【発明の属する技術分野】
本発明は、スパッタリングターゲットおよびそれを具備するスパッタリング装置に関するものである。更に詳しくは、本発明は、ダストの発生が有効に防止されたスパッタリングターゲットおよびスパッタリング装置に関するものである。

【従来の技術】
近年、半導体素子や液晶表示装置に代表される電子部品工業は急速に進捗しつつあり、256MビットDRAM、ロジック、フラッシュメモリー等に代表される半導体素子においては、高集積化・高信頼性・高機能化が進むにつれて、電極や配線を形成する際の微細加工技術に要求される精度も益々高まりつつある。それにつれ、製造工程においてダストの発生を低減する必要が求められている。特に、スパッタリング工程では、スパッタリング時に発生した0.2μm程度の微細なダストでもそれが形成された薄膜中に混入すると素子の歩留まりに悪影響を及ぼすので、ダストを発生させないスパッタリングターゲットが望まれている。

一般に、工業的に行われているスパッタとしては効率の良いマグネトロンスパッタ法が主流になっており、その原理から、スパッタリングターゲット材にはエロージョン部と非エロージョン部が存在し、スパッタ面のエッジ部分や側面部分は非エロージョン部になる。スパッタリング装置内においてスパッタリングターゲット材からスパッタされた粒子は、半導体基板に正常に到達するものと、周辺に飛び装置内の基板外の部分に付着するもの、更には再びスパッタリングターゲットに戻ってスパッタリングターゲットに付着するもの(再付着膜)が有る。スパッタリングターゲットに戻って付着するもののうち、非エロージョン部に付着した粒子は再びスパッタされることが無いために次第に膜状に蓄積されることになるが、スパッタの進行が進むにつれそれが剥がれ脱落する事もダスト発生の要因になると言われている。

図1は、従来の一般的なマグネトロンスパッタリング装置を模式的に示す図である。同図において、20はスパッタリングターゲットである。このスパッタリングターゲット20は、スパッタリングターゲット材21およびこのスパッタリングターゲッ材21を固定し支持するためのバッキングプレート22とからなっている。このバッキングプレート22には冷却水流路(図示せず)が設けられていて、ここを流通する冷却水によってバッキングプレート22およびスパッタリングターゲット材21が冷却されるようになっている。

上記のスパッタリングターゲット20の下方にはアースシールド23が設けられており、その下方にはさらに上部防着板24および下部防着板25が配置されている。被成膜試料である基板26は、スパッタリングターゲット20と対向配置するように、被成膜試料保持部であるプラテンリング27に保持されている。これらの各部材は真空容器(図示せず)の内部に配置されており、この真空容器にはスパッタリングガスを導入するためにガス供給系(図示せず)およびこの真空容器内を所定の真空状態まで排気する排気系(図示せず)とが接続されている。

図1のスパッタリングターゲット装置には、上記のスパッタリングターゲット材21と基板26との間に電界Eが印加されている。そして、スパッタリングターゲット20の上方には、電界Eと直交する形でマグネット28が設けられており、これによりスパッタリングターゲット材21の表面に磁界Mが生じるようになっている。

このように構成されてなるスパッタリング装置では、磁界と電界との作用によって電子がサイクロン運動を起こし、スパッタリングターゲット材21のスパッタ面内と磁界M内に高密度のプラズマが生じ、磁界Mに囲まれたスパッタリングターゲット面にエロージョンが進展していく。

この図1において、A部のようなスパッタリングターゲットのスパッタ面端部、側面部、バッキングプレート端部など、磁界Mがかからない部分はスパッタされずエロージョンされないために、その部位にはスパッタされた粒子が付着し、それがスパッタ処理の回数に応じ層状に蓄積されることになる。これらの付着粒子はスパッタリング処理中、特にスパッタリングターゲットのターゲットライフ後期、において、ダストとして剥がれ脱落することがあった。

また、図2に示されるような、バッキングプレート22にスパッタリングターゲット材21が押え治具29によって固定されるスパッタリングターゲット20である場合には、スパッタリングターゲット材21とバッキングプレート22との接合部からダスト発生し、そのダストが基板上に脱落することがあった。

