本発明は、導波路型光回路の調整方法に関し、より詳しくは、導波路型干渉計を含む導波路型光回路の導波路の屈折率を調整する方法に関する。

【従来の技術】
導波路型干渉計は複雑な信号処理が可能であり、集積性、量産性にも優れていることから今後の光通信システムには欠かせない部品となっている。特に、シリコン基板上に形成されたシリカ(二酸化珪素)を光導波路とする石英系光回路上に作製された導波路型干渉計は、低損失、長期安定性に優れていることから近年商品化が急激に進み、光通信システムに広く使用されている。さらに、今後の光通信システムの拡大に伴い、平面型光回路の需要はますます伸びると予想され、それゆえ低コスト化のための歩留まり向上および回路の小型化が望まれている。

しかし、導波路型光回路は、一般に作製時にウエハ面内で屈折率がばらつくことによって干渉計の光路長が設計値からずれ、周期FSRや中心波長が設計通りには作製できない。また、クラッド層となるガラス膜面内の熱応力によって誘起される複屈折性により、図17の(c)に示すような偏光依存性が生じる。ここで、実線はTE偏光の、破線はTM偏光の波長対透過率を示す。

(従来技術の第1例)
実効屈折率のばらつきを調整する例として、局所加熱トリミング法が報告されている。この局所加熱トリミング法は、平面基板上の導波路近傍を局所加熱することにより光導波路の実効屈折率を恒久的に変化させる手法である。現在までに局所加熱の手法として、光導波路上に形成された薄膜ヒーターを用いる方法 (M.Abe et al.,Electronics Letters 1996,Vol.32,No.19,pp.1818-1819)や、レーザを用いる方法(R.Kashyap et al.,IEEE Photonics Technology Letters 1993,Vol.5,No.2,pp.191-194) が報告されている。

局所加熱トリミング法では、ある加熱パワーのもとで加熱時間を調整するか、あるいは、ある加熱時間のもとで加熱パワーを調整することにより、実効屈折率を任意量だけ、恒久的に変化させることができるので、導波路型干渉計の光路長を調整できる。一例として、光導波路上に形成された薄膜ヒーターを用いた場合の、対数スケールで規格した加熱時間に対する実効屈折率の変化の様子を図18に示す。ここで、実線の曲線はTE偏光の実効屈折率の変化量を示し、破線の曲線はTM偏光の実効屈折率の変化量を示す。また、図18の横軸において、加熱時間をt秒、最大加熱時間をtm秒とすると、規格化加熱時間Tは次式(2)で定義される。

図18に示すように、加熱処理により実効屈折率は増加するので、図17の(a)に示す一方のアーム導波路172を加熱処理すれば、相対的にその光路長ΔLは増加することになり、その光学特性は長波長側へ移動する。反対に、図17の(a)に示す他方のアーム導波路173を加熱処理すれば、相対的に光路長ΔLは減少し、その光学特性は短波長側へ移動する。また、加熱処理により実効屈折率が減少する場合は、アーム導波路172を加熱処理すれば光学特性は短波長側へ移動するし、反対にアーム導波路173を加熱処理すれば光学特性は長波長側へ移動する。したがって、加熱時間により実効屈折率変化量を制御すれば、実効屈折率を調整できる。

(従来技術の第2例)
光学特性の偏光依存性を解消するには、TE偏光、TM偏光それぞれに対する実効屈折率のずれを調整しなければならない。ここでTE偏光とTM偏光の実効屈折率をそれぞれnTE、nTMとすれば、これら実効屈折率の差である複屈折Bは次式(4)で定義される。

この複屈折Bの値を小さくすることができれば、偏光依存性を低減できる。

この複屈折に関連する技術として、導波路のコア近傍の応力を変化させることにより、複屈折が変化することが報告されている。例えば、アモルファスシリコン応力付与膜を導波路上に装着すると、導波路に応力が加わるため、ガラスの光弾性効果により導波路の実効屈折率が変化する。ここで応力付与膜の形状を変えてやれば複屈折を変化させることができるため、この現象を利用して、複屈折Bを増加させた偏光ビームスプリッタが作製された(M.Okuno et al.,Journal of Lightwave Technology 1994,Vol.12,No.4,pp.625-633)。

