本発明はマグネトロンスパッタ装置に使用される磁極の構成に関するものであり、特に円形ターゲットをスパッタするマグネトロンカソードに関する。

【従来の技術】
図11にマグネトロン方式を採用したスパッタ装置の構成例を示す。マグネトロン方式は、ターゲットに磁場を印加することによりプラズマの生成を強化し、高スパッタ効率にて成膜が可能なため、成膜速度が速く量産性に優れ、スパッタ装置において広く採用されている方式である。

図中50は真空排気口56とガス導入口57を備えた真空槽であり、真空槽50内部には陽極51と陰極であるカソード52とが配置され、カソード52上にはターゲット54が、ターゲット54と対向する位置には支持板に成膜基板53が配される。55はターゲット54表面に磁界を形成するための磁極装置であり、ターゲット54の背面に配置され、ターゲット中心58を軸に回転可能に設けられる。磁極装置55は、中心磁極59と中心磁極を取り囲む環状磁極60とヨーク61とで構成され、中心磁極59と環状磁極60の極性が互いに逆極性となるように構成している。

本構成において、ガス導入口57よりAr等の放電用ガスを導入し、陽極と陰極との間に電圧を印加すると、ターゲット54表面上の磁界により電子が捕捉され、電子とガス分子とが衝突してガス分子をイオン化し高密度のプラズマが形成される。ターゲット54表面は強いイオン衝撃を受けてスパッタされ、飛び出したスパッタ原子が基板53上に堆積して薄膜が形成される。

高密度のプラズマは、補足された電子の描くループ状の軌跡に沿って形成される為、ターゲットの侵食部62も同様の軌跡に沿ったものとなりターゲット全体から見ると不均一に侵食されることになるが、本構成は、磁極装置55を回転駆動させながらスパッタ成膜を行うことにより、プラズマ密度の偏りを制御しターゲット54を均一に侵食しようとするものである。

しかし、磁極装置55を回転駆動させるのみでは、ターゲット54を均一に侵食することは難しいため、従来より種々の磁極構造が提案されている。
例えば図3は、ターゲットサイズより小さい丸型の磁石をターゲット54の中心から偏心させて配置し、ターゲットを回転させターゲット表面の広域を侵食させようとするものである。このような構成は例えば特開平7-292469号公報等に開示されている。

ところで、回転中心側磁石の一定時間における移動距離は外側磁石よりも短いため、回転中心側の平均磁場強度が外側の磁場強度よりもが高まり、回転中心側に高密度のプラズマが集中する傾向にある。
そこで、図4に示すような、外周部でスパッタされる侵食を磁石の構造を変えて回転により制御するものがある。このような回転中心部に比して外周部の磁場を強める為の構成は、例えば特開平2-107766号公報等に開示されている。

【発明が解決しようとする課題】
マグネトロンスパッタ装置の普及に伴い、ターゲット材料の高使用効率化が課題となっている。特に材料自体のコストに留まらず、高効率化はスパッタ装置のメンテナンスタイムの向上という点でも課題となっている。さらに、ターゲットを効率良く使用することができないと、ターゲット表面のスパッタされない部分若しくはスパッタ効率の低い部分に一度蒸発したスパッタ粒子が再付着して、ターゲット表面に堆積部分ができ、チャンバ内のパーティクル発生の原因になることがあるが、ターゲットの高効率化が実現されればターゲットの全面が侵食されることによりターゲット表面に堆積部分がなくなり、再スパッタによるパーティクルの発生抑制にも繋がる。
また、ターゲットの使用効率の向上に併せて、対向する基板内での膜厚分布を向上させることも重要な課題である。

課題解決のためには、所望のターゲット効率及び膜厚分布に適合した回転磁石構造を定める必要があり、上述のように、従来より磁石構造については多くの形状が提案されている。しかし従来の磁石構造は、一旦形状を決定してしまうと侵食を変えようとするときに磁石全体を組替える必要があった。
ここで、スパッタによる原子の飛散方向の分布はターゲットを構成する原子により異なる為、所望の膜厚分布を得る為の磁石配置は、ターゲットの材質により異なるものとなる。又、ターゲットの厚さが異なると、ターゲット表面に漏洩する磁場が異なる為、ターゲットの厚さによっても最適な磁石配置は異なるものになる。

