【発明の属する技術分野】
本発明は、半導体装置の製造に用いられる半導体封止成形金型を清掃するための金型清掃用樹脂組成物に関するものである。

【従来の技術】
半導体装置を製造するにあたっては、IC等の半導体チップを実装したリードフレームを半導体封止成形金型のキャビティにセットし、封止用成形材料を半導体封止成形金型に注入してキャビティに充填することによって、リードフレームの半導体チップを封止用成形材料で封止成形して行われている。

そしてこの半導体封止成形金型にあって、封止成形を続けている間に、キャビティの表面など半導体封止成形金型内が封止用成形材料のワックス(WAX)ブリード分及び樹脂の未硬化分などで汚れ、そのまま封止成形を継続すると、封止成形品の外観不良や成形不良などが発生する等のトラブルが起こるおそれがある。

そこで、金型清掃用樹脂組成物を用いて半導体封止成形金型を定期的に清掃することが従来から行われている。金型清掃用樹脂組成物としては、例えば特開平9−57762号公報(特許文献1)、特開平7−292262号公報(特許文献2)、特開昭63−246210号公報(特許文献3)、特開昭55−123669号公報(特許文献4)、特開昭55−113517号公報(特許文献5)などで提供されているアミノ系樹脂成形材料が用いられるものであり、半導体封止成形金型にアミノ系樹脂成形材料を注入して硬化させ、そして硬化させた成形物を半導体封止成形金型から脱型すると、脱型の際に半導体封止成形金型内の表面の汚れがこの成形物と一緒に剥がれ、半導体封止成形金型内の表面を清掃することができるのである。

【発明が解決しようとする課題】
上記のように金型清掃用樹脂組成物を半導体封止成形金型に注入・成形して半導体封止成形金型を清掃するにあたって、半導体封止成形金型内には半導体チップを実装していないダミーのリードフレームをセットして、金型清掃用樹脂組成物を注入・成形している。これは、リードフレームをセットしないで金型清掃用樹脂組成物を半導体封止成形金型内に注入すると、半導体封止成形金型内に隙間ができて樹脂漏れが発生するためである。

しかしながら、このように半導体封止成形金型内にダミーのリードフレームをセットして金型清掃用樹脂組成物を注入・成形すると、半導体封止成形金型から脱型した成形物には金属のリードフレームがインサートされて一体化されていることになり、この脱型した成形物を焼却処分することができなくなるという問題を有するものであった。

また、金型内にダミーのリードフレームをセットして金型清掃用樹脂組成物を注入・成形すると、金型から成形品を脱型した際にエアーベント部にバリや金型パーティング面に薄バリが残ってしまい、金型のバリ除去作業にかなりの時間を要するという問題を有するものであった。

さらに、上記のように金型内にダミーのリードフレームがセットされていると、金型清掃用樹脂組成物がキャビティ末端部まで行き渡らないことがあり、これにより充填不足が発生し、金型から成形品を脱型しても半導体封止成形金型内の表面に汚れが残るという問題も有するものであった。

本発明は上記の点に鑑みてなされたものであり、脱型した成形物を焼却処分することが可能になる金型清掃用樹脂組成物を提供することを目的とするものである。

また、本発明は、金型清掃作業時のバリ除去作業を簡易にすることが可能になる金型清掃用樹脂組成物を提供することを目的とするものである。

さらに、本発明は、金型内にダミーのリードフレームがセットされていてもキャビティへの充填性が良好である金型清掃用樹脂組成物を提供することを目的とするものである。

【課題を解決するための手段】
本発明の請求項1に係る金型清掃用樹脂組成物は、半導体封止成形金型内のリードフレームがセットされる箇所に布をセットし、この状態で半導体封止成形金型内に金型清掃用樹脂組成物を注入して成形し、成形物を半導体封止成形金型から脱型することによって、半導体封止成形金型内を清掃するための金型清掃用樹脂組成物であって、アミノ系樹脂及び鉱物質類粉体を含有すると共に、鉱物質類粉体の含有量が組成物全量に対して5〜30質量%であり、かつ、最大粒径180μm以下で粒径100μm以上の鉱物質類粉体の含有量が鉱物質類粉体全量に対して5質量%以下であることを特徴とするものである。