【発明が解決しようとする課題】
このようなメカニズムでスパッタリングターゲットから発生するダストの防止策としては、非エロージョン部の表面粗さをエロージョン部より粗くすることによって、付着粒子の脱落を防止するもの(例えば、特開平6−306597号公報)、非エロージョン部にブラスト粒子を打ち込んで、アンカー効果で付着粒子の剥離を防止するもの(例えば、特開平9−176843号公報)など、様々な剥離防止対策が採られている。

しかし、これまでのダスト低減策はある一定の効果は認めれられるものの、ターゲットライフ近くまでスパッタリングが進行するにつれ、ダストが増加する傾向があった。特に、スパッタリングターゲットの側面部および段付き部の剥離防止は困難であった。

また、使用する装置によっては、装置側にバッキングプレートが設置されており、センターキャップ及び押えリングなどの押え治具によってターゲット材を支持するものがある。このようなものは、スパッタリングターゲット材とバッキングプレートとの熱膨張特性が違うことによって、スパッタ時と非スパッタ時との間の温度変化によりスパッタリングターゲット材とバッキングプレートとの界面でこすれが生じて、ダストが発生することがある。

本発明は、このような課題に対処するために発明されたものであり、スパッタリングターゲット材からのダストの発生を効果的に防止することが可能なスパッタリングターゲット及びそれを具備したスパッタリング装置を提供するものである。

【課題を解決するための手段】
上記課題を解決するため、スパッタリングターゲットの非エロージョン部に付着した付着膜の剥離原因を鋭意研究したところ、付着膜の剥離は、スパッタ時と非スパッタリング時に付着膜にかかる熱によるストレスの差異によって発生することが分かった。すなわち、スパッタリングターゲット材はスパッタ時に非常に高温になるため、通常はバッキングプレートに冷却水を流しながら使用する。非スパッタリング時にも冷却水は引き続き流れるため、スパッタリングターゲット材は急激に温度降下が進む。非エロージョン部も同様であり、そこに付着した膜は熱応力の変化によりストレスを受けて剥離しやすくなるのである。

本発明のスパッタリングターゲットは、バッキングプレートと一体的に配置して使用されるスパッタリングターゲット材、またはスパッタリングターゲット材とバッキングプレートとが接合一体化してなるスパッタリングターゲットであって、該スパッタリングターゲット材の該バッキングプレートとの接合面側の外縁部が該バッキングプレートと接触しない形状及び/又は該バッキングプレートの該スパッタリングターゲット材との接合面側の外縁部が該スパッタリングターゲット材と接触しない形状を有することを特徴とするものである。

さらに、本発明によるスパッタリング装置は、真空容器と、該真空容器内に設置される被成膜試料保持部と、該真空容器内に該被成膜試料保持部と対向して配置されるターゲット部を具備するスパッタリング装置において、該ターゲット部は、上記に記載のスパッタリングターゲットを具備することを特徴とするものである。

上記のように、スパッタリングターゲット材の外縁部をバッキングプレートと接触させないことによって外縁部の冷却を抑制して、非スパッタ時における外縁部の熱降下を緩やかにすることで、付着膜の応力変化を緩和し、ダストの発生を抑えることができる。

また、スパッタリングターゲット材の外縁部は、外縁部もバッキングプレートと接触しているときに比べて、スパッタ中も温度が上昇しているため、この結果、付着膜の密着強度が強くなり、スパッタ後期でも膜剥離によるダスト発生を抑えることができる。

また、スパッタリング装置側にバッキングプレートが設置され、センターキャップや押えリング等の押え治具でスパッタリングターゲット材を支持するスパッタ装置の場合には、上記理由にさらにスパッタリングターゲット材とバッキングプレートとの接合面長を減少させることにより両者間のこすれ量を低減してダストの発生自体を抑制するとともに、仮にダストが発生したとしてもそのダストが基板上に脱落するのを防止することができる。

さらに、上記のスパッタリングターゲットを使用することによりスパッタリング装置全体においてもダストの発生を抑えることができる。

【発明の実施の形態】
本発明によるスパッタリングターゲットは、スパッタリングターゲット材のバッキングプレートとの接合面側の外縁部がバッキングプレートと接触しないように形成されてなること、を特徴とするものである。
以下、本発明によるスパッタリングターゲットを図面を参照しながら説明する。

