本発明は、モジュール基板等の基板表面処理方法及び装置に関する。

【従来の技術】
携帯電話やPDA等の小型化に伴い、近年、内部の電気回路に可撓性を有するプリント配線基板(以下、「FPC(Flexible Printed Circuit)」という。)が使用され、さらに、FPCにIC(Integrated Circuit)のベアチップ(以下、「ICチップ」という。)やチップ形状の電子部品(以下、「SMD(Surface mount device)」という。)が実装されている。最終的には、ICチップやチップ部品が実装されたFPCを、液晶パネルへ接合し、モジュール基板が完成する。

ICチップの電極は非常に狭ピッチで形成されるため、ICチップの実装に際して、導電性微粒子を含む接着材料(以下「ACF(Anisotropic conductive film)」という。)が使用される。具体的には、FPC上に接着材料を付与し、その上にICチップを装着し、さらに、ICチップをFPCに押さえつけるとともに加熱が行われる。これにより、ICチップとFPCとの間において接着材料中の導電性微粒子が潰れ、ICチップの電極とFPC上の配線とが電気的に接合される。また、接着材料は加熱により硬化する。

【発明が解決しようとする課題】
ところで、ICチップ内の回路の高集積化に伴って、ICチップ上に形成される電極間のさらなる狭ピッチ化が進んでいる。したがって、FPC上に形成される配線のピッチも、一層微小とする必要が生じる。配線ピッチの微小化は、イオンマイグレーションに起因する配線の劣化や短絡の問題を引き起こす。イオンマイグレーションとは、水分の吸湿による配線金属のイオン化と析出との繰り返し作用による配線の劣化である。イオンマイグレーションは、FPC製造時のメッキ処理に伴う塩化物などの残留により促進されることが知られている。このイオンマイグレーションを防止するには、イオンを除去するか水分を侵入させないことが必要である。すなわち仮にイオンが存在しても水分を完全に防止すればイオンマイグレーションは起こらない。したがって、水分を防止する方法として、絶縁樹脂を塗布する方法がある。しかし、この方法では、塗布する部分に凹凸がある場合、完全に被覆することができない。

また、FPC上の配線は銅からなり、電解めっき法により形成されている。そのため、FPCの完成時には、FPC上の配線パターン以外の電流を流すためだけに用いられた不要な配線は切断される。すなわち、通常FPCの配線パターンの先端では、銅が露出している部分が存在する。この露出した銅も水分により腐食し、イオンマイグレーションの原因となり、電気的な信頼性に問題が生ずる。具体的な例を以下に示す。

図4に携帯電話に使用される代表的なモジュール基板の例を示す。モジュール基板1は、FPC2とベアIC3とSMD4と液晶パネル5からなる。図5は、FPC2とベアIC3の接合部の断面図である。FPC2とベアIC3は、導電粒子6を含んだ絶縁材料であるACF7を用いて接合されており、8は、ベアIC3に形成された金めっきバンプで、9は、銅、ニッケル、金(最表面)からなる基板電極である。接合のプロセスを以下に示す。ベアIC3は、FPC2の基板電極9上に貼り付けられたACF7上に載置され、ベアIC3を加熱しかつ加圧(180℃、2.2×106Pa、7秒)することにより接合される。図5において、10は配線の露出部である。通常FPC2の配線上は、レジスト(図示せず)で被覆されている。しかし、ベアIC3との接続電極部では、レジストは塗布されていない。そのためACF7を介してベアIC3を接合しても、ACF7に被覆されていない配線露出部10が存在する。配線露出部10に電圧がかかった状態で水分が存在した場合、金の腐食が加速されイオンマイグレーションが起こり電気的な信頼性が低下する。

さらに、FPC2とACF7の接合界面から水分が侵入した場合、基板電極9に電圧がかかった時には、金の腐食が加速され、基板電極9間でイオンマイグレーションが起こり電気的な信頼性が低下する。

図6は、FPC2と液晶パネル11の接合部の断面図である。液晶パネル11接続側にはITO膜81が配線されており、導電粒子6を含んだACF7を介してFPC2を載置して、FPC2側を加熱、加圧(180℃、2.2×106Pa、7秒)することにより基板電極91に接合される。図6において、FPC2とACF7の接合界面から水分が侵入した場合、基板電極91に電圧がかかった時には、金の腐食が加速され基板電極91間でイオンマイグレーションが起こり、電気的な信頼性が低下する。