【発明の実施の形態】
以下、本発明の実施の形態を説明する。

図3は半導体封止成形金型1の一例を示すものであり、図3(a)のようにポット10を上面に開口させて設けた下型11と、ポット10に対応してカル部12を下面に設けた上型13とから形成するようにしてある。ポット10は図3(b)のように複数個のものが一列に配置して設けられており、各ポット10にはプランジャー17が上下駆動自在に設けてある。また各ポット10の左右両側にはそれぞれ下型11の上面においてキャビティ凹部6aが設けてある。キャビティ凹部6aは各ポット10に対応した個数がポット10の両側に一列ずつ設けられており、各列のキャビティ凹部6aを囲むようにリードフレームセット用凹段部14が下型11の上面に設けてある。この下型11の各キャビティ凹部6aに対応する位置において上型13の下面にキャビティ凹部6bが設けてあり、下型11と上型13を型締めしたときに上下のキャビティ凹部6a,6bによってキャビティ6が形成されるようにしてある。

下型11の上面において各キャビティ凹部6aのポット10側の端部には下ランナー15aが凹設してあり、各キャビティ凹部6aのポット10と反対側の端部にはエアーベント16が設けてある。また上型13の下面において各カル部12のキャビティ凹部6b側の端部には上ランナー15bが凹設してあり、下型11と上型13を型締めしたときに上下のランナー15a,15bの端部同士が一致して、ポット10及びカル部12とキャビティ6とを連通させるランナー15が形成されるようにしてある。

上記のように形成される半導体封止成形金型1で半導体装置を封止成形して製造するにあたっては、図4(a)に示すようなリードフレーム4を用いる。このリードフレーム4はフレーム部18と、上記のキャビティ6に対応して設けられているチップ搭載パッド部19とから形成してあり、各チップ搭載パッド部19にはICチップなどの半導体チップ(図示は省略)が搭載してある。そしてリードフレーム4を図4(b)のように下型11のリードフレームセット用凹段部14に嵌め込むことによって、半導体チップを搭載した各チップ搭載パッド部19を各キャビティ6にセットし、ポット10内に封止用成形材料のタブレットを投入した後、下型11と上型13を型締めする(図4(b)においてリードフレーム4を斜線で示す)。この後、プランジャー17を上動させて封止用成形材料をポット10からランナー15を通して注入してキャビティ6に充填することによって、キャビティ6内においてリードフレーム4のチップ搭載パッド部19と共に半導体チップを封止成形し、半導体装置を得ることができるものである。

上記のようにして封止成形を繰り返していると、やがてキャビティ6の表面など半導体封止成形金型1内が封止成形材料のワックスブリード分などで汚れてくるので、このような汚れを金型清掃用樹脂組成物2を用いて落とすのである。

本発明において金型清掃用樹脂組成物2としては、少なくともアミノ系樹脂及び鉱物質類粉体を含有するものを用いる。

アミノ系樹脂としては、メチロール化メラミン樹脂を用いる。

特に、アミノ系樹脂の全量がメチロール化メラミン樹脂であることが、以下の理由により好ましい。すなわちメチロール化メラミン樹脂は、その他のアミノ系樹脂に比較して、メチロール基やイミド基を数多く有しており、これらの官能基によって金型清掃性(汚れ除去性)を向上させることができるものである。メチロール化メラミン樹脂以外のアミノ系樹脂として例えばメチロール化メラミン−フェノール共縮合樹脂を挙げると、この樹脂は、メラミンがメチロール化する部分にフェノール樹脂を反応させて得られる樹脂であるため、1分子中におけるメチロール基が少なくなり、金型清掃性がメチロール化メラミン樹脂より劣るおそれがある。よって、アミノ系樹脂の全量がメチロール化メラミン樹脂である方が、最も多くのメチロール基及びイミド基を確保することができ、これらの官能基によって金型清掃性を向上させることができるのである。