図3および図4は、本発明のスパッタリングターゲットの実施態様の一例の構造を示す断面図である。図3および図4において、2は円盤状のスパッタリングターゲット材である。このスパッタリングターゲット材2には、このスパッリングターゲット材2を保持および冷却するためのバッキングプレート5が接合一体化されてスパッタリングターゲット1を構成している。そして、図3に示されるようにスパッタリングターゲット材2の外縁部3が切り欠かれることにより、あるいは図4に示されるようにバッキングプレート5の外縁部6が切り欠かれることにより、スパッタリングターゲット材2のバッキングプレート5との接合面側の外縁部3がバッキングプレート5と接触しないように形成されている。

このように、スパッタリングターゲット材2の外縁部3はバッキングプレート5と接触していないので、外縁部3はバッキングプレート5との接触部分4に比べて、その冷却が抑制されている状態にある。従って、外縁部3は、非スパッタ時の熱降下が緩やかになっている。このことによって、外縁部3では、スパッタ時と非スパッタ時との温度変化が抑制され、温度変化による熱応力の変化が緩和されている。よって、付着膜の脱落によるダストの発生が有効に防止されている。

そして、この外縁部3は、スパッタ時においても、接触部分4に比べて温度が高くなっている。このことによって、従来よりも付着膜の密着強度が向上している。

このように、スパッタ時と非スパッタ時との温度変化が抑制されていることによって付着膜の応力変化が緩和されていること、および付着膜の密着強度が向上していることにより、付着膜が剥離しずらくなっている。よって、付着膜の脱落によるダストの発生が有効に防止されている。

スパッタリングターゲット材2とバッキングプレート5との非接触面積(即ち、外縁部3の面積)は、スパッタリングターゲット材2のスパッタ面の面積に対し、10%以上であれば有効であるが、20%以上であればさらに効果があり、35%以上である場合にはさらに効果が顕著になる。

外縁部3におけるスパッタリングターゲット材2とバッキングプレート5との最小の間隔(即ち、切り欠き部の高さ)は、スパッタリングターゲット材2が使用時に若干反り、接触する可能性を見込んで0.5mm以上あれば十分である。

スパッリングターゲット材2とバッキングプレート5との接合一体化は、ろう接や拡散接合(固相接合)などによって行ってもよく、適当な押え治具を使用して行ってもよい。押え治具を使用する後者の方法は、スパッリングターゲット材2とバッキングプレート5とを着脱とすることが容易である。

図5は、本発明のスパッタリングターゲットの実施態様の他の断面構造を示すものであって、スパッタリングターゲット材2が押え治具(具体的にはセンターキャップ)7によってバッキングプレート5に着脱可能に取り付けられたものである。

以上のような本発明によるスパッタリングターゲット1は、スパッタリングターゲット材2の外縁部3をバッキングプレート5と接触させないようにし、かつスパッタリングターゲット材2とバッキングプレート5との接合面長および接合面積を制限することにより、スパッタリングターゲット材2とバッキングプレート5との熱膨張特性の違いに起因する両者間のこすれを緩和してダストの発生自体を抑制するとともに、仮にダストが発生したとしてもそのダストがを切り欠き部内に保持してダストが基板上に脱落するのを防止すことができるものである。

本発明でのスパッタリングターゲット材2の構成材料は特に限定されるものではなく、スパッタリングターゲットの使用目的に応じて数々の単体金属材料、合金材料、金属化合物材料などが使用される。スパッタリングターゲット材2の構成材料の具体例としては、Ti、Zr、Hf、V、Nb、Ta、Cr、Mo、W、Pt、Ir、Ru、Ni、Co、Al、Cu、Si、GeおよびFeから選ばれる金属元素の単体、もしくは上記した金属元素を含む合金または化合物が挙げられる。

バッキングプレート5は、スパッタリングターゲット2の支持部材であると共に、イオン衝撃(スパッタ熱)によるスパッタリングターゲット2の温度上昇を抑制する冷却部材としての機能を有するものである。このため、バッキングプレート5の構成材料には、熱伝導率が高い無酸素銅やアルミニウム合金などを用いるのが好ましい。