本発明は、上記課題に鑑みなされたものであり、モジュール基板に対する電気的信頼性を向上することができるモジュール基板を提供することを主たる目的としており、特に、モジュール基板を形成する基板上に形成された配線における腐食を防止し、イオンマイグレーションの発生の抑制等を実現することを目的としている。

この目的を達成するために本発明は、銅からなる配線を設けたプリント配線基板上の配線に電子部品の電極が接着材料により接合された回路基板を反応室内の高周波電極上に載置し、反応室内に酸化性ガスを流し、高周波電極に高周波電力を印加することにより分離される酸素ラジカルにより回路基板の表面をクリーニングし、クリーニングされた回路基板に対して、反応室内に流入させるフロロカーボン系のガスを用いて、100Pa〜200Paの圧力でプラズマ処理し、配線先端部の銅の露出部に弗化銅を形成するとともに、回路基板表面に膜を形成し、銅の露出部や接着材料の側面を膜で被覆するもので、これにより膜を形成する前に酸化性ガスを用い、酸素ラジカルにより回路基板表面の有機物を除去しているため、表面は清浄化され、フロロカーボン系のガスの使用と相まって、イオンマイグレーションや配線の腐食をより防止することができる。特に、接着材料側面の吸湿防止により大きな効果が得られる。また、配線先端部の銅の露出部に、初期段階で弗化銅が形成されるため、フッ素を含有した膜で被覆する効果に加えて、腐食防止の効果が得られる。

【発明の実施の形態】
本発明の第1の実施形態のモジュール基板表面処理装置について、図5、図6の構成を引用し、図面を参照しながら説明する。図1は、プラズマ処理に使用したモジュール基板表面処理装置の断面図を示すものである。

図1において、反応室12は、ガス導入口13と真空排気口14を有し、接地されている。モジュール基板15は、従来技術で説明した図5に示す構成要素からなり、高周波電極16上に載置される。高周波発振器17からの電力は、マッチングチューナー(図示せず)、高周波電力供給部を通って高周波電極16に供給され、高周波電極16は、絶縁リング18により反応室12と絶縁が保たれている。高周波電極16、絶縁リング18と反応室12は、Oリング(図示せず)により真空に保たれている。対向電極19は、高周波電極16の対向する位置にあり、接地されている。冷却溝20は、Oリングが200℃以上に加熱されないように冷却水を流すためものである。

以上のように構成されたプラズマ処理装置について、以下説明する。ガス導入口13からCF4ガスを50SCCM流しながら、反応室12内の真空度を120Paに保った状態で高周波電極16に100W(パワー密度は0.32W/cm2)の高周波を印加し、プラズマを発生させ、60秒間処理する。通常CF4ガスは、プラズマ放電により、(化1)に示すようにF-、CF3 -などのイオンやCF4 *、CF3 *、F4 *などのラジカルが形成される。

一般的にCF4ガスは、半導体分野などではシリコン化合物のエッチングガスとして使用され、圧力としては、数Paから約80Pa程度の圧力領域で用いられている。ただ、100Paを超えるとイオンよりラジカルが優先となり、エッチングとしての機能より成膜としての機能が優先的に働くようになる。また、高周波電極16に印加する電力も、150W(パワー密度は0.48W/cm2)以下であれば、イオンの形成よりラジカルが優先的に形成され、より効率的に成膜される。ただし、30W(パワー密度は0.1W/cm2)以下であれば、放電しない。本発明でのプロセス条件では、圧力を高い領域に設定し、かつ高周波電力も低く設定しているため、プラズマ中にさらされたモジュール基板15面上には、プラズマ中にあるCF4 *、CF3 *、F4 *などがモジュール基板15表面に付着し、CとFからなるフッ素を含んだ膜を形成することになる。この形成された膜は、絶縁膜でかつ撥水性を有する。