一方、鉱物質類粉体としては、例えば、溶融シリカ、結晶シリカ、水酸化アルミニウム、ケイ酸ジルコン、アルミナ、炭酸カルシウム、酸化ジルコン、タルク、クレー、硫酸バリウム、アスベスト粉などを用いることができる。

ただし、どのような鉱物質類粉体を用いる場合であっても、鉱物質類粉体の含有量は金型清掃用樹脂組成物2全量に対して5〜30質量%である。鉱物質類粉体の含有量が5質量%未満であると、汚れ除去性に欠けるものであり、逆に30質量%を超えると、金型清掃用樹脂組成物2の成形時の流動性が低下し、充填不足が発生するものである。

また、どのような鉱物質類粉体を用いる場合であっても、最大粒径180μm以下で粒径100μm以上の鉱物質類粉体の含有量は鉱物質類粉体全量に対して5質量%以下(実質上の下限は3質量%)である。一般に鉱物質類粉体はある一定の粒径分布を有しているが、上記のように最大粒径を180μmに設定すると共に、粒径100〜180μmの範囲にある鉱物質類粉体の含有量を鉱物質類粉体全量に対して5質量%以下に設定してあると、鉱物質類粉体の粒径が全体として細かくなり、ダミーのリードフレームとして後述する布5が半導体封止成形金型1内にセットされていても、金型清掃用樹脂組成物2をキャビティ6末端部まで行き渡らせることができ、良好な充填性を得ることができるものである。しかし、最大粒径が180μmを超える鉱物質類粉体を用いたり、粒径100μm以上の鉱物質類粉体の含有量が5質量%を超えていたりすると、鉱物質類粉体の粒径が全体として大きくなり、鉱物質類粉体が布5の繊維の隙間に詰まって、金型清掃用樹脂組成物2をキャビティ6末端部まで行き渡らせることができなくなり、これにより充填不足が発生するものである。

さらに、鉱物質類粉体の新モース硬度は6〜12である。新モース硬度が上記の範囲にある鉱物質類粉体を用いると、この鉱物質類粉体によって半導体封止成形金型1の表面に付着している汚れに傷を付けることができ、これにより汚れの剥離が促進されて、金型清掃性をさらに向上させることができるものである。しかし、鉱物質類粉体の新モース硬度が6未満であると、上記のような効果が得られないおそれがあり、逆に鉱物質類粉体の新モース硬度が12を超えると、汚れ以外に半導体封止成形金型1の表面自体に傷を付けるおそれがある。

金型清掃用樹脂組成物2には、アミノ系樹脂及び鉱物質類粉体のほか、基材としてパルプ、綿粉、熱可塑性樹脂繊維などを、離型剤としてステアリン酸、ステアリン酸亜鉛、モンタン酸、カルボキシル基含有ポリオレフィンなどを、硬化促進剤として無水フタル酸などを配合することができ、さらに必要に応じてアミノシラン、エポキシシラン等のシランカップリング剤、着色剤などを配合することができる。

そして、上記のアミノ系樹脂及び鉱物質類粉体、必要に応じてその他の成分を配合し、これをボールミルにて均一に粉砕、混合した後、この混合物をロールにてシート化し、その後、このシートを粉砕することによって、粒状の金型清掃用樹脂組成物2を調製することができる。あるいは、上記のアミノ系樹脂及び鉱物質類粉体、必要に応じてその他の成分を配合し、これをニーダーやロールで加熱、混練した後、この混練物を冷却固化し、その後、この固化物を粉砕することによって、粉粒状の金型清掃用樹脂組成物を調製することができる。

