【発明の属する技術分野】
本発明は、光導波路素子及び光導波路素子の製造方法に関し、詳しくは、光スイッチ、光変調素子、光偏向素子、第二高調波素子などの光学素子として利用可能なPLZT系の光導波路素子及びその製造方法に関する。
【0002】
【従来の技術】
酸化物強誘電体を薄膜光導波路に用いた光導波路素子は、強誘電体の持つ優れた非線形光学効果や電気光学効果などの性質により、第二高調波素子、光スイッチ、光変調素子など多くの分野への応用が検討されている。従来、酸化物強誘電体を用いたこれらの素子は、LiNbO3またはLiTaO3の単結晶ウエハにTiの熱拡散やプロトンのイオン交換によって作製した光導波路構造を用いてきたが、第二高調波素子の高効率化、光スイッチや光変調素子などの低駆動電圧化を図ることができ、さらには光集積型素子の作製が可能となるという理由から、異種の材料からなる単結晶基板上に強誘電体薄膜をヘテロエピタキシャル成長させた薄膜光導波路構造が検討されている。しかし、ヘテロエピタキシャル成長によって作製した薄膜光導波路を、第二高調波素子、光スイッチ、光変調素子などへ応用するには、光伝搬損失を低く抑え、単結晶並みの特性を得るために、単結晶状強誘電体薄膜の作製が不可欠である。

RF−マグネトロンスパッタリング法、イオンビームスパッタリング法、レーザーアブレイション法、MOCVD法(有機金属気相成長法)などの気相成長方法によって、LiNbO3、LiTaO3、KNbO3などをはじめ、BaTiO3、PbTiO3、Pb1-x Lax(Zr1-yTiy)1-x/4O3(PLZT)、Bi4Ti3O12などの数多くのエピタキシャル強誘電体薄膜が酸化物単結晶基板に形成されている。しかしながら、気相成長方法はいずれも、使用する装置が非常に高価である上、組成制御が難しく組成が不均一で、得られる薄膜の表面性が悪いという問題があり、現状では気相成長方法により実用レベルの単結晶状強誘電体薄膜を得ることができない。

また、特公昭62−27482公報には、有機金属化合物を基板に塗布した後にこれを加熱することによって強誘電体薄膜を得るゾル・ゲル法と呼ばれる薄膜形成方法が開示されており、一般に50nmから200nmの膜厚の強誘電体薄膜を得ることができる。このゾル・ゲル法を用いると、化学組成の精密な制御、プロセスの低温化、薄膜の均一化、及び設備コストの低減が可能である。しかしながら、高温での焼成を行っても、ゾル・ゲル法により基板100上に形成された強誘電体薄膜102は図14に示すように多結晶薄膜であり、結晶粒界及びピンホールによる光の散乱が大きすぎて光導波路としては使用することができない。また、多結晶薄膜では強誘電体の分極に基づく物性を充分に生かすことができず、不揮発性メモリやFETの光導波路をゾル・ゲル法で形成した強誘電体薄膜で構成しても、良好な素子特性を得ることができない。

本発明者は、ゾル・ゲル法による強誘電体薄膜の製造方法について改良検討を行い、K. Nashimoto and M. J. Cima, Mater. Lett. 10, 7, 8 (1991) 348.に示したように、有機金属化合物であるLi及びNbのエトキシド(LiOC2H5及びNb(OC2H5)5)のエチルアルコール溶液をサファイア単結晶基板に塗布したのちに加熱することにより、サファイア単結晶基板上に強誘電体薄膜LiNbO3がエピタキシャル成長することを発見した。

このエピタキシャル成長の過程で、エチルアルコールを溶媒とするLi[Nb(OC2H5)6]前駆体溶液に水を加えていくと、焼成後LiNbO3薄膜は配向性膜から多結晶膜へと変化していったが、水分量をゼロとし、加水分解をしない前駆体を用いて焼成すると、わずか400℃の温度でLiNbO3薄膜のエピタキシャル成長を行うことができ、単結晶状で表面が平滑である薄膜を得ることができた。しかしながら、400℃の温度で焼成されたエピタキシャルLiNbO3強誘電体薄膜は、TEM(透過型電子顕微鏡)によって薄膜の断面を観察すると数nm径の細孔が含まれており、密度が十分に高くはなく屈折率も単結晶並みではなかった。