またこの膜は、モジュール基板15に凹凸があっても真空中で形成されるため、ガスにさらされる領域では完全に全体を被覆することができる。すなわち、配線露出部10や、ベアIC3と液晶パネル11をFPC2に接続するために配置されたACF7側面に対して、フッ素を含有した膜で被覆することになる。そのため、水蒸気からの吸湿を防止し、金配線の腐食あるいはFPC2の基板電極9、91間のイオンマイグレーションを防止することができる。

さらに、配線パターンの先端の銅が露出している部分では、フッ素を含有した膜で被覆する効果以外に、初期段階で、フッ素イオンおよびフッ素ラジカルにより弗化され、弗化銅が形成される。この膜も腐食防止の効果がある。

以上のように本実施例によれば、反応室12内の真空度を120Paに保った状態で高周波電極16に100W(パワー密度は0.32W/cm2)の高周波を印加してCF4ガスプラズマで処理することにより、フッ素を含有した膜が、効率的にモジュール基板15に成膜される。結果としてプラズマにさらされたモジュール基板15表面は、フッ素を含有した膜で被覆され金や銅配線の腐食やFPC2のリード電極9間のイオンマイグレーションを防止することができる。

つぎに、本発明の第2の実施形態のモジュール基板表面処理装置について、図5、図6の構成を引用し、図面を参照しながら説明する。図2は、モジュール基板表面処理装置の断面図を示すものである。反応室21は、石英ガラスからなる反応管22と、ガス導入口23とガス排気口24を有する蓋25からなる。反応管22と蓋25はOリング(図示せず)を介して固定され、真空に保つような構成になっている。反応室21の周囲には高周波電力を供給するための高周波供給コイル26が配置され、高周波電源27からの高周波電力を供給する。モジュール基板28は、基板保持台29の溝30で垂直に固定されており、図4に示すように、FPC2とベアIC3とSMD4と液晶パネル5からなる。図3は、モジュール基板28を保持するための基板保持台29の斜視図である。液晶パネル5を溝30に差込み処理基板28は固定されている。

以上のように構成されたプラズマ処理装置について、以下説明する。ガス導入口23からCF4ガスを50SCCM流しながら、反応室21内の真空度を120Paに保った状態で、高周波電源27から高周波供給コイル26に50Wの高周波電力を供給し、プラズマを発生させ、60秒間処理する。第1の実施形態と同様、通常CF4ガスは、プラズマ放電により、F-、CF3 -などのイオンやCF4 *、CF3 *、F4 *などのラジカルが形成される。一般的にCF4ガスは半導体分野などではシリコン化合物のエッチングガスとして使用され、圧力としては、数Paから約80Pa程度の圧力領域で用いられている。ただ100Paを超えるとイオンよりラジカルが優先となりエッチングとしての機能より成膜としての機能が優先的に働くようになる。また、高周波供給コイル26に印加する電力も150W以下であれば、イオンの形成よりラジカルが優先的に形成され、より効率的に成膜される。ただし、約30W以下であれば、放電しない。本発明でのプロセス条件では、圧力を高い領域に設定し、かつ高周波電力も低く設定しているため、プラズマ中にさらされたモジュール基板28面上には、プラズマ中にあるCF4 *、CF3 *、F4 *などがモジュール基板28表面に付着し、CとFからなるフッ素を含んだ膜を形成することになる。この形成された膜は、絶縁膜でかつ撥水性を有する。

またこの膜は、モジュール基板28に凹凸があっても真空中で形成されるため、ガスにさらされる領域では完全に全体を被覆することができる。すなわち配線露出部10や、ベアIC3や液晶パネル11をFPC2に接続するために間に配置されたACF7側面に対してフッ素を含有した膜で被覆することになる。そのため、水分からの吸湿を防止し、金配線の腐食あるいはFPC2のリード電極9間のイオンマイグレーションを防止することができる。

さらに、配線パターンの先端の銅が露出している部分では、フッ素を含有した膜で被覆する効果以外に、初期段階で、フッ素イオンおよびフッ素ラジカルにより弗化され、弗化銅が形成される。この膜も腐食防止の効果がある。

そして、第1の実施形態の場合は、高周波電極16に載置されたモジュール基板16の接触面側には膜を被覆することはできないが、本実施形態ではモジュール基板28の全表面を被覆することができる。