局所加熱トリミング法において実効屈折率が変化するのは、加熱処理によりクラッド部が変質し、導波路に応力が加わるためであると考えられている(T.Goh et al.,Journal of Lightwave Technology 2001,Vol.19,No.3,pp.371-379)。したがって、局所加熱トリミング法においても、加熱処理領域を変化させてやることにより応力の加わり方を変化させてやれば、複屈折を調整できると予想される。例えば、応力の加わり方の変化法として、図19の(a)に示すように、導波路(コア)192に対する長方形の加熱処理領域196の横幅を変化させる方法や、図19の(b)に示すように、導波路192に対して直上から見たとき加熱処理領域193を非対称にオフセットさせる方法が考えられる。なお、図19の(b)において、191は基板、194は下部クラッドガラス、195は上部クラッドガラスである。

【発明が解決しようとする課題】
しかしながら、上述した従来技術では、実効屈折率及び複屈折の両方を調整するには、従来技術の第1例と第2例で説明した上記2つの方法を組み合わせなければならなかった。すなわち、第2例に示す方法を適用すれば複屈折が0になるよう調整できるかもしれないが、実効屈折率の値も同時に調整するには第1例に示す方法を適用しなければならない。

しかし、第1と第2の従来例で用いる加熱処理領域は異なるため、図20の(a)に示すように、2本のアーム導波路のそれぞれに対し別々の加熱処理領域202、203を用意しなければならない。このため、導波路型干渉計が大きくなってしまい、光回路の小型、低コスト化に反することとなる。

また、薄膜ヒーターによる局所加熱法を用いる場合には、図20の(b)に示すように、複屈折の値のばらつきを考慮して多数の加熱処理領域202〜206をあらかじめレイアウトしておかなければならず、導波路型干渉計がさらに大きくなるため、光回路の小型、低コスト化上、問題となる。

そこで、周期FSR、中心波長が設計値通りで、更に無偏光依存性の光学特性を実現するため、精密で信頼性の高い実効屈折率及び複屈折の調整方法が必要である。また低コスト化のため、加熱処理領域を小さくできる調整方法が必要である。

本発明は、上述の点に鑑みてなされたもので、その目的は、精密で信頼性の高い実効屈折率及び複屈折の調整が実現可能な導波路型光回路の調整方法を提供することにある。

また、本発明の付随する目的は、加熱処理領域を小さくできる導波路型光回路の調整方法を提供することにある。

【課題を解決するための手段】
上記目的を達成するため、本発明の請求項1に記載の導波路型光回路の調整方法は、平面基板上に、光が伝搬するコア部と、該コア部よりも屈折率の低いクラッド部とから形成された導波路型干渉計を含む導波路型光回路に対し、該導波路型干渉計内に含まれる光導波路をそのコア部の近傍で局所的に加熱して該光導波路の実効屈折率を変化させる加熱処理工程により、該導波路型干渉計の光路長を恒久的に調整する方法であって、前記加熱処理工程が、加熱パワーと加熱時間とからなる条件値によって特定され、第1の条件値(加熱パワーP1、加熱時間T1秒)で加熱処理した後、同一加熱処理領域に対し、さらに第m(mは2以上の整数)の条件値(加熱パワーPm、加熱時間Tm秒)まで複数工程の加熱処理が行われ、前記加熱処理工程として、第1の偏光に関する屈折率の変化量と第2の偏光に関する屈折率の変化量の平均値が加熱時間に対して一定値であるような加熱パワーの条件値で加熱処理をする偏光依存加熱処理工程を備え、かつ加熱処理による実効屈折率の変化量が偏光に依存しないような加熱パワーの条件値で加熱処理をする偏光無依存加熱処理工程を備えたことを特徴とする。

