【発明の属する技術分野】
本願の発明は、磁気記録ディスク等の製造において行われている磁性膜の作成に関する。
【0002】
【従来の技術】
ハードディスクやフロッピーディスクのような磁気記録ディスクは、コンピュータの外部記憶装置として広く用いられている。このような磁気記録ディスクは、基本的には、ディスク状の基板と、基板に対して設けた記録層用の磁性膜とからかる構造である。
磁気記録ディスクの製造について、ハードディスクの場合を例にして説明する。ハードディスクを製造する場合、アルミニウム等で形成された基板の表面に、メッキ法によりニッケル燐(NiP)膜を作成する。そして、その上に下地膜としてCoCr膜等を作成し、その上に記録層用の磁性膜としてCoCrTa膜等を作成する。さらにその磁性膜の上に保護膜としてダイヤモンドに近い構造を持つカーボン膜(Diamond-like-carbon膜,DLC膜)を作成する。

【発明が解決しようとする課題】
上述したハードディスク等の磁気記録ディスクの製造においては、記録密度を向上させる観点から、限界が指摘されている。この点について、以下に説明する。

近年のハードディスクの面記録密度は、驚異的な勢いで伸びている。現在の面記録密度は35ギガビット/平方インチ程度になっており、将来的には100ギガビット/平方インチに達すると言われている。面記録密度の向上には、現在一般的な長手方向記録の場合、一つの磁区(ビット)の長さを小さくしたりトラック幅を狭くしたりすることが必要である。ビット長を小さくしたりトラック幅を狭くしたりするには、情報の記録や読み出しを行う磁気ヘッドと記録層との間の間隔(以下、スペーシングと呼ぶ)を小さくすることが必要である。スペーシングが大きいと、ビット長が小さくなったりトラック幅が狭くなったりした場合、磁区からの磁束を充分捉えきれなくなり、記録や読み出しのエラーにつながる恐れがある。

また、面記録密度の向上には、磁化遷移領域の問題も重要である。長手方向記録では、各磁区は長手方向に互いに逆向きに磁化されるが、各磁区の境界部分は、明確な直線状にはならない。これは、磁性膜が小さな結晶粒の集まりで形成されているため、結晶粒の形状に沿って各磁区の境界が形成されるからである。つまり、結晶粒のため境界部分はジグザグ状となる。各磁区の境界部分は、磁化の方向が変わる部分であるため磁化遷移領域と呼ばれるが、境界部分がジグザグ状となるため、ビットの幅方向で平均化すると、磁化の向きは急峻には変化せず、緩やかに変化する状態となる。つまり、磁化遷移領域が大きくなる。磁化遷移領域が大きいと、限られた長さの中に形成できる磁区の数がその分だけ減ってしまう。従って、磁化遷移領域の存在は、記録密度向上のネックの一つとなっている。

磁化遷移密度を小さくするには、なるべく小さな結晶粒で磁性膜を作成することが必要になってくる。結晶粒を小さくするには、磁性膜の厚さを薄くすることが一つの方法である。しかしながら、結晶粒を小さくすると、磁化の熱ゆらぎの問題が深刻になってくる。以下、この点について説明する。

磁化された磁区は、通常は、逆方向の磁界の印加によらない限り磁化が維持される。しかしながら、実際は、熱ゆらぎによって磁化が経時的に僅かずつ解消してしまう。従って、磁区が絶対零度に冷却されいない限り、永久的な磁化状態の保持というのは不可能である。磁気記録ディスクにおいて、この熱ゆらぎの問題が極端に現れると、記憶した情報が数年後に部分的に消滅するという事態になり得る。磁気記録ディスクが半永久的なデータ保存用として用いられている場合、この事態は深刻である。

熱ゆらぎは、磁化された粒子が熱振動によって逆向きに反転して磁化されてしまう熱磁気緩和現象である。特に、磁化遷移領域に近い場所の磁化粒子は、隣接する磁区からの反転磁界の影響を受け、逆向きに反転磁化される熱磁気緩和が生じやすい。
このような熱ゆらぎは、磁気記録用の磁性膜では、結晶粒が小さくなると、各結晶粒が熱的に不安定になり易いため生じ易い。従って、熱ゆらぎの問題を解決しなければ、結晶粒を小さくすることによる磁化遷移の急峻化も困難となってしまう。

熱ゆらぎの問題を解決する方法として、磁性膜に磁気異方性を与えることが有効であることが最近になって判ってきた。磁気異方性とは、磁化する際の磁界の方向によって、同じ磁界強度でも磁化の強さが異なってくることである。もしくは、保磁力の強さが磁化の方向によって異なると表現することも可能である。
磁気異方性を与える手段としては、磁性膜を構成する各結晶の配列に方向性を与えることが現在考えられている。つまり、各結晶粒における結晶の配列がばらばらな方向なのではなく、ある程度同じ方向にそろえるようにする。このようにすると、そのようにそろえた結晶の配列方向に一致した方向で磁化すると、それとは異なる方向で磁化された場合に比べ、保磁力が強くなる。即ち、磁気異方性が達成される。

