本発明は、流体加熱装置に関し、特に、シール部材の温度上昇抑制に有効な流体加熱装置に関する。

【従来の技術】
半導体ウェハを洗浄するいわゆるRCA洗浄工程では、例えば、アンモニア過水を用いて、半導体ウェハを洗浄し、該半導体ウェハに付着した有機物およびパーティクルを除去する処理や塩酸過水を用いて、半導体ウェハを洗浄し、該半導体ウェハに付着した金属イオンを除去する処理が行われる。

上記のように、アンモニア過水や塩酸過水等の薬液を用いて、半導体ウェハを洗浄する場合には、当該洗浄に使用する薬液の温度を例えば80度近くまで上昇させる必要がある。

上記薬液の温度を調節する手段として、従来から、ランプヒーターを用いて、薬液を加熱し、該薬液の温度を上昇させる技術が知られている。この従来技術は、ランプヒーターを石英ガラス管に収容し、ランプヒーターに電流を流しながら、該石英ガラス管と薬液とを接触させて、該薬液を加熱するものである。

このランプヒーターは、石英ガラス管の内部にフィラメントが挿入された構造を有し、該フィラメントは、モリブデン箔等のシール部材を介して、リード端子に接続される。ここで、フィラメントとリード端子の間に介在するモリブデン箔は、350℃付近で酸化し始め、体積が増加するという特性を有する。モリブデン箔が酸化し、その体積が増加すると、フィラメントを収容した石英ガラス管がモリブデンの体積増に耐えられなくなって破損するか、または、モリブデン箔が切れて、リード端子とフィラメントが切断される。

そこで、従来は、ランプヒーターの周辺に、自然空冷のための空気取り入れ口や、強制空冷のための窒素またはエアーパージの導入口を設け、モリブデン箔の温度上昇を抑制していた。

しかし、上記のような空冷手段を実施するには、ランプヒーターの周辺に、空冷用の配管や露呈孔を設ける必要がある。さらに、強制空冷を実施するには、エアー源を設置する必要もある。

上記のようなランプヒーター冷却用の設備は、装置を複雑にするとともに、小型化を困難にする原因となる。このため、従来から、冷却用の設備が不要で密閉可能な加熱装置が求められていた。

そこで、本発明は、シール部材の温度上昇抑制に有効な流体加熱装置を提供することを目的とする。

上記目的を達成するため、請求項1記載の発明は、ランプヒータ(12)を用いて液体(14)を加熱する流体加熱装置において、前記ランプヒータ(12)を収容する透光性の内管(10)と、前記内管(10)の周囲を包囲し、該内管(10)との間に前記流体(14)を収容する透光性の外管(16)と、前記外管(16)の外周と接触して配設され、該外管(16)を外側から完全に被覆する光吸収部材(18)と、前記光吸収部材(18)の外周と接触して配設された断熱部材(20)とを具備することを特徴とする。

以下、本発明の実施の形態を添付図面を参照して詳細に説明する。

(発明の概要)
本発明の特徴は、流体14を収容する外管16の外周壁に光吸収部材18を配設することにある。このような構造により、ランプヒーター12が発射した光は、光吸収部材18に吸収され、シール部材22への反射が防止される。その結果、シール部材22の温度上昇が抑制される(図1参照)。

(発明の形態)
本発明者は、ランプヒーターのシール部材が加熱される原因を調査したところ、ランプヒーターが発射した光の反射光がシール部材の加熱要因となっていることを発見した。

光の反射防止は、光を吸収する部材を適所に配設することによって達成できる。しかし、光の反射がなくなると、流体の加熱効率が低下するため、流体加熱装置としての能力が低下する。

従って、優れた加熱装置を提供するためには、光の反射を防止するとともに、加熱効率のよい構成が必要である。

本発明は、上記観点から構成された発明であり、光の反射防止と加熱効率の向上の双方を達成する技術を提供する。

図1は、本発明に係る流体加熱装置の構成を示す概念図である。以下、同図に基づいて、本発明の構成を説明する。

流体14は、本発明に係る流体加熱装置の加熱対象であり、本発明によって加熱された流体14は、例えば、半導体ウェハの洗浄やレジストパターンの剥離あるいはその他の処理用溶剤として使用される。流体14の種類は、処理の内容によって決まり、例えば、半導体ウェハの拡散前の洗浄液として使用する場合には、アンモニア過水や塩酸過水が流体14となり、窒化膜除去液として使用する場合には、リン酸が流体14となり、レジスト酸剥離液として使用する場合には、硫酸過水が流体14となり、金メッキ等のメッキ処理に使用する場合には、メッキ液が流体14となる。

ランプヒーター12は、本発明に係る流体加熱装置の熱源であり、その内部にフィラメント等の発光線24を有する。この発光線24は、モリブデン箔等のシール部材22を介してリード端子に接続され、該リード端子から供給された電流によって発光および発熱する。この発光線24が発射した光は、内管10を透過して、外管16に収容された流体14に照射され、流体14の温度上昇に寄与する。ランプヒーター12としては、例えば、ハロゲンランプ等の近赤外線を照射するものが使用できる。

内管10は、透光性の材料で形成され、その内部にランプヒーター12を収容する。好ましくは、この内管10を石英ガラスで形成し、流体14の汚染を防止する。

外管16は、内管10の周囲を包囲して配設され、内管10の外壁との間に流体14を収容する。この外管16に収容された流体14は、内管10の周囲を取り囲むようにして充填され、ランプヒーター12が放射状に発射した光を吸収する。

