【発明の属する技術分野】
本発明は、一般には、露光装置及び方法に係り、特に、半導体ウェハ用の単結晶基板、液晶ディスプレイ(LCD)用のガラス基板などのデバイスを製造するのに使用される露光装置及び方法、デバイス製造方法、及び、前記被処理体から製造されるデバイスに関する。本発明は、例えば、フォトリソグラフィー工程において、被処理体にマスク又はレチクル(本出願ではこれらの用語を交換可能に使用する)に描画された回路パターンを投影露光する露光方法に好適である。

【従来の技術】
フォトリソグラフィー技術を用いてデバイスを製造する際に、マスクに描画された回路パターンを投影光学系によってウェハ等に投影して回路パターンを転写する投影露光装置が従来から使用されている。投影露光装置は、一般に、マスクを照明する照明光学系と、マスクと被処理体との間に配置されて照明されたマスクの回路パターンを被処理体に投影する投影光学系とを有する。

投影露光装置は、例えば、ステップアンドリピート方式やステップアンドスキャン方式を使用して被処理体を露光する。ステップアンドリピート方式の露光装置は、ステッパーとも呼ばれ、ウェハのショットの一括露光ごとにウェハをステップ移動して次のショットを露光領域に移動する露光法を使用する。ステップアンドスキャン方式の露光装置は、スキャナーとも呼ばれ、マスクに対してウェハを連続的にスキャンしてマスクパターンをウェハに露光すると共に、1ショットの露光終了後ウェハをステップ移動して、次のショットの露光領域に移動する露光法を使用する。

投影露光装置で転写できる最小の寸法(解像度)は、露光に用いる光の波長に比例し、投影光学系の開口数に反比例する。従って、波長を短くすればするほど、解像度は良くなる。

このため、近年の光源は、超高圧水銀ランプ(g線(波長約436nm)、i線(波長約365nm))から波長の短いKrFエキシマレーザー(波長約248nm)やArFエキシマレーザー(波長約193nm)になろうとしており、F2レーザー(波長約157nm)の実用化も進んでいる。

また、転写忠実度を高めるために、ウェハなどの基板上に塗布された感光剤を適正な露光量で露光するための制御(即ち、露光量制御)を高精度で行うことも必要となる。

ステッパーにおける露光量制御方法は、照明光学系内部に設けたセンサで各ショット露光の間に露光量を計測し、かかる計測結果と予めある値に仮定しておいたセンサからウェハに至る光学系(照明光学系の一部と投影光学系)の透過率を乗算してウェハ上の推定露光量を求め、これに基づいて次ショットの露光量を光量調整手段(例えば、光源出力やNDフィルター等)で加減する。

一方、スキャナーにおける露光量制御方法は、各ショットをスキャン中、複数パルスで露光するが、この間、常時照明光学系内部のセンサで光量を測定し、ショット内での積算露光量がある所定値(即ち、レジストから決まる最適露光量)に達するように光源の出力(例えば、1パルス当りのエネルギーや発振周波数)を加減する。この場合も、スキャナーと同様に、計測結果と予めある値に仮定しておいたセンサからウェハに至る光学系の透過率を乗算してウェハ上の露光量を推定している。

図11は、従来のステップアンドスキャン方式の露光装置1000の概略ブロック図である。各種照明モード(輪帯照明条件など)に対するウェハ1400面上の照度をディテクタ1500で計測し、照明光学系1200内にある積算露光量センサ1210との出力校正を予め行っておき、校正結果を記憶しておく。また、各種照明モードにおいて、露光領域の照度分布をディテクタ1500を2次元的に移動させて計測し、走査露光したときに照度分布が均一になるような形状を可変スリット1220で達成し、記憶しておく。

