【発明の属する技術分野】
本発明は酸素含有量が少なく且つ均質性に優れた合金インゴットの製造方法及び装置、並びに、酸素含有量が少なく且つ均質性に優れた熱電半導体材料及びその製造方法に関するものである。

【従来の技術】
ペルチェ効果を利用した熱電素子や、ゼーベック効果を利用した熱電素子は、構造が簡単で安定した特性を有し、取り扱いが容易であることから、熱電冷却、熱電発熱及び熱電発電等に広く利用されている。

上記熱電素子を構成する熱電半導体の成形材料としては、5B族であるビスマス(Bi)及びアンチモン(Sb)から選択される1種又は2種の元素と、6B族であるテルル(Te)及びセレン(Se)から選択される1種又は2種の元素からなる成分を主とする金属間化合物(合金)であるが、たとえば、ペルチェ素子として用いられるBi、Teを主成分とする金属間化合物は、冷却ユニットの性能を保つために素子の性能と強度を均一にすることが要求される。素子の性能は、成分と結晶方位によって変動することが知られており、ゾーンメルト法によって単結晶化した合金のインゴット(熱電半導体材料)から組成変動の少ない部分を切り出す等、加工して用いることで、特性の均一な素子を製造するようにしている。又、このBi−Te系の場合、組織の配向性、すなわち、結晶成長方向〈110〉が性能面からも優れており、特性が優れて均一な素子を製造できることが知られている。

しかし、上記ゾーンメルト法により単結晶化したBi−Te系の合金インゴットは、変形能に乏しく、劈開し易い脆い材料であり、このため、上記単結晶化された合金インゴットを熱電半導体材料として切出し加工等を実施することにより熱電半導体素子を製造しようとすると、機械的強度が足りず、割れや欠けが発生して歩留まりが悪くなるという問題が生じていた。

そのために、熱電半導体素子に加工するための熱電半導体材料の強度を向上させつつ、特性を向上させるための手法の1つとして、所望する熱電半導体材料の組成となるように調整した合金原料を加熱溶融させ、ゾーンメルト法により合金のインゴットを作製した後、該合金のインゴットを一旦粉砕して合金粉末とし、かかる合金粉末を焼結すると共に、該焼結体を押出し加工することによって組織(結晶)の配向性を整えて合金インゴットとしての熱電半導体材料を製造することにより、熱電性能の向上を図ることができるようにした手法が従来提案されている(たとえば、特許文献1参照)。

ところで、一般に、上記熱電半導体材料の熱電性能は、以下の式で評価され、
Z=α2・σ/κ=α2/(ρ・κ)
ここで、Z:性能指数、α:ゼーベック係数、σ:電気伝導率、κ:熱伝導率、ρ:比抵抗
このため熱電半導体材料の熱電性能を向上させるためには、ゼーベック係数α又は電気伝導率σの値を増加させるか、熱伝導率κを低下させればよいことが分かる。

このことに鑑みて、従来、熱電半導体材料の熱電性能を向上させるために提案されている別の手法としては、上記と同様に熱電半導体材料とするための原料合金を加熱溶融させた後、溶融合金を急冷ロール法により急冷して微細な結晶粒を有する薄膜状の箔状粉(急冷フレーク)を形成させ、しかる後、該箔状粉を積層して、積層方向と平行な方向、及び、直交する方向からそれぞれ押圧することにより、上記微細な結晶粒の配向性を高めつつ一体化させて合金インゴットとしての熱電半導体材料を形成させ、これにより、該熱電半導体材料中における比抵抗ρを低減させると同時に、結晶粒界の存在によりフォノンの散乱を高めることで熱伝導率κを低減させて、熱電性能の向上を図るものがある(たとえば、特許文献2参照)。

又、熱電半導体材料中にナノオーダーの非導電性物質の微粒子(不活性微粒子)を添加すると、結晶粒界を増加させることができ、これにより、電気伝導率σを下げることなく熱伝導率κを下げることができることから、結果として性能指数Zを向上させることができることが従来知られている。