また、本発明の請求項2に記載の導波路型光回路の調整方法は、平面基板上に、光が伝搬するコア部と、該コア部よりも屈折率の低いクラッド部とから形成された導波路型干渉計を含む導波路型光回路に対して、該導波路型干渉計内に含まれる光導波路をそのコア部の近傍で局所的に加熱して該光導波路の実効屈折率を変化させる加熱処理工程により、該導波路型干渉計の光路長を恒久的に調整する方法において、前記加熱処理工程が、加熱パワーと加熱時間とからなる条件値によって特定され、ある加熱処理領域を第1の条件値(加熱パワーP1、加熱時間T1秒)で加熱処理した後、該加熱処理領域と部分的に重なる1つ以上の加熱処理領域に対し、さらに第m(mは2以上の整数)の条件値(加熱パワーPm、加熱時間Tm秒)まで複数工程の加熱処理が行われ、前記加熱処理工程として、第1の偏光に関する屈折率の変化量と第2の偏光に関する屈折率の変化量の平均値が加熱時間に対して一定値であるような加熱パワーの条件値で加熱処理をする偏光依存加熱処理工程を備え、かつ加熱処理による実効屈折率の変化量が偏光に依存しないような加熱パワーの条件値で加熱処理をする偏光無依存加熱処理工程を備えたことを特徴とする。

ここで、上記局所的に加熱するための局所加熱手段として、薄膜ヒーターを用いることで、加熱処理領域の位置を精密に調整する必要がないため、調整が容易となる。

(作用)
本発明では、屈折率の局所加熱トリミング法において、同一の加熱処理領域(請求項1)もしくは部分的に重なる加熱処理領域(請求項7)に対し、少なくとも2種類の加熱パワーを含む条件値で複数回の加熱処理をすることで、実効屈折率と複屈折を同時に調整でき、かつ、同一パワーで加熱処理をする場合に比べて大きな実効屈折率・複屈折変化が得られるので、加熱処理領域を小さくすることが可能となる。また、異なる加熱パワーを含む複数の加熱処理条件で、同一の加熱処理領域を複数回繰り返し加熱処理することにより、屈折率を精密に、且つ、高い信頼性で調整することが可能となる。さらにまた、部分的に重なる加熱処理領域を用いれば加熱処理領域を小さく保ちながら屈折率を調整できるので、光回路の大きさを増大させることがない。したがって、このような調整方法を様々な導波路型干渉計に適用すれば小型で高性能な光回路を実現でき、また歩留まりを向上させることができるため光部品の低コスト化が望める。

【発明の実施の形態】
以下、図面を参照して本発明の実施形態を詳細に説明する。

なお、以下に述べる本発明の各実施形態においては、導波路型干渉計の具体例として非対称マッハツェンダ干渉計を用いたが、本発明は導波路型干渉計の種類には依存せずに適用することができる。また、以下に述べる各実施形態における屈折率調整方法は調整の一例であり、本発明はこれらの調整方法に限定されるものではない。

非対称マッハツェンダ干渉計のアーム導波路を加熱処理した場合、その位相は次式(5 )により変化する。

ここで、Δφは位相φの変化量、Δnは実効屈折率nの変化量、Lは加熱処理領域の長さ、λは使用する波長である。式(5)から分かるように、TE偏光、TM偏光のそれぞれに対して実効屈折率を適切な値だけ変化させてやれば、位相誤差を補正できるため、作製誤差及び偏光依存性を解消できる。

まず最初に、本発明に係わる複屈折の調整方法に関して説明する。実際の干渉計の光学特性は偏光依存性によりTE偏光の中心波長λcTEとTM偏光の中心波長λcTMとがずれている(図2の(a)参照)。非対称マッハツェンダ干渉計では、波長がFSR(Free Spectral Range:自由スペクトル域)だけ変化するたびに、光の位相が一致すると見ることができるので、波長λcTEとλcTMの光の位相のずれΔφは次式(6)のようになる。

式(6)を式(5)と比較すると、この位相のずれをもたらす、波長λcTEとλcTMの光に関する屈折率差、すなわち複屈折を、次式(7)により見積もることができる。

式(7)から、例えば、λc=1.6μm、FSR=0.8nm、λcTM−λcTE=0.2nmであるならば、Δn・L=0.4μmの複屈折に由来する光路長差が存在することになり、この光路長差が解消するように複屈折を変化させてやれば、TE偏光とTM偏光の中心波長を一致させることができる。このように複屈折による光路長差が0になるように調整した結果、図2の(b)に示す波形になったことが確認された。

次に、本発明に係わる実効屈折率を調整する方法を説明する。図2の(b)に示すように、TE偏光とTM偏光の中心波長のずれ量をΔλとすれば、長さLmm辺りの実効屈折率の変化量は次式(8)により与えられる。

