近年、プラズマ処理装置では、デバイスの高機能化と処理コストの低減のために、高精度化、高速化、大面積化、低ダメージ化及び高信頼性を実現するための種々に試みがなされている。特に、薄膜形成工程における基板内の膜質均一性や、微細加工として使用されるドライエッチング工程にける寸法精度を向上するためには、基板面内の温度を均一かつ精密に制御することが必要である。そのため、基板を基板保持台に押さえ付け、基板裏面に不活性ガスを充填して基板保持台から基板裏面までの温度伝達を向上することにより、基板温度の均一化を図ったプラズマ処理装置が提案されている。