次に、この方法を用い700℃近い高温で焼成した場合には、多結晶膜及び配向性膜は、結晶粒成長と細孔径成長とにより大幅に低密度化したが、エピタキシャルLiNbO3薄膜は、結晶粒成長後も多結晶膜や配向性膜と比較して極めて大きなサブ・グレイン(結晶粒状の構造であるが各結晶粒の方位が略または完全に揃っている構造)を持ち高密度であった。また、多結晶膜及び配向性膜は高温焼成後に不透明になったのに対し、エピタキシャル膜は多結晶膜や配向性膜と比較して高い屈折率を示し略透明であった。以上の通り、700℃の温度で焼成された強誘電体薄膜は、単結晶状であり、多結晶膜や配向性膜と比較して極めて大きなサブ・グレインを持ち高密度で屈折率も単結晶に比較的近かったが、TEMによって薄膜の断面を観察すると、図15に示すように、基板100上に形成されたLiNbO3強誘電体薄膜102には細孔が若干含まれており、表面が光学的に平滑ではなく膜の透明性も充分ではなかった。

一方、Pb1-x Lax(ZryTi1-y)1-x/4O3(PLZT)系材料は、その電気光学係数が強誘電体材料のなかでも極めて大きな値を有し、一次の電気光学係数を示す組成ではLiNbO3の値を一桁以上うわ回り、二次の電気光学係数を示す組成では強誘電体材料のなかで最大レベルの値を有することが知られており、その応用が最も期待されている強誘電体材料の一つである(G. H. Haertling and C. E. Land, J. Amer. Ceram. Soc. Vol.54. p.1 (1971).)。

このため、スパッタリングなどの気相成長法によるPLZTの薄膜化が数多く検討されているが、Pb1-x Lax(ZryTi1-y)1-x/4O3(PLZT)の0<x<20、20<y<100の組成範囲、特に最も良好な電気光学特性を示す組成のひとつであるPb0.91La0.09(Zr0.65Ti0.35)0.98O3(PLZT(9/65/35))を、その電気光学特性を損なうことなく薄膜化するのは困難であり、従来、この範囲のPLZTを薄膜光導波路に用いた例はなかった。上記組成範囲のPLZTでは、非強誘電相であるパイロクロア相が安定で、結晶化時にパイロクロア相が残留する傾向が極めて強く、図16に示す一般にロゼット構造と呼ばれる薔薇状のぺロブスカイト相102をパイロクロア相104が囲んだような構造の不均一なエピタキシャル薄膜しか得ることができない。このため電気光学特性が低下すると考えられる。パイロクロア相104の残留は、PLZTと同様のABO3型のペロブスカイト構造を有し、かつ格子整合性も良好なSrTiO3基板上へPLZT(9/65/35)を成長した場合にも見られ、膜特性の低下を避けることができなかった。

仮にSrTiO3基板上に均一なペロブスカイト相を有するPLZT薄膜をエピタキシャル成長させることが可能であったとしても、SrTiO3では1インチ程度のサイズの基板しか製造することができず、また、へき開性がないために、SrTiO3基板上にPLZT薄膜を設けても光導波路素子として利用するためには端面を機械的に研磨しなけらばならず、工程が複雑で多くの作製時間を要することとなる。

一方、サファイアやMgOは、数インチサイズの基板を得ることが可能である。また、サファイア基板やMgO基板またはMgOをバッファ層としたGaAs基板やSi基板はへき開性を有するため、へき開によって容易に端面を形成することができ、大幅なコスト低減などが期待できる。さらに、これらの基板上にPLZT薄膜を設けることができれば、半導体デバイスとのモノリシック集積化が可能となる。従って、より広範囲な応用を可能とするためには、サファイアやMgOなどの基板上へ、ペロブスカイト相を有するPLZT薄膜をエピタキシャル成長させる必要がある。

