【発明の属する技術分野】
本発明は、酸化物系あるいは非酸化物系の各種セラミック部材と金属放熱器との取り付け構造に関するもので、特に電気自動車、ハイブリッド車、電車、エレベータ等のインバーター制御に用いられるIGBTをはじめとするパワーモジュール等発熱量の大きな電子部品の搭載に好適なセラミック基板と金属放熱器との接合構造に関するものである。

【従来の技術】
従来、この種のパワ−モジュ−ル用基板として、Niめっきを施したCuまたはAlにより形成された大型の金属放熱器をSn−Pb系、Ag−Sn系等のはんだもしくはシリコ−ングリ−ス、シリコ−ンオイル等の樹脂を用いて、セラミック基板の裏面に金属薄板を介して積層接合する方法が知られている。しかし上記はんだもしくは樹脂を用いた積層接合方法では、セラミック基板−金属薄板−はんだもしくは樹脂−金属放熱器というようにセラミック基板から金属放熱器までの熱抵抗が大きい、また樹脂を用いた場合には樹脂の熱伝導が悪いため放熱性に問題があり、セラミック基板と金属放熱器を直接接合する方法が検討されている。

この直接接合する方法として、図7に示すセラミック基板40及び金属放熱器41の材質としてアルミナ及びCuを用いた場合、セラミック基板40と金属放熱器41とを重ねた状態でこれらに荷重を加え、N2 雰囲気中で加熱するいわゆるDBC法(Direct Bonding Copper法)がある。または図8に示すセラミック基板43と金属放熱器44との間にAg−Cu−Tiろう材45の箔を挟んだ状態でこれらに荷重を加え、真空中で加熱するいわゆる活性金属法がある。

しかし、上記直接接合する方法では、セラミック基板40と金属放熱器41の熱膨張係数が異なるため、セラミック基板40に反りを生じたり、熱サイクルによりセラミック基板40に割れを生じたりするという問題点があった。

またその他の接合方法としては、図5に示す特公平06−338577号公報に記載のようなセラミック基板23と放熱器21の間に非導電性の樹脂22を介在させ金属ケース29で圧接する方法がある。

この放熱構造を図5を用いて説明すると、アルミナ、窒化アルミニウム、窒化ケイ素等からなるセラミック基板23の上に、Cu、Al、W等の金属からなる電極26を形成し、その上に半導体素子25が載置されている。該セラミック基板23は、樹脂からなる中間層22を介して金属放熱器21に密着固定されている。また半導体素子25は、ボンディングワイヤ28により回路導体24に接続されている。また、セラミック基板23には金属放熱器21に形成された位置合わせ突起27に符合するU字切り欠き31が形成されており、ここで位置合わせして、樹脂からなる中間層22により金属放熱器21に密着固定されている。また、金属放熱器21には、金属ケ−ス29がセラミック基板23を覆うように取り付けられており、金属放熱器21に設けられたビス穴30で固定されている。

また、図6に示すセラミック基板35に金属薄板36が直接接着され、この金属薄板36に可塑性多孔質金属層37を介して金属放熱器38を積層接合する方法がある。この放熱構造は、アルミナ、窒化アルミニウム、窒化ケイ素等からなるセラミック基板35の一方の面には回路基板34が、他方の面にはDBC法による直接接合又は活性金属を含むろう材39による接合にてCu、Al等からなる金属薄板36を積層接着する。該金属薄板36には気孔率20〜50%のCu、Al、Ag等からなる可塑性多孔質金属層37を介してCuもしくはAlからなりセラミック基板35と異なる熱膨張係数を有する金属放熱器38が積層接着されている。可塑性多孔質金属層37がセラミック基板35と金属放熱器38に発生する熱変形を吸収するので、セラミック基板35に発生する反りやクラックを防止できる。また可塑性多孔質金属層37に形成された気孔には金属層の側面からシリコ−ングリス、シリコ−ンオイル、エポキシ樹脂を充填することによりさらに熱伝導率が上がり、放熱特性の向上が見られる。