例えば、Δλ=0.6nmなら、Δn・L=1.2μmだけ実効屈折率を変化させてやれば、TE偏光とTM偏光の中心波長を共に相対波長0の位置に移動させることができる。このようにして実効屈折率を調整した後の波形を図2の(c)に示す。以上の手順により屈折率を調整してやれば中心波長が設計通りで、無偏光依存性の干渉計が実現できる。

非対称マッハツェンダ干渉計を小型にするためには、加熱処理領域を小さくしなければならない。上記の屈折率の調整量はΔn・Lで表されるので、加熱処理領域の長さLを短くするには、屈折率を大きく変化させればよいことは明らかである。そこで、屈折率を大きく変化させるために、本発明では、図1に示す方法により加熱処理を試みた。

すなわち、加熱パワーと加熱時間で定まる条件値において、第1の条件値(加熱パワーP1、加熱時間T1秒)で加熱処理した後、さらに第m(m≧2)の条件値(加熱パワーPm、加熱時間Tm秒)まで複数工程の加熱処理を行う。ただし、m個の条件値の中で、少なくとも一つの条件値では異なる加熱パワーの値を用いる。

このような加熱処理法を用いた例として、横幅50μm、長さ4mmの加熱処理領域を第1の条件値で加熱処理をした後、第2の条件値で加熱処理した場合の複屈折変化の様子を図3の(a)に示す。図3の(a)から、第1の条件値と異なる加熱パワーを第2の条件値で用いることにより、複屈折がさらに大きく変化することがわかる。本発明による、このような調整方法を用いれば、加熱処理領域を小さくできるので、光回路を小型にできる。

具体的な数値例を次に示す。図3の(b)において、31は光分岐手段、32、33はアーム導波路、36、37が加熱処理領域である。図3の(b)に示す横幅50μm、長さ4mmの加熱処理領域36を第1の条件値で加熱処理した後、さらに同じ加熱処理領域36を第2の条件値で加熱処理すれば、複屈折が変化して光路長差はΔn・L=0.4μmだけ変化するので、図2の(a)のTE偏光とTM偏光とが互いにずれた波形は図2の(b)のように互いに一致した波形になる。

次に、図3の(b)に示す横幅50μm、長さ20mmの加熱処理領域37を、複屈折が変化しない条件(図18を参照)を用いて調整する。条件値(加熱パワーP0、加熱時間0.8T)で加熱処理すれば、実効屈折率が変化して光路長はΔn・L=1.2μmだけ変化するので、図2の(b)の波形は図2の(c)に示すようになり、TE偏光とTM偏光の中心波長が共に相対波長0の位置に移動する。

従来の方法では、複屈折を変化させるための加熱処理領域36は8mm程度必要であったが、上記のような本発明の調整方法を用いることにより、加熱処理領域36を4mmに短縮できたので、光回路を小型にできることがわかる。また、図3の(a)の説明では、偏光に対する実効屈折率の変化量が異なる条件、すなわち複屈折が変化するような条件値を用いた。しかし、複屈折が変化しない条件値を用いて、図1で説明した調整方法を用いれば、加熱処理領域37も小さくできるので、光回路をさらに小型にできる。

これまでに説明した方法では、加熱処理により実効屈折率が増加する加熱処理法を用いたため、波形を短波長側に移動させるためにアーム導波路33のみを加熱処理する場合を説明したが、波形を長波長側に移動させたい場合にはアーム導波路32を加熱処理すれば良い。

また、加熱処理により実効屈折率が減少する加熱処理法を用いる場合には、互いに逆のアーム導波路を加熱処理すればよい。すなわち、この場合は、波形を短波長側にさせたい場合にはアーム導波路32を加熱処理し、波形を長波長側に移動させたい場合にはアーム導波路33を加熱処理すれば良い。

また、例えば実効屈折率の精密調整のため、加熱処理により実効屈折率が増加する加熱処理法と実効屈折率が減少する加熱処理法の両方の加熱処理法を用いながらその微調整しても良いし、アーム導波路32と33を交互に加熱処理しながら微調整してもよい。あるいは、例えばアーム導波路上の加熱処理領域を複数に分割しても良い。

