The present invention relates to a component-embedded substrate incorporating an electronic component, an electronic device using the same, and a manufacturing method used for the same.
Hereinafter, an electronic apparatus using the conventional component-embedded substrate 1 will be described with reference to the drawings. FIG. 14 is a cross-sectional view of an electronic apparatus using the conventional component-embedded substrate 1. In FIG. 14, the conventional

However, in the
SUMMARY OF THE INVENTION The present invention solves this problem and aims to provide a component-embedded substrate that can reduce the height of an electronic device.
In order to achieve this object, the component-embedded substrate of the present invention has a gap provided on a component mounting land on which the second electronic component is mounted and a component mounting area on which the second electronic component is mounted. In order to prevent filling with resin, a resin mounted on the wiring board is provided, an opening is formed at the lower end of the side surface of the resin, and the opening is opposed to the wiring board. The component-embedded substrate is formed by mounting in such a manner that no cut is provided between the side surfaces, and the resin is connected to the wiring substrate by a sealing member on the entire periphery of the opening. The Then, in order to allow the second electronic component to be mounted on the component mounting land, a component mounting hole connected to the gap is provided at least above the component mounting area.
As described above, according to the present invention, the wiring board, the first electronic component mounted on one surface of the wiring board via the connection member, and the first electronic component on the one surface side of the wiring board. Embedded in a resin embedded portion and a wiring layer provided on the resin embedded portion, provided on one side of the wiring board and mounted with a second electronic component, a gap portion provided on the component mounting region where the this component mounting lands second electronic component is mounted, is connected to the gap portion in the upper of the air gap, at least above the component mounting area A component mounting hole for forming a first opening and a resin mounted on the wiring board are provided, a second opening is formed at the lower end of the side surface of the resin, and the gap is The second opening faces the wiring board In the component-embedded substrate formed by mounting, the resin is provided with a top surface, and the side surface is formed upright around the top surface, and between the top surface and the side surface and No cut is provided between the side surfaces, and the entire circumference of the second opening is connected to the wiring board by a sealing member .
As a result, a component-embedded substrate in which a gap is formed can be realized, so that the second electronic component can be mounted on the component mounting land at the bottom of the gap. Even when the second electronic component having a high height is mounted on the component mounting land, the protruding height from the upper surface of the component-embedded substrate to the top surface of the second electronic component can be reduced. Accordingly, the height of the electronic device becomes difficult to be determined by the height of the electronic component having a high height, so that the height of the electronic device can be reduced.
(Embodiment 1)
Hereinafter, an electronic device 12 using the component-embedded substrate 11 in the present embodiment will be described with reference to the drawings. FIG. 1 is a cross-sectional view of an electronic device 12 using a component built-in substrate 11 in the present embodiment, and FIG. 2 is a top view of the component built-in substrate 11. 1 and 2, the same reference numerals are used for the same components as those in FIG. 14, and the description thereof is simplified here.
In FIG. 1, the
The
The
On the upper surface side of the
The resin
In addition, although the metal body was used for the resin
And since the resin
The
Here, the
With the above configuration, the component-embedded substrate 11 in which the
Next, a method for manufacturing electronic device 12 in the present embodiment will be described with reference to the drawings. First, the manufacturing method of the component built-in substrate 11 will be described. FIG. 3 is a manufacturing flowchart of the component-embedded substrate 11 in the present embodiment. In FIG. 3 and FIGS. 4 to 10 used in the following description, the same reference numerals are used for the same components as those in FIGS. 1 and 2, and the description is simplified. Hereinafter, a method of manufacturing the component-embedded substrate 11 in the present embodiment will be described in the order of the steps shown in the manufacturing flowchart of FIG.
FIG. 4 is a cross-sectional view of the
The mounting
FIG. 5 is a cross-sectional view of the
In the
Next, FIG. 6 is a cross-sectional view of the component built-in substrate 11 in the
Since the
Here, a
The
FIG. 8 is a cross-sectional view of the component built-in substrate 11 in the
By doing so, the
In the present embodiment, the resin
In the wiring processing step 41, after the
FIG. 9 is a cross-sectional view of the component built-in substrate 11 in the component mounting
Here, the
In the present embodiment, since the
Through the steps as described above, the component built-in substrate 11 in which the
Next, a method for manufacturing the electronic device 12 using the component-embedded substrate 11 manufactured as described above will be described with reference to the drawings. FIG. 11 is a manufacturing flowchart of an electronic device using the component built-in substrate 11 in the present embodiment. In FIG. 11, the same components as those in FIG. 1 are denoted by the same reference numerals, and the description thereof is simplified.
In the flux application step 51, the flux 52 is applied on the
At this time, since the
In the mounting step 54, the electronic component 4 is mounted on the
As described above, since the
In addition, since the resin
In the present embodiment, one
Further, in the present embodiment, the
At this time, a prepreg having a via hole filled with a conductive paste is used, and in the
In this case, the resin may be screen printed. In this case, the opening of the metal mask is made smaller than the
Furthermore, in the
Alternatively, in the
Further, in the present embodiment, the vicinity of the side edge and the front end of the side are used as the connection portion, but a flange that faces the