つまりターゲットの材質、厚さ等に応じて、その都度最適な磁場を得る為の磁石構成は変化するが、従来の磁石装置では磁場を変更する為に、磁石装置そのものを変更しなくてはならないという不都合があった。
更に、最適な磁場を得るためのパラメータを磁石の配置のみで操作し磁場形状を変化させるのでは、所望のターゲット使用効率及び基板の面内膜厚分布を得るのに限界があった。

【課題を解決する為の手段】
本発明は、所望のターゲット使用効率及び基板の面内膜厚分布を得るために磁場を制御することを目的とし、課題解決手段として、磁場形状と磁場強度の双方を操作して磁場を変更できる磁極装置を提案するものである。磁場形状は磁極の配置を変化させることにより調整し、磁場強度は磁極の配置を変化させることと磁性体材料よりなる板を挿入することで調整する。磁場の調整は、磁極装置全体を組替えるのではなく、可変に取付けた中心磁極と磁場調整板の双方または一方を変えることで制御する。

本発明の磁極装置は、環状磁極と環状磁極の内部に配置される中心磁極により構成し、具体的には、次の2つのいずれか一方又は双方を可変調整できることを特徴としたものである。
1) 中心磁極を環状磁極の中心から偏心して配置し、偏心距離を任意に調整することで磁場形状及び磁場強度を変更できる構造であること。
2) 中心磁極からカソード中央部方向へ強磁性体でできた板を設置しその厚さを変化させることでマグネトロン放電に必要な磁場強度を調整できる構造であること。
この磁場を調整する板材は鉄材、SUS材、など磁性体材料であればよい。

【発明の実施の形態】
(1)実施例の構成の説明
本発明の実施例を図面に基づいて説明する。図1は本発明磁極装置の概略平面図であり、図2は侵食されたターゲットと基板、および本発明の磁極構造の位置関係を示す概略断面図である。本発明磁極装置は図11に示す装置に搭載し、従来と同様のものには同一符号を付し説明を省略する。

同図に示す磁極装置は、環状磁石2と、環状磁石2と反対の極性を有する中心磁石3と、環状磁石2と中心磁石3を配置するヨーク6と、磁場強度を調整する磁場調整板5により構成される。

図1において1はディスク状カソード52上のターゲットを示したものである。ターゲット1の厚さはマグネトロンスパッタが可能である範囲内の厚さであればよい。円形の環状磁石2はカソード52又はターゲット1の中心7に対して偏心した位置に設置し、偏心距離をDmとする。尚、ここで動作上言及されるべきはターゲットの中心であるが、本明細書ではターゲットの中心がカソードの中心となるようカソード上にターゲットを置くと予定しているので、ターゲットの中心とカソードの中心とは同義語として用いられている。換言すると、カソードの中心とは、通常に置かれるターゲットの中心を意味し、必ずしもカソード構造の幾何的中心を意味しない。本実施例では環状磁石2を円形磁石としたが、環状磁石2は分割磁石にして多角形構造としても、楕円構造としてもよい。環状磁石2の大きさは、ターゲット1と平行に回転するためにターゲットサイズより小さくターゲットサイズの50%〜90%、より好ましくは70%〜80%のものであればよい。さらに環状磁石2に対して反対の極性を有する中心磁石3を環状磁石2の中心8から偏心した位置に配置し、偏心距離をDcとする。このとき中心磁石3は偏心距離Dcを可変できる構造にする。本実施例では、図12に示すような略楕円型の貫通穴20をヨークに設け、所望の偏心距離Dcを定めてヨーク6下方からネジ4で固定する構造とするが、中心磁石3の固定構造はこれに限られるものではない。位置を変化させる必要がある場合はネジ4を緩めて調整すればよい。

環状磁石の偏心距離Dmと中心磁石偏心距離をDcの2つの偏心によりターゲット1の外周部付近の磁場は内側の磁場より強くなる。しかし、これだけではターゲット表面をより一様にするには内側の磁場が強すぎることがあり、更にこれを弱めるために磁場調整板5をターゲット1と平行に挿入する。磁場調整板5には、鉄などの強磁性体の板材を採用する。磁性体材料は透磁率が大きく磁束の通路となるため、磁界中に挿入することにより周囲の空間の磁界強度を減少させることが可能となる。本発明で中心磁石3と環状磁石2の間に磁性体材料の板を挿入することにより、中心磁石3から出る磁力線の一部が磁場調整板5の内部を通過し、ターゲット1表面に漏洩する磁力線が減少しターゲット表面の磁界強度を弱める効果がある。磁場調整板5の厚みが大きいほど、周囲の磁界強度を減少させ、プラズマの生成を抑制することができるため、ターゲット表面の磁界強度の調整は磁場調整板5の厚さにより制御する。調整板5の厚さは板全体を変えてもよいが、積層構造にして必要な厚さに抜き取る構造にしてもよい。磁場調整板5自体は非磁性体の支柱12を作りネジで固定した方がよい。磁場調整板5は中心磁石3と環状磁石2との中間部でマグネトロンスパッタが行われる領域に位置していればよいが、本実施例では環状磁石の半分をカバーする半円形のものを作製した。なお、環状磁石2についてはターゲット1の全面が侵食できるようにするため、平面図で見た場合磁石2の内径が円形ターゲット1の外側に接するような位置に設置してある。