【発明が解決しようとする課題】
しかしながら、前記従来の放熱構造では、十分な冷却性能が得られず、また耐久性および信頼性に不安があるという問題があった。その為、100A以上の大電流を流すことを要求され、かつ−40℃〜150℃の環境下で使用されるような場合、例えば環境汚染防止の視点から最近注目され開発が進んできた電気自動車やハイブリッドカーなどに使用されるインバーター用のパワーモジュールにおいては、搭載スペースの問題から小型高出力化が要求されており、チップの発熱量が増大するため、上述の方法では取り付けスペースが確保できない、十分な冷却性能が得られないとか、必要な出力が取り出せない等の問題があり、また耐久性および信頼性にも不安があった。

たとえば、図5の構造では、チップの発熱によるセラミック基板の反りによって樹脂材が剥離し放熱性が低下するおそれがあった。また、図6の構造ではセラミック基板35と金属放熱器38までの熱抵抗が大きいとか、また金属放熱器38は可塑性多孔質金属層37に接合してあるため接合部における未接合の割合が高く放熱性が悪いという問題があった。

【発明の目的】
本発明は、上記欠点に鑑み案出されたもので、その目的は発熱量の大きなパワーモジュール用のセラミック基板と放熱器の接合構造において、チップの発熱によるセラミック基板の反りや割れを防止でき、かつ十分な冷却性能が得られるパワ−モジュ−ル用のセラミック基板と金属放熱器の接合構造を提供することにある。

【課題を解決するための手段】
本発明は、一方の面に金属回路が形成されているセラミック基板の他方の面の一部に、熱伝導率が10W/m・K以上、厚みが20μm〜300μmの接合層を介在させて金属放熱器に接合させるとともに、セラミック基板と金属放熱器の未接合部の面積比を15%以下とすることにより、放熱特性の優れたパワーモジュールを形成するものである。

【作用】
本発明はセラミック基板と金属放熱器との接合層に所定の熱伝導率、厚みを持った接合材を用いることで、パワ−モジュ−ルの高出力化によりチップの発熱が激しくなり電極を構成する金属材料の温度が上昇し、セラミック基板との熱膨張差によりセラミック基板が金属放熱器に接触する面に凹状に反り返るような応力が働く場合でもその応力を吸収し放熱器との密着性を維持することが可能になった。

また本発明の接合構造によれば、高強度のセラミック基板を用いることでセラミック基板と金属放熱器との接合において、接合層を介して直接接合することができるので、従来構造に比べ構造の簡略化が可能となり、また熱伝導の良い接合層を用いることで、チップ表面から金属放熱器までの熱抵抗の低減及び省スペ−ス化が可能になった。

【発明の実施の形態】
以下、本発明の実施形態を図によって説明する。

図1〜3に本発明の金属放熱器とセラミック基板との取り付け構造の一例を示す。

半導体素子1は、はんだ層2を介してセラミック基板4上に形成された電極3と接合されており、セラミック基板4は接合層5を介して金属放熱器6に接合されている。自動車用のパワ−モジュ−ルなど振動がかかる状態で使用する場合には組み付け金具7及びねじ8により少なくとも2カ所以上で固定することが望ましい。

接合層5としては、熱伝導率10W/m・K以上の材質を用い、厚みを20μm〜300μmとする。これは接合層5の熱伝導率が10W/m・K未満の場合には、放熱性が低いため、良好な放熱性を得られないためである。

また、接合層5の厚みが20μm未満の場合は初期では良好であるが、熱サイクル試験後に温度上昇が認められる、これは接合層5が薄いために耐久時の摩擦による接触状態の変化を十分に吸収できなかったためと考えられる。これに対し、接合層5の厚みが20μm以上であれば、熱サイクル試験後に温度上昇の変化は無く放熱性は安定しているが、接合層5の厚みが300μmを超えると、接合層5が放熱性を阻害する傾向があり逆に放熱性が低下する。接合層5の厚みとしては、50〜200μm程度が望ましい。

