【発明の属する技術分野】
本発明は半導体光集積回路装置及びその製造方法に関するものであり、特に、波長多重(WDM)通信方式において受光装置として用いる高感度な半導体光集積回路装置及びその製造方法に関するものである。

【従来の技術】
近年、通信需要の飛躍的な増大に対して波長の異なる複数の信号光を多重化して一本の光ファイバで同時に伝送させる波長多重通信システムの導入が検討されており、この波長多重通信システムを含めた光伝送システムにおいては、光ファイバを伝送されてきた光信号を受光素子で受信して電気信号に変換する際に、受光感度を増加させるために、受光素子の前段に光増幅器を挿入して受信信号を増幅する方法がある。

この様な目的に用いる光増幅器としては、Erドープファイバを用いた光ファイバ増幅器や、半導体増幅器の使用が可能であるが、増幅に伴って生じる所望の波長近傍以外の光、即ち、ASEノイズ(Amplified Spontaneous Emission noise)が受信感度の劣化を誘発することが問題となる。

したがって、この様な問題を解決するためには、波長フィルタを光増幅器と受光素子との間に挿入することにより不所望なASEノイズを遮断して受信感度の劣化を抑制すれば良いが、これらの素子によるシステムのサイズをコンパクトにするためには、これらの素子を全て半導体によってモノリシックに集積化することが不可欠となる。

この様に半導体でモノリシックに集積化する場合に用いる波長フィルタとしては、多層膜によるDBR(分布ブラッグ反射器)型フィルタや、回折格子によるDBR型フィルタが考えられ、また、波長多重通信システムに適用するためには、波長フィルタ部は透過波長の選択、即ち、チューニングができる機構を有することが望ましい。

また、集積化に際しては、光増幅器及び受光素子とともに、光導波路型素子、面型素子を組み合わせてモノリシックに集積化することで、高感度な受信システムを構築することが可能になる。

【発明が解決しようとする課題】
しかし、光増幅器及び受光素子を光路上に一直線に配列して集積化した場合には、DBR型フィルタからの反射光が光増幅器に帰還し、光増幅器の利得に揺らぎが生じ、それによって出力光パワーが揺らぐという問題がある。

また、必要な波長域を透過させるためには、DBR型フィルタをλ/4型にしなくてはならないが、このλ/4型フィルタの場合には、光透過スペクトルにおけるストップバンドの光しか抑制できないという問題があり、また、透過帯域が狭いという問題がある。

また、DBR型フィルタとして、位相シフトのないDBR型フィルタを用い、DBR型フィルタから反射或いは回折された光が光増幅器に戻らないように、反射或いは回折する方向を傾けて受光素子に結合することも試みられているが(必要ならば、例えば、特願昭58−123150号参照)、この場合には、回折格子の上下両側に回折が生ずるのでパワーロスが生ずるという問題があり、さらには、受光素子を同一基板上に集積化することが困難であるという問題がある。

したがって、本発明は、不所望な波長のASE光を抑制し、且つ、戻り光による光増幅器のパワー変動も抑制した高感度な光増幅器集積型受光装置を実現することを目的とする。

【課題を解決するための手段】
図1は本発明の原理的構成の説明図であり、この図1を参照して本発明における課題を解決するための手段を説明する。
なお、図1は本発明の半導体光集積回路装置の光軸に沿った概略的断面図である。

(1)本発明は、半導体光集積回路装置において、光増幅器1、回折格子装荷型方向性結合器2、光吸収器3、及び、回折格子装荷型方向性結合器4を、光検出器5の前段に、前記の順で直列に配置することを特徴とする。

この様に、光増幅器1、回折格子装荷型方向性結合器(VCF:Vertical Coupled Filter)2、即ち、回折格子12を設けて光結合特性に波長選択性を設けた方向性結合器(GACD:Grating Assisted Codirectional Coupler)、光吸収器3、及び、回折格子装荷型方向性結合器4を、光検出器5の前段に直列に配置することによって、光検出器5の動作に影響を与えないように不所望なASE光を吸収する光吸収器3を設けることができ、且つ、それによって、戻り光による光増幅器1のパワー変動を抑制することができるので、信号光を高感度に受信することができる。