【発明が解決しようとする課題】
ところが、上記特許文献1に示された手法では、合金原料を一旦溶融させた後、固化させて合金粉末製造用のインゴットを形成しているが、溶融金属が固化するときには、凝固(金属組織の成長)に伴う偏析や重力偏析が生じることを避けられないことから、上記インゴット中では成分偏析が生じていて組成分布が不均一になっており、このために、上記インゴットを粉砕して合金粉末とすると、それぞれの粉末粒子では成分変動が生じてしまった。そのためたとえ粉末粒子を混合させてから焼結、押出し加工して熱電半導体材料を形成するようにしたとしても、それぞれの粉末粒子の成分変動はそのまま維持されるため、熱電半導体材料中における均一性が損なわれて熱電性能の低下につながるという問題があり、更には、該熱電半導体材料を用いて熱電半導体素子を製造すると、製造される熱電半導体素子の熱電性能の品質にばらつきが生じる虞がある。

更に、上記特許文献1に示された手法では、熱電半導体材料を製造する途中の工程で合金インゴットを粉砕してなる粉末を使用しているが、この合金粉末の状態のときには表面積が著しく増加してしまうことから、粉末表面が酸化したり、粉末表面にガスや水分が吸着される虞があり、上記合金粉末における熱電性能や強度の低下を引き起こすことも懸念され、そのため熱電半導体材料を形成すべく上記合金粉末を焼結、押出し加工すると、該押出し加工によって変形組織が生じて結晶配向性はよくなるものの、上記合金粉末に吸着されたガスや水分、酸化物は、製造される熱電半導体材料としての合金インゴット中にそのまま残る可能性が高く、このため該熱電半導体材料の均質性が低下して、熱電性能の低下につながるという問題もある。

一方、上記特許文献2に記載された手法においても、熱電半導体材料の合金原料を一旦加熱溶融させた後、急冷ロール法により箔状粉を得ていることから、少量づつ急冷したロール上で凝固させる必要があり、長時間(例えば数分から数十分)溶融状態を保つ必要がある。この間、蒸気圧が高いTeが溶融金属中から蒸発する事になり、箔製造の始めと終わりでは、成分が変化してしまう問題がある。又、箔状粉を形成することにより表面積が増加するため、該箔状粉の表面が酸化したり、箔状粉の表面にガスや水分が吸着される虞があり、このため箔状粉を押圧して製造される熱電半導体材料中には、上記箔状粉に生じた成分偏析、箔状粉に吸着されたガスや水分、酸化物がそのまま残り、熱電性能の低下につながるという問題がある。

なお、上述したように、熱電半導体材料中に非導電性物質の微粒子を分散させて結晶粒界を増加させるようにすれば、製造される熱電半導体材料の熱電性能の向上を図ることができることから、上記特許文献1や特許文献2に記載された手法に適用することが考えられ、その適用方法としては、上記非導電性物質の微粒子を、熱電半導体材料の合金原料に予め添加する方法と、上記非導電性物質の微粒子を、上記特許文献1に示された焼結、押出し加工前の合金粉末や、特許文献2に示された押圧前の箔状粉に添加した後、熱電半導体材料の成形を行わせる方法とが考えられるが、上記熱電半導体材料の合金原料に予め添加する場合には、合金原料を加熱溶融した後、固化させるときに、金属組織中に生じる成分偏析に伴って、上記非導電性物質の微粒子も一緒に偏在化させられてしまうことから、該非導電性物質の微粒子を均一に分散させた熱電半導体材料を得ることができないという問題がある。一方、特許文献1における焼結押出し加工前の合金粉末や、特許文献2における押圧加工前の箔状粉に、非導電性物質の微粒子を添加した場合には、その後、熱電半導体材料を形成させるべく合金粉末を焼結、押出し加工したり、上記箔状粉を押圧加工したとしても、上記非導電性物質の微粒子は、一体化される前のそれぞれの合金粉末や箔状粉の粒界に沿った位置にしか分布させることができないため、この場合にも非導電性物質の微粒子を均一に分散させた熱電半導体材料を得ることができないという問題がある。

更に又、熱電半導体材料の合金原料にTeが含まれている場合は、該Teは蒸気圧が高いため、合金原料を加熱溶融させると、Teが揮発し易く、このため、製造される熱電半導体材料の組成を、所望する組成に合わせるためには、合金原料中における揮発成分のコントロールが必要になるという問題がある。

そこで、本発明は、均質で且つ含有される酸素濃度が低く、更には、組織配向性のよい合金インゴットの製造方法及び装置、並びに、上記と同様の特性を有する熱電半導体材料及びその製造方法提供しようとするものである。