以上のように本発明によれば、モジュール基板28を、反応室21内の真空度を120Paに保った状態で高周波供給コイル26に50Wの高周波を印加してCF4ガスプラズマで処理することにより、効率的にフッ素を含有した膜が成膜される。結果としてプラズマにさらされたモジュール基板28表面は、フッ素を含有した膜で被覆され金や銅配線の腐食やFPC2のリード電極9間のイオンマイグレーションを防止することができる。

つぎに、本発明の第3の実施形態における回路基板表面処理装置について説明する。装置は第1の実施形態と同様、図1に示すものである。

ガス導入口13から酸素ガスを10SCCM流しながら、反応室12内の真空度を40Paに保った状態で高周波電極16に200W(パワー密度は0.64W/cm2)の高周波を印加する。反応室12中の酸素ガスは、放電し酸素ラジカル、酸素イオンと電子に分離し、回路基板15表面を処理する。処理時間は、30秒間である。酸素ラジカルは、回路基板15表面に存在する有機物汚染と反応する。結果として、C(カーボン)からなる有機物は、酸素ラジカルにより分解し、CO2、COなどに反応生成され、除去される。次に第1の実施形態と同様、ガス導入口13からCF4ガスを50SCCM流しながら、反応室12内の真空度を120Paに保った状態で高周波電極16に100W(パワー密度は0.32W/cm2)の高周波を印加し、プラズマを発生させ、60秒間処理する。

以上、本発明にかかる実施の形態について説明してきたが、本発明は上記実施の形態に限定されるものではなく、様々な変形が可能である。

上記第1〜第3の実施の形態では、CF4ガスプラズマで処理することにより、フッ素を含有した膜を形成し、金や銅の腐食やイオンマイグレーションを防止するとしたが、他の成膜ガスでも絶縁膜を形成すれば同様の効果はある。また、モジュール基板15、28は、図4の構成に示すようにFPC2とベアIC3とSMD4と液晶パネル5からなる基板に対してのプラズマ処理としたが、電解めっき法により形成されたFPC上の完成時に切断された銅配線側面に対しては、ベアIC3とSMD4と液晶パネル5の接合前にプラズマ処理して全体を被覆しても同様の効果は得られる。ただし、ベアIC3とSMD4と液晶パネル5の接合前には、接合部に対して被覆した膜を除去するか、あるいは高抵抗にならないように膜の厚みを薄くする必要がある。500Å以下であれば問題ないことを確認している。

さらに、モジュール基板1は、FPC2とベアIC3とSMD4と液晶パネル5からなる構成としたが、めっき法により形成されたFPC2単体でも、あるいは他の部品が搭載されたモジュール基板1でも、さらには、多層基板でも同様に金や銅配線の腐食を防止する役割を果たす。

【発明の効果】
本発明では、電子部品を搭載し、接合が完了したモジュール基板をCF4ガスプラズマで処理することにより、効率的にフッ素を含有した膜が成膜される。結果として、配線露出部や、ベアICをFPCに接続するために配置された接着材料側面をフッ素を含有した膜で被覆するなど、完成状態の回路基板全体としての吸湿を防止し、銅配線の腐食やFPCのリード電極間のイオンマイグレーションを防止することができ信頼性を向上することができる。また、膜を形成する前に酸化性ガスを用い、酸素ラジカルにより回路基板表面の有機物を除去しているため、表面は清浄化され、フロロカーボン系のガスを使用した膜の形成による、イオンマイグレーションや配線の腐食防止をより効果的に実現することができる。さらに、配線先端部の銅の露出部に、初期段階で弗化銅が形成されるため、フッ素を含有した膜で被覆する上記効果に加えて、腐食防止の効果が得られる。

Miniaturization of the wiring pitch causes problems of wiring deterioration and short circuit due to ion migration. It is known that ion migration is promoted by the residual of chlorides and the like accompanying the plating process during FPC manufacturing. In order to prevent this ion migration, it is necessary to remove ions or prevent moisture from entering. That is, even if ions are present, ion migration does not occur if moisture is completely prevented. Therefore, there is a method of applying an insulating resin as a method of preventing moisture. However, in this method, when there is unevenness in the portion to be applied, it cannot be completely covered.