(2)また、本発明は、上記(1)において、光増幅器1を構成する光増幅層6、光吸収器3を構成する光吸収層7、及び、光検出器5を構成する受光層8のバンドギャップが、回折格子装荷型方向性結合器2,4を構成する光導波路9,10のバンドギャップより小さいことを特徴とする。

この様なバンドギャップの関係に設定することによって、光導波路9,10における増幅信号光の吸収損失を低減することができる。

(3)また、本発明は、上記(1)または(2)において、回折格子装荷型方向性結合器2,4を構成する光導波路9,10と、この光導波路9,10とともに方向性結合器を構成する光導波路層11との間隔が、光増幅層6、光吸収層7、及び、受光層8と光導波路層11との間隔より狭いことを特徴とする。

(4)また、本発明は、上記(1)乃至(3)のいずれかにおいて、一対の回折格子装荷型方向性結合器2,4の透過帯域の中心波長を互いにずらすことを特徴とする。

(7)また、本発明は、光増幅器1、回折格子装荷型方向性結合器2、光吸収器3、及び、回折格子装荷型方向性結合器4を、光検出器5の前段に、前記の順で直列に配置した半導体光集積回路装置の製造方法において、光軸に沿って間隔が周期的に異なる開口部を有する選択成長マスクを用いて分離クラッド層17を成長することによって、回折格子装荷型方向性結合器2,4を構成する光導波路9,10と、この光導波路9,10とともに方向性結合器を構成する光導波路層11との間隔を、光増幅器1を構成する光増幅層6、光吸収器3を構成する光吸収層7、及び、光検出器5を構成する受光層8と光導波路層11との間隔より狭くしたことを特徴とする。

【発明の実施の形態】
ここで、図2乃至図5を参照して本発明の第1の実施の形態の光増幅器集積型受光装置の製造工程を説明する。
なお、図4(f)は、平面図であり、その他の図は、図4(f)におけるA−A′を結ぶ一点鎖線に沿った位置における概略的断面図である。

まず、n型InP基板21上に、MOVPE法(有機金属気相成長法)によって、例えば、厚さが80nmで、組成波長が1.15μmのi型InGaAsP層22を設ける。

次いで、全面にフォトレジストを塗布し、二光束干渉露光法等を用いて、例えば、周期Λが38μmで、領域長が300μmの回折格子パターンを有するレジストパターン23を2か所に形成し、このレジストパターン23をマスクとして、エタンガス或いはメタンガスを反応ガスとした反応性イオンエッチングを施すことによってi型InGaAsP層22からなる埋込回折格子層24,25を形成する。

次いで、レジストマスク23を除去したのち、再び、MOVPE法によって、全面にn型InP層26を成長させて表面を平坦にしたのち、例えば、厚さが200nmで、組成波長が1.57μmのi型InGaAsP層27、及び、厚さが、例えば、500nmのp型InPクラッド層28を順次成長させる。
この場合、n型InP層26とn型InP基板21とが、n側クラッド層となる。

次いで、全面にSiO2 膜を堆積させたのちエッチングすることによって、例えば、各長さが200μmで、それらの間隔が600μmのSiO2 マスク29を形成し、このSiO2 マスク29をマスクとしてエッチングすることによって、露出しているp型InPクラッド層28及びi型InGaAsP層27を選択的に除去する。
この結果、SiO2 マスク29の下に残存するi型InGaAsP層27が、夫々、領域長が200μmで組成波長が1.57μmの受光層30、領域長が200μmで組成波長が1.57μmの光吸収層31、及び、領域長が200μmで組成波長が1.57μmの光増幅活性層32となる。

次いで、SiO2 マスク29をそのまま選択成長マスクとして用いて、再び、MOVPE法によって、例えば、厚さが300μmで組成波長が1.3μmのi型InGaAsP層を成長させて領域長が600μmの光導波路層33,34を形成したのち、引き続いて、p型InPクラッド層35を成長させる。

次いで、SiO2 マスク29を除去したのち、再び、全面にSiO2 膜を堆積させ、受光層30、光吸収層31、及び、光増幅活性層32に対応する領域における間隔が狭く、且つ、埋込回折格子層24,25に対応する領域における間隔が広く、両者を結ぶ領域における間隔がテーパ状の開口部38を形成してSiO2 マスク37とする。