本発明によるスパッタリングターゲットは、例えばスパッタリングターゲット材またはバッキングプレートを、前記スパッタリングターゲット材のバッキングプレートとの接合面側の外縁部分がバッキングプレートと接触しないように切り欠いたのち、前記スパッタリングターゲット材とバッキングプレートとを接合一体化、あるいはバッキングプレートと一体的に配置する方法によって製造することができる。

また、本発明において、欠き部の形状は任意であって、例えば図6(a)〜図6(c)に示されるように、スパッタリングターゲット材2の外縁部3とバッキングプレート5との間隙が連続的にあるいは段階的に変化しているものでも良い。

具体的には、図6(a)はスパッタリングターゲット材2の外縁部3において、最外縁部から内部に向けての順次バッキングプレート5との距離が大きくなる切り欠き形状を有する構成、図6(b)はスパッタリングターゲット材2の外縁部3においてバッキングプレート5との距離が他の部位より大きくなる切り欠き形状を有する構成、さらに図6(c)はスパッタリングターゲット材2の外縁部3において、最外縁部から内部に向けてバッキングプレート5との距離を一定とし内部において順次その距離が小さくなる切り欠き形状を有する構成である。上記構成に限らず、各種の構成を採用する事が可能である。

上記説明においては、スパッタリングターゲット材またはバッキングプレートのいずれかの外縁部を切り欠き形状にすることについて説明したが、スパッタリングターゲット材およびバッキングプレートの両方の外縁部を切り欠き形状としてもよい。

本発明においては、上記円盤状のスパッタリングターゲット材に限らず、正方状、直方状などの各種形状のスパッタリングターゲットに適用することが可能である。

そして、本発明は、上記スパッタリングターゲットを、例えば図1に示すような、真空容器と、該真空容器内に設置される被成膜試料保持部と、該真空容器内に該被成膜試料保持部と対向して配置されるターゲット部を具備するスパッタリング装置に適用することにより、ダストの発生を抑えることが可能なスパッタリングターゲット装置を得ることができるのである。

次に、本発明の具体的な実施例について説明する。
<実施例1>
直径250mm、厚さ15mm、純度5Nの、旋盤で仕上げたTiスパッタリングターゲット材の外縁部のうちバッキングプレートと一体的に配置した際に接触する部分を図5のように高さ1mm、幅10mm(スパッタ面面積の約15%)で切り欠き形状に加工した。

直径250mm、厚さ15mm、純度5Nの、旋盤で仕上げたTiスパッタリングターゲット材の側面部のうちバッキングプレートと一体的に配置した際に接触する部分を図5のように高さ1mm、幅35mm(スパッタ面面積の約48%)で切り欠き形状に加工した。

ダスト測定結果
上記の実施例1および実施例2で得たTiスパッタリングターゲットを用い、図1に示すスパッタリングターゲット装置側に組み込まれた6061系のAl合金製バッキングプレートに押え治具により固定し、一体的に配置し、スパッタ圧:4×10−1(Pa)、スパッタ電流5A、アルゴン流量15sccm、窒素流量30sccmの条件で、φ6インチのSiウェハー上にマグネトロンスパッタを行い、Ti膜を成膜した。この条件で、100ロット、150ロットまたは200ロット後のφ6インチのSiウェハー上のTi膜中の0.2μm以上のダスト数をパーティクルカウンターで測定した。それらの結果を、表1に示す。
比較例1として、切り欠き加工を施していないTiスパッタリングターゲットを同条件でスパッタし、100ロット、150ロットまたは200ロット後のφ6インチのSiウェハー上のTi膜中の0.2μm以上のダスト数をパーティクルカウンターで測定した。それらの結果を併せて表1に示す。

上記の表1から明らかなように、本発明のスパッタリングターゲットは、比較例のスパッタリングターゲットに比較しスパッタリングターゲット初期から後期にわたってのダストの発生が少なく優れている。

直径313mm、厚さ10mm、純度5Nの、旋盤でスパッタ面を仕上げたTiスパッタリングターゲット材の外縁部のうちバッキングプレートと接合する部分を図3のように高さ1mm、幅10mm(スパッタ面積の約12.4%)で切り欠き形状に加工した。このTiスパッタリングターゲット材と6061系のAl合金からなるバッキングプレートを拡散接合により接合一体化してスパッタリングターゲットを得た。

