【発明の属する技術分野】
本発明はレジスト除去剤、レジスト除去用組成物、これらの製造方法及びこれを用いたレジスト除去方法に関する。特に本発明はアルコキシN−ヒドロキシアルキルアルカンアミドよりなるレジスト除去剤またはレジスト除去用組成物、これらの製造方法及びこれを用いたレジスト除去方法に関する。

【従来の技術】
レジストの除去は半導体素子を製造するための非常に重要な工程である。半導体素子を製造するための多様な工程、例えば蝕刻工程(乾式または湿式)またはイオン注入工程などを実施した後には、マスクとして使われたレジストパターンを除去しなければならない。また、レジストパターンがミスアラインされた場合にも、新たなレジストパターンを形成するためにこれを除去する必要がある。特に除去されるべきレジスト膜の下部には相異なる多様な物質膜(例:酸化膜、アルミニウム膜、銅膜、ポリシリコン膜、シリサイド膜またはポリイミド膜)が存在する。従ってレジスト除去工程の主要イッシュは、下地膜を損傷させずになるべく速くレジストを基板の表面から完全に除去することである。

現在広く使われているレジスト除去剤は主要構成成分としてヒドロキシルアミン、ジグリコールアミン、モノエタノールアミンまたはメチルエタノールアミンのような塩基性アミンと水またはアルコールのような極性溶媒を含んでいる。

ところが、従来のレジスト除去剤はポリマーを完全に除去できないので、ポリマーを除去するための前処理工程をさらに必要とする。ポリマーはレジストパターンをマスクとして使用して下地膜の蝕刻のためにプラズマ蝕刻または反応性イオン蝕刻を実施する場合、レジストパターンを構成する炭素、水素、酸素等の成分とプラズマが反応して生成した物質である。特にレジストパターンの下部に金属膜が形成されている場合には有機金属性ポリマーが形成される。このようなポリマー及び有機金属性ポリマーが除去が困難であり、コンタクトホールまたはビアホール等に残留する場合にはコンタクト抵抗が増加する。従って、レジスト除去剤を使用する前に、前処理段階としてポリマーを除去するための水洗強化剤、例えば硝酸溶液で処理する必要がある。

従来のレジスト除去剤は下地膜を損傷させるという短所がある。損傷される下地膜の代表的な例としては金属膜が挙げられる。その理由はレジスト除去剤が主に塩基性溶媒または水よりなっており、金属膜を容易に腐食させるからである。従ってレジスト除去剤を処理した後、水洗段階の前に損傷を防止するための後処理段階をさらに実施すべきである。後処理段階はイソプロピルアルコール等を使用して実施する。

上記のようにレジスト除去の前処理段階として硝酸処理を、後処理段階としてイソプロピルアルコール処理をさらに実施する必要があるため、レジスト除去工程が複雑になり、工程時間が長くなって生産性を落とす要因として作用する。また、レジスト除去剤以外に前処理のための物質及び後処理のための物質を必要とするので生産コストがアップする。その上、前処理及び後処理を実施するための各々のバスを必要とするので、レジスト除去装置の体積が不要に大きくなる。

【発明が解決しようとする課題】
本発明が達成しようとする技術的課題は、レジスト及びポリマーの除去力に優れるだけでなく、除去剤に露出している下地膜を損傷させないレジスト除去剤を提供することである。
本発明が達成しようとするさらに他の技術的課題は、レジスト及びポリマーの除去力力に優れ、除去剤に露出される下地膜を損傷させないレジスト除去用組成物を提供することである。

本発明の請求項1〜3のいずれか記載のレジスト除去剤によると、アルコキシN−ヒドロキシアルキルアルカンアミドからなる。
本発明の請求項4〜9のいずれか記載のレジスト除去用組成物によると、アルコキシN−ヒドロキシアルキルアルカンアミドと、双極子モーメントが3以上の極性物質、または損傷防止剤の一方または両方を含んでいる。

以下、本発明の実施の形態を図面を用いて詳細に説明する。なお、本発明は以下に示される実施例に限らず相異なる多様な形態で具現され、単に本実施例は本発明の開示を完全にし、通常の知識を有する者に発明の範ちゅうを完全に知らせるために提供されることである。

レジスト除去剤はアルコキシN−ヒドロキシアルキルアルカンアミドからなるレジスト除去剤である。アルコキシN−ヒドロキシアルキルアルカンアミドは化学式1で示される。

化学式1中、R1はH原子、炭素数が1〜5の炭化水素、またはベンゼン環を1〜3有する芳香族炭化水素であり、R2は炭素数が1〜5の炭化水素、またはベンゼン環を1〜3有する芳香族炭化水素であり、R3及びR4はそれぞれ炭素数が1〜5の炭化水素を示している。
最も望ましいレジスト除去剤は、R1がH原子であり、R2が−CH2−CH2−であり、R3が−CH2−CH2−であり、R4が−CH3である。