結晶の配列に方向性を持たせる方法としては、薄膜を作成する際の下地に、機械的に微細な溝を形成する方法がある。微細な溝が形成された表面に薄膜を堆積させると、各結晶の配列が溝の方向に向き易く、溝の方向に磁気異方性を得ることができる。尚、このような磁気異方性を与えるための機械的な形状を、本明細書では「テクスチャ」と呼ぶ。

例えば、前述したハードディスクの製造プロセスでは、ニッケル燐膜の表面に微細な溝を多数形成してテクスチャとする。ハードディスクドライブでは、磁気ヘッドに対して、ディスクをその中心軸の周りに回転させながら情報の記録及び読み出しを行うので、磁化の方向も周方向(正確にはディスクの中心軸を中心とする円の接線方向)となることが多い。従って、磁気異方性も周方向とされる。このため、テクスチャは、基板の中心軸と同軸の円周状の微細な溝とされる。基板の径方向の断面で見ると、この微細な溝は、鋸波状である。
このようなテクスチャが形成されたニッケル燐膜の上に作成される下地膜は、結晶の配列が前述した通り周方向に向き易く、これに伴い、その上に作成される磁性膜の結晶の配列も周方向に向き易い。この結果、磁性膜には、周方向の保磁力が強くなる磁気異方性が与えられる。

【発明が解決しようとする課題】
しかしながら、上述したテクスチャによる磁気異方性の付与は、スペーシングの低減という課題から問題が指摘されている。以下、この点について図8を使用して説明する。図8は、従来の技術の課題について説明する図である。

上述した通り、面記録密度の向上のためには、スペーシングの低減が必要である。しかしながら、テクスチャの存在は、スペーシングの低減を阻害する要因となる。つまり、テクスチャがあると、図8に示すように、記録層用の磁性膜の表面901も、テクスチャの形状を反映した凹凸になる。この場合、凸の部分では、磁気ヘッド902との距離(スペーシングS)をある程度小さくできても、凹の部分では、テクスチャの高さ(又は深さ)の分があるため、スペーシングSが大きくなってしまう。従って、この部分では、記録や読み出しが不安定になる恐れがある。

凹の部分でもスペーシングSが小さくなるよう磁気ヘッド902を磁性膜の表面901にさらに近づけると、磁性膜の上側の保護膜等(不図示)接触することになってしまう。この結果、磁気ヘッド902が磁気記録ディスク表面に吸着されてしまうエラーや、磁気記録ディスクの表面を傷つけたりする問題が生じる恐れがある。

このような問題は、磁気記録ディスクの表面に潤滑膜を設けることである程度解消することができるが、いずれにしても、テクスチャがある限り、テクスチャの高さ(又は深さ)よりもスペーシングを小さくすることは不可能である。従って、テクスチャを設けることなく磁気異方性を確保することができる新しい技術の開発が強く望まれている。
本願の発明は、かかる課題を解決するためになされたものであり、テクスチャを設けることなしに磁性膜に磁気異方性を付与することができる新規な構成を提供する技術的意義がある。

