【発明の属する技術分野】
本発明は、レーザを光源として被照射部における照度を均一化したレーザ照明光学系と、それを用いた露光装置、レーザ加工装置、投射装置に関する。

【従来の技術】
レーザを光源とした投射装置は、レーザの発振スペクトルが狭いために色純度の高い投射が期待される。その一方で、レーザは干渉性が高いため、光束を分割してから合成すると干渉縞が発生することがある。例えば、一本のレーザビームを通常のフライアイレンズ光学系で照度均一化すると、被照射部で干渉縞が見られる。また、例えば特開平8−94839号公報に記載のホログラム素子では、レーザビームの一部分を被照射部で重ね合わせており、干渉を小さく抑える構成を開示しているが、上記公報の構成でも干渉縞がなくなるわけではない。

一方、比較的小型で光出力の高いレーザ光源としてレーザアレイ光源(特に半導体レーザアレイ光源)が期待されており、このレーザアレイ光源とフライアイレンズ等を組み合わせることにより被照射部における照度を均一化したレーザ照明光学系を構成することが可能である。また、レーザアレイ光源とフライアイレンズを組み合わせる場合、フライアイレンズの分割数がレーザアレイ数の約数以外の数を選ぶことによって照度の均一化が可能である。

しかしながら、フライアイレンズの分割数としてレーザアレイ数の約数以外の数を選んだ場合、レーザアレイ数によっては、大きい数になってしまうことがあり、設計の自由度が低くなるという不具合があった。
すなわち、レーザアレイ光源とフライアイレンズ等を組み合わせる場合、フライアイレンズの分割数として、レーザアレイ数の約数となる分割数で照度の均一化ができれば、レーザ照明光学系の設計の自由度を高くすることができる。

【発明が解決しようとする課題】
本発明は上記事情に鑑みてなされたものであり、レーザアレイ光源とフライアイレンズ等を組み合わせたレーザ照明光学系において、従来、照度均一化が困難であったフライアイレンズの分割数がレーザアレイ数の約数のときに、被照射部での照度均一性を高めることを目的とする。

より詳しくは、請求項1,2,3に係る発明は、レーザアレイ光源とフライアイレンズを有し、従来、照度均一化が困難であったフライアイレンズの分割数が点灯しているレーザアレイ数の約数のときにも、被照射部での照度均一性を高めることができるレーザ照明光学系を提供することを目的とする。
また、請求項4に係る発明は、半導体レーザアレイ光源とフライアイレンズを有し、従来、照度均一化が困難であったフライアイレンズの分割数が点灯しているレーザアレイ数の約数のときにも、被照射部でレーザアレイ方向の照度均一性を高めることができるレーザ照明光学系を提供することを目的とする。

さらに請求項5に係る発明は、従来、照度均一化が困難であったフライアイレンズの分割数がレーザアレイ数の約数のときにも、被照射部でレーザアレイ方向の照度均一性を高めることができ、かつ、レーザアレイ光源のアレイ垂直方向の光束に起因する干渉縞を減らし、被照射部への照明性能を向上させることができるレーザ照明光学系を提供することを目的とする。
また、請求項6に係る発明は、フライアイレンズに代えてホログラム素子を用い、その分割数がレーザアレイ数の約数のときにも、被照射部でレーザアレイ方向の照度均一性を高めることができ、かつ、レーザアレイ光源のアレイ垂直方向の光束に起因する干渉縞を減らし、被照射部への照明性能を向上させ、さらに、光学系の小型化を図ることができるレーザ照明光学系を提供することを目的とする。

請求項7に係る発明は、照明光学系の照度が均一で、レチクルなどへの照明性能の良好な露光装置を提供することを目的とする。
また、請求項8に係る発明は、照明光学系の照度が均一で、照度均一性が高いレーザ加工装置や、さらには干渉縞がないレーザ加工装置を提供することを目的とする。
さらに請求項9に係る発明は、照明光学系の照度が均一で、空間変調器(ライトバルブ)上の照明性能が良好な投射装置、さらには干渉縞が発生しない投射装置を提供することを目的とする。
また、請求項10に係る発明は、請求項9の目的に加えて、照明光学系の小型化を図ることができる投射装置を提供することを目的とする。