次いで、SiO2 マスク37を選択成長マスクとして、MOVPE法によって、残存するp型InPクラッド層28と選択成長させたp型InPクラッド層35とが一体化したp型InPクラッド層36上に、p型InPクラッド層39、p型光導波路層40となるp型InGaAsP層、及び、p型InPクラッド層41を順次選択成長させる。

この場合、再成長後のp型InPクラッド層39のp型InPクラッド層36と合わせた厚さが、受光層30、光吸収層31、及び、光増幅活性層32に対応する領域上で、例えば、1.5μmとなり、埋込回折格子層24,25に対応する領域上で、例えば、1.0μmとなる様に、SiO2 マスク37の開口部38の間隔を設定する。

また、p型光導波路層40としては、埋込回折格子層24,25に対応する領域上で、例えば、厚さが150nmで、組成波長が1.1μmになるように成長させると、受光層30、光吸収層31、及び、光増幅活性層32に対応する領域上での厚さはより厚く、且つ、組成波長はより長波長化する。
また、p型InPクラッド層41は、受光層30、光吸収層31、及び、光増幅活性層32に対応する領域上で2μmの厚さになるように成長させる。

その結果、埋込回折格子24,25の周期Λと相まって、埋込回折格子24,25上での層厚によって規定される光導波路層33,34の伝播定数β1 と、埋込回折格子24,25上での層厚によって規定されるp型光導波路層40の伝播定数β2 との関係を、β1 −β2 =2π/Λの関係に設定することができ、それによって、埋込回折格子24,25の周期Λにマッチングする波長の光のみを選択的に結合する1対の回折格子装荷型方向性結合器を構成することができる。

次いで、SiO2 マスク37を除去したのち、新たにSiO2 膜を堆積させ、受光層30及び光増幅活性層32に対応する領域を露出させる様にエッチングしてSiO2 マスク(図示せず)を形成したのち、このSiO2 マスクを用いてエッチングすることによって、露出しているp型InPクラッド層41を選択的に除去する。

次いで、露出したp型光導波路層40上にp側電極42,43を形成するとともに、n型InP基板21の裏面にp側電極42,43に夫々対向するn側電極44,45を形成したのち、端面に多層誘電体膜からなる無反射膜46,47を形成することによって、半導体光集積回路装置の基本構成が完成する。

次に、同じく、図5(h)を参照して半導体光集積回路装置の動作を説明すると、光増幅活性層32側の端面から信号光を入射し、p側電極42とn側電極44との間に順バイアスを印加することによって信号光を増幅する。

次いで、増幅された信号光は、埋込回折格子層24を設けた回折格子装荷型方向性結合器において、埋込回折格子層24にマッチングにする波長の光のみがp型光導波路層40側に導かれ、マッチングしない波長の光、即ち、ASE光はそのまま光導波路層33を通過し、光吸収層31において吸収され、除去される。
なお、光導波路層33及びp型光導波路層40のバンドギャップは、光増幅活性層32のバンドギャップより大きいので、光導波路層33及びp型光導波路層40において信号光が吸収されることがない。

一方、p型光導波路層40側に導かれた信号光は、光吸収層31の対応する領域においてはp型InPクラッド層36とp型InPクラッド層39を足した厚さが厚いので光吸収層31において吸収されることなく、埋込回折格子層25を設けた回折格子装荷型方向性結合器へ導かれ、埋込回折格子層25にマッチングにする波長の光のみが光導波路層34に戻される。
なお、この第1の実施の形態においては、埋込回折格子層24と埋込回折格子層25の周期Λを同じにしているので、両方の回折格子装荷型方向性結合器において選択される波長帯域は変化しない。

次いで、光導波路層34に戻された信号光は、p側電極43とn側電極45との間に逆バイアスが印加された受光層30において検出されて、電気信号として取り出される。

この様に、本発明の第1の実施の形態においては、光増幅活性層32によって構成される光増幅装置と光吸収層31によって構成される光吸収器との間、及び、光吸収器と受光層30によって構成される光検出器との間に、夫々、回折格子装荷型方向性結合器を設けているので、増幅した信号光を減衰させることなく、ASE光のみを選択的に吸収除去することができ、ASE光による受信感度の低下を防止することができる。