次に、任意の照明モードが指定され、そのときの露光量が設定されると、ウェハステージ1450の走査速度V(mm/sec)、可変スリット1120の走査方向の幅W(mm)及びレーザー発振周波数F(Hz)が以下の式を満足するように各々決定される。

nは露光パルス数で、露光面上の1点に注目したとき、走査露光中に照射されるパルス数である。かかるパルス数は使用するマスクの感度と光源のパルスエネルギーなどから最小値が決定され、露光には最小値以上のパルス数が必要である。

実際の露光では、スループットの向上のために走査速度Vを高く維持する必要がある。そこで、可変スリット1220の走査方向幅W(mm)は照明モードごとに固定となるので、パルス数nの最小条件を満たすように、光源1100の出力(パルスエネルギーや発振周波数F)や減光部材1230の調整を行い、常時積算露光量センサ1210でモニターしながら露光量のフィードバック制御を行っていた。即ち、露光中の露光量制御は照明光学系1200内の積算露光量センサ1210で常時行っているが、かかる積算露光量センサ1210の出力値と実際の露光面の照度との校正は露光と別に行っている。

【発明が解決しようとする課題】
しかし、光源の短波長化によりフォトンエネルギーが高くなるため、光学部材(硝子材料やコーティング材料)や光路中雰囲気の物質などと光化学反応を起こし、光学系の透過率が変化してしまう。

例えば、石英材に関する基礎研究のデータからは、レーザー照射によって短期的吸収と長期的劣化の両方が存在する。更に、照射を休止すると一旦吸収が低下(透過率の回復)し、再度照射を開始すると再びそれまでの吸収曲線に回帰(吸収の復帰)するという知見が得られている。従って、露光装置においても、透過率変動の程度は、露光条件(レーザーパルスのエネルギー、パルス数、照明モード、レチクル透過率、露光の休止等)によって複雑に異なってくる。

従って、図11に示すような従来の露光装置1000では、常時光量モニターをしている積算露光量センサ1210が照明光学系1200内に配置されているため、照明系内ハーフミラー1240以降の光学系の透過率変化が発生すると、ウェハ1400面上の露光量を正確にモニターすることができなくなり、露光量制御の正確性が低下することになる。

また、露光量制御の正確性を向上させるためには、頻繁に露光を停止して露光面の照度を計測し、積算露光量センサ1210の出力を校正させなければならず、スループットの低下を招くことになる。

そこで、本発明は、露光工程中においても、投影光学系を含めた全光学系の透過率変化を常時測定し、積算露光量をより正確に制御することができる露光装置、露光方法、デバイス製造方法及びデバイスを提供することを例示的目的とする。

本発明の一側面としての露光装置は、反射素子と屈折素子とを有し、マスクのパターンを被処理体に投影する反射屈折型投影光学系を備える露光装置であって、前記反射素子は、ハーフミラーを含み、前記マスクからの回折光のうち前記被処理体を介さずに前記ハーフミラーを透過した一部の光を検出する検出部と、前記検出部の検出結果に基づいて、前記被処理体の露光量を制御する制御部とを備えることを特徴とする。

【発明の実施の形態】
以下、添付図面を参照して本発明の一態様である露光装置について説明する。但し、本発明はこれらの実施例に限定するものではなく、本発明の目的が達成される範囲において、各構成要素が代替的に置換されてもよい。ここで、図1は、本発明の第1の実施形態としての露光装置1の概略ブロック図である。露光装置1は、図1で示すように、回路パターンが形成されたマスク200を照明する照明装置100と、照明されたマスクパターンから生じる回折光をプレート400に投影する投影光学系300と、制御部500とを有する。

露光装置1は、ステップアンドスキャン方式でマスク200に形成された回路パターンをプレート400に露光する投影露光装置であり、サブミクロンやクオーターミクロン以下のリソグラフィー工程に好適である。