しかしながら、サファイアなどの非ペロブスカイト構造を有する基板を利用した場合には、極めて著しいパイロクロア相の残留が見られた。すなわち、サファイアやMgOなどのABO3型のペロブスカイト構造を有さない表面上へ均一なペロブスカイト相を有するPLZT薄膜をエピタキシャル成長することは極めて困難である。

上記のように、均一組成の単結晶状強誘電体薄膜のヘテロエピタキシャル成長は一般に困難であり、均一なペロブスカイト相を有するエピタキシャルPLZT薄膜光導波路を備えた光導波路素子はいまだ実用化されていない。

【発明が解決しようとする課題】
本発明は、従来技術における上記実情に鑑みなされたものであり、本発明の目的は、組成が均一であり、表面が光学的に平滑であり、かつ、単結晶状のエピタキシャルPLZT強誘電体薄膜を備えた光導波路素子を提供することにある。また、本発明の他の目的は、組成を安定に制御しつつ、表面が光学的に平滑であり、かつ、単結晶状のエピタキシャルPLZT強誘電体薄膜を形成することができる光導波路素子の製造方法を提供することにある。

【課題を解決するための手段】
本発明者らは、PLZT強誘電体薄膜の結晶相均一性を改善するため鋭意研究を行い、本発明を完成するに至った。

本発明の光導波路素子は、単結晶基板と、単結晶基板上に設けられた0<x<0.30、0<y<0.20のPb1-x Lax(ZryTi1-y)1-x/4O3からなるペロブスカイト単一相の第1強誘電体層と、該第1強誘電体層上に直接積層して設けられた0<x<0.20、0.20<y<1.0の範囲のPb1-x Lax(ZryTi1-y)1-x/4O3からなるペロブスカイト単一相の第2強誘電体層と、を有することを特徴とする。

前記第2強誘電体層を光導波路として用いる場合は、前記第1強誘電体層と前記第2強誘電体層との屈折率差が0.05以下であることが好ましい。

さらに、第2強誘電体層上に、前記第2強誘電体層より屈折率の大きい0<x<0.20、0.20<y<1.0の範囲のPb1-x Lax(ZryTi1-y)1-x/4O3からなるペロブスカイト単一相の第3強誘電体層を形成する第3強誘電体層形成工程が上記の2つの工程に付加される。

この製造方法においては、第1強誘電体層、第2強誘電体層、及び第3強誘電体層は、有機金属化合物からなる強誘電体前駆体を塗布して薄膜を形成する塗布工程、該薄膜を熱分解する熱分解工程、及び該熱分解後の薄膜を結晶成長温度まで昇温して固相エピタキシャル成長させる結晶化工程を、単数回または複数回繰返して行うことにより形成されることが好ましい。

塗布材料である前記有機金属化合物は、Pb1-x Lax(ZryTi1-y)1-x/4O3の化学量論組成より過剰のPbを含むことが好ましく、また、前記有機金属化合物は、金属アルコキシド類及び金属塩類より選択される2以上の化合物を混合または反応させて得られることが好ましい。

また、前記結晶化工程において、前記結晶成長温度まで昇温する際に、少なくとも350〜450℃の温度範囲を10〜500℃/秒の昇温速度で昇温することが好ましく、前記結晶成長温度が600〜800℃であることが好ましい。

さらに、前記熱分解工程及び/または結晶化工程が、酸素を含む雰囲気中にて行われることが好ましい。

【発明の実施の形態】
本発明を具体的な実施の形態に基づき詳細に説明する。
(第1の実施の形態)
本発明の第1の実施の形態に係る光導波路素子は、図1に示すように、単結晶基板12上に、パイロクロア相が形成しにくくペロブスカイト単一相のエピタキシャル膜が容易に得られる0<x<0.30、0<y<0.20の範囲のPb1-x Lax(ZryTi1-y)1-x/4O3からなるペロブスカイト単一相の第1強誘電体層14をバッファ層として設けた後に、この第1強誘電体層14の上に、電気光学特性に優れた0<x<0.20、0.20<y<1.0の範囲のPb1-x Lax(ZryTi1-y)1-x/4O3からなるペロブスカイト単一相の第2強誘電体層16を光導波路層として形成したものである。