また、加熱パワーをいくつかに分割して繰り返し加熱処理してもよいし、図4に示すように、第iの条件値(但し、i=1,2,...,m)において、加熱時間Tiをni個に分割して繰り返し加熱処理してもよい。即ち、同一の加熱パワーPiで、合計Ti秒、ni回だけ加熱処理を行う。このように異なる条件値で複数回加熱処理すれば精密調整が可能であるし、導波路の屈折率を徐々に変化させるため、調整後の実効屈折率の変化が抑制される効果も期待でき、長期安定性に優れた高性能な光回路が実現できる。

次に、本発明の第1の参考例における導波路作製方法を、図5を用いて簡単に説明する。

まず、シリコン基板51上に火炎堆積法でSiO2を主体に堆積した下部クラッドガラススート52上に、GeO2を添加したコアガラススート53を堆積する(図5の(A)の工程)。

その後、1000℃以上の高温でガラス透明化を行う。この時に、下部クラッドガラス層54、コアガラス55は設計した厚さとなるように、ガラスの堆積を行っている(図5の(B)の工程)。

引き続き、フォトリソグラフィ技術を用いてコアガラス55上にエッチングマスク56を形成し(図5の(C)の工程)、反応性イオンエッチングによってコアガラス55のパターン化を行う(図5の(D)の工程)。

エッチングマスク56を除去した後、パターン化されたコアガラス55上に、上部クラッドガラス57を再度火炎堆積法で形成する。その際、上部クラッドガラス57にはB2O3やP2O5などのドーパントを添加してガラス転移温度を下げて、それぞれのコアガラス55上と、各コアガラス55の狭い隙間にも上部クラッドガラス57が十分に入り込むようにしている(図5の(E)の工程)。

(第2の参考例)
図6〜図9に本発明の第2の参考例を示す。図6に示す、光導波路64に対する、横幅50μm、長さ4mmの加熱処理領域62を、加熱パワーP1で、加熱時間T1=T秒まで加熱処理した場合の屈折率変化の様子を図7の(a)に示す。同図の実線の曲線はTE偏光の、破線の曲線はTM偏光の規格化加熱時間に対する実行屈折率変化量を示す。ここで、さらに同一加熱処理領域62を加熱パワーP2で加熱時間T2=T秒まで加熱処理してみた。すると、偏光に対する実効屈折率の変化の仕方が異なるものとなった(図7の(b)参照)。このように、同一加熱処理領域であっても加熱パワーを変化させることにより、複屈折の変化の仕方を異なるものにすることができるので、この新たな現象を利用すれば、同一加熱処理領域でも実効屈折率のみならず、複屈折も同時に調整できることになる。

図7の(a),(b)に示した屈折率変化量を、第1の条件値で加熱処理した後の平均の実効屈折率変化量δn1、及び複屈折変化量δb1、また、第1及び第2の条件値で加熱処理した後の平均の実効屈折率変化量δn2、及び複屈折変化量δb2に直し、それぞれ図9の(a),(b)に示す。図8の(b)の横幅50μm、長さ12mmの加熱処理領域82を第1の条件値(加熱パワーP1、加熱時間T1=1.0T)で加熱処理した後、同一加熱処理領域82を第2の条件値(加熱パワーP2、加熱時間T2=0.8T)で加熱処理した結果、上記ΔNL、ΔBLの光路長変化が得られ、光学特性が調整された。

ここで説明した方法では、複屈折の加熱時間に対する変化の仕方が異なるような加熱パワーを2種類用いたが、複屈折の加熱パワーに対する変化の仕方が異なるような加熱時間を2種類用いても良いし、もちろん3種類以上の条件値を用いてもよい。すなわち、従来は、ある加熱処理領域に対し加熱パワーもしくは加熱時間の一方を固定していた。他方、本発明の調整方法では、ある加熱処理領域内で、加熱パワー及び加熱時間を共に可変として実効屈折率を変化させている点が特徴である。

このように、同一加熱処理領域を用いてTE偏光、TM偏光それぞれに対し屈折率を任意量変化させることができるので、光回路が小型になる。また、薄膜ヒーターを使用する局所加熱法を用いる場合であっても、加熱処理領域を従来技術の図20の(b)に示すように増加させる必要がなく、非常に効果的である。したがって、本実施形態を用いれば小型で高性能な光回路が実現できる。