【課題を解決するための手段】
上記目的を達成するため、請求項1記載のレーザ照明光学系は、複数の発光部を有するレーザアレイ光源と、フライアイレンズのレーザアレイ方向の分割数が前記複数の発光部の約数であるフライアイインテグレータを有するレーザ照明光学系であって、前記フライアイレンズのレンズに入射される前記発光部のレーザ光のプロファイルの空間的な位相をレンズ毎に異ならせることを特徴とするものである。
また、請求項2記載のレーザ照明光学系は、複数の発光部を有するレーザアレイ光源と、フライアイレンズを有するフライアイインテグレータを有するレーザ照明光学系であって、前記レーザアレイ光源の発光部は周期的に配置されており、前記レーザアレイ光源の発光部には、周期的に非点灯である発光部を有しており、前記フライアイレンズのレンズに入射される前記発光部のレーザ光のプロファイルの空間的な位相をレンズ毎に異ならせ、前記フライアイレンズのレーザアレイ方向の分割数は、前記発光部のうち点灯する発光部の約数であることを特徴とするものである。
また、請求項3記載のレーザ照明光学系は、請求項1または2の構成に加えて、前記レーザアレイ光源と前記フライアイレンズの間に配置され該フライアイレンズのアレイごとに入射されるレーザアレイ光を所定の距離だけ変位させる手段を有することを特徴とするものである。

【発明の実施の形態】
以下、本発明に係るレーザ照明光学系及びそれを用いた露光装置、レーザ加工装置、投射装置の構成、動作及び作用を、図示の実施例に基づいて詳細に説明する。

(実施例1)
まず、請求項1に係る発明の実施例について説明する。
図1は請求項1に係る発明の一実施例を示すレーザ照明光学系の概略平面構成図である。このレーザ照明光学系は、複数の発光部がアレイ状に配列されたレーザアレイ光源10と、第1フライアイレンズ13と第2フライアイレンズ14及びコンデンサレンズ15からなりフライアイレンズ13,14のレーザアレイ方向の分割数がレーザアレイ数の約数であるフライアイインテグレータとで構成されており、レーザアレイ光源10から発振された複数のレーザビームをフライアイインテグレータ13〜15を介して被照射部16を照明する。この被照射部16は均一化された光束が照射される部分であり、露光装置では露光用マスク(レチクル)が、投射装置では空間光変調器(所謂ライトバルブ)がこの被照射部に該当する。

レーザアレイ光源10には、半導体レーザ等のレーザ発振部(発光部)がアレイ状に配列されたタイプのものやストライプ型のレーザなどを好適に用いることができる。
フライアイインテグレータを構成する第1フライアイレンズ13、第2フライアイレンズ14は、レーザアレイの方向と同方向にアレイ状に球面や円筒状レンズを配置してなるもので、例えばシリンドリカルレンズアレイからなり、第1フライアイレンズ13は入射光束をレンズアレイ数の光束に分割し、かつ第2フライアイレンズ14の各レンズに集光させる働きをする。第2フライアイレンズ14は第1フライアイレンズで集光した像を屈折させ、できるだけ被照射部16上に光束を集める働きをする。

フライアイインテグレータの第2フライアイレンズ14の出射側光路上に配置されたコンデンサレンズ15は例えばシリンドリカルレンズからなり、このコンデンサレンズ15は、所定の位置に配されている被照射部16をより均一に照明するために設けられているもので、第2フライアイレンズ14からの出射光を被照射部16に集光することにより、光の利用効率を高くすることができ、かつ照度ムラをなくして均一性を向上させることができるようにしたものである。すなわち、第1、第2のフライアイレンズ13,14によってレンズアレイ方向の光強度が均一化されているが、コンデンサレンズ15が無い場合には、被照射部16を照明しないアレイ光が生じるとともに、被照射部16におけるアレイ光の重なりかたによっては、照度ムラが生じる可能性があるが、本実施例においては、コンデンサレンズ(シリンドリカルレンズ)15によって、第1、第2のフライアイレンズ13,14のレンズアレイ方向(レーザアレイ方向)の光束を被照射部16に集光するように設定することにより、被照射部16における均一照明を実現している。