【課題を解決するための手段】
上記課題を解決するため、本願の請求項1記載の発明は、磁性材料より成るターゲットをスパッタして基板の表面に磁性膜を作成する磁性膜作成方法であって、基板とカソードユニットを、中心軸が一致するように対向して設け、前記カソードユニットに前記中心軸の点を中心して円周上に均等間隔で複数のターゲットを取り付け、前記カソードユニットの前面に中心から分岐して延びる仕切板により前記複数のターゲットを仕切り、前記仕切り板に方向規制具を固定し、前記方向規制具に、前記カソードユニットのターゲットが取り付けられた面から基板側の面に貫通する貫通孔を設け、前記貫通孔を通して、スパッタによりターゲットから放出されるスパッタ粒子のうち、保磁力又は磁化の強さを強くする方向である強化方向に沿った基板の表面上の仮想線と基板の表面の法線とによって形成される仮想面上に沿った方向であって、基板の表面の法線に対して0度より大きい所定の角度を成す方向である選択方向に飛行するスパッタ粒子を選択的に多く基板に入射させて磁性膜を作成するという構成を有する。
また、上記課題を解決するため、請求項2記載の発明は、請求項1記載の構成において、非磁性材料より成るターゲットをスパッタして下地膜を作成した後、前記磁性膜を作成する磁性膜作成方法であって、下地膜の作成の際、同様に、スパッタによりターゲットから放出されるスパッタ粒子のうち前記選択方向に飛行するスパッタ粒子を選択的に多く基板に入射させて下地膜を作成するという構成を有する。
また、上記課題を解決するため、請求項3記載の発明は、請求項1又は2記載の構成において、前記強化方向は、基板と同軸の円周に接する接線方向であり、前記貫通孔は、基板の径方向の幅が前記接線方向の幅に比べて小さいものであるという構成を有する。
また、上記課題を解決するため、請求項4記載の発明は、磁性材料より成るターゲットをスパッタして基板の表面に磁性膜を作成する磁性膜作成装置であって、スパッタによりターゲットから放出されるスパッタ粒子を選択的に通過させることにより磁性膜に磁気異方性を与える方向規制具がターゲットと基板との間に設けられており、方向規制具は、保磁力又は磁化の強さを強くする方向である強化方向に沿った基板の表面上の仮想線と基板の表面の法線とによって形成される仮想面上に沿った方向であって、基板の表面の法線に対して0度より大きい所定の角度を成す方向である選択方向に飛行するスパッタ粒子を選択的に通過させるものであり、前記方向規制具は、前記選択方向に延びて貫通した貫通孔を多数有するものであり、前記基板は磁気記録ディスク用の基板であり、前記強化方向は、基板と同軸の円周に接する接線方向であり、前記貫通孔は、基板の径方向の幅が前記接線方向の幅に比べて小さいものであるという構成を有する。
また、上記課題を解決するため、請求項5記載の発明は、前記請求項4の構成において、非磁性材料より成るターゲットをスパッタして下地膜を作成した後、前記磁性膜を作成する磁性膜作成装置であって、前記方向規制具と同様の方向規制具が前記非磁性材料よる成るターゲットと基板との間に設けられており、この方向規制具は、下地膜の作成の際、同様に、スパッタによりターゲットから放出されるスパッタ粒子のうち前記選択方向に飛行するスパッタ粒子を選択的に多く基板に入射させて下地膜を作成するものであるという構成を有する。
また、上記課題を解決するため、請求項6記載の発明は、前記請求項4又は5の構成において、前記基板は磁気記録ディスク用の基板であり、固定された基板に対してターゲット及び方向規制具の組を一体に回転させるか、又は、固定されたターゲット及び方向規制具の組に対して基板を回転させる回転機構が設けられているという構成を有する。
また、上記課題を解決するため、請求項7記載の発明は、前記請求項6の構成において、前記多数の貫通孔は、基板の表面のうち、中心に近い点に入射するスパッタ粒子を通過させる貫通孔の数より、中心から遠い点に入射するスパッタ粒子を通過させる貫通孔の数の方が多くなるよう分布しているという構成を有する。
また、上記課題を解決するため、請求項8記載の発明は、基板の表面に記録層用の磁性膜を作成する磁性膜作成工程を有する磁気記録ディスクの製造方法であって、前記磁性膜作成工程は、磁性材料より成るターゲットをスパッタして基板の表面に磁性膜を作成するものであり、基板とカソードユニットを、中心軸が一致するように対向して設け、前記カソードユニットに前記中心軸の点を中心して円周上に均等間隔で複数のターゲットを取り付け、前記カソードユニットの前面に中心から分岐して延びる仕切板により前記複数のターゲットを仕切り、前記仕切り板に方向規制具を固定し、前記方向規制具に、前記カソードユニットのターゲットが取り付けられた面から基板側の面に貫通する貫通孔を設け、前記貫通孔を通して、スパッタによりターゲットから放出されるスパッタ粒子のうち、基板と同軸の円周に接する接線と基板の表面の法線とによって形成される仮想面上に沿った方向であって、基板の表面の法線に対して0度より大きい所定の角度を成す方向である選択方向に飛行するスパッタ粒子を方向規制具により選択的に多く基板に入射させるとともに、ターゲットと方向規制具の組又は基板のどちらかを回転させながら前記磁性膜を作成するという構成を有する。
また、上記課題を解決するため、請求項9記載の発明は、前記請求項8の構成において、前記磁性膜作成工程は、非磁性材料より成るターゲットをスパッタして下地膜を作成した後、前記磁性膜を作成するものあり、下地膜の作成の際、同様に、スパッタによりターゲットから放出されるスパッタ粒子のうち前記選択方向に飛行するスパッタ粒子を方向規制具により選択的に多く基板に入射させるとともに、ターゲットと方向規制具の組又は基板のどちらかを回転させながら下地膜を作成するこという構成を有する。
また、上記課題を解決するため、請求項10記載の発明は、前記請求項8の構成において、前記貫通孔は、基板の径方向の幅が前記接線方向の幅に比べて小さいものであるという構成を有する。
また、上記課題を解決するため、請求項11記載の発明は、磁性材料より成るターゲットをスパッタして基板の表面に磁性膜を作成する磁性膜作成装置であって、中心軸が一致するように対向して設けられた基板とカソードユニットと、前記カソードユニットに該中心軸の点を中心して円周上に均等間隔で取り付けられた複数のターゲットと、前記カソードユニットの前面に中心から分岐して延びるように取り付けられた仕切板と、前記仕切り板に固定された方向規制具と、を備え、前記仕切板により、前記複数のターゲットを仕切る共に、方向規制具に、保磁力又は磁化の強さを強くする方向である強化方向に沿った基板の表面上の仮想線と基板の表面の法線とによって形成される仮想面上に沿った方向であって、基板の表面の法線に対して0度より大きい所定の角度を成す方向である選択方向に、前記ターゲットから飛行するスパッタ粒子を選択的に通過させる貫通孔を設けたという構成を有する。
また、上記課題を解決するため、請求項12記載の発明は、前記請求項11の構成において、前記基板は磁気記録ディスク用の基板であり、前記強化方向は、基板と同軸の円周に接する接線方向であり、前記貫通孔は、基板の径方向の幅が前記接線方向の幅に比べて小さいものであるという構成を有する。

