【発明の属する技術分野】
本発明は、電子部品の絶縁保護膜形成剤等として好適に使用される反応性シリル基含有ビスイミド化合物を含む硬化性樹脂組成物に関する。

【従来の技術】
従来から、電子部品等の絶縁保護膜用樹脂として、耐熱性および電気的・機械的特性に優れたポリイミド樹脂が利用されている。保護膜形成に際し、一般にポリイミド樹脂は有機溶媒に不溶なために、その前駆体であるポリアミック酸の溶液を用い、これを基材に塗布した後、加熱して脱水縮合反応により閉環させて目的とするポリイミド樹脂被膜を形成する方法が採用されている。

しかし、このポリアミック酸の溶液を用いる方法においては、ポリアミック酸溶液の粘度が非常に高いため作業性に劣ること、脱水縮合工程において 300℃を超える高温とする必要があること、得られたポリイミド樹脂被膜はニッケル、アルミニウム、シリコン、シリコン酸化膜等の基材に対する接着性に劣ること等の問題があった。

基材との接着性の改善については、ポリイミドの原料であるジアミン成分の一部をシロキサンを含有するジアミンで置き換えて得られたポリイミドシロキサン共重合体を用いる方法(特許文献1、特許文献2参照)、また、ポリイミド前駆体であるポリアミック酸に、アミノ基、酸無水物基等を有するシラン化合物を混合または反応させる方法が提案されている(特許文献3、特許文献4、特許文献5参照)。
しかし、前者の方法では、共重合体中のシロキサン含有量の増加によって耐熱性が低下するという問題があり、後者の方法では、加えるシラン量が増加すると溶液の保存安定性を著しく損なうという問題があった。

また、ポリイミド被膜の形成に際し、ポリアミック酸を 300℃以上という高温で脱水縮合反応する工程を不必要なものとするために、ポリイミド樹脂自身を溶媒に可溶なものとし、その溶液を用いて基材を被覆し、比較的低温で溶媒を揮発することにより、ポリイミド樹脂被膜を形成する方法も種々提案されている(特許文献6、特許文献7、特許文献8参照)。
しかし、当該方法により得られるポリイミド樹脂被膜は、本質的に耐溶媒性に劣るため、実用上問題があった。

【発明が解決しようとする課題】
本発明は上記事情に鑑みなされたもので、縮合硬化反応により、室温でイミド環を有する硬化被膜を形成することができ、作業性が良好であり、耐熱性、機械的強度、電気的特性、耐溶剤性、および基材との接着性に優れる硬化被膜を与えるポリイミド樹脂型の硬化性樹脂組成物を提供することを目的とする。

【課題を解決するための手段】
本発明者らは、鋭意検討を重ねた結果、反応性シリル基を有するビスイミド化合物を採用することにより、上記目的を達成することができることを知見し、この知見に基づいて本発明を完成させるに至った。
即ち、本発明は、

以下、本発明について更に詳しく説明する。
[反応性ビスイミド成分]
本発明で用いる反応性ビスイミド成分は、下記の合成方法によって得ることができる。
即ち、先ず、(a)下記構造式(2):

<反応性ビスイミド成分の調製>
上記(c)アリル基含有ビスイミド化合物と、上記(d)ケイ素原子に結合した水素原子を1個有する有機シラン化合物とを、常法により、白金系触媒の存在下に反応させることにより、(前記アリル基中の)ビニル基(CH2=CH-)とケイ素原子に結合した水素原子(SiH)とがヒドロシリル化反応により付加し、付加反応生成物を得ることができる。
ヒドロシリル化反応自体は、当該技術分野において公知であり、白金系触媒の使用量、反応条件等についても、通常のとおりで差し支えない。

なお、上記ヒドロシリル化反応において、ケイ素原子に結合した水素原子(SiH)は、専ら(アリル基中の)ビニル基(CH2=CH-)に付加するが、アリル基含有ビスイミド化合物中のシクロペンテン環内の炭素-炭素二重結合(-CH=CH-)に対しても若干付加反応が生じる場合もある。本発明の反応性ビスイミド成分に、前記環内炭素-炭素二重結合への付加反応生成物が含まれる場合であっても、そのまま絶縁保護膜形成剤等として使用することができる。