本発明に係るアルコキシN−ヒドロキシアルキルアルカンアミドからなるレジスト除去剤はヒドロキシル基、アルコキシ基及びカルボニル基を含んでいる。従って本発明に係るレジスト除去剤はレジスト及びポリマーの剥離と溶解に非常に効果的である。

アルコキシN−ヒドロキシアルキルアルカンアミドは前述した化学式1で表示される化合物である。

双極子モーメントが3以上の極性物質は、交差結合されたポリマー及びレジストに対し高い溶解性能を示す。即ち、レジストパターンの側壁及び露出した下地膜の表面に強く結合しているポリマーを効率よく除去でき、レジストも容易に除去できる。双極子モーメントが3以上の極性物質としては、水、メタノールまたはジメチルスルホキシドなどを使用することが可能である。

表1に示した組成物の含量の範囲は、レジスト及びポリマーを効果的に除去でき、レジスト除去剤またはレジスト除去用組成物によって露出している例えば金属膜などの下地膜の損傷が最小限になる範囲を示している。
前述した組成物中、3及び7の組成物がレジスト及びポリマー除去力に最も優れており、レジスト下地膜の金属膜がある場合、金属膜に損傷を起こさないという長所がある。

しかし、損傷防止剤を含まない組成物である1、4、5も、レジスト除去剤またはレジスト除去用組成物によって損傷する金属膜のような部位が露出しない場合は、3及び7と同一の効果を示すことが可能である。また、双極子モーメントが3以上の極性物質を含まない組成物2、4、6は、金属膜の損傷防止をより防止する必要がある場合、除去する必要のあるポリマーの量がわずかである場合、またはポリマー除去のための前処理工程を実施した場合には、3及び7の組成物と同一の効果を示すことが可能である。

前述したように本発明に係るレジスト除去剤またはレジスト除去用組成物はレジスト除去力に優れるだけでなく、蝕刻副産物であるポリマーの除去力に優れる。また、例えば金属膜などの下地膜がレジスト除去剤またはレジスト除去用組成物に対し露出している場合であっても、下地膜は損傷することがない。さらに、レジスト除去剤またはレジスト除去用組成物を構成する物質は、従来のレジスト除去用組成物を構成する物質と比較して安価であるため、製造コストを低減することができる。

(レジスト除去剤の製造方法)
アルコキシN−ヒドロキシアルキルアルカンアミドは、下記の反応式4に示すように上記の化学式3で表示されるアルカノールアミンと上記の化学式4で表示されるアルキルアルコキシアルカノエートとを反応させて製造する。

反応式4中、R1はH原子、炭素数が1〜5の炭化水素、またはベンゼン環を1〜3有する芳香族炭化水素であり、R2は炭素数が1〜5の炭化水素、またはベンゼン環を1〜3有する芳香族炭化水素であり、R3及びR4はそれぞれ炭素数が1〜5の炭化水素を示している。
アルカノールアミンとしてはR1が水素原子でR2が−CH2−CH2−であるモノエタノールアミン、アルキルアルコキシアルカノエートとしてはR2が−CH2−CH2−でR5が−CH3であるメチルメトキシプロパノエートが望ましい。
反応の際、十分に化学反応が行われるように反応温度は約25℃(常温)〜120℃に維持する。

前記の反応式4に示すように、アミン(III)とエステル(IV)とを反応させることにより、アミド(I)とアルコール(V)とが生成される。
反応式4中のアルコール(V)は炭素数が1〜5のアルコールであり沸点が低い物質(例:メタノールの沸点は約60℃)であり、アミド(I)は沸点が高い物質(例:メトキシN−ヒドロキシエチルプロパンアミドの沸点は約200℃)である。従って、分別蒸留法によりアルコール(V)を除去し、アミド化合物(I)を収得することができる。

分別蒸留時、反応槽内で窒素バブリング処理して分別蒸留を促進したり、反応槽内の圧力を下げてアルコールの気化を促進することが望ましい。もちろん二つの方法を同時に使用することもできる。

(レジスト除去用組成物の製造方法)
表1に記載されているレジスト除去用組成物は、前述したようにアルコキシN−ヒドロキシアルキルアルカンアミドを先に製造した後、損傷防止剤、双極子モーメントが3以上の物質またはアルカノールアミンの一方または両方、アルコキシN−ヒドロキシアルキルアルカンアミドを表1の含量割合で混合して調製する。