【発明の実施の形態】
以下、本願発明の実施の形態(以下、実施形態)について説明する。以下の説明では、従来の技術の説明と同様、磁気記録ディスクの製造用の磁性膜作成装置について採り上げる。

図1は、本願発明の実施形態に係る磁性膜作成作成装置の概略構成を示す平面図である。本実施形態の装置は、インライン式の装置になっている。インライン式とは、複数のチャンバーが一列に縦設され、それらのチャンバーを経由して基板の搬送路が設定されている装置の総称である。本実施形態の装置では、複数のチャンバー1,81,82,83,84,85,86,87が方形の輪郭に沿って縦設されており、これに沿って方形の搬送路が設定されている。

各チャンバー1,81,82,83,84,85,86,87は、専用又は兼用の排気系によって排気される真空容器である。各チャンバー1,81,82,83,84,85,86,87の境界部分には、ゲートバルブ10が設けられている。基板9は、キャリア2に搭載されて図1中不図示の搬送機構によって搬送路に沿って搬送されるようになっている。
複数のチャンバー1,81,82,83,84,85,86,87のうち、方形の一辺に隣接して配置された二つのチャンバー81,82が、キャリア2への基板9の搭載を行うロードロックチャンバー81及びキャリア2からの基板9の回収を行うアンロードロックチャンバー82になっている。

また、方形の他の三辺に配置されたチャンバー1,83,84,85,86は、各種処理を行う処理チャンバーになっている。具体的には、薄膜の作成の前に基板9を予め加熱するプリヒートチャンバー83と、プリヒートされた基板9に下地膜を作成する下地膜作成チャンバー84と、下地膜の作成された基板9に磁性膜を作成する磁性膜作成チャンバー1と、磁性膜の上に保護膜を作成する保護膜作成チャンバー85とが設けられている。また、方形の角の部分のチャンバー87は、基板9の搬送方向を90度転換する方向転換機構を備えた方向転換チャンバーになっている。

キャリア2は、基板の周縁を数カ所で接触保持して基板9を保持するものである。搬送機構は、磁気結合方式により動力を真空側に導入してキャリア2を移動させる。キャリア2は、搬送ラインに沿って並べられた多数の従動ローラに支持されながら移動する。このようなキャリア2及び搬送機構の構成としては、特開平8−274142号公報に開示された構成を採用することができる。

次に、本実施形態の装置の大きな特徴点を成す磁性膜作成チャンバー1の構成について図2を使用して説明する。図2は、磁性膜作成チャンバー1の構成を説明する側面断面概略図である。

磁性膜作成チャンバー1は、内部を排気する排気系11と、内部にプロセスガスを導入するガス導入系12と、内部の空間に被スパッタ面を露出させて設けたターゲット30を有するカソードユニット3と、ターゲット30にスパッタ放電用の電圧を印加するスパッタ電源(図2中不図示)と、ターゲット30の背後に設けられた磁石機構5とを備えている。

排気系11は、クライオポンプ等の真空ポンプを備えており、磁性膜作成チャンバー1内を10−6Pa程度まで排気可能に構成されている。ガス導入系12は、プロセスガス(処理に用いるガス)としてアルゴン等のガスを所定の流量で導入できるよう構成されている。
本実施形態では、基板9の両面に同時に成膜するため、キャリア2に保持された基板9の両側にカソードユニット3が配置されている。カソードユニット3は、ターゲット30や磁石機構5を含んでいる。

ガス導入系12によってプロセスガスを導入しながら排気系11によって磁性膜作成チャンバー1内を所定の圧力に保ち、この状態で図2中不図示のスパッタ電源を動作させる。この結果、スパッタ放電が生じてターゲット30がスパッタされ、スパッタされたターゲット30の材料が基板9に達して基板9の表面に所定の磁性膜が作成される。例えば、ターゲット30はCoCrTaで形成され、基板9の表面にCoCrTa膜が作成される。