本発明の上記反応性ビスイミド成分は溶剤に溶解して、電子部品の保護膜等の形成用に用いる硬化性樹脂組成物とすることができる。前記の溶剤としては、上記(c)成分と(d)成分とのヒドロシリル化の付加反応において用いるトルエン、メチルイソブチルケトン、テトラヒドロフラン等の溶剤を用いることができる。溶剤の配合量は、本発明組成物の適用対象により異なり、特に制限されないが、上記反応性ビスイミド成分 100重量部に対して、通常、500重量部以下(即ち、0〜500重量部)、好ましくは 50〜500重量部程度でよい。

[硬化触媒]
本発明の硬化性樹脂組成物には、硬化触媒として、ケイ素原子に結合したアルコキシ基等の縮合反応を促進させる縮合反応触媒を配合することができる。
この縮合反応触媒としては、例えば、テトライソプロポキシチタン、テトラブトキシチタン、チタンビスアセチルアセトナ−ト、チタンキレ−ト化合物等の有機チタン化合物;テトラメチルグアニジン、テトラメチルグアニジルプロピルトリメトキシシラン等の強塩基類;オクタン酸亜鉛、2-エチルヘキサン酸鉛、ジブチル錫ジアセテ−ト、ジブチル錫ジラクテ−ト、ジブチル錫ジオクテ−ト、オクタン酸第一錫、ナフテン酸亜鉛、オクタン酸第一鉄等のカルボン酸の金属塩が挙げられる。これらは1種単独でも2種以上を組み合わせても使用することができる。
上記触媒の配合量は、触媒としての有効量でよく、特に制限されないが、通常、上記反応性シリル基含有ビスイミド化合物 100重量部に対して 0.01〜10.0重量部程度とすればよい。

[他の配合成分]
本発明の硬化性樹脂組成物には、必要に応じて、ポリイミド樹脂、ポリアミド樹脂、シリコーン樹脂、エポキシ樹脂、アクリル樹脂等の溶剤可溶型有機樹脂の添加も可能である。また、無溶剤型のポリイミド樹脂、ポリアミド樹脂、シリコーン樹脂、エポキシ樹脂、アクリル樹脂等へ本発明の反応性シリル基含有ビスイミド成分を添加して、これら無溶剤型樹脂の各種基材に対する接着性付与剤としても使用可能である。

また、本発明の組成物には、添加剤として、テトラメトキシシラン、テトラエトキシシラン、メチルトリメトキシシラン、ジメチルジメトキシシラン;テトラメトキシシランの部分加水分解縮合物、テトラエトキシシランの部分加水分解縮合物;γ-アミノプロピルトリエトキシシラン、3-(2-アミノエチルアミノ)プロピルトリメトキシシラン、γ-グリシドキシプロピルトリメトキシシラン、β-(3,4-エポキシシクロヘキシル)エチルトリメトキシシラン等のシラン類を使用することもでき、これらのシラン類の添加により、接着性等の種々の特性を向上させることが可能である。

[特性、用途等]
本発明の硬化性樹脂組成物は、保存安定性に優れ、またその溶液は比較的粘性が低く、作業性が良好である。この硬化性樹脂溶液は、通常、室温で1日〜7日間程度放置して硬化させることができる。硬化速度については、触媒の種類および触媒量を最適化することによって調整が可能である。また、加熱硬化することによっても作業性を向上させることも可能である。

本発明の硬化性樹脂組成物は、空気中の水分によってアルコキシシリル基等の架橋反応が進行することによって硬化する。硬化することによってイミド環を含む耐熱性、機械的特性、電気的特性、基材に対する接着性、耐溶剤性等に優れた高分子量の重合体、例えば被膜が容易に得られる。この場合、基材としては半導体装置に使用されるポリアミド樹脂、エポキシ樹脂等の各種樹脂製、または銅、銀、ニッケル、パラジウム、42アロイ、アルミニウム等の各種金属製のもの等が挙げられる。