また、上記接合層5によるセラミック基板4と金属放熱器6との接合面において、未接合部の面積比を15%以下とする。この面積比が15%を越える場合には、未接合部の放熱性が悪くまた未接合部分が局所発熱して温度が上昇してしまう。このため、セラミック基板4と金属放熱器6との接合面における未接合部の割合は15%以下にする必要がある。

この未接合部の割合を15%以下にするには、セラミック基板4と金属放熱器6の接合面に接合層5に使用するろう材と濡れの良いメッキを形成するとよい。金属の表面は酸化されやすく、表面に酸化皮膜が形成されると、ろう材との濡れが悪くなる。前記メッキ層の形成方法および管理方法が重要である。

なお、セラミック基板4と金属放熱器6の接合状態はクロスセクションによる断面SEMの観察もしくは超音波探傷法により未接合部の面積比を測定する方法などで評価する。

また接合層5は、自動車用のパワーモジュールなど使用環境によって−40℃〜150℃の冷熱環境下に長時間さらされることを想定した場合、樹脂などを接合層5に用いると、冷熱時のセラミック基板4と放熱器6の熱膨張差による応力により、固定部が剥離して接触状態が変化し放熱性が低下する事がある。同時に、接合層5はパワ−モジュ−ルの高出力化により半導体素子1の発熱が激しくなり、電極3の温度が上昇し、セラミック基板4との熱膨張差によりセラミック基板4が金属放熱器6に接触する面に凹方向に反るような応力が働く場合でも、その応力を吸収し金属放熱器6との密着性を維持しなければならないため、接合層5は高熱伝導性であると共に、接触状態が変化しない材質でなければならない。

この為、前記接合層5を構成する物質としては、高熱伝導で接合層自体が柔らかい材質、すなわちIn又はInを15体積%以上含む、例えばIn−Pb、In−Zn、In−Sn、In−Au、In−Ag等のIn系の合金であるか、またはAl−Si系のろう材でろう材自体のヤング率が75GPa以下の材質が適当である。

Inの比率が15体積%未満の場合、長期使用時に接合層5の断面観察において接合層5にクラックが発生していることが確認された。これは、合金中に占めるInの比率が少ないため接合層5(ろう材)が硬く熱サイクルをかけた際、セラミック基板4と金属放熱器6の熱膨張差による応力を緩和しきれず接合層5にクラックが発生する。そのため、接合層5においてInもしくはIn系の合金を用いる場合には、Inの比率は15体積%以上にする必要がある。また、好ましくはIn自体の融点が低いことよりInの比率としては20%〜50%程度が望ましい。

セラミック基板4の放熱性の評価は、従来の接合層5のないパワーモジュールの放熱性を基準にして、半導体素子1の温度の増減率で評価した。また、耐久性の評価は、サンプルを−40℃/30分〜150℃/30分の熱処理を1000サイクル実施し、放熱性は同様に半導体素子1の温度の増減率で評価した。また半導体素子1の発熱量に対する影響を調べる際は、半導体素子1の代わりにセラミックヒータチップ10を設置し、セラミックヒータチップ10への印加電圧を上げることにより、発熱量が増大した場合の影響を評価した。

また、Al−Si系のろう材を用いた場合には、ろう材自体の熱伝導が高いため、初期及び耐久後共に良好な放熱特性を示す。しかしながら、耐久後の断面の観察を行うと、接合層(ろう材)のヤング率が75GPa以上の場合にはクラックが発生する。このためろう材自体のヤング率は75GPa以下にする必要がある。