【課題を解決するための手段】
本発明は、上記課題を解決するために、密封容器内に設置してあり且つ臼部の下端部に押出し加工用のダイス部を設けてなる金型と、該金型の臼部に上方より上下方向スライド可能に挿入できる搗き棒と、上記金型のダイス部の押出口に下方より抜き差し可能に且つ上下方向スライド可能に挿入できるようにした押し棒とを具備してなるスタンプミル装置の上記金型のダイス部の押出口を上記押し棒により閉塞させた状態で、金型内に所要の合金原料を投入し、上記密封容器内を不活性ガス雰囲気とした後、上記スタンプミル装置にて、上記金型の臼部に挿入した搗き棒により上記合金原料を搗いて混練し、しかる後、上記金型のダイス部の押出口より押し棒を抜いてから上記搗き棒を下降させて、上記原料合金の混練物を該ダイス部の押出口より押出し加工してインゴットを形成させる合金インゴットの製造方法、及び、不活性ガス供給部が接続してある密封容器内にスタンプミル装置を設け、且つ該スタンプミル装置を、臼部の下端部に押出し加工用のダイス部を設けてなる金型と、該金型の臼部に上方より上下方向スライド可能に挿入できる搗き棒と、上記金型のダイス部の押出口に下方より抜き差し可能に且つ上下方向スライド可能に挿入できるようにした押し棒とを備えてなり、上記金型のダイス部の押出口を該押出口の内側に配した上記押し棒により閉塞させた状態で金型の内側へ投入された合金原料を、上記金型の臼部へ挿入した搗き棒による搗き操作と、上記ダイス部の押出口の内側に配置してある押し棒による押し上げ操作を繰り返すことで混練でき、且つ上記押し棒を上記金型のダイス部の押出口より引き抜いた状態で上記搗き棒を下降させることで、上記金型内の原料合金の混練物を該ダイス部の押出口を通して押出し加工できる構成とした合金インゴットの製造装置とする。

スタンプミル装置に、比較的軟らかい合金原料を投入して搗くと、該合金原料は次第に練るように混ぜ合わされる。その後、上記合金原料が完全に混練されて均質となった状態にて、該合金原料の混練物の押出し加工を行うと、該合金原料の混練物は、内部組織の配向性が整えられながら合金インゴットとして成形されるようになる。

又、スタンプミル装置にて合金原料を搗いて混練するときに、密封容器内を、不活性ガス雰囲気とすることに代えて、還元性雰囲気とすることにより、装置の表面等から多少の酸素が放出されたとしても、該放出された酸素を還元させて消費できることから、製造される合金インゴット中の酸素濃度をより厳密に制御できる。

更に、スタンプミル装置にて所要の合金原料を搗いて混練するときに、密封容器内を減圧状態とすることにより、合金原料の混練物中に雰囲気ガスが混入する虞を低減できることから、該合金原料の混練物を押出し加工することにより形成される合金インゴット中に、ボイドが含まれる虞を低減させることができる。

更に又、スタンプミル装置にて合金原料を搗いて混練するときに、上記合金原料を加熱するようにすることにより、スタンプミル装置による合金原料の混練をより容易に行わせることができて、スタンプミル装置に作用する応力を低減でき、更に、合金原料を均一に混練するために要する時間の短縮化を図ることが可能になる。

更に又、スタンプミル装置の上記金型のダイス部の押出口より合金原料の混練物を押出し加工するときに、該混練物を加熱するようにすることにより、合金原料の混練物の押出し加工に要する力を低減できる。

又、ビスマス及びアンチモンから選択される1種又は2種の元素と、テルル及びセレンから選択される1種又は2種の元素を含む半導体原料を、不活性ガス雰囲気下にて臼部の下端部に押出し加工用のダイス部を設けてなる金型と、該金型の臼部に上方より上下方向スライド可能に挿入できる搗き棒と、上記金型のダイス部の押出口に下方より抜き差し可能に且つ上下方向スライド可能に挿入できるようにした押し棒とを備えてなるスタンプミル装置の上記ダイス部の押出口を上記押し棒により閉塞させた状態の金型内で、該臼部に挿入した上記搗き棒により搗いて混練すると共に、該混練物を上記金型のダイス部の押出口より押出し加工してインゴットとしてなる構成を有する熱電半導体材料とすると、製造工程の途中に溶融、固化工程を要することがないため、各元素が成分偏析することなく全体に亘り均質なものとすることができ、したがって、上記熱電半導体材料を用いて熱電半導体素子を製造するときに、均一な性能を有する熱電半導体素子を製造できると共に、歩留まりを向上させることができる。