従って、本発明の硬化性樹脂は、各種方法により各種基材、例えば半導体装置、具体的には半導体素子表面のパーシベーション膜、保護膜、ダイオード、トランジスタ等の接合部のジャンクション保護膜、VLSIのα線シールド膜、層間絶縁膜、イオン注入マスクなどの他、プリントサーキットボードのコンフォーマルコート、液晶表示素子の配向膜、ガラスファイバーの保護膜、太陽電池の表面保護膜などの幅広い範囲にわたり利用することができる。

【実施例】
以下、合成例、実施例、および比較例を示し、本発明を具体的に説明するが、本発明は下記の合成例および実施例に制限されるものではない。

〔合成例1〕
(1)撹拌器、温度計および窒素置換装置を具備したフラスコ内に、(b1)1,3-ビス(3-アミノプロピル)テトラメチルジシロキサン 24.85g(0.1モル)、溶媒としてN-メチル-2-ピロリドン 80gおよびシクロヘキサノン 100gを仕込み、攪拌しながら、(a)無水アリルナジック酸(下記構造式:

で表される化合物と、下記構造式:

で表される化合物とを、合計で約 80モル%含有する異性体混合物)(商品名:ANAH、丸善石油化学(株)製)40.8g(0.2モル)を徐々に滴下した。滴下終了後、更に室温で 10時間撹拌し、次に、前記フラスコに水分受容器付き還流冷却器を取り付けた後、キシレン 30gを加え、反応系を 160℃に昇温して、その温度を2時間保持した。更に、温度を 175℃まで昇温させて、その温度を4時間保持した。この反応によって生成した水分の量は 3.5gであった。
上記操作によって得られた赤褐色反応溶液を室温まで冷却後、減圧下でストリップして溶媒を除去した。

次いで、得られた反応生成物にメチルイソブチルケトン 600gを加えて溶解した後、水(600ml)を加えて攪拌して、水洗した。その後、水相を分離して、水相の導電率を測定した。該水洗操作を、水洗後の水相の導電率が 10μS/cm以下になるまで繰り返し実施した。その後、メチルイソブチルケトン溶液から共沸脱水により水分を除去し、得られた反応溶液をメタノール中に投じて、固体生成物を析出させた後、溶媒を除去し、下記構造式を有するビスイミド化合物(BI-1)59gを得た。

ビスイミド化合物(BI-1)の赤外吸収スペクトルを観測したところ、イミド結合に由来する吸収が 1768 cm-1に、また、ビニル基に由来する吸収が 1641 cm-1に、それぞれ観測された。また、NMRスペクトルから、ビニル基に由来するピ−クが 5.0 ppmに観測された。

(2)上記ビスイミド化合物(BI-1)59g(0.095モル)をメチルイソブチルケトン 600gに再度溶解し、昇温させて共沸脱水を行った。この溶液に塩化白金酸 0.2gを加え、還流温度でトリメトキシシラン 26g(0.22モル)を滴下した。還流温度で6時間撹拌を続けた後、得られた反応溶液から過剰のトリメトキシシランを常圧蒸留により除去することにより、反応生成物溶液 164.4g(不揮発分 50%)を得た。これから、溶媒を除去して下記構造式を有するメトキシシリル基含有ビスイミド化合物(BI-1MS)82.2gを得た。

このメトキシシリル基含有ビスイミド化合物( BI-1MS )の赤外吸収スペクトルを観測したところ、S i O結合に由来する吸収が 1086 cm -1 に観測され、アリル基に由来する吸収( 1641 cm -1 )が消失していることが観測された。また、NMRスペクトルからアリル基に由来するピーク( 5.0 ppm )が消失していることも観測された。

〔合成例2〕
(1)合成例1(1)に記載の(b1)に代えて、(b2)4,4'-ジアミノジフェニルメタン19.83g(0.1モル)を用いること以外は、合成例1と同様にして、下記構造式を有するビスイミド化合物(BI-2)48.5gを得た。