図2を参照に、本発明の磁極構造とターゲットの侵食状態を説明する。
中心磁石3は同心円上に二重にできる侵食部分(エロージョン)9,10の内側及び外側の侵食速度を制御するものであり、磁場調整板5は内側の侵食速度を制御するものである。この場合、基板53側に堆積する膜の膜厚分布をより一様にするためにはターゲット中央部の磁場の強さは外側のものよりも弱くする必要がある。例えば、内側の侵食部9と外側の侵食部10との深さを同じにするには、円環状侵食部の内側と外側の単位面積あたりのスパッタ量を同じになるように内側と外側との磁場の強さを調整すればよい。
なお、膜厚分布をより一様にするには、磁石の回転数の整数倍を要する時間でスパッタ成膜を行うとよい。
中心磁石3の位置と、磁場調整板5の厚さを制御することにより、磁石の回転によるスパッタの結果二重にできる円環状の侵食部9,10において内側部分の磁場の強さを外側より弱くすることが可能となる。

本発明磁極装置で、中心磁石3の偏心距離Dcと磁場調整板5の厚みの2つのパラメータを操作することにより、任意の磁場を提供することが可能となる。さらに、本発明磁極装置に、ターゲット-基板間距離11(以下TS距離と称する)の調整手段を付与することにより、操作可能なパラメータが追加され、調整範囲が広がりより最適な基板の面内分布を得ることが可能となる。TS距離の調整は、先の出願である特開2000-64037号公報に開示の方法等を用いればよい。

(2)実施例の作用 ・ 動作の説明
ターゲット材料を銅(Cu)、ターゲットサイズをφ400mm×10mm、回転磁石サイズをφ313mm(ターゲットの78%の大きさ、磁石の高さ40mm、磁石幅19mm、中心磁石の直径φ80mm)、環状磁石2の偏心距離Dm=62.5mm、磁石材料にSmCo材を用いた場合の実施例を説明する。

図1及び図2の構造で構成されたカソードを図11に示す真空槽50に設置し、真空槽50を5×10-3Pa程度の真空領域まで排気後、スパッタリング用Arガスを真空槽50内に導入し0.08Pa〜3Pa程度のマグネトロン放電できる圧力にてターゲット1にDC電力を印加し、スパッタリングを行う。この際、TS距離11を50mm〜200mm程度にして、ターゲット1と平行に基板53を静止状態で設置する。スパッタリングの際は、ヨーク6を含む磁石ユニットを図示しないモータによりターゲット中心線7を回転軸として回転する。この場合、1回転または、この整数倍にて磁石を回転することにより同心円方向に対称的な膜厚分布が基板53内で得られる。膜厚分布はTS距離11によりプロファイルが変化するため、所望するプロファイルにてTS距離11を定める必要がある。

ここで、膜厚はφ300mm内の基板ホルダー内にφ13mmのATカット5MHz水晶振動子を15個埋め込み、成膜前後の周波数の変化から膜厚値に換算し測定した。また、膜厚分布の値は、[数1]に示す式によって評価した。

表1の実験結果を基板ホルダー内の15個の水晶振動子の位置と膜厚の関係(プロファイル)を示すと図5のようになり、TS距離11が大きくなるに従ってM型から凸型へとプロファイルが変化している様子がわかる。水晶基板は直径方向に15個配列した。図はプロファイルが比較しやすいように中央の値を1に規格化してプロットした。また図中のTS=74はTS距離が74mmであることを、TS=88はTS距離88mmを、TS=98はTS距離98mmを表す。

