本発明はICやLSI等の半導体素子の実装方式の一つであるTAB(Tape Automated Bonding)方式に使用されるスズ−はんだ2色めっきTABテープの製造方法に関する。

【従来の技術】
LSIの高集積化、高速化、高機能化が進み、搭載するLSIパッケージのパターンリードの微細化、多ピン化が進んでいる。これに対応したLSIパッケージとしてTABテープを用いたTCP(テープキャリアパッケージ)が用いられている。

通常TABテープには銅の配線パターンを形成した後に、LSIバンプとのボンディング性を良好にするために無電解法によりスズめっきが施されるが、スズめっき厚が0.3〜0.6μmと薄いため、LSIをボンディングした後、封止樹脂をキュアすると銅とスズの金属間化合物が形成されるため、アウターリードとプリント基板とのはんだ付け性が悪くなる。そこで、インナーリードに無電解スズめっきを施し、アウターリードにはプリント基板への予備はんだを施す代わりに、6〜l0μmの厚付け電気はんだめっきを施したスズ−はんだ2色めっきTABテープが用いられている。

図3は従来より用いられているスズ−はんだ2色めっきTABテープ1の構成例を示す。TABテープ1は、長尺状で薄い絶縁性フィルムテープから成る絶縁性フィルム2及びその上面に形成された所定のパターンの銅リードにめっきが施されたリード3を備えている。絶縁性フィルム2は、ポリイミドやポリエステル等を用いて作られた可とう性のフィルムである。またリード3のパターン形成は、絶縁性フィルム2の上面に銅箔を接着した後、リードパターンに応じたフォトエッチングを施すことにより、インナーリード4及び各インナーリード4に接続されたアウターリード5が形成される。

更に、絶縁性フィルム2のほぼ中央部には、半導体素子を収容するためのデバイスホール6が開口されている。また、絶縁性フィルム2の両サイドにはテープ搬送や位置決めを行うためのスプロケットホール7が設けられ、アウターリード5に対応して電気信号を出すためのアウターホール8が設けられている。デバイスホール6、スプロケットホール7及びアウターホール8は、パンチング加工により形成される。アウターリード5の所定のものには、半導体素子の動作テスト等を行うためのテストパッド9が接続されている。

次に、銅箔の表面の所定領域に感光性レジストを塗布する。この感光性レジストを乾燥させた後、フォトマスクを通して感光性レジストを感光させる。ついで、現像を行って所定パターンのフォトレジスト層を形成する。このフォトレジスト層をマスクとしてエッチングを行うことによりインナーリード4、アウターリード5が形成される。インナーリードにはLSIバンプとのボンディングのため無電解によりスズめっきが施され、アウターリード5にはプリント基板とのはんだ付け性を良好にするために電気はんだめっきが施される。

前記インナーリード4とアウターリード5へのめっき処理法を次に示す。リード3を形成後、インナーリード4のみにマスキングレジストを塗布し、アウターリード5のみに電気はんだめっきを施し、前記マスキングレジストを剥離した後、インナーリード4に無電解法によりスズめっきを施す。前記無電解スズめっき処理は酸洗前処理後、めっきを施し、水洗することにより形成される。

【発明が解決しようとする課題】
しかしながら、従来のスズ−はんだ2色めっきTABテープの製造方法によると、インナーリード4に無電解法スズめっきを施す際、前処理の酸洗処理でソフトエッチング性を有する酸性水溶液に浸漬すると、アウターリード5に施したはんだめっきが、めっき組成によって(Sn含有率が高い場合)ピッティング溶解し、プリント基板とのはんだ付け性を悪くするという問題がある。

そこで本発明の目的は、上記課題を解決し、無電解スズめっきの酸洗処理工程においてアウターリードに施したはんだめっきのピッティングの発生を防止するスズ−はんだ2色めっきTABテープの製造方法を提供することにある。

【課題を解決するための手段】
上記目的を達成するため、本発明は、次のように構成したものである。

(1)請求項1に記載の発明は、可とう性の絶縁性フィルム上に銅リードの配線パターンを形成した後、インナーリードのみをマスキングしてアウターリードに電気はんだめっきを施し、マスキング剤を剥離した後、前記インナーリードに無電解スズめっきを施すスズ−はんだ2色めっきTABテープの製造方法において、前記アウターリードの電気はんだめっき組成をSn60〜70%とした後、インナーリードに無電解スズめっきを施すことを特徴とするものである。

(2)また請求項2に記載の発明は、前記インナーリードには無電解スズめっきを0.5〜0.6μm施すことを特徴とするものである。

(3)また請求項3に記載の発明は、前記無電解スズめっきを施した後の、前記アウターリードのはんだめっき組成が、スズめっきの置換析出によりSn80〜90%となるようにしたことを特徴とするものである。

本発明を図3の形態に則して説明すると、可とう性を有する絶縁性フィルム2表面にインナーリード4、アウターリード5を形成した後(図1(a)(b))、インナーリード4のみにマスキングレジストを塗布し(図1(c))、アウターリード5のみに電気はんだめっきを施し(図1(d))、前記マスキングレジストを剥離した後(図1(e))、インナーリード4に無電解法によりスズめっきを施す(図1(f))ようにしたスズ−はんだ2色めっきTABテープの製造方法において、前記アウターリード5に施すはんだめっき組成を制御することにより、アウターリード5のはんだめっきに発生するピッティングを防止することができるとの前提に立ち、まず前記アウターリード5の電気はんだめっき組成をSn60〜70%とするものである(図1(d))。このようにSn含有率を下げることにより、めっき組成がピッティング溶解しなくなる。