前記接合層5の接合方法としては、接合層5の材質のブレージングシートをセラミック基板4と金属放熱器6の間に載置し熱処理を行う方法、または接合層5の材質の粉末を溶剤と混合したものを、プリントやスプレー塗布によりセラミック基板4の裏面もしくは金属放熱器6の接触面のうち、片方もしくは両方の面に形成し、その後熱処理を行い接合層5を形成する方法等がある。セラミック基板4と金属放熱器6の接合面は接合に用いている材料のぬれ性により必要に応じて表面処理を行う必要がある。

振動がかかる状態で使用する場合には、組み付け金具7及びねじ8により少なくとも2カ所以上で固定することが望ましい。この場合のセラミック基板4と金属放熱器6の圧接固定は、図1に示すようなセラミック基板4の対向する辺の二カ所以上を組み付け金具7等で押さえるようにして、ワッシャ9を介してねじ8で締め付けて固定したり、図2に示すようなセラミック基板4に穴加工を施して、直接ねじ止めするなどの方法で固定したり、また、ねじ8の代わりにバネ材等で加圧固定しても良い。

セラミック基板4の厚みが0.5mm以下の場合には組付けの際にクラックや割れが生じ、3.0mm以上の場合には放熱性を阻害する。このためセラミック基板4の厚みは0.5〜3.0mmが望ましい。

また、セラミック基板4裏面の表面粗さ(Ra)は接合層5の接合状態を阻害しないために、10μm以下とすることが望ましい。

さらに、実装された半導体素子1の発熱量が大きい場合など、その熱により電極部材3とセラミック基板4との熱膨張差により金属放熱器6側が凹になるように反る場合があるため、図3に示すようにあらかじめセラミック基板4を金属放熱器6側が凸になるように平坦度を調整することが好ましい。

平坦度の調整方法としては、電極3の形成を終えた基板4の裏面を研磨する方法、電極3の形成前に基板4の裏面を平坦に研磨し、電極3の厚みや幅、長さなどの寸法を調整し基板4への接合時の応力で反らす方法などがある。

平坦度は、セラミック基板4に対し0.1〜3μm/mmに調整することが好ましく、0.1μm/mm未満では発熱時の反りを吸収出来ず密着性が損なわれ放熱性が低下する。また、3μm/mm以上では組付けの際にセラミック基板4にクラックや割れが発生する場合がある。

本発明に使用されるセラミック基板4としては、良好な放熱性を示すために熱伝導率が60W/m・K以上のものが適している。熱伝導率が60W/m・K未満の場合には、セラミック基板4の熱伝導が悪く放熱性が著しく劣るため、セラミック基板4上の半導体素子1の温度が上昇しセラミック基板4に反りが発生する。

また、セラミック基板4の曲げ強度については、圧接組付け性に影響を与えるため400MPa以上のものが適当である。400MPa未満の場合、接合層5にてセラミック基板4と金属放熱器6を接合した後、組み付け金具7及びねじ8にて固定を行う際に、セラミック基板4の強度が低いため、ねじ締め部にクラックが発生する。

また、圧接組み付け時に適度にたわみ矯正されることが必要であるため、ヤング率400GPa以下が適当である。400GPaを超える場合、接合層5にてセラミック基板4と金属放熱器6を接合後、組み付け金具7及びねじ8にて固定を行う際、セラミック基板4のたわみが少ないためにクラックが発生する。このような特性を示すセラミックスとして、周期律表第3a族元素酸化物の中の少なくとも1種類以上を主焼結助剤とする、窒化アルミニウム質セラミックスあるいは窒化珪素質セラミックスがある。

セラミック基板4表面に形成される電極3の材料としては、銅、アルミニウム等の低抵抗、高熱伝導で比較的軟質な金属をベースにしたものが望ましい。セラミック基板4との接合方法としては、それらの板を活性金属法などによりセラミック基板4に直接接合する方法や、それらの粉末を適当なバインダーと混合してペースト状に調整したものを、プリントやディスペンサーによってセラミック基板4の上に形成した後、予めセラミック基板4に一体焼結させたタングステンメタライズにニッケルめっきを施した面上に、さらに銅、アルミニウム等の厚膜を形成し、不活性、還元、もしくは真空雰囲気で焼き付けを行って接合する方法などがある。必要に応じて電極3にはニッケルめっき、金めっき等の表面処理が施される。