第1の実施の形態においては、電気光学特性に優れた第2強誘電体層16を形成する前に、0<x<0.30、0<y<0.20の組成範囲のエピタキシャルPb1-x Lax(ZryTi1-y)1-x/4O3(PLZT)からなる第1強誘電体層14を、単結晶基板12の表面に予めエピタキシャル成長する。この組成範囲のPLZTは、パイロクロア層が形成しにくくぺロブスカイト単一相のエピタキシャル成長が容易に行うことができる。

第1強誘電体層の膜厚は、図3に示す通り、結晶粒が島状に分離した形態になるように、1nmから40nmとすることが好ましい。第1強誘電体層14の膜厚を厚くし過ぎると、図4に示すように結晶粒界に深い溝が形成しこの溝を埋めることが難しくなる。

次に、第1強誘電体層14上に、0<x<0.20、0.20<y<1.0の範囲のPb1-x Lax(ZryTi1-y)1-x/4O3(PLZT)からなるペロブスカイト単一相の第2強誘電体層16をエピタキシャル成長させると、第1強誘電体層14の結晶粒が島状に分離した形態であっても、その島間に空隙を作らずにギャップを埋めることが可能となり、第2強誘電体層16の表面は平滑になる。

また、第2強誘電体層16に用いられる0<x<0.20、0.20<y<1.0の範囲のPb1-x Lax(ZryTi1-y)1-x/4O3(PLZT)は、通常はぺロブスカイト単一相の成長が困難な組成であるが、第2強誘電体層16は同様の結晶構造と組成を有する第1強誘電体層14上に成長するため、パイロクロア層の生成なしにぺロブスカイト単一相としてのエピタキシャル成長が可能となる。

第2強誘電体層16の膜厚は、光導波モードのカットオフ膜厚より厚く、かつ、シングルモードまたは適度のモード数とする点で、100nmから10000nmとすることが好ましい。

光導波路でもある第2強誘電体層16の屈折率は、第1強誘電体層14と第2強誘電体層16との界面での光散乱を防止する必要性から、第1強誘電体層14の屈折率と同一または略同一とすることが好ましく、第1強誘電体層14と第2強誘電体層16との屈折率差は0.05以下が好ましく、0.01以下とすることがより好ましい。

なお、Pb1-x Lax(ZryTi1-y)1-x/4O3(PLZT)は、yの低下にともなって屈折率が増加する一方、xの増加にともなって屈折率が低下する。このため、x及びyの量を適切な値とすることによって、屈折率を調整することができる。
(第2の実施の形態)
本発明の第2の実施の形態に係る光導波路素子は、図5に示すように、単結晶基板12上に、パイロクロア相が形成しにくくぺロブスカイト単一相のエピタキシャル膜が容易に得られる0<x<0.30、0<y<0.20の範囲のPb1-x Lax(ZryTi1-y)1-x/4O3からなるペロブスカイト単一相の第1強誘電体層14を第1のバッファ層として設けた後に、0<x<0.20、0.20<y<1.0の範囲のPb1-x Lax(ZryTi1-y)1-x/4O3からなるペロブスカイト単一相の第2強誘電体層16を第2のバッファ層として設け、第2強誘電体層16上に、電気光学特性に優れかつ第2強誘電体層16より屈折率が大きい0<x<0.20、0.20<y<1.0の範囲のPb1-x Lax(ZryTi1-y)1-x/4O3からなるペロブスカイト単一相の第3強誘電体層18を光導波路層として形成したものである。

第2の実施の形態においても、第2強誘電体層16を形成する前に、パイロクロア層が形成しにくくぺロブスカイト単一相のエピタキシャル成長が容易な組成範囲のPLZTからなる第1強誘電体層14を単結晶基板12の表面に予めエピタキシャル成長する点は、第1の実施の形態と同様であり、表面が平滑な第2強誘電体層16をパイロクロア層の生成なしにぺロブスカイト単一相としてエピタキシャル成長させることが可能となる。

第2の実施の形態においては、第1強誘電体層14と光導波路である第3強誘電体層18との間に設けられた第2強誘電体層16は、光導波路である第3強誘電体層18を伝搬する光を第1強誘電体層14から隔離する第2のバッファ層として設けられている。