更に、上記はんだめっきを施したアウターリード5及びインナーリードに、無電解スズめっきを、例えば0.5〜0.6μm施すが(図1(f))、上記アウターリード5の電気はんだめっき時におけるめっき組成のピッティング溶解は非常に少ないので、はんだ付け性の悪化が生じない。

一方、前記アウターリードのはんだめっき組成は、スズめっきの置換析出により、はんだ付け性に良好な組成であるSn80〜90%となる(図1(g))。即ち、アウターリードには、はんだ付け性の良好な組成Sn80〜90%にて、はんだめっきが施されると共に、インナーリードにもICチップとのボンディング性を良好にするための無電解スズめっきが施される。

【発明の実施の形態】
次に本発明によるスズ−はんだ2色めっきTABテープ製造方法の実施形態を、図3の場合を例にして説明する。

まず、接着剤が塗布されたポリイミドからなる絶縁性フィルム2にデバイスホール6、アウターホール8、及びスプロケットホール7をパンチング加工によりそれぞれ形成する。次に絶縁性フィルム2の表面に銅箔をラミネートする(図1(a))。続いて銅箔の表面にフォトレジストを所定の厚さで塗布して乾燥させる。この後、フォトレジスト上に所定のパターンのフォトマスクを配置すると共に、フォトマスクのフォトレジスト側とは反対側から光を照射することによりフォトレジストを露光する。さらにこの後、フォトレジストを現像し、フォトレジストに銅箔露出部を形成することにより銅箔の表面に所定のフォトレジストパターンを形成する。そして、フォトレジストパターンをマスクとして銅箔をエッチングし、絶縁性フィルム2の表面にインナーリード4及びアウターリード5を有する所定の配線パターンのリード3を形成し、配線パターン上のフォトレジストパターンを除去する(図1(b))。

インナーリード4及びアウターリード5へのめっきの形成は、インナーリード4にマスキングレジストを塗布し(図1(c))、アウターリード5に電気はんだめっきを施した(図1(d))。電気はんだめっきの条件は、めっき液に石原薬品製のホウフッ化浴(Unicon Tin Bright )を用い、液組成はホウフッ化スズ濃度が60〜90g/L、ホウフッ化鉛濃度が10〜40g/L、ホウフッ化水素酸濃度が100g/L、ホルマリン濃度が10m/L、光沢剤UTBNo.1濃度が40m/L、光沢剤UTBNo.2濃度が60m/Lとし、温度が17℃、電流密度が3.5A/dm2 で、膜厚は5.0〜6.0μmとし、まためっき膜組成は、めっき浴成分のホウフッ化スズ濃度とホウフッ化鉛濃度の比を変化させることにより、Sn60%、70%、80%、90%のはんだめっき試料を作製した。

その後、前記はんだめっきを施した各試料のインナーリードに塗布したマスキングレジストを溶剤で剥離し(図1(e))、酸洗前処理後、インナーリード4に無電解スズめっきを0.5〜0.6μm施した(図1(f))。酸洗前処理は処理液に過硫酸カリウム系のAD485(メルテクス社製)で、液組成をAD485濃度50g/L+硫酸を5%を添加した溶液を用い、温度が室温で30秒処理し、また、無電解スズめっきは、めっき液に石原薬品製580Mを用い、70℃、3分にて行なった。

前記無電解スズめっき後のはんだめっきを施したアウターリード5を200本観察したピッティング発生結果を図2に示す。図2より、はんだめっき組成をSn60〜70%で作製したアウターリードには、無電解スズめっき後にピッティングの発生は認められなかったのに対して、はんだめっき組成がSn80〜90%で作製したアウターリードには、ピッティングが観察された。

また、無電解スズめっきを施した後の、アウターリードのはんだめっき組成は、スズめっきが置換析出するために、Sn80〜90%のはんだ付け性の良好なめっき膜組成になることが確認された(図1(g))。

以上より、可とう性を有する絶縁性フィルム2表面にインナーリード4、アウターリード5を形成した後、インナーリード4のみにマスキングレジストを塗布し、アウターリード5のみに電気はんだめっきを施し、前記マスキングレジストを剥離した後、インナーリード4に無電解法によりスズめっきを施すスズ−はんだ2色めっきTABテープの製造方法において、前記アウターリード5に施すはんだめっき組成をSn60〜70%とした後、インナーリード4及びアウターリード5に無電解スズめっきを施すことにより、前記アウターリードのはんだめっきのピッティング発生を防止できるとともに、はんだ付け性に良好な組成をもつはんだめっき膜が得られることが確認された。

【発明の効果】
以上説明した通り、本発明のスズ−はんだ2色めっきTABテープの製造方法によれば、アウターリードの電気はんだめっき組成をSn60〜70%とした後、インナーリードに無電解スズめっきを施すことにより、前記アウターリードに施したはんだめっきのピッティングの発生を防止できるとともに、はんだ付け性、ボンディング性の良好なスズ−はんだ2色めっきTABテープを提供することができる。
