【発明の属する技術分野】
本発明は、パルスレーザ光を加工対象物に照射して微細な形状を現出させるレーザ加工を行う前に、レーザ加工に最適な加工条件を自動的に設定するレーザ加工条件自動設定方法およびレーザ加工条件自動設定装置に関するものである。

【従来の技術】
従来から、レーザ光を加工対象物に照射することにより所定の形状を現出させるレーザ加工技術が知られている。このレーザ加工技術は、微細形状の加工に適しており、各種工業製品の小型化、高密度化の要請が高まってきた今日、あらゆる分野に導入されてきた。例えば、高い寸法精度が要求されるインクジェットヘッドを製造する工程にもレーザ加工技術は導入されつつあり、特開平1−294047号公報、特開平2−121845号公報には、紫外線レーザビーム(エキシマレーザ光)を用いてインクジェットヘッドのインク流路を形成する技術が掲載されている。同様に、米国特許第5,291,226号公報にも、樹脂テープにエキシマレーザ光を照射することで、インク流路等を形成する技術が記載されている。

また、特開平8−118660号公報には、レーザー加工時に生じる副生成物が樹脂部材へ付着することを防止するためにメカマスクを設け、このメカマスクを介してレーザ光を樹脂部材に照射し、インク流路の加工形成を行う技術が掲載されている。さらに、特開平7−304179号公報には、流路溝の幅方向の断面をテーパ状に形成するために、エキシマレーザ光の照射位置を移動させて断面を階段状に加工する技術が掲載されている。

このように、レーザー加工技術を用いれば、インクジェットヘッドを初めとする微細形状の各種製品を作製することができる。

一方、技術の進歩に伴い、微細形状をなす各種製品の小型化、高密度化の要請のみならず、レーザ加工過程の高効率化、迅速化の要請も高まってきた。このレーザ加工過程の高効率化、迅速化を図るには、実際にレーザ照射を行う前段階において、マスクの形状、レーザ出力等の加工条件を効率よく設定することが極めて重要となる。即ち、設定された加工条件に従ってレーザ加工が行われるが、所望の微細形状を得るのに最適な加工条件を的確かつ迅速に設定することができれば、レーザ加工過程の高効率化、迅速化を図ることができる。

しかし、上記の何れの公報も、加工対象物にレーザ光を照射する加工方法自体に特徴がある技術を開示しているに過ぎず、レーザ照射を行う前段階における加工条件の設定方法については全く開示していない。そのため、上記各公報の技術では、レーザ照射の前段階における加工条件の設定作業効率を高めることにより、レーザ加工過程の高効率化、迅速化を図ることは困難である。

また、一般的に加工条件は、製品の設計図面をもとに、オペレータの蓄積してきた経験や勘に基づいて設定されるものである。しかし、極めて高度な寸法精度が要求される微細加工においては、必ずしも最適な加工条件を設定できるとは限られず、オペレータが設定した加工条件に従って実際に加工しても、所望の形状が現出しない事態が多々発生する。所望の形状を得ることができなかった場合は、所望の形状が現出するまで何度も加工条件を設定して加工し直す必要があり、加工時間の増加や、マスクの制作費等の向上によるコスト高を引き起こすことになる。

尚、微細加工過程の効率向上を図った技術として、特開平7−302108号公報に記載されたコンピュータシミュレーション付きNC制御微細加工方法がある。この技術は、加工中に得られる加工音等の情報に基づいてシミュレーションを行い、このシミュレーションにより微細加工過程の効率向上を図るものである。しかし、この技術は、あくまで加工途中で加工指令を修正するためのものであり、この技術を用いても、加工開始前に加工中のレーザ出力等の条件を最適に設定することはできない。また、この技術は、マスクの使用が必要となるインクジェットヘッドの流路形成等は考慮していないため、マスクの形状等の設定方法については何ら開示されていない。

【発明が解決しようとする課題】
本発明は、このような事情に鑑みてなされたものであり、加工対象物にレーザ照射を行う前段階において、所望の微細形状を得るのに最適な加工中の加工条件を的確かつ迅速に設定して、レーザ加工過程の高効率化、迅速化を図ることができるレーザ加工条件自動設定方法およびレーザ加工条件自動設定装置を提供することを目的とする。