<実施例4>
直径313mm、厚さ10mm、純度5Nの、旋盤でスパッタ面を仕上げたTiスパッタリングターゲット材の外縁部のうちバッキングプレートと接合する部分を図3のように高さ1mm、幅35mm(スパッタ面積の約39.7%)で切り欠き形状に加工した。このTiスパッタリングターゲット材と6061系のAl合金からなるバッキングプレートを拡散接合により接合一体化してスパッタリングターゲットを得た。

上記の実施例3および実施例4で得たTiスパッタリングターゲットを用い、図1に示すスパッタリング装置(装置側にはバッキングプレートなし)を組み込み、スパッタ圧:4×10−1(Pa)、スパッタ電流5A、アルゴン流量15sccm、窒素流量30sccmの条件で、φ6インチのSiウェハー上にマグネトロンスパッタを行い、Ti膜を成膜した。この条件で、100ロット、150ロットまたは200ロット後のφ6インチのSiウェハー上のTi薄膜中の0.2μm以上のダスト数をパーティクルカウンターで測定した。それらの結果を、表2に示す。
比較例2として、切り欠き加工をしていないバッキングプレートとTiターゲットとを同条件で接合およびスパッタし、100ロット、150ロットまたは200ロット後のφ6インチのSiウェハー上のTi膜中の0.2μm以上のダスト数をパーティクルカウンターで測定した。それらの結果を併せて表2に示す。

上記の表2から明らかなように、本発明のスパッタリングターゲットは、比較例のスパッタリングターゲットに比較しスパッタリングターゲット初期から後期にわたってのダストの発生が少なく優れている。

直径250mm、厚さ15mm、純度5Nの、旋盤で仕上げたTiスパッタリングターゲット材を一体的に載置するための図7(a)に示される形状の6061系のAl合金製のバッキングプレートに、高さ1mm、幅35mmの切り欠き溝をTiスパッタリングターゲット材の外縁部形状に合わせて成形(本実施例の場合は、外径250mm、内径230mmの切り欠き溝、スパッタ面積の約15.3%)とした。

直径250mm、厚さ15mm、純度5Nの、旋盤で仕上げたTiスパッタリングターゲット材を一体的に載置するための図7(a)に示される形状の6061系のAl合金製のバッキングプレートに、高さ1mm、幅35mmの切り欠き溝をTiスパッタリングターゲット材の外縁部形状に合わせて成形(本実施例の場合は、外径250mm、内径180mmの切り欠き溝、スパッタ面積の約48.1%)とした。

ダスト測定結果
上記の実施例5および実施例6で得たスパッタリングターゲットを、図1に示すスパッタリング装置に組み込んだ後、これらのバッキングプレートに直径250mm、厚さ15mm、純度5Nの、旋盤で仕上げたTiスパッタリングターゲット材を押え治具(図示せず)により固定し、一体的に配置した。そして、スパッタ圧:4×10−1(Pa)、スパッタ電流5A、アルゴン流量15sccm、窒素流量30sccmの条件で、φ6インチのSiウェハー上にマグネトロンスパッタを行い、Ti膜中の100ロット、150ロットまたは200ロット後のφ6インチのSiウェハー上のTi膜中の0.2μm以上のダスト数をパーティクルカウンターで測定した。それらの結果を、表3に示す。
比較例3として、切り欠き溝がないバッキングプレートを使用した以外は、実施例3と同様にして、Tiターゲットの接合およびスパッタを行い、100ロット、150ロットまたは200ロット後のφ6インチのSiウェハー上のTi膜中の0.2μm以上のダスト数をパーティクルカウンターで測定した。それらの結果を併せて表3に示す。

上記の表2から明らかなように、本発明のスパッタリングターゲットは、比較例のスパッタリングターゲットに比較しスパッタリングターゲット初期から後期にわたってのダストの発生が少なく優れている。

【発明の効果】
以上に示したように、本発明は、薄膜を形成する際にダストの少ないスパッタリングターゲットおよびスパッタリング装置を提供することができ、半導体はもとより、液晶ディスプレイ用、記録用のためのスパッタリングターゲット等多方面に活用することができ、その工業的価値が極めて高いものである。
