Description
【0001】
更に詳しく説明すれば、電子部品22a,22b,22cは、例えば、QFP(Quad Flat Package)、CSP(Chip Size Package)、BGA(Ball Grid Allay)などと呼ばれる電子部品を想定する。
【0031】
【0037】
ti = li / v・・・・(式4)
【0038】

BACKGROUND OF THE INVENTION
The present invention relates to a printed circuit board temperature setting method for controlling the temperature of a printed circuit board inside a conveyor type reflow furnace that conveys and heats the printed circuit board by a conveyor.
[0002]
[Prior art]
Conventionally, in a process of soldering a printed circuit board on which electronic components are mounted, a heating furnace called a reflow furnace is generally used to melt the solder. However, recent printed circuit boards are often required to have various functions in the field of information equipment such as personal computers, and therefore many types of electronic parts are mounted. As a result, in the process processed in the reflow furnace described above, the heat capacity, infrared absorption rate, and the like often vary depending on the material of each electronic component. It is difficult to set the reflow furnace heating temperature, heating time, and the like so that the junction has an appropriate temperature.
[0003]
Therefore, as the current heating condition (temperature, time, etc.) setting technology, the temperature of the printed circuit board and the electronic components mounted on it is measured with a thermocouple, etc. The mainstream is adjusting the heating conditions of the reflow furnace every time until the solder joint reaches an appropriate temperature. However, even with the setting method as described above, various settings often require an excessive amount of time and work efficiency is poor, or when the heating conditions of the reflow furnace are not appropriate, especially when the printed circuit board is overheated. This causes a problem that heat stress is applied to an electronic component having a small heat capacity.
[0004]
Conversely, when the printed circuit board is underheated, the problem arises that the solder joints of electronic components having a large heat capacity are not melted. Furthermore, with the recent trend toward lead-free soldering, the melting point generally rises compared to conventional solder, so the difference between the melting point of the solder and the heat resistance temperature of the electronic component is reduced, and the heating conditions for the reflow furnace are further set. There is also the present situation that it is difficult.
[0005]
Due to the above problems, in recent years, the temperature distribution of the printed circuit board in the reflow furnace is predicted by numerical analysis, and this is being used for setting the heating conditions of the reflow furnace. For example, those described in JP-A-11-201647 are known.
[0006]
FIG. 8 is a flowchart showing operation specifications for predicting the temperature distribution of the printed circuit board in the reflow furnace described in JP-A-11-2016647 by numerical analysis. Hereinafter, the operation will be described in detail.
[0007]
First, temperature detection points 1 to J are determined on the printed circuit board (step 1). Here, when there are I heating sources, detection points are determined so that J = I, and each temperature detection point assigned with these numbers is defined as j. And the target temperature tj at the time of the reflow of each temperature detection point j is input with respect to the temperature detection points 1-J on the printed circuit board 2 (step 2). Subsequently, the reflow condition of the heating source I is input, and this condition is set as condition 0 (step 3). The set temperature of the heating source I under this reflow condition 0 is Ti0.
[0008]
Further, for the temperature detection points 1 to J on the printed circuit board, the temperature tj0 of each temperature detection point j under the reflow condition 0 is acquired (step 4). Further, from the setting of the reflow condition, only the set value of one heating source i is changed so that the temperature of the printed circuit board approaches the target value (step 5), and this condition is set as the condition i. And the setting value of the heating source i in the reflow condition i is set to Tii.
[0009]
Further, the temperature tji of each temperature detection point j under the reflow condition i changed in the step 5 is acquired (step 6), the temperature tj0 at the reflow condition 0 at each temperature detection point j, and the reflow condition i at the time of the reflow condition i. The temperature change amount Δtji with respect to the temperature tji and the change amount ΔTii between the set value Ti0 when the reflow condition i is in the heating source i and the set value Tii when the reflow condition i are calculated are calculated. A change amount ΔTii of the set value of i and a coefficient aij relating to the temperature change amount Δtji of each temperature detection point j are obtained (step 7).
[0010]
[Expression 1]
[0011]
Next, it is determined whether or not the operations from step 5 to step 7 have been performed for all of the heating sources 1 to I (step 8). Proceed to 9, and set the heating source i to change the reflow condition from condition 0 to condition i. After completing the operations from step 5 to step 7 for all the heating sources i, the process proceeds to step 10 described later.
[0012]
Further, regarding the temperature difference Δttj between the target temperature ttj at each temperature detection point j and the temperature tj0 when the reflow condition is 0, the set value tTi of the heating sources 1 to I and the reflow for setting each temperature detection point j to the target temperature From the displacement ΔtTi with the set value Ti0 in the condition 0 and the coefficient aij obtained in step 7, the following simultaneous equations (formula 2) are established for Δttj (step 10).
[0013]
[Expression 2]
[0014]
Then, by solving these simultaneous equations for ΔtTi (step 11), the optimum reflow condition set value tTi of each heating source i at which each temperature detection point j becomes the target temperature ttj is obtained by the following (formula 3). Can be uniquely determined.
[0015]
[Equation 3]
[0016]
For example, when there are three heating zones, the heating sources 1 to J in each heating zone can be set to appropriate heating conditions by performing each of the three heating zones. it can. Thereby, the reflow conditions for the target printed circuit board can be set, and reflow soldering can be performed.
[0017]
[Problems to be solved by the invention]
However, when the numerical analysis is performed by the method as described above and the calculated analysis value is compared with the actual measurement value, the following problems occur.
[0018]
1. When the maximum value of the analysis value is compared with the maximum value of the actual measurement value, a difference of about 10 degrees occurs depending on the electronic component.
[0019]
2. In order to melt a large electronic component and to control the heat-resistant temperature of the electronic component, it is necessary to secure a holding time of a certain reference temperature or more for a certain time. However, in the above method, when a rapid temperature change occurs, for example, when the printed circuit board moves from the heating zone of the reflow furnace to the cooling zone, depending on the electronic components on the printed circuit board, the cooling zone calculated from the numerical analysis Since the loading time may be shortened, the holding time above the reference temperature cannot be managed.
[0020]
3. As described above, the difference between the heat-resistant temperature of the electronic component and the melting point of the solder is reduced to make the solder lead-free, and the current analysis accuracy cannot sufficiently cope with the lead-free.
[0021]
The present invention is for solving the above-described conventional problems, and is a method for setting a temperature condition of a printed circuit board that improves analysis accuracy in numerical analysis used to detect a temperature distribution of the printed circuit board in a reflow furnace. The purpose is to provide.
[0022]