尚、本実施形態では、後述するように三つのターゲット30が使用されている。三つのターゲット30は、CoCrTaのような全て同じ材料で形成される場合もあるが、異種の材料の複数のターゲット30を同時にスパッタして目的とする組成の薄膜を作成する場合のように、異種材料より成るターゲット30を使用する場合もある。また、ターゲット30の数は三つ以上とされる場合もある。

本実施形態の大きな特徴点は、上記スパッタの際、ターゲット30から放出されるスパッタ粒子を選択的に通過させることにより磁性膜に磁気異方性を与える方向規制具391がターゲット30と基板9との間に設けられているとともに、固定された基板9に対してターゲット30及び方向規制具391の組を一体に回転させる回転機構が設けられている点である。以下、この点について具体的に説明する。

まず、方向規制具391について説明する。方向規制具391は、全体として板状の部材である。図2に示すように、方向規制具391は、カソードユニット3の基板9を臨む面(以下、前面)の前方に設けられている。方向規制具391は、カソードユニット3の前面と平行である。
方向規制具391は、仕切板392を介してカソードユニット3の前面に取り付けられている。図3は、仕切板392及び方向規制具391の斜視概略図である。図3では、仕切板392の構成を説明するため、方向規制具391を仕切板392から離して図示されているが、実際には、方向規制具391は仕切板392に固定されている。

図3に示すように、仕切板392は、カソードユニット3の前面の中心から三つに分岐して延びる形状である。分岐した各部の間隔は等しい角度(120度)である。図3から解るように、本実施形態では、カソードユニット3は、三つのターゲット30を有している。仕切板392は、三つのターゲット30を丁度仕切るようにカソードユニット3に取り付けられている。
方向規制具391は、カソードユニット3の前面とほぼ同じ径の円盤状である。方向規制具391は、カソードユニット3と同軸になっている。尚、基板9も、成膜の際には、方向規制具391及びカソードユニット3と同軸上に位置する。

方向規制具391は、スパッタによってターゲット30から放出されるスパッタ粒子のうち、特定の方向に飛行するスパッタ粒子のみを選択的に通過させるものである。具体的には、方向規制具391は、カソードユニット3側の面から基板9側の面に貫通する貫通孔393を多数有している。図3では、方向規制具391の表面のうちの1/3の領域についてのみ貫通孔393が描かれているが、実際には全面に設けられている。

図4を使用して、方向規制具391の構成についてさらに詳しく説明する。図4は、方向規制具391が有する貫通孔393の構成について説明する斜視模式図である。

前述したように、ハードディスクのような磁気記録ディスクにおいて、熱ゆらぎの問題を抑制するには、磁気記録の際の磁化の方向に保磁力が強くなる磁気異方性を磁性膜に与えることが有効である。本願の発明者の研究によると、このような磁気異方性は、基板9の表面に入射するスパッタ粒子の方向をある程度そろえることでも得られることが判ってきた。
即ち、発明者の研究によると、基板9の表面に入射するスパッタ粒子のうち、基板9の表面に対して垂直でなく斜めに多く入射させると、磁気異方性が増すことが判明した。その際、その斜め入射の方向のうち、基板9の表面に沿った方向成分が特定の方向にそろっていると、その特定の方向で保磁力が高くなる磁気異方性が得られることが判った。

さらに具体的に説明すると、長手方向記録の磁気記録ディスクにおいては、磁化の方向は周方向である。従って、磁気異方性を与えるべく保磁力を強くする方向(以下、強化方向)は、微視的に見ると、基板9と同軸の円周に接する接線の方向(図4にDrで示す)である。従って、基板9の表面に入射するスパッタ粒子のうち、基板9の表面に対して垂直でなく斜めに選択的に多く入射させるとともに、その斜め入射の方向が、基板9の表面の方向で見たとき、強化方向Drに方向成分を持つようにする。別の言い方をすれば、強化方向Drに沿った基板9の表面上の仮想線と基板9の表面の法線とによって形成される仮想面上に沿った方向であって、基板9の表面の法線に対して0度より大きい所定の角度を成す方向に飛行するスパッタ粒子を選択的に多く基板9の表面に入射させる。この方向を「選択方向」と呼び、図4にDsで示す。

このような技術思想から、図4に示すように、方向規制具391の貫通孔393は、選択方向Dsの方向に延びて貫通している。図5は、方向規制具391の作用について説明する側面図である。図5は、説明の都合上、基板9を水平に配置した状態に変換して図示している。

図5に示すように、ターゲット30から放出されるスパッタ粒子300は、色々な方向に飛行する。しかしながら、ターゲット30と基板9との間には、方向規制具391があるため、選択方向Ds又はこれに近い方向に飛行するスパッタ粒子300のみが貫通孔393を通過して基板9に到達し得る。従って、本質的に、選択方向Ds又はこれに近い方向に飛行して入射したスパッタ粒子300のみで磁性膜903が堆積することになる。この結果、強化方向Drに保磁力が高くなる磁気異方性が得られる。