本実施例では、上記フライアイインテグレータを構成するフライアイレンズ13,14のレーザアレイ方向の分割数は、レーザアレイ光源10のレーザ発振部(発光部)のアレイ数の約数である。図1の例ではレーザアレイ数を16、フライアイレンズ13,14のレーザアレイ方向の分割数を4としている。尚、これは一例であって、約数の関係が成り立てばその他の組合せでもよい。
また、本実施例では、フライアイレンズ13,14の各アレイ(各レンズ部)に入射されるレーザアレイ光のプロファイルの空間的な位相が各々異なることを特徴としている。

ここで、レーザアレイ光源10の各発光部の配置とフライアイレンズ13,14の関係を図3を使って説明する。図3は図1に示すレーザ照明光学系の第1フライアイレンズ13に入射されるレーザアレイ光のプロファイルを示している。レーザアレイ光源10の各発光部からのレーザ光はガウシアンプロファイルでビームの直径がPで4個ずつ周期的に配置され、Pだけ隙間があって次の4個が配置される。別の表現をすれば、5Pの周期の中で4個のレーザプロファイルがあることになる。従って第1フライアイレンズ13の各アレイ(各レンズ部)の長さは19P/4とする。このような構成によって、第1フライアイレンズ13に入射するレーザ光のプロファイルはP/4ずつ位相がずれることになる。第1フライアイレンズ13と被照射部16は共役の関係にあるため、被照射部16でもP/4ずつ位相がずれてガウシアンプロファイルアレイが加算される。フライアイレンズの4分割された各アレイ(各レンズ部)を通過したレーザアレイ光(アレイ1〜4)の強度分布と被照射部16上で加算された強度分布は図6のようになり、被照射部16上の照明強度が均一化される。

(実施例2)
次に請求項2に係る発明の実施例について説明する。
図2は請求項2に係る発明の一実施例を示すレーザ照明光学系の概略平面構成図である。このレーザ照明光学系は、複数の発光部がアレイ状に配列されたレーザアレイ光源11と、第1フライアイレンズ13と第2フライアイレンズ14及びコンデンサレンズ15からなる。ただし、レーザアレイ光源11は、実施例1とは異なり、隣接レーザとの間隔がすべて同じであるが、周期的に点灯させない発光部があるように駆動する。すなわち、レーザアレイ光源11は、周期的に配置された非点灯発光部を備えている。図2では一例としてレーザアレイ光源11の5個の発光部11a〜11eを一組として、その中の1つの発光部11eを非点灯としている。フライアイレンズ13,14は、レーザアレイ方向の分割数が点灯させるレーザアレイ数の約数となるように構成されており、レーザアレイ光源11から発振された複数のレーザビームをフライアイインテグレータ13〜15を介して被照射部16を照明する。この被照射部16は均一化された光束が照射される部分であり、露光装置では露光用マスク(レチクル)が、投射装置では空間光変調器(所謂ライトバルブ)がこの被照射部に該当する。
レーザアレイ光源11には、レーザ等のレーザ発振部(発光部)がアレイ状に配列されたタイプのものやストライプ型のレーザなどを好適に用いることができる。
フライアイインテグレータの働きは実施例1で説明した通りであるので説明を省略する。

(実施例3)
次に請求項3に係る発明の実施例について説明する。
図4は請求項3に係る発明の第1の実施例を示すレーザ照明光学系の概略平面構成図である。このレーザ照明光学系は、レーザアレイ光源11と、複数の平行平板12a,12c,12dと、フライアイインテグレータ13,14,15で構成されており、16は被照射部を示している。すなわち、図4に示す構成は、図1の構成に加えて、レーザアレイ光源11とフライアイインテグレータ13,14,15の間に透明部材からなる複数の平行平板12a,12c,12dを配置し、複数の平行平板12a,12c,12dでフライアイレンズ13,14のアレイごとに入射されるレーザアレイ光を所定の距離だけ変位させる手段を構成したものである。尚、フライアイインテグレータ13,14,15の構成及び機能(動作)は実施例1と同様である。

