Description
【技術分野】
本発明は、半導体を用いた放射線検出器に関するものであり、特に半導体として化合物半導体であるInSb単結晶を用いることを特徴としている。InSbはバンドギャップが現在最も小さい化合物半導体であり、放射線によって半導体内に生成される電子・正孔対が最も多い化合物半導体であるため、エネルギー分解能特性がこれまでの半導体検出器に比較して向上する。このため、高エネルギー分解能X線検出器として、蛍光X線分析や放射光施設などにおけるX線スペクトロメトリに利用される。また、In及びSbとも従来ガンマ線検出器として用いられてきたGeに比較し原子番号が大きな元素であることから、検出効率が高くかつ高エネルギー分解能のγ線スペクトロメータ用のガンマ線検出器として用いられる。

【背景技術】
半導体を用いた高エネルギー分解能X線検出器としては、従来バンドギャップエネルギーが比較的低いSi(Li)検出器あるいはGe検出器が用いられており、6keVのX線を測定する場合,エネルギー分解能の限界は約120eVである。

一方、InSb化合物半導体のバンドギャップエネルギーは0.165eVと非常に小さく、放射線検出器として用いることができる可能性があることはWm. C. McHarrisによって1986年に指摘されていた(非特許文献1参照)。 しかし、赤外線検出器としては開発されたものの、InSb化合物半導体を用いた放射線検出器は最近まで実際に開発されることをなかった。

最近、神野等は、InSb単結晶にGeをドープしたp型InSb単結晶にMoを用いて表面障壁層を形成してダイオード特性を持たせた図5に示す構造の半導体素子を作製し、4.2K以下の温度で動作させ、α線を検出できることを報告している(非特許文献2参照)。

【発明の開示】
【0005】
【発明が解決しようとする課題】
従来の半導体放射線検出器であるSi検出器,Si(Li)検出器およびGe検出器に比較し、電子・正孔対を多く生成し、大きな信号出力が得られるInSb単結晶を用いた半導体検出器を製作することが課題となる。最終的には、InSb単結晶を用いることにより、電子・正孔対を数多く生成できることからエネルギー分解能のさらなる改善が可能となる。

また、従来技術であるp型InSb単結晶にMoを用いて表面障壁層を形成して作製した半導体検出器では、漏洩電流が大きく4.2K以下でしか使用できないことから、10K以上の温度でも使用可能なInSb単結晶を用いた半導体検出器を製作することが課題となる。10K以上で動作可能とすることにより、クローズドサイクルHe冷凍機を用いて電気的に容易に冷却が可能となる。さらに、77K以上で動作可能な検出器とすることにより、液体窒素を用いて冷却する安価な半導体検出器を製作することが可能となる。

さらに、Si検出器,Si(Li)検出器およびGe検出器の場合、Si及びGeとも原子番号が小さいため、ガンマ線検出器とするためには大きな結晶を用いる必要がある。このため、小さな結晶でも検出感度の高くなる原子番号の大きな元素を構成材料とする半導体検出器を製作することが課題となる。

【課題を解決するための手段】
化合物半導体InSbは,バンドギャップエネルギーが0.165eVであり,Siの1.1eVの約1/6,Geの0.67eVの約1/3以下である.このため,同じエネルギーの放射線をInSbとSiで検出した場合,InSbはSiに比較し6倍の数の電子・正孔対が生成され,統計誤差としては約2.4倍小さな誤差となる。すなわち,6keVのX線を測定する場合,Si検出器やGe検出器などの従来の半導体検出器のエネルギー分解能の限界が約120eVであるのに対して,InSbを用いた半導体検出器を製作することにより約60eVのエネルギー分解能が期待できる。

漏洩電流を小さくし4.2K以上で動作可能なInSb半導体放射線検出器とするために、不純物をドープしない高純度InSb単結晶を用いる。
また,原子番号がInが49,Sbが51と大きいInSbを用いることにより,X線やガンマ線の吸収に有利であり小型の半導体放射線検出器を製作することができる。光子との相互作用確率を(原子番号)5×(密度)とすると,InSbはSiの約1400倍,Geの約10倍となる。すなわち,100ccの体積のGe検出器と10ccの体積のInSb検出器とが,同等の検出効率を持つことになる。