光吸収部材18は、光を吸収する材料で形成され、外管16の外周壁と接触して配設される。好ましくは、黒色に近く、光沢が少ない材料で形成する。より好ましくは、耐熱性を有する材料で形成する。例えば、シリカ・アルミナ・シリコンカーバイド等をベースにした耐熱性のコーティング材が使用できる。

この光吸収部材18は、ランプヒーター12が発射した光の反射を防止するために設けた構成である。従って、光吸収部材18は、ランプヒーター12が発射した光をできるだけ多く吸収させるために、外管16の外壁全周に配設し、外管16を完全に被覆する構造とすることが好ましい。

上記のように配設された光吸収部材18は、ランプヒーター12が発射した光を吸収し、該光がシール部材22に向かって反射するのを防止する。その結果、反射光の吸収によるシール部材22の温度上昇が防止される。

光吸収部材18を外管16に接触させるのは、光吸収部材18が吸収した光のエネルギーを有効に活用するためである。即ち、光吸収部材18は、ランプヒーター12が発射した光を吸収すると、光の吸収量に応じて発熱する。そこで、本発明では、光吸収部材18と外管16とを接触させて、光吸収部材18が発生した熱を外管16を介して流体14に供給する。

好ましくは、光吸収部材18が発生した熱の伝達効率を向上させるために、光吸収部材18と外管16との密着性を高くする。例えば、黒色の熱収縮チューブを光吸収部材18として使用し、該熱収縮チューブを外管16の外壁に密着させれば、好適な被覆状態を得ることができる。

断熱部材20は、光吸収部材18の周囲に配設され、該光吸収部材18が発生した熱を内部に封止する。これにより、光吸収部材18が発生した熱は、外部に漏れることなく流体14に供給される。この断熱部材20も光吸収部材18に密着して配設することが好ましい。断熱部材20としては、熱容量の大きいグラファイトや断熱樹脂を使用することができる。好ましくは、ガラス繊維またはセラミックス繊維等の断熱性の高い材料を使用する。

以上説明したように、本発明では、外管16の周囲に光吸収部材18が配設されるため、光の反射によるシール部材22の温度上昇が防止できる。その結果、シール部材22を冷却するための構成が不要になり、装置の簡易化および小型化が可能になる。さらに、冷却用の構成が不要になれば、該冷却用の部材が腐食するという問題も発生しないため、装置を酸やアルカリガスを含む雰囲気下で使用することができる。

第1石英ガラス管102は、透光性および耐熱性を有する石英ガラスで形成され、その内部にハロゲンランプ110を収容し、本流体加熱装置の内管となる。この第1石英ガラス管102は、第2石英ガラス管104の両側壁を貫通し、該第2石英ガラス管104の両端から突出した形状で配設される。

第2石英ガラス管104は、第1石英ガラス管102と同様に、透光性および耐熱性を有する石英ガラスで形成され、第1石英ガラス管102の外周に同心円状に配設される。そして、その内部に薬液100を収容し、本流体加熱装置の外管となる。この第2石英ガラス管104には、外部から薬液100を導入する流体導入口142と、加熱が終了した薬液100を外部に排出する流体排出口140が設けられ、それぞれ筐体144から突出した形状で配設される。

上記構造により、着脱自在なシングルエンドのランプヒーターが第1石英ガラス管102に収容された構造となる。

ハロゲンランプ110を構成するフィラメント114は、シール部材として機能するモリブデン箔を介して、リード線に接続され、ガラス管115は、該フィラメント114とともに、窒素、アルゴン、クリプトン等の不活性ガスと微量のハロゲンガスとからなる混合ガスを封入する。このガラス管115内では、リード端子120への電圧印加によって、ハロゲン作用が起こりフィラメント114が発光および発熱する。このフィラメント114の発光および発熱により、第2石英ガラス管104に収容された薬液100の温度が上昇する。

筐体144は、第1石英ガラス管102と第2石英ガラス管104とからなる二重管をその内部に密閉する。この筐体144は、流体排出口140および流体導入口142を外部に突出させるための開口部と、ハロゲンランプ110の配線のための開口部とを有する以外は、完全な密閉構造で形成される。さらに、ハロゲンランプ110の配線のための開口部には、ジャバラ122が接続され、リード端子120に接続された電流供給用のラインは、該ジャバラ122の内部を通って、コントローラ130に接続される。

図3は、図2のIII−III視図を示す断面図である。同図に示すように、本流体加熱装置では、ハロゲンランプ110を中心として、第1石英ガラス管102および第2石英ガラス管104が同心円状に配設される。そして、第2石英ガラス管104の外周壁の全周にわたって、黒色コーティング106が施され、さらに、その外側からガラス繊維108で被覆される。

以上説明したように、本発明によれば、シール部材の温度上昇抑制に有効な流体加熱装置を提供することができる。

また、本発明では、外管16の周囲に光吸収部材18が配設されるため、光の反射によるシール部材22の温度上昇が防止できる。その結果、シール部材22を冷却するための構成が不要になり、装置の簡易化および小型化が可能になる。さらに、冷却用の構成が不要になれば、該冷却用の部材が腐食するという問題も発生しないため、装置を酸やアルカリガスを含む雰囲気下で使用することができる。

This lamp heater has a structure in which a filament is inserted into a quartz glass tube, and the filament is connected to a lead terminal via a sealing member such as a molybdenum foil. Here, the molybdenum foil interposed between the filament and the lead terminal has a characteristic that it begins to oxidize at around 350 ° C. and the volume increases.