何故、このような一定方向斜め入射により磁気異方性が得られるかは、明確ではないが、図5に示すように、一定方向斜め入射によると、その入射方向に磁性膜903が成長し易く、斜めに傾いた微細な凹凸が多数形成されることによるものと推察される。この凹凸の傾きが強化方向に向いているため、強化方向に保磁力が高くなる磁気異方性が得られるものと思われる。
いずれにしても、上記のようなスパッタ粒子の方向規制を行いながら成膜を行うと、テクスチャを形成すること無しに高い磁気異方性を得ることができる。表1は、この点を確認した実験の結果について示すものである。

表1に結果を示す実験は、以下の条件で行われた。

尚、テクスチャは、NiPメッキしたアルミニウム製の基板9の表面に深さ0.8nmで形成した。テクスチャを形成しない場合の基板9の表面粗さ(凹凸の平均値)は0.3nm、形成した場合の表面粗さは0.5nmであった。また、表1において、ORは磁気異方性を示し、OR=(周方向の保磁力)/(径方向の保磁力)である。

表1に示すように、テクスチャ無しの場合、方向規制具391の無い構成ではOR=1であり、磁気異方性は得られなかったのに対し、方向規制具391のある構成では、OR=1.2となり、磁気異方性が得られたことが確認された。そして、テクスチャ有りの場合で方向規制具391を採用すると、OR=1.4となり、さらに高い磁気異方性が得られることが確認された。このように、方向規制具391を採用すると、テクスチャ無しの場合でも高い磁気異方性が得られるのに加え、テクスチャ有りの場合に方向規制具391を採用すると、さらに磁気異方性が高くなる。

このように、方向規制具391の採用により高い磁気異方性が得られるものの、方向規制具391による一定方向斜め入射のみでは、基板9の表面に均一に成膜ができないため、ターゲット30及び方向規制具391を一体に回転させる回転機構を設けている。以下、この点について説明する。

図6は、図2に示すカソードユニット3の詳細を示す断面図である。図2に示す左右のカソードユニット3は同様の構造(基板9を挟んで対称の構造)であり、図6にはそのうち左側のカソードユニット3の詳細が示されている。

まず、スパッタチャンバー1の側壁部には、カソードユニット3の断面積よりも少し大きな開口が設けられている。カソードユニット3は、この開口に挿通されている。
スパッタチャンバー1の側壁部の外面には、ユニット取付枠6が固定されている。ユニット取付枠6は、図6に示すような段差のある断面形状の円筒である。ユニット取付枠6の端面は、Oリングのような封止部材60を介してスパッタチャンバー1の側壁部の外面に固定されている。

主ホルダー31の右側の端部には、右ホルダーフランジ311が設けられている。右ホルダーフランジ311には、カソード取付枠32が固定されている。カソード取付枠32は、図6に示すような断面形状のほぼ円筒状であり、基準軸Aと同軸上に設けられている。

図3に示すように、本実施形態では、一つのカソードユニット3に三つのターゲット30が設けられている。各ターゲット30は同じ大きさの円盤状である。各ターゲット30は、基準軸A上の点を中心とする円周上に均等間隔で(即ち、120度毎に)設けられている。空洞形成板33は、バッキングプレート34とともに、空洞330を形成する形状となっている。この空洞330内には、後述するように、冷媒が供給される。

そして、回転機構は、各ターゲット30を基板9の中心と同軸の回転軸の周り(即ち、基準軸Aの周り)に回転させるものとなっている。回転機構は、上述した主ホルダー31と、主ホルダー31を回転させるモータのような回転駆動源351等によって構成されている。
具体的に説明すると、主ホルダー31の左側の端部には、左ホルダーフランジ312が設けられている。左ホルダーフランジ312の周面は、ギヤ歯(以下、フランジ側ギヤ歯)になっている。そして、回転駆動源351の出力軸には、フランジ側ギヤ歯に噛み合うギヤ歯を持つ駆動ギヤ352が連結されている。回転駆動源351が駆動されると、駆動ギヤ352を介して主ホルダー31が基準軸Aの周りに回転する。この結果、各ターゲット30及び方向規制具391も、一体に基準軸Aの周りに回転する。
尚、主ホルダー31は、ユニット取付枠6によって保持されている。ユニット取付枠6と主ホルダー31の間には、ベアリング7が設けられており、上記主ホルダー31の回転を許容するようになっている。

上記のような回転によって、前述した磁気異方性を確保しつつ、均一な厚さで成膜が行える。即ち、ターゲット30及び方向規制具391が回転しない場合、前述した選択方向Dsに沿って飛行するスパッタ粒子の入射箇所は局所的なものであるが、ターゲット30及び方向規制具391が一体に回転する結果、入射箇所が周方向に広がり、周方向に均一な厚さで成膜が行える。

