【発明の属する技術分野】
本発明は、光学的または電気的に情報を記録、消去、書き換え、および再生する情報記録媒体、およびその製造方法、ならびにその記録再生方法に関する。

【従来の技術】
レーザビームを用いて情報を記録、消去、書き換え、および再生する情報記録媒体として相変化形情報記録媒体がある。相変化形情報記録媒体への情報の記録、消去、および書き換えには、その記録層が結晶相と非晶質相との間で可逆的に相変化を生じる現象を利用する。一般に、情報を記録する場合は、レーザビームを照射して記録層を溶融して急冷することによって、照射部を非晶質相にして情報を記録する。一方、情報を消去する場合は、記録時より低パワーのレーザビームを照射して記録層を昇温して徐冷することによって、照射部を結晶相にして前の情報を消去する。したがって、相変化形情報記録媒体では、高パワーレベルと低パワーレベルとの間でパワーを変調させたレーザビームを記録層に照射することによって、記録されている情報を消去しながら新しい情報を記録または書き換えすることが可能である(たとえば、角田 義人ら。「光ディスクストレージの基礎と応用」、電子情報通信学会編、1995年、第2章を参照)。

近年、情報記録媒体を大容量化するための技術として、さまざまな技術が検討されている。たとえば、短波長の青紫色レーザを用いたり、レーザビームが入射する側の基板の厚さを薄くして開口数NAが大きいレンズを使用したりすることによって、レーザビームのスポット径をより小さくして高密度の記録を行う技術が検討されている。また、2つの情報層を備える情報記録媒体を用いて、その片側から入射するレーザビームによって2つの情報層の記録再生を行う技術も検討されている(特開平12−36130号公報参照)。この技術では、2つの情報層を用いることによって記録密度をほぼ2倍にすることができる。

片側から2つの情報層を記録再生する情報記録媒体(以下、2層情報記録媒体という場合がある)では、レーザビームの入射側の情報層(以下、第1の情報層という)を透過したレーザビームを用いて、レーザビームの入射側とは反対側の情報層(以下、第2の情報層という)の記録再生を行う。したがって、第1の情報層の透過率は40%以上であることが好ましい。一方、第2の情報層は、記録特性に関しては高い記録感度(低パワーのレーザビームでも記録マークを形成できる)を有することが望まれ、再生特性に関しては高い反射率を有することが望まれる。

第1の情報層に対するレーザビームの透過率を40%以上にするためには、第1の記録層の厚さを6nm程度と薄くする必要がある。しかし、記録層が薄くなると、記録層が結晶化する際に、形成される結晶核が減少し、また、原子の移動できる距離が短くなる。このため、同じ材料からなる記録層でも薄い記録層の方が結晶化速度が相対的に低下する傾向がある。したがって、記録層が薄いほど結晶相が形成されにくくなり、消去率が低下する。

従来から、記録層の材料(相変化材料)としては、結晶化速度が速く、繰り返し書き換え性能にも優れ、且つ信頼性も高いGeSbTe系の材料が用いられてきた。この材料を用いて、コンピュータのデータ記録用の光ディスクや映像記録用の光ディスクが商品化されている。GeSbTe系材料の中でも、GeTe−Sb2Te3ライン上の擬二元系組成は結晶化速度が最も速い。発明者らは、波長660nmの赤色レーザを用いて記録再生実験を行った。その結果、9m/sという高い線速度での記録において、GeTe−Sb2Te3からなる記録層の厚さを6nmと薄くしても、30dBという良好な消去率が得られた。この技術によって、赤色レーザを用いる2層情報記録媒体の実現可能性が見いだされた。

また、電流の印加によって、相変化材料からなる記録層を相変化させる情報記録媒体も従来から検討されている。この情報記録媒体では、記録層が2つの電極に挟まれている。この情報記録媒体では、非晶質相の状態である記録層に電流を徐々に流していくと、ある閾電流(threshold current)で記録層が結晶相に相変化し、電気抵抗が急激に低下する。また、結晶相の状態である記録層にパルス幅が短い大電流パルスを印加することによって、記録層を溶融・急冷して高抵抗の非晶質相に戻すこともできる。電気抵抗の違いは通常の電気的手段によって簡単に検出可能であるから、このような記録層を用いることによって書き換え可能な情報記録媒体が得られる。