更に、ビスマス及びアンチモンから選択される1種又は2種の元素と、テルル及びセレンから選択される1種又は2種の元素を含む半導体原料を、不活性ガス雰囲気下にて、臼部の下端部に押出し加工用のダイス部を設けてなる金型と、該金型の臼部に上方より上下方向スライド可能に挿入できる搗き棒と、上記金型のダイス部の押出口に下方より抜き差し可能に且つ上下方向スライド可能に挿入できるようにした押し棒とを備えてなるスタンプミル装置の上記ダイス部の押出口を上記押し棒により閉塞させた状態の金型内で、該臼部に挿入した上記搗き棒により搗いて混練し、しかる後、該混練物を上記金型のダイス部の押出口より所要形状に押出し加工する熱電半導体材料の製造方法とすると、上記した全体に亘り均質で且つ組織中に含有される酸素濃度が低く、更に、組織配向性の整った、熱電半導体材料を容易に製造できる。

更に又、半導体原料に、非導電性物質の微粒子を添加した後、スタンプミル装置における混練を行わせるようにすることにより、熱電半導体材料の組織中に、非導電性物質の微粒子を均一に分散させることができ、該微粒子の存在により全体に亘り熱電性能を高めた熱電半導体材料とすることができる。

【発明の実施の形態】
以下、本発明の実施の形態を図面を参照して説明する。

図1及び図2(イ)(ロ)(ハ)(ニ)は本発明の合金インゴットの製造装置の実施の一形態を示すもので、密封容器1の所要個所に設けてある雰囲気ガス入口1aに、不活性ガス供給部2を雰囲気ガス供給ライン3を介し接続して、該不活性ガス供給部2より雰囲気ガス供給ライン3を通して導かれる不活性ガス4を充満させることにより上記密封容器1の内部を不活性ガス雰囲気とすることができるようにし、該密封容器1の内部にスタンプミル装置5を設置する。

該スタンプミル装置5は、上下方向の筒型の臼部7と、該臼部7の下端側に連設して底部に上記臼部7よりも断面積の小さい押出口8aを有するダイス部8とからなる金型6を備えると共に、該金型6の上側に、上記臼部7の内径と対応する外径を有する搗き棒(押し棒)9を、図示しない搗き棒昇降駆動機構により昇降駆動できるよう配設して、該搗き棒9を、搗き棒昇降駆動機構により、図2(イ)に示す如く、搗き棒9の下端が上記金型6の臼部7の上端開口部よりも上方へ抜き出されて、該臼部7の上端開口部を開放できるように上昇させた状態と、搗き棒9の下端部を上記金型6の臼部7の内側へスライド自在に挿入させて、図2(ニ)に示す如く、該搗き棒9の下端がダイス部8に達するようになるまで下降させた状態との間の範囲内で、自在に昇降移動させることができるようにし、更に、上記金型6の下側に、ダイス部8の押出口8aの形状に対応する外形を有する押し棒10を、図示しない押し棒昇降駆動機構により昇降移動できるように配設して、該押し棒10を、押し棒昇降駆動機構により、図2(ニ)に示す如く、押し棒10全体を上記ダイス部8の押出口8aよりも下方へ退避させて、該ダイス部8の押出口8aを開放できるようにさせた状態と、図2(ハ)に示す如く、押し棒10の上端部を、ダイス部8を下方より貫通させて臼部7の内側へ所要寸法突出させるように上昇させた状態との間の範囲内で、自在に昇降移動させることができるようにした構成とする。

更に、金型6の臼部7内に投入される所要の合金原料13を、臼部7内にて搗き棒9を昇降させることにより搗くときに、該搗き棒9に作用する応力を低減できるようにするために、臼部7の外周に、加熱用ヒータ11を設けるようにする。更に又、押し棒10をダイス部8の押出口8aよりも下方へ退避させた後、搗き棒9を、その下端がダイス部8に達するようになるまで下降させることにより、上記臼部7内にて搗き棒9で搗かれて混練された上記合金原料13の混練物を押圧し、ダイス部8の押出口8aを通過させて押出し加工することにより合金インゴット14を形成させる際、上記搗き棒9に作用する応力を低減させることができるようにするために、ダイス部8における押出口8aの外周に加熱用ヒータ12を設けるようにする。

次に、上記構成としてある本発明の合金インゴットの製造装置を用いた合金インゴット14としての熱電半導体材料14(上記合金インゴット14と同じ符号で示してある)を製造する場合の手順について説明する。