上記のようにして得られる金型清掃用樹脂組成物2の溶融硬化時間(ゲルタイム)は20〜40秒であることが好ましい。溶融硬化時間がこの範囲を外れる金型清掃用樹脂組成物2を用いる場合であっても、厚型パッケージ(例えば、厚さ2.4〜3.2mmのQFP)を製造するための金型を清掃したり、シングルタイプ(1個取り)の金型を清掃したりする場合であれば、キャビティへの充填性は比較的良好であるが、薄型パッケージ(例えば、厚さ0.8〜1.2mmのTQFPやTSOP)を製造するための金型を清掃したり、スルーゲートマルチマトリックスタイプ(多数個取り)の金型を清掃したりする場合であると、金型清掃用樹脂組成物2が流動する隙間が狭くなるため、金型清掃用樹脂組成物2の流動性に悪影響が及び、成形性が低下するおそれがある。具体的には、溶融硬化時間が20秒未満であると、金型清掃用樹脂組成物2がキャビティ末端部に行き渡るまでに粘度が急激に上昇して充填不足が発生するおそれがあり、逆に溶融硬化時間が40秒を超えると、エアーベント部にバリや金型パーティング面に薄バリが残るおそれがある。しかし、溶融硬化時間が20〜40秒である金型清掃用樹脂組成物2を用いるようにすれば、厚型パッケージを製造するための金型やシングルタイプの金型を清掃する場合はもちろん、薄型パッケージを製造するための金型やスルーゲートマルチマトリックスタイプの金型を清掃する場合であっても、バリの発生を防止することができると共に、キャビティへの充填性がさらに良好となるものである。

また、金型清掃用樹脂組成物2は、既述のとおり、粒状や粉粒状として調製することができるが、このような形態の金型清掃用樹脂組成物2を公知のタブレット成形機を用いてトランスファー成形用にタブレット化してもよい。このようにすると、金型清掃時に金型清掃用樹脂組成物2の計量をする手間を省くことができ、金型清掃の作業効率を向上させることができるものである。なお、以下においては、金型清掃用樹脂組成物2の形態がタブレットである場合について説明するが、これに限定されるものではない。

連続して封止成形した後の半導体封止成形金型1の清掃を行うにあたっては、まず下型11と上型13を開いてポット10に金型清掃用樹脂組成物2のタブレットを投入する。次に、下型11の上面に布5を敷いてセットする。この布5としては、綿や、ポリエステル、ビニロン、ポリプロピレン、ナイロン、テトロンなどの熱可塑性樹脂繊維、ガラス繊維などから作製した不織布や織布を用いることができるものであり、溶融状態の成形材料が浸透することができる通液性を有するものを用いるものである。この布5はキャビティ6の開口部(キャビティ凹部6aの上面の開口)を覆うように配置されるものであるが、リードフレーム4より大きい布5を用い、図2(a)に示すように下型11に設けられたポット10、ランナー15(下ランナー15a)、キャビティ6(下キャビティ6a)、エアーベント16の総てを覆うように布5を下型11の上に載置するのが好ましい。布5は図2(b)のように下型11からはみ出すよう載置するようにしても差し支えない。

このように下型11の上面に布5を載置した後、図1(a)に示すように下型11と上型13を型締めする。このとき、布5はリードフレームセット用凹段部14以外の箇所では下型11と上型13の間で強く圧縮される。次に、プランジャー17を上動させて、ポット10内で溶融した液状の金型清掃用樹脂組成物2をポット10から押し出し、図1(b)に示すように金型清掃用樹脂組成物2をカル部12とランナー15を通して注入する。このとき、溶融状態の金型清掃用樹脂組成物2は通液性(通気性)の布5を浸透しながらカル部12やランナー15を流れる。そしてさらにプランジャー17を上動させることによって、図1(c)のように金型清掃用樹脂組成物2をキャビティ6内に充填させる。このとき、液状の金型清掃用樹脂組成物2は通液性の布5を浸透しながら流れてキャビティ6内に充填されるものである。また、下型11と上型13の間に布5がセットしてあるので、下型11と上型13の間の隙間から金型清掃用樹脂組成物2が漏れて流れ出すようなことを防ぐことができるものである。なお、図1(c)の状態においては、布5と上型13のキャビティ凹部6bとは接触しておらず、これらの間には、布5を浸透して流れ出てきた金型清掃用樹脂組成物2の層が存在している。