また、電極3上への半導体素子1の実装は、はんだ2を介して電極3上に接合される。そして、セラミック基板4と金属放熱器6の組付けは、良好で安定な放熱性を確保する必要から、高熱伝導性の物質を接合層5として介在させる。

図3は、本発明のセラミック基板4と金属放熱器6の接合構造の他の実施形態を示す図である。図1および2に示した試料との差は、セラミック基板4に、金属放熱器6との接合面側が凸となるような反りを予め形成している点である。これにより、ねじ8による締め付け時にセラミック基板4の中心部が金属放熱器6に有効に密着するようにしている。

【実施例】
以下、本発明のセラミック基板を評価するための構造を、図4を用いて説明する。

セラミック基板4の一方の面上には、電極3が形成されはんだ層2を介してセラミックヒータチップ10が形成されている。セラミックヒータチップ10には、陽極電線12および陰極電線13が接合され、これらからの電力供給により発熱量を調整する。また、セラミックヒータチップ10の上には熱電対11が設置され、放熱特性をこれにより評価する。

また、セラミック基板4のもう一方の面には、金属放熱器6が接合層5を介してねじ8による締め付け力で密着されている。ねじ8とセラミック基板4の間には、ねじ8の片当たりを防止するためワッシャ9が挿入される。

以下、実施例において、この図4に示される構造のパワーモジュールを用いて評価した。

実施例 1
窒化アルミニウムを主成分として、主焼結助剤に酸化エルビニウム、添加剤に窒化チタンの粉体を、適当な有機系バインダーを加えてスラリー状に調整し、ドクターブレード法によりシート状に成形したものを必要な厚さに積層し、脱脂工程を経て、1700〜1850℃の範囲で1時間以上焼成し、焼結体を得た。その後、反り量調節のため焼結体を研磨しセラミック基板4とした。

電極3については、粒径1〜50μmのCu粉末を粒度配合し適当なバインダーを加えて顆粒状に調整したのちプレス法により電極パターンを成型し、脱脂工程を経て600〜1000℃で焼成を行い電極3の焼結体とした。

セラミック基板4と電極3の接合は、セラミック基板4に活性金属(Ti)入りのろう材(Ag−Cu系)をプリントし、ろう材上に電極3を載置した後、真空炉にて780〜850℃の範囲で5分以上焼き付けを行い接合した。

上記の方法で作製したセラミック基板4を用いて、半導体素子1の代わりに発熱量調整の容易なセラミックヒータチップ10をはんだでセラミック基板4の電極3上に実装して評価した。セラミックヒータチップ10表面には熱電対11を設置し、セラミックヒータチップ10に所定の電圧を印加しながら、表面温度を計測し、基準とする従来の接合層5なしの条件と比較して、その温度の増減率で放熱性を評価した。

またセラミック基板4と金属放熱器6との接合については、Al−Si系のろう材を用いる場合は、セラミックヒータチップ10実装前にブレ−ジングシート状のろう材をセラミック基板4と金属放熱器6の間に載置し、真空炉にて580〜620℃の間にて焼き付けを行い接合した。InもしくはIn系の合金を用いて接合する場合は、Inの特性(融点が低い)上、セラミックヒータチップ10実装後にAl−Si系のろう材と同様に、ブレージングシートを用いて真空炉にて200〜300℃で熱処理を行い接合した。

また、当該サンプルを−40℃/30分〜150℃/30分の熱処理を1000サイクル実施後に再度放熱性を評価した。またセラミックヒータチップ10への印加電圧を上げることにより、発熱量が増大した場合の影響を同様の方法で評価した。