上記熱電半導体材料14を製造する場合は、先ず、図2(イ)に示す如く、搗き棒9を上昇移動させて、金型6における臼部7の上端開口部よりも上方に抜き出した配置とさせて、上記臼部7の上端開口部を開放させると共に、押し棒10を、その上端部を上記金型6におけるダイス部8の押出口8aの内側に配置させて該押し棒10により上記押出口8aが閉塞されるようにした状態において、熱電半導体の半導体原料13(上記合金原料13と同じ符号にて示す)として、たとえば、ペルチェ素子のP型半導体素子として一般に使用されている組成、すなわち、Bi0.4Sb1.6Te3の組成となる合金原料13を、上記臼部7の上端開口部を通して金型6の内側へ投入した後、不活性ガス供給部2より雰囲気ガス供給ライン3を通して導いた不活性ガス4を、密封容器1内に充満させて該密封容器1内を不活性ガス4雰囲気とさせる。

次に、上記搗き棒9を、図2(ロ)に示す如く、金型6の臼部7の内側へ挿入させてから、金型6の内底部に向けて所定の勢いで下降させると、該金型6の内側に投入されている上記半導体原料13は、上記搗き棒9により搗かれることとなる。次いで、図2(ハ)に示す如く、上記搗き棒9を、金型6の臼部7内における上端部位置まで上昇させると共に、押し棒10を、その上端部が臼部7の内側へ所要量突出するように上昇させることにより、上記搗き棒9にて搗かれて金型6の内底部に押し付けられていた上記半導体原料13を、上記押し棒10により下から押し上げて上記搗き棒9の下端面に押し付けるようにし、その後、上記図2(ロ)に示したと同様に、押し棒10を、臼部7の内側へ突出することなくダイス部8の押出口8aを閉塞させる状態となる位置まで下降させた後、搗き棒9を、所定の勢いで金型6の内底部に向けて再び下降させて、金型6内側の半導体原料13を再び搗くようにし、この図2(ロ)に示す如き金型6内の半導体原料13の搗き棒9による搗き操作と、図2(ハ)に示す如き上記半導体原料13の押し棒10による押し上げ操作とを所要の周期で交互に繰り返して所要期間、あるいは、所要回数継続して行わせるようにする。上記半導体原料13は、鉛状の比較的軟らかい金属であるため、上記搗き棒9による搗き操作と、押し棒10による押上げ操作が繰り返されることにより、練られるように変形させられて混合されるため、上記半導体原料13の各組成成分の混練が行われるようになる。

上記半導体原料13の混練のときに、加熱用ヒータ11により金型6の臼部7を所要温度、たとえば、上記半導体原料13がやや軟化する温度に加熱しておくようにすると、搗き棒9による搗き操作のときに、半導体原料13の変形がより容易に行われるようになるため、該半導体原料13を搗くために搗き棒9に作用させる力を削減できて、該搗き棒9に作用する応力は低減されるようになると共に、半導体原料13の均一な混練に要する時間の短縮化を図ることが可能になる。

その後、上記搗き棒9による搗き操作と押し棒10による押上げ操作とを繰り返し実施して半導体原料13の混練が十分に行われた場合は、図2(ロ)に示す如く、搗き棒9が下降して該搗き棒9によるによる搗き操作が終了した時点で、上記半導体原料13の混練を終了させ、次いで、図2(ニ)に示す如く、押し棒10全体を、金型6のダイス部8の押出口8aより下方へ引き抜いて退避させて、上記押出口8aを開放させた後、搗き棒9を、下端がダイス部8の位置に達するまで金型6の内側に更に挿入させて下降させるようにする。これにより、金型6の内側にて混練された上記半導体原料13の混練物は、上記搗き棒9の金型6への挿入に伴って押圧され、ダイス部8の押出口8aを通して徐々に押出され、該押出口8aの形状と対応した断面形状を有する合金インゴットとしての熱電半導体材料14が形成されるようになる。

上記半導体原料13の混練物のダイス部8の押出口8aを通しての押出し加工のときに、加熱用ヒータ11により金型6の臼部7を、又、加熱用ヒータ12により上記ダイス部8の押出口8a部分を、それぞれ所要温度、たとえば、半導体原料13がやや軟化する温度に加熱しておくようにすると、搗き棒9にて押圧するときに、半導体原料13の混練物を、ダイス部8の押出口8aの断面形状に沿わせてより容易に変形できるようになるため、該半導体原料13の混練物の押出し加工に要する力を削減でき、このため該押出し加工時に搗き棒9に作用する応力は低減されるようになる。

