集積回路の製造等に用いられるフォトマスクやレクチルを製造するレーザ描画装置として、大別して、X−Yテーブル式の描画装置とターンテーブル式の描画装置とがある。

【発明が解決しようとする課題】
しかしながら、従来のX−Yテーブル式の描画装置は、光ビームスポットで露光部材上を往復走査して微細で複雑なパターンを描画するためにX−Yテーブルの加速及び減速を頻繁に行う必要がある。テーブルの平均的な移動速度はかなり低くなり、描画に要する時間が長くなる。また、テーブルの頻繁な加減速は、描画装置自体の振動の原因ともなり、描画位置精度、速度精度が低下する。

上記目的を達成するため本発明のパターン描画装置は、光ビームを発生するビーム光源と、上記光ビームによって描画されるべき描画対象体と、上記光ビームを上記描画対象体に導く光路を形成し、該描画対象体上に集光して光スポットを形成する結像光学系と、上記描画対象体を回転駆動し、上記光スポットが上記描画対象体上に同心円状又は螺旋状の走査軌跡を等角速度で描くようにする描画対象体走査手段と、上記描画対象体上における上記走査光スポットの走査半径を検出する検出手段と、上記光ビームの光路に設けられて上記光ビームの強度を調整する電気光学変調器と、上記光ビームの光路に設けられて上記電気光学変調器から出力された光ビームの強度をパターン信号によって変調する音響光学変調器と、上記走査光スポットの走査半径に応じて上記電気光学変調器及び上記音響光学変調器における各透過率を調整する距離光量調整手段と、を備える。

【発明の実施の形態】
以下、本発明の実施の形態について図面を参照して説明する。

図1は、本発明のパターン描画装置の実施例を示しており、レーザ装置11から光ビームであるレーザ光12が一定パワーで出力される。レーザ装置11は、ガスレーザ、あるいは固体レーザなどである。レーザ光12は電気光学変調器(EOM)13及びハーフミラー14を経てその一部が光検出器(PD)15に入射する。電気光学変調器は、電気光学結晶に電界を印加することによって屈折率を変化させて通過光の強度変調を行うもので、ノイズの除去を行うフィルタとしての機能も備える。光検出器15は、レーザ光の強度を検出し、そのレベルに対応する電圧値を差動増幅器16の比較入力端に供給する。差動増幅器16の基準入力端には第1の距離光量調整装置17から電圧値Veが供給される。