このように金型清掃用樹脂組成物2をキャビティ6に充填させる成形を行い、金型清掃用樹脂組成物2を硬化させる。そして金型清掃用樹脂組成物2を硬化させた後、下型11と上型13を分離させて型開きを行い、金型清掃用樹脂組成物2が硬化した成形物3を脱型するものである。金型清掃用樹脂組成物2の成形物3を脱型する際に、半導体封止成形金型1内のキャビティ6の表面の汚れや、カル部12、エアーベント16などの表面の汚れがこの成形物3と一緒に剥がれ、半導体封止成形金型1内の表面を清掃することができるのである。この清掃のための成形は、半導体封止成形金型1の汚れの状態により異なるが、3ショット〜10ショット程度繰り返して行い、半導体封止成形金型1の表面の汚れが除去されたことを確認して終了とするのがよい。

そしてこのように半導体封止成形金型1から脱型した成形物3には布5がインサートされているが、布5はリードフレーム4のような金属ではないので、成形物3は支障なく焼却処理することができる。また、上記のように清掃のために金型清掃用樹脂組成物2を成形するにあたって、キャビティ6の周囲、ランナー15の周り、エアーベント16の周りに薄いバリが生じ、成形物3を脱型する際にこのバリは半導体封止成形金型1の表面に残り易いが、キャビティ6、ランナー15、エアーベント16の周囲には布5が存在しているので、この薄いバリは布5に付着しており、成形物3を半導体封止成形金型1から脱型する際に薄いバリも布5に付着した状態で半導体封止成形金型1の表面から剥離されることになる。従って薄いバリが半導体封止成形金型1の表面に残ることが無くなり、この薄いバリを半導体封止成形金型1から除去する作業が不要になって、半導体封止成形金型1を清掃する際の作業性が向上するものである。

上記の図1〜図4の実施の形態は、下型11にポット10を設けた半導体封止成形金型1を示すものであり、ポット10に金型清掃用樹脂組成物2を投入した後に、下型11の上に布5を設置し、さらに下型11と上型13を型締めして、成形を行うようにしたが、図5に示す実施の形態のように、上型13にポット10を設けた半導体封止成形金型1を用い、下型11の上に布5を設置し、下型11と上型13を型締めした後に、ポット10に金型清掃用樹脂組成物2を投入して、成形を行うようにしてもよい。また、図1〜図4及び図5の実施の形態は、トランスファー成形用の半導体封止成形金型1を示すものであるが、圧縮成形用の半導体封止成形金型1や、射出成形用の半導体封止成形金型1に本発明を適用することもできるものである。

【実施例】
以下、本発明を実施例によって具体的に説明する。

(金型清掃用樹脂組成物)
アミノ系樹脂として、メチロール化メラミン樹脂である松下電工(株)製「CP9012」、メチロール化メラミン−フェノール共縮合樹脂である松下電工(株)製「MI002R」を用いた。なお、M:メラミン、F:ホルムアルデヒド、Ph:フェノールとすると、上記「CP9012」は、F/M=1.4〜1.8(質量比)に設定して調製されたものであり、一方、上記「MI002R」は、F/(M+Ph)=1.2〜1.8(質量比)、M/Ph=95/5〜70/30(質量比)に設定して調製されたものである。

また、鉱物質類粉体として、結晶シリカである(株)龍森製「3K」(新モース硬度7)及び「NX−7」(新モース硬度7)、溶融シリカである(株)龍森製「FS762C」(新モース硬度7)、アルミナである住友化学工業(株)製「AL32」(新モース硬度12)を用いた。

さらに、基材としてパルプを、離型剤としてステアリン酸亜鉛である大日化学製「ダイWAX ZF」を、硬化促進剤として無水フタル酸を用いた。

そして、上記のアミノ系樹脂、鉱物質類粉体及びその他の成分を表1に示す配合量で配合し、これをボールミルにて表1に示す時間、均一に粉砕、混合した後、この混合物をロールにてシート化し、その後、このシートを粉砕機で粉砕することによって、粒状の金型清掃用樹脂組成物2を調製した。

このようにして得た金型清掃用樹脂組成物2について、170℃におけるスパイラルフローを測定した。この結果を表1に示す。

また、各金型清掃用樹脂組成物2について、170℃における溶融硬化時間(ゲルタイム)をキュラストメーター(日合商事(株)製「キュラストメーターW型」)を用いて測定した。具体的には、半導体封止成形金型1に金型清掃用樹脂組成物2を投入した後、型締めし、金型温度を170℃に設定して、金型清掃用樹脂組成物2が溶融している状態から溶融時のトルクが0.1kgに達するまでの時間を測定し、この時間を溶融硬化時間とした。この結果を表1に示す。