このように、本発明によれば、熱電半導体材料14に望む組成を有する半導体原料13をスタンプミル装置5の金型6内に投入した後、均一に混練させてから押出し加工により成形することで、合金インゴットとしての熱電半導体材料14を製造できる。したがって、上記熱電半導体材料14の製造を行うときに、半導体原料13を加熱溶融してから固化させるという工程を途中で経ることはないため、溶融金属が凝固するときに伴う偏析や重力偏析は生じることはなく、製造される上記熱電半導体材料14は、成分偏析がなく且つ組成分布が全体に亘って均質なものとすることができることから、熱電性能を、従来のものに比して向上させることが可能になる。更に、半導体原料13を加熱溶融させないため、該半導体原料13中に蒸気圧が高いTeが含まれている場合であっても、該Teが揮発する虞はなく、このため、揮発成分のコントロールが不要になることから、製造される熱電半導体材料14の組成を、厳密に制御できて、所望する組成に正確に合わせることが可能になる。更に又、半導体原料13に、溶融状態では混合し難いSbとTeが含まれていても、これらを容易に混合することができることからも、均質な熱電半導体材料14を製造することができる。

又、半導体原料13の混練時に非導電性物質の微粒子15を添加しておいた場合には、上述したように、製造される熱電半導体材料14中には、成分偏析が生じないと共に、上記熱電半導体材料14は、半導体原料13を搗いて均一に混合してから、該混練物を押出し加工することによって形成させるものであって、半導体原料13が粒子や粉体であってもその形状が残ることはないため、上記非導電性物質の微粒子15が偏析したり粒界に沿うよう配置されて偏在化することを防止でき、このために、製造される熱電半導体材料14を、内部に上記非導電性物質の微粒子15が均一に分散されてなるものとすることができて、上記微粒子15の存在により結晶粒界を増加させることができることから、電気伝導率σを下げることなく熱伝導率κを下げて熱電性能の向上を図ることができる。

更に、一般に、スタンプミルを用いて脆い材料の粉砕加工を行うと、微細なクラックがスタンプミル後のインゴット全面に入るようになるため、このインゴットを大気中に曝すと材料中の酸素濃度が上昇することが懸念されるが、上記本発明では、スタンプミル装置5における半導体原料13の混練操作、及び、半導体原料13の混練物の押出し加工による熱電半導体材料14の形成を行なうときには、該スタンプミル装置5を収納している密封容器1の内部を不活性ガス4雰囲気とするようにしてあるため、原料合金13が酸素と接触して酸化される虞はなく、又、大気中の水分や所要のガス成分が原料合金13に吸着する虞も未然に防止できる。したがって、製造される熱電半導体材料14内に含有される酸素濃度を、使用した半導体原料13に含有される酸素濃度とほぼ同レベルに抑えることができて、熱電半導体材料14の内部に酸化された部分が生じたり、水分やガスが含まれる虞を低減でき、このことによっても熱電半導体材料14の内部の均質性を高めることができることから、熱電性能の向上を図ることができる。

なお、本発明は上記実施の形態のみに限定されるものではなく、合金インゴットの製造装置におけるスタンプミル装置5の金型6のサイズは、一回のバッチ製造作業により所望する量の熱電半導体材料14が製造できるよう自在に設定できること、不活性ガス供給部2や還元性ガス供給部16、真空ポンプ18は、密封容器1の内部雰囲気を制御できるようにすれば、該密封容器1のいかなる個所に接続してもよいこと、金型6のダイス部8の押出口8aの形状は円形とする他、任意に設定してよく、熱電半導体材料14より製造される熱電半導体素子の形状が、一般に1〜2mm角程度の角型であることを考慮して、上記押出口8aの形状を角型とすれば、熱電半導体素子製造時における歩留まりの向上が期待できること、搗き棒9を、金型6の上端開口部より上方へ抜き出したときに、該上端開口部の直上位置から横方向に退避させるようにしてもよく、この場合は、上記金型6の上端開口部への半導体原料13の投入がより容易に行えるようになると共に、搗き棒9の上方への退避スペースを削減できて装置全体の高さ寸法を削減することが可能になること、又、押し棒10を、金型6のダイス部8の押出口8aより下方へ抜き出したときに、上記押出口8aの直下位置から横方向へ退避させるようにしてもよく、この場合は、押し棒10の下方への退避スペースを削減できて、装置全体の高さ寸法の削減を図ることが可能になると共に、上記金型6の押出口8aより押し出される熱電半導体材料14を容易に受けることが可能になること、又、上記本発明の合金インゴットの製造方法及び装置は、含有する酸素濃度の低減化が望まれると共に、均質な組成を有することが望まれ、更には、組織配向性が揃っていることが望まれる合金であれば、熱電半導体材料14以外の合金インゴットの製造に適用できること、更に、熱電半導体材料14を製造する場合であっても、半導体原料13としては、熱電半導体材料14より製造すべき熱電半導体素子がN型かP型か、又、使用目的が熱電冷却、熱電発熱、熱電発電のいずれであるか等に対応して、熱電半導体材料14に所望する機能、性能が得られるように、例示したBi0.4Sb1.6Te3の組成以外の組成として自在に設定してよいこと、本発明の熱電半導体材料14の製造方法にて、スタンプミル装置5の金型6内における搗き棒9と押し棒10による半導体原料13の混練は、該半導体原料13の各組成が均一に分散されるようになるまで回数や時間を、使用する半導体原料13の性状や特性に応じて自在に設定すればよいこと、その他、本発明の要旨を逸脱しない範囲内において種々変更を加え得ることは勿論である。