表1の組成物1〜7は以下のように調製することが可能である。
損傷防止剤(0.01重量%〜30重量%)または極性物質(0.01重量%〜30重量%)の一方または両方と、アルカノールアミン(10重量%〜70重量%:望ましくは30重量%〜40重量%)と、アルキルアルコキシアルカノエート(10重量%〜70重量%:望ましくは30重量%〜40重量%)とを混合する。混合の際、アルキルアルコキシアルカノエートの全量がアルカノールアミンと完全に反応し、完全にアミドが生成されるような含量の割合となるように、アルカノールアミンとアルキルアルコキシアルカノエートとを混合することが望ましい。混合物の温度は、約25℃〜120℃に維持する。望ましくは80℃〜90℃に加熱する。反応時間は1時間〜24時間、望ましくは1時間〜12時間とする。加熱が完了した後、混合物を1時間〜7時間程度放置し、冷却する。

反応の終了を確認する方法としては、肉眼で確認する方法、またはガスクロマトグラフィーを使用する方法がある。前者の方法は、構成要素間の層分離が無くなったかどうかを観察し、構成要素が完全に混合された状態を反応の終了と推定する。後者の方法は組成物をガスクロマトグラフィーで分析し、アルコキシN−ヒドロキシアルキルアルカンアミドの面積の割合が80%以上になれば反応が終了したとみなすことができる。面積割合は、ガスクロマトグラフィースペクトルに示された全ての構成要素のピーク面積の和を100とし、ピークの総面積に対する該当構成要素のピーク面積を%で示した値である。

次いで、反応副産物として生成される沸点の低いアルコールを除去するために分別蒸留を実施する。分別蒸留は先に説明したように反応槽内で窒素バブリング処理して分別蒸留を促進したり、反応槽内の圧力を下げてアルコールの気化を促進したり、両方法を混合して進行する。望ましくは調製した組成物に対してアルコールの残量が7重量%〜8重量%以下になるように分別蒸留を行う。

(レジスト除去方法)
レジスト除去剤及びレジスト除去用組成物を使用してレジストを除去する方法を図1に基づいて説明する。
半導体素子を完成するための多様な工程、例えば蝕刻(乾式または湿式)工程、イオン注入工程などをレジストパターンをマスクとして使用することにより実施する。次いで、基板からレジストパターンを取り除く(段階110)。レジストパターンの除去段階は、O2プラズマ処理方式の乾式ストリップ方法あるいは硫酸溶液のような溶液を使用した湿式ストリップ方法を用いる。

次に、レジストパターンが形成されている基板とレジスト除去剤またはレジスト除去用組成物とを接触させ、レジスト及びポリマーを除去する(段階120)。基板とレジスト除去剤またはレジスト除去用組成物とを接触させる方法としては、レジスト除去剤またはレジスト除去用組成物をバスに入れた後、バス中に基板を浸漬することによりレジスト除去剤またはレジスト除去組成物と接触させたり、レジスト除去剤またはレジスト除去用組成物を基板上にスプレーすることにより接触させる。

レジスト除去剤またはレジスト除去用組成物を使用する場合、レジスト除去段階は70℃以下の低温で実施することが可能である。特に、約25℃〜70℃、望ましくは45℃〜70℃で実施する。そして、接触時間は10分〜30分である。
レジスト除去剤またはレジスト除去用組成物により除去されるレジストは、既存のi−ライン(365nm)用レジスト及びKrFエクサイマーレーザ(248nm)用レジストだけでなく、ArFエクサイマーレーザ(193nm)用レジストのような短波長露光源用レジストにも適用できる。

レジスト除去が完了すると、基板表面に残留するレジスト除去剤またはレジスト除去用組成物及び溶解されたレジストを水洗する段階を実施する(段階140)。水洗は脱イオン水を用いて実施し、必要に応じて2段階に分けて実施する場合もある。最後に基板をスピンドライ法またはイソプロピルアルコールを使用するドライ法で乾燥して基板表面に残っている脱イオン水を除去する(段階150)。

乾燥段階まで終了した基板は次の工程に移送される。後続工程で再びレジストを使用する場合には、目的とする工程が完了された後、再び図1の工程を経て使用したレジストを除去する。このように反復的な単位工程とレジスト除去工程を経て半導体素子を完成する。

図1に示すように、本発明のレジスト除去剤またはレジスト除去用組成物は、レジスト除去力だけでなくポリマー除去力に優れるので、点線で示す従来のレジスト除去前処理段階(段階100)が不要である。また、レジスト下地膜に対する損傷が防止されるので点線で示すレジスト除去後処理段階(段階130)も省略できる。従って、従来の除去工程に比べて非常に単純化した工程でレジストを完全に除去でき、半導体素子の生産性を顕著に向上させることができる。

(レジスト除去装置)
前述したようにレジスト除去のための工程を単純化することができるので、レジスト除去剤またはレジスト除去用組成物を使用するレジスト除去装置も小型化することができる。

図2に示すようにレジスト除去装置200は、レジスト除去ユニット210、水洗ユニット220及び乾燥ユニット230のみを有している。従って、従来のレジスト除去装置で必要であった前処理ユニット及び後処理ユニットが不要である。即ち、レジスト除去装置200が必要とする体積を従来と比較して大幅に縮小することができる。