照明装置100は、転写用の回路パターンが形成されたマスク200を照明し、光源部110と照明光学系120とを有する。

光源部110は、例えば、光源としてレーザーを使用する。レーザーは、波長約193nmのArFエキシマレーザー、波長約248nmのKrFエキシマレーザー、波長約157nmのF2レーザーなどを使用することができるが、レーザーの種類はエキシマレーザーに限定されず、例えば、YAGレーザーを使用してもよいし、そのレーザーの個数も限定されない。例えば、独立に動作する2個の固体レーザーを使用すれば固体レーザー相互間のコヒーレンスはなく、コヒーレンスに起因するスペックルはかなり低減する。さらにスペックルを低減するために光学系を直線的又は回転的に揺動させてもよい。また、光源部110に使用可能な光源はレーザーに限定されるものではなく、一又は複数の水銀ランプやキセノンランプなどのランプも使用可能である。

照明光学系120は、マスク200を照明する光学系であり、後述する光源部110より後段からマスク200より前段のレンズ、ミラー、ライトインテグレーター、絞り等を含む。

投影光学系300は、複数のレンズ300a乃至nと、反射部材300α乃至ζからなる反射屈折タイプで、マスク200面上の回路パターンを中間結像位置Gで一旦結像してからプレート400面上に縮小投影している。本実施形態においては、中間結像位置G近傍のミラー310をハーフミラーとし、一部透過光を検出部320にてモニターする。

ハーフミラー310は、大部分の光を露光光として反射させ、一部の光を検出用として透過させている。ハーフミラー310は、反射及び透過する光のP偏光とS偏光のバランスを崩す可能性があるので、P及びS偏光のバランスを大きく崩す場合には、露光面に到達する光量と検出部320で検出する光量で誤差が生じないように反射面でのコーティングを最適に設計する必要がある。検出部320は、中間結像位置G(及びプレート400)と光学的にほぼ共役な位置に置かれ、ハーフミラー310を透過した光の光量を検出する。

従って、照明光学系120及び投影光学系300の一部を透過してきた光をリアルタイムに検出することが可能となり、従来よりもプレート400面上の露光量を正確にモニターして、より高精度の露光制御を行うことができる。かかる露光量制御方法の詳細については後述する。

プレート400にはフォトレジストが塗布されている。フォトレジスト塗布工程は、前処理と、密着性向上剤塗布処理と、フォトレジスト塗布処理と、プリベーク処理とを含む。前処理は、洗浄、乾燥などを含む。密着性向上剤塗布処理は、フォトレジストと下地との密着性を高めるための表面改質(即ち、界面活性剤塗布による疎水性化)処理であり、HMDS(Hexamethyl−disilazane)などの有機膜をコート又は蒸気処理する。プリベークは、ベーキング(焼成)工程であるが現像後のそれよりもソフトであり、溶剤を除去する。

プレートステージ450は、プレート400を支持する。ステージ450は、当業界で周知のいかなる構成をも適用することができるので、ここでは詳しい構造及び動作の説明は省略する。例えば、プレートステージ450は、光軸方向及び光軸と直交する平面に沿って2次元的にプレート400を移動することができる。プレートステージ450は、プレートステージ駆動手段660によって制御されている。ステージ450は、例えば、ダンパを介して床等の上に支持されるステージ定盤上に設けられ、マスクステージ250及び投影光学系300は、例えば、鏡筒定盤は床等に載置されたベースフレーム上にダンパ等を介して支持される図示しない鏡筒定盤上に設けられる。

マスク200とプレート400は、例えば、同期走査され、ステージ450と図示しないマスクステージの位置は、例えば、レーザー干渉計などにより監視され、両者は一定の速度比率で駆動される。例えば、投影光学系300の縮小倍率が1/Aの際には、プレートステージ450の走査速度がB(mm/sec)のとき、マスクステージ250の走査速度はAB(mm/sec)である。また、マスクステージ250の走査方向とプレートステージ450の走査方向は、互いに反対の方向である。

ディテクタ452は、プレート400面上に入射する露光光の光量を検出するための照度計である。ディテクタ452は、プレート400面上に受光部を一致させ照明領域内の照明光をプレートステージ450の駆動と共に移動して受光し、その出力に応じた信号を制御部500に送っている。