【実施例】
以下、本発明の実施例を説明する。各実施例及び比較例の処理条件と、押出し材としてそれぞれ得られた熱電半導体材料14の密度、酸素濃度、熱電性能指数の測定結果は表1にまとめて示してある。

実施例1
図1に示した本発明の合金インゴットの製造装置のスタンプミル装置5における搗き棒9の直径を25mm、押し棒10の直径を10mmに設定しておく。半導体原料13として、ペルチェ素子のP型素子として一般に使用されている組成、Bi0.4Sb1.6Te3の組成を有する酸素濃度30ppm程度の半導体原料13を、金型6内に投入した後、1Pa程度の真空雰囲気とし、この状態において、スタンプミル装置5にて図2(ロ)に示す如き搗き棒9による搗き操作と、図2(ハ)に示す如き押し棒10による押し上げ操作とを、10秒周期で運転することにより、金型6内にて上記半導体原料13の混練を6時間行わせた。なお、この際、搗き棒9にかかる応力を低減させるために、上記金型6の臼部7を、加熱用ヒータ11によりTeの蒸気圧が小さい300℃まで加熱した。これにより、上記搗き棒9に作用する応力は60MPaとなった。
上記搗き棒9と押し棒10による合金原料の混練を行った後、密封容器1内の雰囲気を保持したまま、押し棒10を金型ダイス部8の押出口8aより抜き出して該押出口8aを開放させ、しかる後、上記半導体原料13の混練物を、搗き棒9で押圧して上記押出口8aより50MPaの押圧で押出し加工を行わせて、熱電半導体材料14を形成させた。この際、加熱用ヒーター11と12により、金型6の臼部7とダイス部8をそれぞれ430℃まで加熱して、上記押出し加工時に上記搗き棒9に作用する応力を低減させるようにした。
上記製造された熱電半導体材料14に含有される酸素濃度を測定したところ、30ppmであり、これは、使用した上記半導体原料13の酸素濃度とほぼ等しい値となることが判明した、又、性能指数は、Z=2.93(10−3/K)であった。
実施例2
上記実施例1と同様の手順において、スタンプミル装置5における半導体原料13の混練時における加熱用ヒーター11による金型6の臼部7の加熱温度を300℃とし、その後、臼部7の加熱用ヒーター11及び加熱用ヒーター12による金型6のダイス部8の加熱温度を380℃とし、半導体原料13の混練物の押出し加工時におけるダイス部押出口8aからの押出し速度を10mm/分程度として熱電半導体材料14を製造した。
製造された熱電半導体材料14について組織観察を行ったところ、アスペクト比が1.5〜4程度で押出し方向に20μm程度に伸びた粒サイズを有する結晶方位の異方性を示す結晶組織が得られた。Bi2Te3系の熱電半導体材料14は六方晶系に属し、応力のかかっていない方向に〈001〉方向の配列を示すことが知られているが、上記製造された熱電半導体材料14中においても、押出し加工で押出し方向に〈001〉方向が集合した異方性組織が発達したことが判明した。又、上記熱電半導体材料14の性能指数は、Z=3.05(10−3/K)であった。
実施例3
上記実施例1と同様の半導体原料13に、ZrO2の微粒子粉末を予め0.03%程度混合しておき、その他は上記実施例2と同様の手順により熱電半導体材料14を製造した。
得られた熱電半導体材料14は上記ZrO2が組織中に分散されて存在していることに伴い熱伝導率が低下し、そのため熱電性能は、Z=3.22(10−3/K)に向上したことが判明した。
比較例
上記実施例1と同様の組成を有し且つ酸素含有量が107ppm程度の半導体原料13の粉体を用いて、上記実施例2と同様の手順により熱電半導体14を製造した。
この場合、得られた熱電半導体材料14は、ボイドが多くなって密度が低下すると共に、X線回折によれば、結晶の異方性の発達が見られるものの、電気伝導率が低く、熱電性能はZ=2.80(10−3/K)程度と低い値しか得られなかった。