【発明が解決しようとする課題】
情報記録媒体の大容量化のためには、短波長の青紫色レーザを使って記録再生を行う2層情報記録媒体の実用化が望まれる。短波長のレーザビームを用いたり、開口数が大きい対物レンズを用いることによって、レーザビームのスポット径を小さくでき、より高密度の記録が可能となる。短波長のレーザビームを用いて記録を行うためには、小さな記録マークでも良好な形状に形成できる情報記録媒体が必要である。青紫色レーザを使うと、記録層にレーザビームが照射される時間が相対的に短くなるため、小さな記録マークを形成するには、結晶化速度の速い材料で記録層を形成することが必要となる。また、小さな記録マークでも十分な信号振幅を得るためには、結晶相と非晶質相との間で光学的特性の変化が大きい材料を用いて記録層を形成することが望ましい。

発明者らの実験では、赤色レーザを用いる従来の2層情報記録媒体をそのまま青紫色レーザ用の情報記録媒体として適用すると、第1の情報層および第2の情報層において形成される記録マークが小さくなり、その結果、十分な信号振幅が得られなかった。また、第1の情報層に関して、十分な透過率を確保するために記録層の厚さを6nm程度にすると、消去率が15dB未満という不十分な値となってしまった。大きな信号振幅を得るためには、GeTe−Sb2Te3ライン上の擬二元系組成において、GeTeの割合を大きくすればよいことが発明者らの実験でわかっている。しかしながら、GeTeの割合が多くなるほど材料の融点が高くなる傾向があるため、GeTeの割合が多くなるほど非晶質相を形成するためのレーザパワー(記録パワー)がより大きくなる。現在入手可能な青紫色レーザの出力は赤色レーザの出力よりも小さい。このため、第1の情報層を透過してきたレーザビームで記録再生を行う第2の情報層に、GeTeが多い組成を適用した場合には、記録パワーが不足して飽和した信号振幅を得ることができなかった。

このように、青紫色レーザを使った2層情報記録媒体においては、第1の情報層の消去率の確保と、第2の情報層の高記録感度化が重要な課題であることがわかった。

青紫色レーザを用いる2層情報記録媒体の実用化には、透過率が高く良好な記録・消去性能を有する第1の情報層と、反射率および記録感度が高く良好な記録・消去性能を有する第2の情報層とが必要である。したがって、その実用化のためには、第1および第2の記録層の材料と、第1および第2の情報層の構成とを検討する必要がある。

また、電流の印加によって相変化を生じる記録層の材料としては、Teを主成分とする材料が実用化されている。しかし、従来の材料は、結晶化に要する時間がμsオーダーと長かった。また、記録・消去性能が良好で且つ2層の記録層を備える電気的相変化形の情報記録媒体は、まだ実用化されていない。

本発明は、2層の記録層を有し且つ記録・消去性能が良好な情報記録媒体、およびその製造方法、ならびにその記録再生方法を提供することを目的とする。

【課題を解決するための手段】
上記目的を達成するために、本発明の情報記録媒体は、第1の情報層と第2の情報層とを備える情報記録媒体であって、前記第1の情報層が、レーザビームの照射によってまたは電流の印加により発生するジュール熱によって結晶相と非晶質相との間で可逆的な相変化を起こす第1の記録層を含み、前記第2の情報層が、前記レーザビームの照射によってまたは前記電流の印加により発生するジュール熱によって結晶相と非晶質相との間で可逆的な相変化を起こす第2の記録層を含み、前記第1の記録層が第1の材料からなり、前記第2の記録層が第2の材料からなり、前記第1の材料と前記第2の材料とが異なることを特徴とする。本発明の情報記録媒体によれば、それぞれの情報層で良好な記録再生特性が得られる。

本発明の情報記録媒体では、前記第1の材料がGeとSbとTeとを含み、前記第2の材料が、Ag、In、Ge、Sn、Se、Bi、AuおよびMnから選ばれる少なくとも1つの元素M1とSbとTeとからなるものでもよい。この構成によれば、レーザビームを用いて情報を記録する記録媒体(以下、光学的情報記録媒体という場合がある)に関して、透過率および消去率が高い第1の情報層と、反射率および記録感度が高い第2の情報層とを備える情報記録媒体が得られる。特に、この光学的情報記録媒体は、青紫色レーザを用いた高密度記録に好適である。また、電流を用いて情報を記録する記録媒体(以下、電気的情報記録媒体という場合がある)に関して、第1の記録層、第2の記録層、またはその両方を、選択的に結晶相と非晶質相との間で容易に相変化させることができる。

で表されるものでもよい。この構成によれば、Ge−Sb−Te3元系組成のGeを置換したSnまたはPbが結晶化能を向上させ、第1の記録層が極めて薄い場合でも十分な消去率が得られる。