径方向での膜厚の均一性には、確保する磁気異方性との関連から、慎重な検討が必要である。図4において、基板9の径方向における各貫通孔393の幅(図4中W1で示す)を大きくすると、径方向での膜厚を均一化するのには有効である。しかしながら、W1を大きくすると、径方向に方向成分を持つスパッタ粒子が多く基板9の表面に入射することになり、磁気異方性が低下する恐れがある。

磁気異方性を低下させることなく径方向での膜厚を均一化させるには、各貫通孔393から基板9の表面までの距離(図4中L1で示す)を大きくすることが効果的である。この距離L1は、径方向での貫通孔393の離間間隔にも関連する。離間間隔が小さい場合、距離L1をそれほど大きくしなくても、径方向の膜厚を均一化できる。離間間隔が大きい場合、それに応じて距離L1も大きくする必要がある。別な言い方をすれば、方向規制具391の限られた径方向のスペースにおいて貫通孔393の数を多くすることが径方向の膜厚の均一化には効果的である。ターゲット30及び方向規制具391が回転するので、各貫通孔393は、径方向の同一直線上にある必要はない。

また、各貫通孔393の長さ(図4にL2で示す)を長くすると、選択方向に飛行するスパッタ粒子が選択される度合いが高くなるので、磁気異方性を高くする意味では効果的である。但し、L2があまり長くなると、各貫通孔393を通過できるスパッタ粒子の数の減少により、成膜速度があまりにも低下することがあり得る。これらの点を考慮して、L2を適宜決定する。

尚、各貫通孔393の接線方向の幅(図4にW2で示す)は、W1に比べて少し長くなっている。即ち、各貫通孔393の断面形状は円ではなく楕円になっている。これは、径方向の方向成分を持つスパッタ粒子よりも接線方向の方向成分をスパッタ粒子をより多く入射させるためである。

また、径方向の膜厚の均一化には、回転中心からの距離の違いも考慮する必要がある。以下、この点について図4及び図7を使用して説明する。図7は、方向規制具391の平面概略図である。

図4において、基板9の表面の点のうち、中心に近い点をP1とし、中心から遠い点をP2とする。また、P1に入射するスパッタ粒子が通過する貫通孔393をH1とし、P2に入射するスパッタ粒子が通過する貫通孔393をH2とする。ターゲット30と方向規制具391とが一回転する間、P1から見たH1の移動速度は、P2から見たH2の移動速度に比べて遅い。従って、各貫通孔393が径方向に均一に分布していると、径方向の位置の違いによる線速度の違いから、径方向の膜厚分布が不均一になる。つまり、中心に近いほど膜厚が厚くなり、遠いほど薄くなる。

そこで、本実施形態では、図7に示すように、貫通孔393の分布は、中心に近いほどまばらであり、中心から遠ざかるについて密集しているような分布になっている。言い換えると、円周方向にたどった際の貫通孔393の数は、中心に近い場所では少なく、中心から遠い場所では多くなるようにしている。即ち、図7に示すように、中心からの半径をr1、r2、r3とし(r1<r2<r3)、半径r1の円周上における貫通孔393の数をn1、半径r2の円周上における貫通孔393の数をn2、半径r3の円周上における貫通孔393の数をn3としたとき、n1<n2<n3となるようにする。より一般化して言えば、半径rの大きさとその半径rの円周上における貫通孔393の数nとが比例関係になるようにする。このような貫通孔393の分布のため、前述した径方向の位置の違いによる線速度の違いを補正して径方向で膜厚を均一にできる。

また、仕切板392は、ターゲット30の相互汚染を防止する技術的意義がある。即ち、仕切板392が無いと、ターゲット30の相互汚染の問題が生ずる。即ち、あるターゲット30から放出されたスパッタ粒子が他のターゲット30に付着することがある。付着した他のターゲット30からのスパッタ粒子は、再スパッタされて放出されるものの、各ターゲット30が異種の材料で形成されている場合、ターゲット30からそのターゲット30の本来の材料ではないものが放出されることになる。このようなことがあると、作成される薄膜の成分の分布を充分に制御することが難しくなり、不均一な成分分布の薄膜が出来やすい。
本実施形態では、仕切板392があるため、あるターゲット30から放出されたスパッタ粒子が他のターゲット30に付着することが抑制されている。従って、上述したような相互汚染が防止される。

次に、再び図2及び図6を使用して、本実施形態におけるカソードユニット3の他の構成について説明する。図2及び図6に示すように、カソード取付枠32内には、磁石機構5が設けられている。磁石機構5は、各ターゲット30の背後にそれぞれ設けられている。磁石機構5は、中央磁石51と、中央磁石51を取り囲む円筒状の周辺磁石52と、中央磁石51と周辺磁石52とをつなぐヨーク53とから主に構成されている。中央磁石51と周辺磁石52による磁力線50は、図6に示すように、ターゲット30を貫き、ターゲット30の前方の放電空間に弧状に形成される。ターゲット30と磁力線50とによって形成される閉空間内に電子がマグネトロン運動しながら閉じこめられ、高効率のマグネトロン放電が達成される。