第1強誘電体層14の膜厚は、第1の実施の形態と同様に、結晶粒が島状に分離した形態になるように1nmから40nmとすることが好ましい。第2強誘電体層16の膜厚は、第1強誘電体層14の膜厚に応じて適宜決められるが、第1強誘電体層14と第3強誘電体層18とを光学的に分離するために100nmから10000nmとすることが好ましい。第3強誘電体層18の膜厚は、光導波モードのカットオフ膜厚より厚く、かつ、シングルモードまたは適度のモード数とする点で、100nmから10000nmとすることが好ましい。

光導波路でもある第3強誘電体層18の屈折率は、島状構造の第1強誘電体層14と第2強誘電体層16との間の屈折率分布による光散乱の影響を無くすために、第2強誘電体層16の屈折率より大きくすることが必要であり、第2強誘電体層16と第3強誘電体層18との屈折率差が0.001以上であることが好ましく、0.01以上がより好ましい。

なお、第1及び第2の実施の形態では、単結晶基板、バッファ層、及び光導波路から光導波路素子を構成したが、光散乱の低減や上部電極による光吸収の低減のために、光導波路上にクラッド層として他の強誘電体層を設けてもよい。また、必要に応じて、光導波路層を2層以上設けてもよい。

本発明の単結晶基板12の材料としては、ZrO2、Y2O38%−ZrO2、MgO、MgAl2O4、Al2O3、ZnO、AlドープZnO、In2O3、RuO2、ZnGa2O4、CdGa2O4、CdGa2O4、Mg2TiO4、MgTi2O4、SrTiO3、NbドープSrTiO3、LaドープSrTiO3、BaTiO3、BaZrO3、LaAlO3、LiNbO3、LiTaO3、BaPbO3、SrRuO3、YBa2Cu3O7-x、SrVO3、LaNiO3、La0.5Sr0.5CoO3などの酸化物、及びこれらの酸化物からなる層を表面に設けたSi,Ge,ダイアモンドなどの単体半導体、AlAs,AlSb,AlP,GaAs,GaSb, InP,InAs,InSb,AlGaP,AlLnP,AlGaAs,AlInAs,AlAsSb,GaInAs,GaInSb,GaAsSb,InAsSbなどのIII-V系の化合物半導体、ZnS,ZnSe,ZnTe,CaSe,CdTe,HgSe,HgTe,CdSなどのII-VI系の化合物半導体を挙げることができる。薄膜品質の点より、SrTiO3、NbドープSrTiO3、LaドープSrTiO3が好ましく、また、大面積化とへき開性の点より、Al2O3、MgO、MgO層/Si、MgO層/GaAsがより好ましい。

本発明の第1強誘電体層14、第2強誘電体層16、及び第3強誘電体層18は、表面が平滑な膜の形成に適している点で、金属有機化合物溶液の塗布を用いた固相エピタキシャル成長により形成することが好ましい。具体的には、有機金属化合物からなる強誘電体前駆体を塗布して薄膜を形成する塗布工程、該薄膜を熱分解する熱分解工程、及び該熱分解後の薄膜を結晶成長温度まで昇温して固相エピタキシャル成長させる結晶化工程を、単数回または複数回繰返して行うことにより形成するのが好ましい。

まず、有機金属化合物からなる強誘電体前駆体を塗布して薄膜を形成する(塗布工程)。

金属有機化合物は、Pb,La,Zr,及びTiの金属と、有機化合物、望ましくは常圧での沸点が80℃以上である有機化合物との反応生成物である金属アルコキシドまたは金属塩より選ばれる。

Pb、La、Zr、Tiの比としては、Pbを他の元素に対して、Pb1-x Lax(ZryTi1-y)1-x/4O3の化学量論組成より過剰に添加することが有効であり、5at%(5mol%)以上過剰とすることが望ましい。このように過剰なPbを配合することによって、Pb欠損傾向であり非強誘電相であるパイロクロア相を抑制することができ、最終的に均一なエピタキシャル強誘電体薄膜を得易くなる。また、必要に応じてPb,La,Zr,Ti以外の金属元素を含む各種有機金属化合物を微量添加することも有効である。