を満たしてもよい。この構成によれば、第2の情報層に関して特に良好な記録・消去特性が得られる。

上記光学的情報記録媒体では、前記第1の情報層と前記第2の情報層との間に配置された光学分離層をさらに備え、前記第1の情報層が、第1の基板と第1の下側保護層と第1の上側保護層と第1の反射層とをさらに含み、前記第2の情報層が、第2の下側保護層と第2の上側保護層と第2の反射層と第2の基板とをさらに含み、前記第1の基板、前記第1の下側保護層、前記第1の記録層、前記第1の上側保護層、前記第1の反射層、前記光学分離層、前記第2の下側保護層、前記第2の記録層、前記第2の上側保護層、前記第2の反射層、および前記第2の基板が、前記レーザビームの入射側からこの順序で配置されていてもよい。この構成によれば、第1および第2の情報層について、それぞれの反射率、記録感度、消去感度、および透過率(とくに第1の情報層)を、記録・消去・再生条件に合わせて最適化できる。また、光学分離層によって、第1の情報層と第2の情報層とを光学的に分離することができる。

また、情報記録媒体を記録再生するための本発明の第2の方法は、前記情報記録媒体が上記本発明の情報記録媒体であり、前記情報記録媒体の前記第1および第2の記録層が電流の印加により発生するジュール熱によって結晶相と非晶質相との間で可逆的な相変化を起こす層であり、前記第1または第2の記録層を非晶質相から結晶相に変化させる際に前記第1または第2の記録層に印加する電流パルスの振幅Icおよびパルス幅tcと、前記第1の記録層を結晶相から非晶質相に変化させる際に前記第1の記録層に印加する電流パルスの振幅Ia1およびパルス幅ta1と、前記第2の記録層を結晶相から非晶質相に変化させる際に前記第2の記録層に印加する電流パルスの振幅Ia2およびパルス幅ta2とが、Ic<Ia2<Ia1の関係、およびta1≦tcまたはta2≦tcの関係を満たすことを特徴とする。この第2の記録再生方法によれば、電気的情報記録媒体において、第1の記録層、第2の記録層、またはその両方を、選択的に結晶相または非晶質相に相変化させることができる。なお、本発明の電気的情報記録媒体は、相変化による電気抵抗の変化を生起するものであるため、変更可能なプログラマブル回路の構成素子として用いることもできる。

続いて、第2の上側界面層15上に第2の記録層14を成膜する。第2の記録層14は、Sb−Te−M1合金からなる母材を、一つの電源を用いて、スパッタリングすることによって形成できる。すなわち、第2の記録層14は、SbとTeと元素M1とを含む母材を用いて形成できる。スパッタリングの雰囲気ガス(スパッタリングガス)には、Arガス、Krガス、Arガスと反応ガス(酸素ガスおよび窒素ガスから選ばれる少なくとも1つのガス)との混合ガス、またはKrガスと反応ガスとの混合ガスを用いることができる。また、第2の記録層14は、Sb、TeおよびM1の各々の母材を複数の電源を用いて同時にスパッタリングすることによって形成することもできる。また、第2の記録層14は、Sb、Te、およびM1のうちいずれかの元素を組み合わせた2元系母材などを、複数の電源を用いて同時にスパッタリングすることによって形成することもできる。これらの場合でも、Arガス雰囲気中、Krガス雰囲気中、Arガスと反応ガスとの混合ガス雰囲気中、またはKrガスと反応ガスとの混合ガス雰囲気中でスパッタリングを行う。

実施例1では、図1の情報記録媒体22の第1の情報層11の透過率を測定し、透過率調整層10の効果について調べた。

まず、透過率測定用のサンプルを作製した。具体的には、第1の情報層11を作製し、光学分離層21を介して第1の情報層11と第2の基板19とを貼りあわせることによってサンプルを作製した。

一方、比較例として、透過率調整層10がない場合のサンプルも作製し、透過率を測定した。この比較例のサンプルは以下のようにして製造した。まず、第1の基板1として、ポリカーボネート基板(直径120mm、厚さ0.6mm)を用意した。そして、そのポリカーボネート基板上に、第1の下側保護層2としてZnS−SiO2層(SiO2:20mol%)、第1の下側界面層3としてGeN層(厚さ:5nm)、第1の記録層4として(Ge0.74Sn0.26)8Sb2Te11層(厚さ:6nm)、第1の上側界面層5としてGeN層(厚さ:5nm)、第1の上側保護層6としてZnS−SiO2層(SiO2:20mol%)、第1の界面層7としてGeN層(厚さ:5nm)、および、第1の反射層8としてAg合金層(厚さ:10nm)を順次スパッタリング法によって積層した。このようにして比較例のサンプルを製造した。