ヨーク53は、ターゲット30より少し小さい円盤状であり、垂直に立てて設けられている。中央磁石51は例えば円柱状で、周辺磁石52は例えば円環状である。ターゲット30の中心軸とヨーク53の中心軸は同軸であるが、中央磁石51や周辺磁石52の配置や形状は、ターゲット30の中心軸に対して非対称の形状になっている。即ち、磁石機構5によって形成される磁界は、ターゲット30の中心軸に対して非対称となっている。これは、後述するように磁石機構5が回転した際、ターゲット30の表面における時間平均した磁界強度が均一になるようにするためである。

具体的に説明すると、補助回転機構は、各磁石機構5に設けられた従動ギヤ361と、回転機構の回転動力を各磁石機構5の回転動力に変換する静止ギヤ362とから主に構成されている。
従動ギヤ361は、ヨーク53の下面に固定されている。従動ギヤ361は、ターゲット30の中心軸と同軸である。従動ギヤ361の中心から水平に延びるようにして軸棒363が固定されている。この軸棒363は、ベアリング7を介してカソード取付枠32に保持されている。

一方、前述した回転機構の回転駆動源351は、ベース板300に取り付けられている。ベース板300は、垂直な姿勢で設けられている。ベース板300には、スピンドルが挿通されているスピンドル用開口が設けられている。そして、スピンドル用開口の縁から水平に延びるようにして、ギヤホルダー360が設けられている。ギヤホルダー360は、基準軸Aと同軸のほぼ円筒状である。

スリップリング382は、回転する円筒体の外側面に板バネ状の部材を接触させて導通を確保するものである。ここに使用するスリップリング382としては、例えばグローブテック社製の「φ150−60 3ch SR」等が挙げられる。

図1に示す下地膜作成チャンバー85は、上述した磁性膜作成チャンバー1と同様に、スパッタリングにより成膜を行うチャンバーである。下地膜には、Cr又はCr合金等が用いられるので、ターゲット30はこのような材料からなる。下地膜作成チャンバー85内の構成としては、基板9とターゲット30が静止して向き合う通常の静止対向型の構成でも良いし、前述したように、ターゲット30が回転する構成でも良い。また、同様の方向規制具391を使用して成膜を行う場合もある。図5に示すような微小な凹凸が表面に形成された下地膜に上に磁性膜が作成されると、それだけでも磁性膜に磁気異方性が与えられる場合があるからである。そして、磁性膜についても同様に方向規制具391を使用すると、さらに磁気異方性が高く得られるものと考えられる。

プリヒートチャンバー83は、成膜に先だって基板9を所定温度まで加熱するチャンバーである。成膜の際の維持すべき基板9の温度は室温以上であることが多く、下地膜作成チャンバー84等に到達した際に基板9が所定の高温になっているよう、プリヒートチャンバー83で基板9が加熱される。また、加熱の別の目的は、脱ガス即ち吸蔵ガスの放出である。

その他、処理チャンバー86は、必要に応じて、保護膜の上に潤滑層を形成する潤滑層形成チャンバー等として構成される。

次に、方法の発明の説明を兼ねて本実施形態の装置の動作について説明する。まず、ロードロックチャンバー1内で未処理の基板9が最初のキャリア2に搭載される。このキャリア2はプリヒートチャンバー83に移動して、基板9がプリヒートされる。この際、次のキャリア2への未処理の基板9の搭載動作が行われる。1タクトタイムが経過すると、キャリア2は下地膜作成チャンバー84に移動し、基板9に下地膜が作成される。この際、次のキャリア2はプリヒートチャンバー83に移動し、基板9がプリヒートされ、ロードロックチャンバー1内でさらに次のキャリア2への基板9の搭載動作が行われる。

以上説明した通り、本願の請求項1又は3記載の発明によれば、テクスチャ無しの場合でも高い磁気異方性が得られる。このため、熱ゆらぎの問題を解決しつつスペーシングの低減による高記録密度化が可能となる。
また、請求項2又は4記載の発明によれば、選択方向に飛行するスパッタ粒子を選択的に多く基板に入射させて作成した下地膜の上に磁性膜が作成されるので、さらに高い磁気異方性が得られる。
また、請求項6記載の発明によれば、上記効果に加え、周方向の膜厚分布が均一になる効果が得られる。
また、請求項7記載の発明によれば、上記効果に加え、径方向の膜厚分布が均一になる効果が得られる。
また、請求項9記載の発明によれば、上記効果に加え、周方向の磁気異方性を高くする効果がさらに高く得られる。
また、請求項11又は12記載の発明によれば、上記効果を得ながら、磁気記録ディスクを製造することができる。