金属アルコキシド化合物の有機配位子としては、R1O−またはR2OR3O−より選ばれる(式中、R1及びR2は脂肪族炭化水素基を表し、R3はエーテル結合を有してもよい2価の脂肪族炭化水素基を表す)。金属アルコキシド化合物は、R1OHまたはR2OR3OHで表される有機溶媒中で蒸留や還流によって合成することができ、R1及びR2の脂肪族炭化水素基としては、炭素数1〜4のアルキル基が好ましく、R3は、炭素数2〜4のアルキレン基、炭素数2〜4のアルキレン基がエーテル結合によって結合している全炭素数4〜8の2価の基が好ましい。

金属有機化合物は加水分解をした後に塗布をすることも可能であるが、エピタキシャル強誘電体薄膜を得るためには加水分解をしないことが望ましい。

塗布溶液の調製は、上記金属有機化合物を脱水した溶媒と反応させ、または溶媒中に溶解して、所定濃度の溶液とすることにより行う。溶媒としては、常圧での沸点が80℃以上であるアルコール類、ジケトン類、ケトン酸類、アルキルエステル類、オキシ酸類、オキシケトン類、及び酢酸などより選ばれた溶媒を用いることができる。沸点が80℃以上である溶媒としては、具体的には、金属アルコキシドのアルコール交換反応が容易な、例えば(CH3)2CHOH(沸点82.3℃)、CH3(C2H5)CHOH(沸点99.5℃)、(CH3)2CHCH2OH(沸点108℃)、C4H9OH(沸点117.7℃)、(CH3)2CHC2H4OH(沸点130.5℃)、CH3OCH2CH2OH(沸点124.5℃)、C2H5OCH2CH2OH(沸点135℃)、C4H9OCH2CH2OH(沸点171℃)などのアルコール類が最も望ましいが、これらに限定されるものではなくC2H5OH(沸点78.3℃)なども使用可能である。

(実施例1)
サファイアAl2O3(1102)単結晶基板12上へ固相エピタキシャル成長によって膜厚10nmのエピタキシャルPLT(28/100)からなるバッファ層としての第1強誘電体層14を成長させ、さらに膜厚90nmのエピタキシャルPLZT(9/65/35)薄膜からなる光導波路としての第2強誘電体層16を成長させることによって、図1に示す構造の光導波路素子を作製した。

以下に、製造方法を詳細に説明する。
(1)第1強誘電体層14(バッファ層)の形成
無水酢酸鉛(Pb(CH3COO)2)、ランタンイソプロポキシド(La(O−i−C3H7)3)、及びチタンイソプロポキシド(Ti(O−i−C3H7)4)を出発原料として用い、Pbが他の元素に対して化学量論組成であるPb:La:Zr:Ti=72:28:100の割合となるように2−メトキシエタノールに溶解し、6時間の蒸留を行った後、さらに18時間の還流を行い、最終的にTi濃度で0.6MのPLT(28/100)用前駆体溶液を得た。得られた前駆体溶液を、0.2μmのフィルターを通してサファイア基板へスピンコーティングにより塗布し塗布膜を得た。サファイア基板は、溶剤洗浄、HClによるエッチング、脱イオン水によるリンスを行い、最後にN2中にてエタノールのスピンコーティングによって乾燥した後使用した。なお、以上の工程は総てN2雰囲気中にて行った。