レジスト除去装置200が浸漬方式を利用する場合、レジスト除去ユニット210、水洗ユニット220、及び乾燥ユニット230はそれぞれ1つのバスから構成される。そのため、従来の硝酸処理バス及びイソプロピルアルコール処理バスが不要である。従って、レジスト除去装置200が必要とする体積を従来と比較して大幅に縮小することができる。
スプレー方式のレジスト除去装置としては、水平型装置及び垂直型装置を適用することができる。

図3に示すように、水平型装置は水平に運送する例えばコンベヤシステム、ハンドラまたはアームをなどのキャリア340、レジスト除去ユニット310、水洗ユニット320及び乾燥ユニット330より構成されている。レジスト除去剤またはレジスト除去用組成物が蓄えられているソース360は、供給ユニット370を通じてレジスト除去剤またはレジスト除去用組成物をレジスト除去ユニット310に供給する。水洗剤ソース362及び乾燥剤ソース364もそれぞれ供給ユニット370を通じて水洗ユニット320及び乾燥ユニット330に連結されている。各ユニットごとに該ユニットの機能に適した物質をスプレーするノズル312、322、332が設けられている。

まずレジストが形成された基板がレジスト除去ユニット310にローディングされると、ノズル312からレジスト除去剤またはレジスト除去用組成物がスプレーされてレジストが除去される。この際、基板はキャリア340により水平方向に継続的に移動され水洗ユニット320に移動する。水洗ユニット320ではノズル322を通して水洗剤がスプレーされる。最後に基板はキャリア340を通じて乾燥ユニット330に移動して乾燥工程が実施される。水平型装置も3つのユニットだけより構成されるので、装置が必要とする体積を大幅に縮小することができる。

図4に示すように垂直型装置400は、上下に移動可能な基板支持台440を使用している。垂直型装置400も、レジスト除去剤またはレジスト除去用組成物のソース460と、レジスト除去剤またはレジスト除去用組成物を供給する供給ユニット470とを有している。望ましくは、基板支持台440は回転運動可能な構造に形成されている。そして装置の内部は独立的なユニットというよりは、3つの領域、即ち乾燥領域430、水洗領域420及びレジスト除去領域410が順番に積層されている層状構造よりなる。水洗剤ソース462及び乾燥剤ソース464も各々の供給ユニット470を通じて供給管450に連結されている。本実施例に示されている供給管450は3つの相異なるソースを順番に供給する。

まずレジストが形成されている図示しない基板が基板支持台440にローディングされた後、レジスト除去領域410に移動する。基板がレジスト除去領域410に移動すると、レジスト除去剤またはレジスト除去用組成物のソース460内のレジスト除去剤またはレジスト除去用組成物が供給ユニット470に供給され、供給管450を通して基板にスプレーされる。この際、基板支持台440の回転運動によりレジスト除去剤またはレジスト除去用組成物は基板の外の図示しない排出部に排出されることが望ましい。レジスト除去工程が完了すると、基板支持台440の下降移動により水洗領域420に基板が移動する。供給管450を通して水洗剤が基板に供給されて水洗工程を実施する。最後に基板支持台440の移動により乾燥領域430に基板が移動し、乾燥工程を実施する。

図4では乾燥領域430、水洗領域420及びレジスト除去領域410の順に積層された構造を示したが、その順序を逆にすることも可能である。この垂直型装置400も3つの領域だけを必要とするので装置を小型、軽量化できる。

次に、本発明を適用した実験例について説明する。ただし、この実験例が本発明を限定するものではない。
(実験例1:メトキシNヒドロキシエチルプロパンアミドの製造)
アルカノールアミンとしてのモノエタノールアミン(以下、「MEA」)200mlと、エステルとしてのメチルメトキシプロパノエート(以下、「MMP」)200mlとを混合した。次いで混合物を90℃で5時間加熱し、加熱後5時間約25℃に放置した。

得られた結果物をガスクロマトグラフィーで精製し、目的物を収得した。
前記目的物のNMRデータは以下のようである。1H−NMR:6.8ppm(1H)、3.7〜3.8ppm(4H)、3.4〜3.5ppm(3H)、2.8〜2.9ppm(1H)

(実験例3:メトキシNヒドロキシエチルプロパンアミド製造の適正温度の評価)
アルカノールアミンとしてのMEA200mlと、エステルとしてのMMP200mlとを混合した。次いでアミンとエステルの反応に適合した温度を調べるために、下記表2のように反応温度を変化させてメトキシNヒドロキシエチルプロパンアミドを合成し、合成に要する時間を測定した。合成の終了は、ガスクロマトグラフィーで成分を分析し、アミドの面積割合が80%以上となる点と設定した。