【発明の効果】
バンドギャップエネルギーが0.165eVと非常に小さい化合物半導体InSbを放射線の検出素子とすることにより,放射線の入射により生成する電子・正孔対の生成量が多くなるため、高エネルギー分解能を持つ半導体放射線検出器を製作することができる。

原子番号がInが49,Sbが51と大きいInSbを用いることにより,X線やガンマ線の吸収が大きくなり小型の半導体放射線検出器を製作することができる。
不純物をドープしない高純度InSb単結晶を用いた検出媒体とすることにより、電子あるいは正孔のトラッピングの少ない放射線検出器を製作することができる。

【実施例】
(実施例1)
実施例1として、本発明による半導体検出器について、図1を参照して述べる。放射線の検出媒体として、不純物を人工的にドープしない高純度InSb単結晶を用い、かつダイオード特性を得るため、表面障壁型電極を形成することを特徴としている。

実施例では、InSb単結晶として、住友電工製の大きさが5mmx8mmで、厚さ0.5mmの高純度InSb単結晶ウエハを用いる。この高純度InSb単結晶ウエハの表面を硝酸:乳酸が1:10の混合液でエッチングした後、Au−Pd層を約4nmの厚さに製膜する。この後、エッチングを行い3mmφのメサ型電極を形成する。ウエハの片方の面を抵抗性電極とするため、基板であるCuにIn半田で固定する。

できあがったInSb半導体素子のダイオード特性を確認するため、2K、3K、4.2K、40K及び77Kの温度において電流―電圧特性を測定した。測定結果を図2に示す。2K、3K及び4.2Kの温度ではほとんど同じダイオード特性が得られ、40Kでもダイオード特性が得られたものの、77Kでは、電流―電圧特性はほとんど直線となりほとんど抵抗特性となることがわかった。4.2Kでのダイオード特性は、素子抵抗が1.4kΩであることから、神野等が製作したp型InSbに表面障壁層を形成した素子に比較して1桁以上改善している。

その後、液体He冷却容器に、InSb半導体素子を取り付けた後、2Kから50Kまでの温度で動作させ、α線に対する検出特性を測定した。半導体素子の性能を左右するパラメータである電荷有感型前置増幅器からの出力信号のライズタイムをデジタルオシロスコープにより測定した。4.2Kの温度での測定結果を図3に示す。4.2Kの温度でも0.4μsと非常に短い時間に電荷収集ができることを確認した。このライズタイムは、神野等が製作したp型InSbに表面障壁層を形成した素子が7μsであったことを考慮すると1桁以上改善している。4.2K以上の温度でもこのライズタイム時間はあまり変化しないことも確認された。

また、この結果は放射線が入射し高純度InSb内に生成した電子及び正孔がトラッピングされることが少なくそれぞれn型電極及びp型電極に収集されていることを意味しており、損失が少ないことからエネルギー分解能の向上の大きな要因となる。

電荷有感型前置増幅器からの出力信号を主増幅器で波形整形及び増幅したのちマルチチャンネル波高分析器により波高スペクトルを測定した。2Kから50Kの温度範囲でのα線波高スペクトルの測定結果を図4に示す。いずれの温度でもシャープなα線ピークが観測できた。

以上の結果、表面障壁層を形成した高純度InSb半導体素子は2Kから50Kの温度範囲で電荷の収集損失が少なくα線を検出可能であることが確認された。

Claims (1)
- 化合物半導体であるInSbを母材とした単結晶を用いた放射線検出器において、放射線の検出媒体として、不純物を人工的にドープしない高純度InSb単結晶を用い、この高純度InSb単結晶にAu・Pd合金表面障壁型電極層を形成してダイオード特性を持たせた半導体素子を作製し、2K以上50K以下の温度で動作させることを特徴とした化合物半導体InSb単結晶を用いた半導体放射線検出器。