図は、磁場調整板5の厚み(M)を3.5mmと6mmの場合について膜厚プロファイルをプロットしたものを示している。スパッタ条件はTS距離74mm、中心磁石の偏心距離Dc50mmとし、それ以外は表1と同条件である。図中M=6は板厚6mm、M=3.5は板厚3.5mmを表す。M=0は磁場調整板5がない場合である。板がない場合は凸型のプロファイルとなるが板を挿入することによってM型の分布となり、板が厚いほどよりM型になることが分かる。

以上、中心磁石3の偏心距離Dcと磁場調整板5の厚みのいずれか、または双方を調整することによって、基板内膜厚分布を制御することができることを実験的に示した。

ターゲット1の使用効率に関しては、中心磁石3の偏心距離Dc=63mm、磁場調整板5の厚さ6mmにて、圧力0.7Pa、スパッタ電力DC 5kW、磁石回転数1.0 r.p.m、にて593.3kWh放電し続けた場合のターゲット1の重量変化より求めた。このときの使用効率は48.5%であった。使用効率の定義を[数2]に示す。

上記使用効率48.5%のときのターゲット表面プロファイルを図8に示す。このときの最大侵食深さは8.12mmであった。表面プロファイルはレーザー変位計により測定した。

基板の面内膜厚分布の制御を回転磁石パラメータにより制御する方法は、ターゲット側の侵食部の位置を制御することになるので、所望するターゲットの使用効率と基板の面内膜厚分布は同時に制御することになる。上記の例で言えば、φ300mm基板内で±5%以内の膜厚分布を得るには、圧力0.7Pa、TS距離74mmのとき、中心磁石の偏心距離63mm、磁場調整板厚み6mmにすればよく、このときのターゲット使用効率は45%以上が得られることになる。また、ターゲット1の侵食とともに面内膜厚分布は変化するので、使用するターゲット厚み分の変化を考慮したTS距離11を選定することで基板の面内膜厚分布は一定の範囲内に納めることができる。

次に、パーティクル発生の低減を目的にターゲット1の全面で侵食させる場合での実施例を示す。

図1及び図2に示すカソード構成においてターゲットサイズφ250mm、環状磁石外径φ194mm(ターゲットに対して78%の直径)、中心磁石の偏心距離Dc=25mm、磁石幅12mm、中心磁石直径φ50mm、磁場調整板の厚さ4.8mmとして6mm厚のTiターゲットを侵食させる場合について説明する。磁石の材質はSmCo材、磁場調整板5の材質はSUS430を使用した。磁石の回転速度 1.0 r.p.m、スパッタ圧力0.4Pa(Ar)、スパッタ電力DC 1.47kWにて積算電力量486.83kWh放電したときのTiターゲットの侵食状態を図9に示す。図より、ターゲット厚み6mmに対して、厚みはすべての領域で6mm未満となって、ターゲット1の全面にて侵食が行われていることがわかる。侵食の最大深さは5.4mmであり、このときの使用効率を[数2]に示す式にて測定すると63.0%であった。

表2に、図9に示すターゲットを使用したときの成膜状態を、積算電力量と照らし合わせて比較した結果を示す。成膜状態は、φ100mm基板内5個の水晶振動子により測定した。

表より、ターゲットの初期状態である積算電力量0.35kWh時においても、ターゲットの寿命時付近である積算電力量486kWh時においても、成膜状態の変化は殆どなく、安定した成膜が行われていることがわかる。

【発明の効果】
本発明によりターゲットの侵食領域を制御することができようになり、所望するターゲットの使用効率及び対向する基板内の膜厚分布が得られるようになった。侵食領域の制御に伴い、ターゲットの使用効率を飛躍的に向上させることが可能となる為、パーティクルの発生抑制のみならず、金などの高価なターゲット材ではコストの低減、銀や銅などの寿命の早いターゲット材ではターゲットの交換頻度を低減することにより装置のメンテナンス・サイクルの改善が期待できる。

The present invention aims to control the magnetic field in order to obtain a desired target usage efficiency and in-plane film thickness distribution of the substrate. As a problem solving means, the magnetic field can be changed by manipulating both the magnetic field shape and the magnetic field strength. A magnetic pole device is proposed. The magnetic field shape is adjusted by changing the arrangement of the magnetic poles, and the magnetic field strength is adjusted by changing the arrangement of the magnetic poles and inserting a plate made of a magnetic material. The adjustment of the magnetic field is controlled by changing both or one of the central magnetic pole and the magnetic field adjusting plate that are variably attached, instead of rearranging the entire magnetic pole device.