また、この光吸収層31は、光検出器側の端面で反射した戻り光も吸収するので、戻り光による光増幅器のパワー変動を抑制することができ、増幅動作を安定化することができる。

また、p型InPクラッド層39を成長させる際に、周期的に間隔が変化する開口部38を有するSiO2 マスク37を用いた選択成長法を用いているので、埋込回折格子層24,25に対応する領域上の厚さを、受光層30、光吸収層31、及び、光増幅活性層32に対応する領域上の厚さよりも自動的に薄く形成することができ、それによって、受光層30、光吸収層31、及び、光増幅活性層32に対応する領域におけるp型光導波路層40との間の不所望な光結合を防止することができる。

なお、埋込回折格子層24と埋込回折格子層25の周期Λは、互いに異なるように設定しても良いものであり、それによって、波長選択性或いは波長帯域を狭くすることができ、波長多重通信方式におけるクロストークを防止することができる。

この第2の実施の形態においては、制御電極48,49に順バイアスを印加し、電流注入によって回折格子装荷型方向性結合器において選択される中心波長をチューニングにすることができ、ある程度の波長帯域において、任意の波長の信号光に対応した光増幅器集積型受光装置として動作させることができる。

次に、図7を参照して本発明の第3の実施の形態を説明するが、この第3の実施の形態は、上記の第1の実施の形態の半導体光集積回路装置における信号光の流れを上下逆転したものである。

まず、上記の第1の実施の形態と同様に、n型InP基板21上に、MOVPE法(有機金属気相成長法)によって、例えば、厚さが80nmで、組成波長が1.15μmのi型InGaAsP層を設けたのち、全面にフォトレジストを塗布し、二光束干渉露光法等を用いて、例えば、周期Λが38μmで、領域長が300μmの回折格子パターンを有するレジストパターンを2か所に形成し、このレジストパターンをマスクとして、エタンガス或いはメタンガスを反応ガスとした反応性イオンエッチングを施すことによって埋込回折格子層24,25を形成する。

次いで、レジストマスクを除去したのち、再び、MOVPE法によって、全面にn型InP層26を成長させて表面を平坦にしたのち、例えば、厚さが150nmで、組成波長が1.1μmのn型InGaAsP層からなるn型光導波路層50、及び、厚さが、例えば、500nmのn型InPクラッド層51を順次成長させる。

次いで、全面にSiO2 膜を堆積させたのちエッチングすることによって、図4(f)に示した開口部を有するSiO2 マスクを形成し、このSiO2 マスクを選択成長マスクとして、MOVPE法によって、n型InPクラッド層52、i型InGaAsP層、p型InPクラッド層41、及び、p型InGaAsPコンタクト層53を順次選択成長させる。

この場合、p型InPクラッド層39のp型InPクラッド層36と合わせた厚さが、受光層30、光吸収層31、及び、光増幅活性層32を形成する領域上で、例えば、1.5μmとなり、埋込回折格子層24,25に対応する領域上で、例えば、1.0μmとなる様に、SiO2 マスクの開口部の間隔を設定するものであり、この開口部の間隔によって、各領域の組成波長及び膜厚を任意に制御することができる。

また、i型InGaAsP層は、受光層30、光吸収層31、及び、光増幅活性層32となる領域で、例えば、組成波長が1.57μmで厚さが300nmとなり、埋込回折格子層24,25に対応する領域において、例えば、組成波長が1.4μmで厚さが150nmとなる。
また、p型InPクラッド層41は、受光層30、光吸収層31、及び、光増幅活性層32に対応する領域上で2μmの厚さになるように成長させる。

その結果、埋込回折格子24,25の周期Λと相まって、埋込回折格子24,25上での層厚によって規定される光導波路層33,34の伝播定数β3 と、埋込回折格子24,25上での層厚によって規定されるn型光導波路層50の伝播定数β4 との関係を、β3 −β4 =2π/Λの関係に設定することができ、それによって、埋込回折格子24,25の周期Λにマッチングする波長の光のみを選択的に結合する一対の回折格子装荷型方向性結合器を構成することができる。