ここで、ステップ1008における検出部320が光量を計測する任意のタイミングについて説明する。図3は、走査露光中のマスク200を示す概略模式図である。走査露光の場合には、図3に示すように、マスク200が、例えば、図中矢印方向に走査されるため、マスクパターン202がスリット状の露光領域Rを順次通過する。従って、マスク透過率が逐次変化するため、検出部320に到達する光量が露光中常に変動する。そこで、検出部320で計測するタイミングを考慮し、光学系の透過率変化のみを的確に把握することが必要である。

図4は、走査露光中に検出部320に到達する光量を2種類のマスクX及びYについてモニターした結果を示すグラフである。同図は、横軸に時間又はステージ移動距離を、縦軸に光量(検出部320の信号強度)を採用し、上段にマスクX、下段にマスクYの光量変化を示す。

図4を参照するに、検出部320で検出される光量は、マスクパターンの違いやショット内の時間(走査露光中)の影響を含んで変動しているが、ショット毎には周期性を持っている。従って、ショット内の検出光量の積算値(1ショット中の総検出光量)や平均値を1データとして取得し、逐次データ毎の変化を検出することで、光学系の透過率変化を検出する。また、ショット内の特定のタイミング(走査露光領域のある特定のポイント)にあるときの光量を1データとして、その変化を逐次検出してもよい。

また、露光量制御方法は、検出部320で検出した光量に基づいて直接露光量を制御してもよい。図5は、検出部320で検出した光量に基づく(即ち、積算露光量検出器127を利用しない場合)露光量制御方法を説明するためのフローチャートである。

そして、比較の結果、モデルとの差分が予め設定した所定量より大きくなった場合には、モデルに近づける制御を逐次行ってプレート400面上の露光量を制御する(ステップ2012)。かかる方法により、光源部110の出力や減光部材121の調整に対してフィードバック制御を行うことでより正確な露光量制御を可能としている。

露光において、光源部110から発せられた光束は、照明光学系120によりマスク200を、所望の角度分布と照度分布に成形して照明する。マスク200を通過してマスクパターンを反映する光は投影光学系300によりプレート400に結像される。露光装置1は、上述の露光量制御方法を行ってプレート400の露光量を高精度に制御することができるので、優れた解像度、且つ、高いスループットで経済性よくデバイス(半導体素子、LCD素子、撮像素子(CCDなど)、薄膜磁気ヘッドなど)を提供することができる。

次に、図6を参照して、本発明の第2の実施形態としての露光装置2を説明する。図6は、本発明の第2の実施形態としての露光装置2の概略ブロック図である。図6の露光装置2は、図1の露光装置1と同様であるが、投影光学系300の構造が異なる。投影光学系300は光量を検出する位置が中間結像位置であったのに対し、投影光学系300Aは瞳面付近で光量を検出する。なお、図1で示すのと同一の部材については同一の参照符号を付し、重複する説明は省略する。

露光装置2は、投影光学系300A内の瞳位置付近に反射部材330を有し、かかる反射部材330をハーフミラーとすることで、ハーフミラーからの透過光の光量を検出部320で検出する。本実施形態においては、投影光学系300A内の瞳面近傍に反射部材330であるハーフミラーがあるため、照明モードによって光量の検出可能な領域が異なってくる。従って、検出部320の位置は、通常照明モード、輪帯照明モード及び四重極照明モードに対応可能なように複数配置されている。なお、反射部材330の全面をハーフミラーとしてもよいが、検出部320に対応する部分のみをハーフミラーとして、露光のための光利用効率を上げてもよい。

以上の構成により、照明光学系120及び投影光学系300Aの一部を透過してきた光をリアルタイムに検出することが可能となり、従来よりもプレート400面上の露光量を正確にモニターして、より高精度の露光制御を行うことができる。
