b) 1以上のヒータから出力されるエネルギー量を基準となるエネルギー量から変更しつつ、前記複数のヒータの数と等しい数の複数の半導体基板のそれぞれに補助的な加熱を伴う処理を行った後、前記複数の半導体基板のそれぞれに対して前記フラッシュランプからの光照射による加熱を行う工程と、
c) 前記a)工程において処理された前記半導体基板上の前記複数のヒータの数以上の個数の複数の計測点においてシート抵抗を計測して前記シート抵抗の基準ベクトルを取得し、さらに、前記b)工程において処理された複数の半導体基板上の前記複数の計測点において前記シート抵抗を計測する工程と、
d) 前記b)工程において処理された各半導体基板の各計測点の前記シート抵抗が、各ヒータおける基準となるエネルギー量からの変更に対して独立かつ線形に変化すると仮定し、前記各ヒータについて、出力されるエネルギー量の基準となるエネルギー量からの変更量に対する前記複数の計測点における前記シート抵抗の変化量の割合を示す係数ベクトルを求める工程と、
e) 半導体基板上の前記複数の計測点における前記シート抵抗を示す物理量ベクトルを、前記係数ベクトルと対応するヒータから出力されるエネルギー量の変更量との積を全てのヒータについて求めて加算し、さらに、前記基準ベクトルを加えたものとして表し、前記物理量ベクトルの要素のばらつきを示す評価関数を用いて前記ばらつきが最小となるときの前記複数のヒータのそれぞれから出力されるエネルギー量を決定する工程と、