評価は、従来品として、接合層5は厚み20μmのシリコ−ン樹脂、セラミック基板4は厚み1.5mm、熱伝導率=100W/m・K、平坦度=0μm/mm、Ra=5μmのもの、金属放熱器6は厚み20mmのアルミニウムを用い、セラミックヒータチップ10の温度を基準として、各々の評価はこの基準温度に対する増加率で表し、初期の放熱特性については前述の基準温度以下、また耐久後の放熱特性については初期に対し増加率5%未満を適正値とした。セラミック基板4と金属放熱器6の接合状態は、クロスにて断面SEMの観察もしくは超音波探傷法による未接合部の面積%の測定を行った。

表1に示すように、接合層5が無いNo.1は、初期でも5%の温度上昇があり、更に耐久後に14%の温度上昇が認められた。初期での温度上昇は均一な接触が得られず放熱性が阻害されている為である。また耐久後に更に温度上昇しているのは冷熱環境下でセラミック基板4と金属放熱器6の熱膨張差による摩擦により接触状態が変化し放熱性が低下したためである。

接合層5がある場合、従来構造であるシリコ−ン樹脂を用いたNo.2では、初期では良好であるが、耐久後には5%の温度上昇が認められる。これはシリコーン樹脂のSi成分が温度サイクル時に一部SiCに変化し、放熱器の表面を傷つけ接触状態が変化し、またセラミック基板4と金属放熱器6の熱膨張差による応力で接触状態が変化し、放熱性が低下したためである。

また、接合層5の熱伝導率が10W/m・K以下であるNo.3〜5は、初期の放熱性はシリコ−ン樹脂と同等であり、耐久後2〜5%の温度上昇がみられるので好ましくない。一方、熱伝導率が10W/m・K以上のNo.6〜12は、初期の放熱性が3%以上向上する。

実施例 2
図示しないが、接合層5の材質に純Inを用い厚みが5〜400μmになるようにして接合を行った。この接合層の材質及び厚み以外は実施例1と同様にして評価サンプルを作製した。

表2に示すように、接合層5の厚みが20μm以下のNo.14、15は、初期の放熱性は良好であるが、耐久後には温度上昇が認められる。これは接合層5が薄いために耐久時の摩擦による接触状態の変化を十分に吸収できなかったためと考えられる。

これに対し、接合層5の厚みが20μm以上であるNo.16〜19は、初期、耐久後共に温度上昇の変化が無く放熱性が安定している。ただ、接合層5の厚みが300μm以上のNo.20、21は、接合層5が放熱性を阻害する傾向があり逆に放熱性が低下する。接合層5の厚みとしては、50〜200μm程度が望ましい。

実施例 3
図示しないが、セラミック基板4と金属放熱器6の接合状態すなわち未接合部の割合を変化させ、他は実施例1と同様にして評価用のサンプルを作製した。評価については発熱量が増大した場合の影響をみる為に、セラミックヒータチップ10の発熱量を10%増加させ、従来構造であるシリコーン樹脂にて接合を行ったセラミックヒータチップ10の基準温度に対する温度の増加率を評価した。初期の放熱特性については前述の基準温度以下、また耐久後の放熱特性については初期に対し増加率5%未満を適正値とした。また非接触の放射温度計を用いセラミックヒータチップ全体の温度分布を計測し、局所発熱の有無も同時に評価した。

表3に示すように、未接合部の割合が高いNo.28〜31は、熱伝導が低くなるため放熱性が低下すると共に未接合部が局所発熱の状態になり、温度が上昇してしまうので好ましくない。これに対し、セラミック基板4と金属放熱器6の接合面における未接合部の割合が15%以下であるNo.23〜27は、良好な放熱性を示した。

実施例 4
図示しないが、実施例4では接合層5に用いるIn−Pb合金ろう材中のIn比率を変更し、その他は実施例1と同一の構成のサンプルを作製し放熱性を評価した。なお、セラミックヒーターチップ10の発熱量については10%増加した状態にて放熱性を評価し、さらに耐久後の接合層5をクロスセクションして断面を観察し、クラックの発生の有無を調べた。