この第4の実施の形態においても、制御電極48,49に順バイアスを印加し、電流注入によって回折格子装荷型方向性結合器において選択される中心波長をチューニングにすることができ、ある程度の波長帯域において、任意の波長の信号光に対応した光増幅器集積型受光装置として動作させることができる。

以上、本発明の各実施の形態を説明してきたが、本発明は各実施の形態に記載した構成に限られるものではなく、各種の変更が可能である。
例えば、上記の各実施の形態においては、1対の回折格子装荷型方向性結合器を構成する回折格子を埋込回折格子層24,25を利用して構成しているが、この様な回折格子に限られるものではなく、光導波路層33,34、或いは、n型光導波路層50に直接レリーフ型として形成しても良く、設ける位置としては光導波路層33,34、或いは、n型光導波路層50の上下の何方側の面に設けても良いものである。

また、上記の各実施の形態の説明においては、信号光の導波方向に垂直な方向の断面構造を示してしないが、ストライプ状にメサエッチングしたのち、FeドープInP高抵抗層を成長させて埋込導波路構造にしても良いし、或いは、ストライプ状にメサエッチングしたのち、ポリイミド等で被覆して埋込導波路構造にしても良いし、さらには、リッジ型導波路構造にしても良く、特定のストライプ構造に限定されないものである。

BACKGROUND OF THE INVENTION
The present invention relates to a semiconductor optical integrated circuit device and a manufacturing method thereof, and more particularly, to a highly sensitive semiconductor optical integrated circuit device used as a light receiving device in a wavelength division multiplexing (WDM) communication system and a manufacturing method thereof.

[Prior art]
In recent years, in response to a dramatic increase in communication demand, introduction of a wavelength division multiplexing communication system in which a plurality of signal lights having different wavelengths are multiplexed and simultaneously transmitted through a single optical fiber has been studied. In the included optical transmission system, when an optical signal transmitted through an optical fiber is received by the light receiving element and converted into an electrical signal, an optical amplifier is inserted in front of the light receiving element in order to increase the light receiving sensitivity. There is a method of amplifying the received signal.

As an optical amplifier used for such a purpose, an optical fiber amplifier using an Er-doped fiber or a semiconductor amplifier can be used. However, light other than the vicinity of a desired wavelength caused by amplification, that is, ASE noise ( Amplified Spontaneous Emission Noise) causes a deterioration of reception sensitivity.

Therefore, in order to solve such a problem, a wavelength filter may be inserted between the optical amplifier and the light receiving element to block undesired ASE noise and suppress deterioration of reception sensitivity. In order to reduce the size of the system using these elements, it is indispensable to integrate all of these elements monolithically with a semiconductor.

As a wavelength filter used for monolithic integration with semiconductors in this way, a DBR (distributed Bragg reflector) type filter using a multilayer film and a DBR type filter using a diffraction grating are conceivable. For this purpose, it is desirable that the wavelength filter unit has a mechanism capable of selecting a transmission wavelength, that is, tuning.

In integration, a high-sensitivity receiving system can be constructed by monolithically integrating optical waveguide elements and planar elements together with optical amplifiers and light receiving elements.

[Problems to be solved by the invention]
However, when the optical amplifier and the light receiving element are integrated in a straight line on the optical path, the reflected light from the DBR filter returns to the optical amplifier, and the gain of the optical amplifier fluctuates, thereby causing the output light There is a problem that the power fluctuates.

In order to transmit the necessary wavelength range, the DBR type filter must be a λ / 4 type. In the case of this λ / 4 type filter, only the light in the stop band in the light transmission spectrum can be suppressed. In addition, there is a problem that the transmission band is narrow.

In addition, a DBR filter having no phase shift is used as the DBR filter, and the light reflected or diffracted from the DBR filter is tilted in the direction of reflection or diffraction so as to be coupled to the light receiving element so as not to return to the optical amplifier. However, in this case, there is a problem in that power loss occurs because diffraction occurs on the upper and lower sides of the diffraction grating.