次に、塗布膜を形成した基板を加湿した酸素雰囲気中に置き、10℃/secにて昇温して300℃にて2分間保持の後、10℃/secにて昇温して650℃に30分間保持し、最後に電気炉の電源を切り冷却し、膜厚10nmのPLT(28/100)バッファ層を固相エピタキシャル成長した。得られたバッファ層の表面を高分解能走査型電子顕微鏡(SEM)によって観察すると、図7に示すように島状構造の形態になっていた。
(2)第2強誘電体層16(薄膜光導波路)の形成
バッファ層形成の場合と同様に、無水酢酸鉛(Pb(CH3COO)2)、ランタンイソプロポキシド(La(O−i−C3H7)3)、ジルコニウムイソプロポキシド(Zr(O−i−C3H7)4)、及びチタンイソプロポキシド(Ti(O−i−C3H7)4)を出発原料として用い、Pbが他の元素に対して化学量論組成であるPb:La:Zr:Ti=91:9:65:35の割合となるように2−メトキシエタノールに溶解し、6時間の蒸留を行った後、さらに18時間の還流を行い、最終的にZr+Ti濃度で0.6 MのPLZT(9/65/35)用前駆体溶液を得た。得られた前駆体溶液を0.2μmのフィルターを通して、PLT(28/100)バッファ層を設けたAl2O3基板へスピンコーティングにより塗布した。以上の操作はすべてN2雰囲気中にて行った。

図8にこの光導波路素子のX線回折θ−2θパターンを示す。図8から、2θ=31.0°付近PLZT(110)の回折強度は128kcpsと強く、ペロブスカイト単一相が形成されていることがわかる。また、各層の結晶学的関係は、単一配向のPLZT(110)//PLT(110)//Al2O3(1102)であった。また、PLZT(110)面によるロッキングカーブ半値幅は0.913°と良好であった。

図10にこの光導波路素子のX線回折θ−2θパターンを示す。図10から各層の結晶学的関係がほぼ単一配向のPLZT(110)//Al2O3(1102)の構造の光導波路素子が得られていることが分かる。しかしながら、2θ=31.0°付近PLZT(110)の回折強度は2kcpsと極めて弱く、2θ=29.2°付近にはパイロクロア相を示すピークが1kcps程度の強度でみられた。 また、本比較例のエピタキシャルPLZT薄膜表面を光学顕微鏡によって観察したところ、図11に示すようにロゼット構造と一般的に呼ばれる薔薇状のぺロブスカイト相をパイロクロア相が囲んだような不均一な濃淡のみられる表面であった。

(実施例2)

次に、Pbが他の元素に対して化学量論組成より15%過剰であるPLZT(9/65/35)用前駆体溶液を、PLT(28/100)バッファ層を設けたサファイア基板へスピンコーティングにより塗布した。この塗布膜を形成した基板を加湿した酸素雰囲気中に置き、10℃/secにて昇温して300℃にて2分間保持の後、80℃/secにて昇温して750℃に2分間保持した。最後に電気炉の電源を切り冷却し、膜厚90nmの第一層目のPLZT(9/65/35)薄膜を固相エピタキシャル成長した。これをさらに5回繰り返すことにより総膜厚540nmのエピタキシャルPLZT(9/65/35)薄膜が形成された光導波路素子を得た。なお、最後の層を結晶化した後、1℃/秒の冷却速度で冷却を行った。

この光導波路素子のX線回折θ−2θパターンを調べたところ、ペロブスカイト単一相であり、各層の結晶学的関係は単一配向のPLZT(110)//PLT(110)//Al2O3(1102)であった。また、このエピタキシャルPLZT(9/65/35)薄膜表面を高分解能SEMによって観察したところ、表面は極めて均一かつ平滑であり、粒界や細孔の全くみられない、コントラストの得られないほど鏡面状の表面であった。さらに、図13に示すAFM解析の結果から、本実施例のエピタキシャルPLZT(9/65/35)薄膜表面のRa表面粗さを同定すると、粗さはわずか1.2nmであった。

次に、光導波路特性の評価を行った。プリズムカップリングによってレーザ光を本実施例のエピタキシャルPLZT薄膜に導入し、光伝搬方向のTE0モードの散乱光強度分布を光ファイバーによって測定した。散乱光強度の対数と光伝搬距離の関係の傾きより、光伝搬損失を求めたところ633nmの波長で7dB/cmと優れた特性を示した。

また、TE0モード及びTE1モードより屈折率を求めると、633nmの波長で2.497とバルクと同等の屈折率を示し、高密度でペロブスカイト単一相であることが分かった。さらに、サファイア基板裏面にダイアモンドカッターで傷をつけ、へき開を行うことによって容易にレーザ光の入出射端面を形成することができた。