(不織布使用時金型充填性)
各金型清掃用樹脂組成物2について、布5として不織布を使用したときの各種金型のキャビティ6への充填性を評価した。具体的には、以下のとおりである。

(1)半導体封止成形金型1として、図6(a)のように1つのポット10について4つのキャビティ6を設けた14□QFP(肉厚2.4mm)成形用の金型を用い、また布5として、金型ライナー用不織布である小津産業(株)製「BA839」を用い、金型温度175℃、キュアー180秒、成形圧力6.86MPa(70kgf/cm2)の条件で、清掃のための成形を行った。

(2)半導体封止成形金型1として、図6(a)のように1つのポット10について4つのキャビティ6を設けた14□LQFP(肉厚1.4mm)成形用の金型を用い、また布5として、金型ライナー用不織布である小津産業(株)製「BA839」を用い、金型温度175℃、キュアー180秒、成形圧力6.86MPa(70kgf/cm2)の条件で、清掃のための成形を行った。

(3)半導体封止成形金型1として、図6(b)のように1つのポット10について4つのキャビティ6(これを1連目キャビティ7とする)を設け、さらに各1連目キャビティ7にそれぞれ1つのキャビティ6(これを2連目キャビティ8とする)を連ねて設けたTSOP(肉厚1.0mm=400mil.)成形用の2連スルーゲートタイプ金型を用い、また布5として、金型ライナー用不織布である小津産業(株)製「PO300P」を用い、金型温度175℃、キュアー180秒、成形圧力6.86MPa(70kgf/cm2)の条件で、清掃のための成形を行った。

そして(1)〜(3)の各場合について充填性を観察した。これらの結果を表1に示す。

(汚れ除去性)
半導体封止成形金型1として、TO200成形用の金型を用い、また封止用成形材料として、ビフェニル系材料を用い、500ショット連続成形することによって、TO200を製造した。その後、ダミーのリードフレーム(具体的には、小津産業(株)製「BA142」を布5として)を用い、金型温度175℃、キュアー180秒、成形圧力6.86MPa(70kgf/cm2)の条件で、清掃のための成形を行った。この成形は清掃が完了するまで行い、清掃に必要なショット回数をカウントすることによって、汚れ除去性を評価した。

上記のように本発明の請求項1に係る金型清掃用樹脂組成物は、半導体封止成形金型内のリードフレームがセットされる箇所に布をセットし、この状態で半導体封止成形金型内に金型清掃用樹脂組成物を注入して成形し、成形物を半導体封止成形金型から脱型することによって、半導体封止成形金型内を清掃するための金型清掃用樹脂組成物であって、アミノ系樹脂及び鉱物質類粉体を含有すると共に、鉱物質類粉体の含有量が組成物全量に対して5〜30質量%であり、かつ、最大粒径180μm以下で粒径100μm以上の鉱物質類粉体の含有量が鉱物質類粉体全量に対して5質量%以下であるので、以下のような効果が得られる。すなわち、鉱物質類粉体の含有量が上記の範囲であることによって、金型清掃用樹脂組成物の成形時の流動性が低下せず、充填不足の発生を防止することができ、汚れ除去性に欠けるようなことがなくなるものである。また、上記のような粒径分布を有する鉱物質類粉体を用いることによって、鉱物質類粉体の粒径が全体として細かくなり、ダミーのリードフレームとして布が半導体封止成形金型内にセットされていても、金型清掃用樹脂組成物をキャビティ末端部まで行き渡らせることができ、良好な充填性を得ることができるものである。さらに、布をセットすることによって半導体封止成形金型の隙間から金型清掃用樹脂組成物が漏れることを防ぐことができるものであり、また半導体封止成形金型から脱型した成形物には布がインサートされているが、布はリードフレームのような金属ではなく、成形物を支障なく焼却処理することができるものである。