本実施例では、動作説明のためにレーザアレイ光源11のレーザアレイ数を実施例1(図1)と同様に16個、第1、第2フライアイレンズ13,14のレーザアレイ方向の分割数を4とする。通常のフライアイインテグレータで構成すると第1フライアイレンズ13の一つのアレイ(レンズ部)には図5に示すようなプロファイル(強度分布)の4個のレーザアレイ光が入射される。第1フライアイレンズ13の全てのアレイ(レンズ部)には図5と同じプロファイルの光が入射されるため、被照射部16では図5のプロファイルが4つ同相で積算されることになり、照度ムラが発生する。

そこで本実施例では、図4に示すようにレーザアレイ光源11と第1フライアイレンズ13の間に複数の平行平板12a,12c,12dを配置し、フライアイレンズ13のアレイごとに入射されるレーザアレイ光を所定の距離だけ変位させる手段を設けている。この変位手段を構成する各々の平行平板12a,12c,12dは所定の傾斜角で配置され、所定の厚さを持つものとする。例えば、レーザアレイ光の一本のビーム径Pが1mmとすると、フライアイレンズ13の分割数は4であるので、平行平板12a,12c,12dによる光の変位量は1/4=0.25[mm]ずつとする。具体例としては、下記の表1に示すような傾斜角と厚さの平行平板12a,12c,12dを配置させる。ただし、平行平板12a,12c,12dの屈折率は1.52とした。

尚、表1では平行平板12a,12c,12dの傾斜方向と厚さで変位量を決めているが、下記の表2のように平行平板12a,12c,12dの厚さを同じにして傾斜角を各々変えても良い。

表1または表2に示す傾斜角と厚さの平行平板12a,12c,12dを用いて、レーザアレイ光の光路を変位させ、フライアイインテグレータ13,14,15で被照射部16を照明すると図6のような強度分布が得られる。すなわち第1フライアイレンズ13の各アレイ(各レンズ部)への入射光プロファイルは図6のアレイ1〜アレイ4に示すような位相がずれた強度分布となるため、被照射部16で積算されると照度が均一化される。ただし、合成された光の周辺部は均一では無いため図6の矢印で示す領域が被照射部となるように設計することで均一性を確保できる。

次に図7は請求項3に係る発明の第2の実施例を示すレーザ照明光学系の概略平面構成図である。このレーザ照明光学系は、レーザアレイ光源11と、複数のホログラム素子41a,41c,41dと、フライアイインテグレータ13,14,15で構成されており、16は被照射部を示している。すなわち、図7に示す構成は、図4の構成の平行平板の代わりに、レーザアレイ光源11とフライアイインテグレータ13,14,15の間に複数のホログラム素子41a,41c,41dを配置し、複数のホログラム素子41a,41c,41dでフライアイレンズ13,14のアレイごとに入射されるレーザアレイ光を所定の距離だけ変位させる手段を構成したものである。尚、その他の構成は図4と同様である。

ホログラム素子41a,41c,41dは、例えば透明な平行平板の表裏にレリーフ型ホログラムを作製し、表側で回折された光を裏側のホログラムで再度回折させる構成である。また、ホログラム素子41a,41c,41dへの入射光軸と出射光軸が平行となるようにし、変位量は第1の実施例で示した値と同じとする。この第2の実施例の構成でも、被照射部16での照度分布は図6のようになり、照度が均一化される。本実施例でホログラム素子41a,41c,41dは表裏にホログラムが設置されているが、入射光軸と出射光軸は平行にしなくても本発明の効果は得られる。従って、ホログラム素子は表裏のうちどちらか一方にホログラムを作製しても良い。