【発明の効果】
以上述べた如く、本発明によれば以下の如き優れた効果を発揮する。
(1) 密封容器内に設置してあり且つ臼部の下端部に押出し加工用のダイス部を設けてなる金型と、該金型の臼部に上方より上下方向スライド可能に挿入できる搗き棒と、上記金型のダイス部の押出口に下方より抜き差し可能に且つ上下方向スライド可能に挿入できるようにした押し棒とを具備してなるスタンプミル装置の上記金型のダイス部の押出口を上記押し棒により閉塞させた状態で、金型内に所要の合金原料を投入し、上記密封容器内を不活性ガス雰囲気とした後、上記スタンプミル装置にて、上記金型の臼部に挿入した搗き棒により上記合金原料を搗いて混練し、しかる後、上記金型のダイス部の押出口より押し棒を抜いてから上記搗き棒を下降させて、上記原料合金の混練物を該ダイス部の押出口より押出し加工してインゴットを形成させる合金インゴットの製造方法、及び、不活性ガス供給部が接続してある密封容器内にスタンプミル装置を設け、且つ該スタンプミル装置は、臼部の下端部に押出し加工用のダイス部を設けてなる金型と、該金型の臼部に上方より上下方向スライド可能に挿入できる搗き棒と、上記金型のダイス部の押出口に下方より抜き差し可能に且つ上下方向スライド可能に挿入できるようにした押し棒とを備えてなり、上記金型のダイス部の押出口を該押出口の内側に配した上記押し棒により閉塞させた状態で金型の内側へ投入された合金原料を、上記金型の臼部へ挿入した搗き棒による搗き操作と、上記ダイス部の押出口の内側に配置してある押し棒による押し上げ操作を繰り返すことで混練でき、且つ上記押し棒を上記金型のダイス部の押出口より引き抜いた状態で上記搗き棒を下降させることで、上記金型内の原料合金の混練物を該ダイス部の押出口を通して押出し加工できる構成とした合金インゴットの製造装置としてあるので、合金原料を、加熱溶融、固化工程を要することなく均一に混練でき、且つ上記合金原料の混練の際に合金原料が酸素と接触する虞がないため、組織中に成分偏析のない全体に亘り均質な合金インゴットを製造できると共に、該合金インゴット中に含まれる酸素濃度を低減させることができ、更に、合金原料の混練物を押出し加工することにより、組織の配向性を整えることができるため、配向性の高い合金インゴットを製造できる。
(2) スタンプミル装置にて合金原料を搗いて混練するときに、密封容器内を、不活性ガス雰囲気とすることに代えて、還元性雰囲気とすることにより、装置の表面等から多少の酸素が放出されたとしても、該放出された酸素を還元させて消費できることから、製造される合金インゴット中の酸素濃度をより厳密に制御できる。
(3) スタンプミル装置にて所要の合金原料を搗いて混練するときに、密封容器内を減圧状態とすることにより、合金原料の混練物中に雰囲気ガスが混入する虞を低減できることから、該合金原料の混練物を押出し加工することにより形成される合金インゴット中に、ボイドが含まれる虞を低減させることができる。
(4) スタンプミル装置にて合金原料を搗いて混練するときに、上記合金原料を加熱するようにすることにより、スタンプミル装置による合金原料の混練をより容易に行わせることができて、スタンプミル装置に作用する応力を低減でき、更に、合金原料を均一に混練するために要する時間の短縮化を図ることが可能になる。
(5) スタンプミル装置の金型のダイス部の押出口より合金原料の混練物を押出し加工するときに、該混練物を加熱するようにすることにより、合金原料の混練物の押出し加工に要する力を低減できる。