(第1の実施形態)
次に、図10〜図13を参照して本発明の第1の実施形態を説明する。図6に示す横幅50μm、長さ4mmの加熱処理領域62を加熱パワーP1で加熱時間T秒まで加熱処理した場合の屈折率変化の様子を図10の(a)に示す。同図から、この条件値では加熱時間に対し、偏光に対する実効屈折率の変化量がほぼ等しいことがわかる。ここで、さらに同一加熱処理領域62を加熱パワーP2で加熱時間T秒まで加熱処理してみた。すると、偏光に対する実効屈折率の変化の仕方が異なるものとなった(図10の(b)参照)。

これら屈折率変化量を第1の条件値で加熱処理した後の平均の実効屈折率変化量δn1、及び複屈折変化量δb1、また、第1及び第2の条件値で加熱処理した後の平均の実効屈折率変化量δn2、及び複屈折変化量δb2に直し、それぞれを図11の(a),(b)に示す。加熱パワーP1で加熱処理した場合は加熱時間に対し複屈折(図11の(b)のδb1)はほとんど変化せずに平均の実効屈折率(図11の(a)のδn1)が変化し、加熱パワーP2で加熱処理した場合は0.4Tから1Tまでの区間の加熱時間に対しては、平均の実効屈折率(図11の(a)のδn2)はほとんど変化せずに複屈折(図11の(b)のδb2)が主に変化することがわかる。このような条件値を用いれば、同一加熱処理領域で実効屈折率もしくは複屈折のどちらか一方のみを変化させられるので、TE偏光、TM偏光それぞれの屈折率を任意量、加熱時間により微調整しながら精密に調整することが可能となる。

(第2の実施形態)
本発明の第2の実施形態を図14に示す。本実施形態では、複屈折の変化法の例として、導波路に対して直上から見たとき非対称にオフセットさせた加熱処理領域を用いることとする(図19の(b)を参照)。図14の(a),(b)は条件値1(加熱パワーP1、加熱時間0.7T)で加熱処理した場合の、加熱処理領域の導波路オフセット位置に対する実効屈折率変化量、及び複屈折変化量を示す。加熱処理領域の位置を導波路の中心から離すに従い、複屈折の変化量ΔBが大きくなるため、変化させたい複屈折の値に応じて加熱処理領域の位置を変化させればよい。

ここで、本実施形態の調整方法を具体的に、図2の波形を用いて説明する。まず、複屈折を調整する。例えば、λc=1.6μm、FSR=0.8nm、λcTM=1.0nm、λcTE=0.8nmならば、λcTM−λcTE=0.2nmである。前述の式(7)を用いて、Δn・L=0.4μmだけ光路長差を変化させてやれば、TE偏光とTM偏光の中心波長を一致させることができる。そこで、Δn・L=0.4μm変化させるには、図14の(b)から、例えば導波路から40%ずらした位置を中心に横幅50μm、長さ40mmの加熱処理領域142を第1の条件値(加熱パワーP1、加熱時間T1=0.7T)により加熱処理すればよい。第1の条件値により加熱処理を実施した後の光学特性の波長依存性を図2の(b)に示す。同図から、複屈折は調整され、偏光依存性が解消できたことがわかる。

次に、実効屈折率を調整する。図2の(b)に示したようにΔλ=0.6nmなら、Δn・L=1.2μmだけ変化させればよい。そこで、偏光に対する実効屈折率の変化量がほぼ等しい図18の条件値から、例えば、導波路直上の位置を中心に横幅50μm、長さ20mmの加熱処理領域143を第2の条件値(加熱パワーP2=P1、加熱時間T2=0.8T)により加熱処理すればよい。ここで図14の(c)の加熱処理領域143は加熱処理領域142と部分的に重なる領域を設定した。加熱処理後の光学特性の波長依存性を図2の(c)に示す。

以上述べた本実施形態のように、加熱処理領域を変化させてやれば、偏光に対する実効屈折率の変化量が異なるものとすることができるので、実効屈折率及び複屈折を共に調整できる。また、図14の(c)に示すように、本実施形態では、部分的に重なる加熱処理領域142、143を用いるために、従来では加熱処理領域の長さが60〜140mm程度必要であったものが(図20参照)、40mm程度に抑えられ、導波路型干渉計を大幅に小型化が可能である。