(実施例4)
次に請求項4に係る発明の実施例について説明する。
図8は請求項4に係る発明の一実施例を示すレーザ照明光学系の概略平面構成図である。このレーザ照明光学系は、レーザ発光部がアレイ状に配列されたレーザアレイ光源51(例えば半導体レーザアレイ光源)と、コリメートレンズアレイ52と、フライアイレンズのアレイごとに入射されるレーザアレイ光を所定の距離だけ変位させる手段12と、フライアイインテグレータ13,14,15で構成されており、16は被照射部である。

フライアイインテグレータ13,14,15の構成及び機能(動作)は実施例1と同様である。
変位手段12は、一例として、実施例3の第1実施例と同様に複数の平行平板12a,12c,12dを用いた場合を図示しているが、その他にも、実施例3の第2実施例と同様の複数のホログラム素子を用いた変位手段であっても良い。
レーザアレイ光源51から出射される各レーザ光は全角で10〜30°程度の広がり角で発散される。コリメートレンズアレイ52はこれらの発散ビームを平行光束化させるように機能する。すなわちコリメートレンズアレイ52は、レーザアレイ光源51の発光部のアレイピッチと同じピッチでレンズがアレイ化されており、レーザアレイ光源51の各々の発光部から発散されるレーザ光を、各々対応するレンズでコリメートして平行光束化させる。コリメートレンズアレイ52で平行光束化されたレーザビームは変位手段12によって所定のビームが所定の距離だけ変位される。

仮に、レーザアレイ光源51のアレイ数が16で、第1、第2フライアイレンズ13,14の光源アレイ方向に沿った分割数が4の場合には、第1フライアイレンズ13の各アレイに図5と同様な4個のガウシアンプロファイルのアレイ光が入射される。従ってこのときの変位手段12(例えば複数の平行平板12a,12c,12d)による変位量は前述の表1または表2のようになり、実施例3で述べたように、第1フライアイレンズ13の各アレイ(各レンズ部)への入射光プロファイルは図6のアレイ1〜アレイ4に示すような位相がずれた強度分布となるため、被照射部16で積算されると照度が均一化される。
このように、光源51をレーザアレイとしても、コリメートレンズアレイ52と変位手段12を用いることによって、フライアイレンズ13,14の分割数が光源のアレイ数の約数であるという条件でも、被照射部16上での照度の均一化が可能である。

(実施例5)
次に請求項5に係る発明の実施例について説明する。
図9は請求項5に係る発明の一実施例を示す図であって、(a)はレーザ照明光学系の概略平面構成図、(b)はレーザ照明光学系の概略側面構成図である。このレーザ照明光学系は、レーザ発光部がアレイ状に配列されたレーザアレイ光源51(例えば半導体レーザアレイ光源)と、コリメートレンズアレイ52と、レーザアレイ光を所定の距離だけ変位させる手段12と、レーザアレイに直交方向の光束を均一化させるホログラム素子61と、フライアイインテグレータ63,64,65で構成されており、16は被照射部である。尚、図9(a),(b)にはコリメートレンズアレイ52があるが、光源の広がり角が小さければ必ずしも必要ではない。また、変位手段12は、一例として、実施例3の第1実施例と同様の複数の平行平板12a,12c,12dを用いた場合を図示しているが、その他にも、実施例3の第2実施例と同様のホログラム素子を用いることも可能である。

本実施例のフライアイインテグレータはフライアイレンズ63,64とコンデンサレンズ65からなり、実施例1と同様にシリンドリカルレンズ系で構成されており機能も同様のものである。すなわち、第1及び第2のフライアイレンズ63,64はシリンドリカルレンズアレイであり、コンデンサレンズ65はシリンドリカルレンズである。そして図9(a)の紙面内に平行な光束がフライアイインテグレータで均一化され、被照射部16が均一照明される。図9(a)の紙面内の動作は実施例4で述べた動作と同様であり、第1フライアイレンズ63に入射されるレーザアレイ光が変位手段12によって所定の距離だけ変位され、被照射部16に照射されるプロファイルの位相が適宜ずれるため、照度が均一化される。