【課題を解決するための手段】
上記課題を解決するために、請求項1記載の発明は、マスクの開口を介してパルスレーザ光を加工対象物に照射することにより加工を行うレーザ加工の加工条件を設定する方法であって、加工対象物の最終加工形状を示す設計図面データを入力する工程と、加工対象物の素材を入力する工程と、加工対象物の素材別の加工条件に基づいて、加工対象物の素材と最終加工形状とに応じた最適加工条件を決定する工程と、マスクの開口を特定するためのマスクデータに基づいて、最終加工形状に応じたマスクパラメータを決定する工程と、パルスレーザ光による加工対象物の加工速度を制御するための加工速度データに基づいて、最終加工形状、最適加工条件及びマスクパラメータに応じた加工速度プロファイルを決定する工程と、最適加工条件、マスクパラメータ及び加工速度プロファイルに基づいて、加工対象物に加工を施した場合の予想加工形状をシミュレーションにより算出する工程と、最終加工形状と予想加工形状とを比較して、誤差を算出する工程と、誤差が許容誤差値以内のときは、レーザ加工を開始させ、誤差が許容誤差値を越えるときは、誤差に基づいて最適加工条件、マスクパラメータ又は加工速度プロファイルのうち少なくとも一つを再び決定する工程と、を備えることを特徴とする。

請求項1記載の発明によれば、設計図面データとして入力された加工対象物の最終加工形状を基に、レーザ加工を開始する前に加工中のレーザ出力等の最適加工条件を設定することができ、さらに、マスクのパラメータや、レーザ加工中におけるレーザ光の照射位置と加工対象物との相対的な移動速度のプロファイルである加工速度プロファイルをも自動的に設定することができるため、レーザ加工過程の高効率化を図ることが可能となる。

【発明の実施の形態】
以下、本発明のレーザ加工条件自動設定方法およびレーザ加工条件自動設定装置の好適な実施形態について詳細に説明する。

まず、図1を用いて、本実施形態の加工条件自動設定方法およびレーザ加工条件自動設定装置が適用されるレーザ加工装置について説明する。レーザ加工装置の加工対象となる加工対象物10は、加工テーブル11上に載置されている。加工対象物10を照射するレーザ光の発生源として、レーザ発生制御部25による制御に従ってパルスレーザ光を発生するレーザ発生装置1が設けられている。尚、本実施形態では、レーザ発生装置1としてエキシマレーザを用いたが、レーザの種類はこれに限定されない。そして、このレーザ発生装置1と加工対象物10との間には、レーザ発生装置1で発生したパルスレーザ光を加工対象物10へ導くミラー2〜4が配置されている。

ミラー2〜4の他、パルスレーザ光の光路上には、絞り5、シャッター6、マスク7が、ミラー3とミラー4との間に順に配置されており、更に、ミラー4と加工対象物10との間にレンズ8が配置されている。マスク7の開口の形状や寸法は、後述のように、形成される形状に応じて制御部15により適宜設定される。レンズ8は、マスク7の開口を通過したパルスレーザ光を、マスク7の開口の形状で加工対象物10の加工面に結像させるように焦点が合わされている。また、レンズ8の焦点を合わせるために、レンズ8の焦点位置を調節する焦点用駆動装置9が備えられている。尚、シャッター6の開閉、焦点用駆動装置9の駆動は制御部15により制御される。

加工対象物10を搭載する加工テーブル11は、加工テーブル駆動装置12によって、図中の左右方向(Y方向)、上下方向(Z方向)、Y方向とZ方向に直交するX方向、さらに、Z方向を中心軸とする回転方向(θ方向)に移動される。尚、X方向やY方向を中心軸として加工テーブル11を回転させても良い。加工対象物10にパルスレーザ光を照射しながら加工テーブル11をY方向又はX方向に移動させることにより、加工対象物10の表面に一定幅の溝を形成することができる。また、加工テーブル11のZ方向の移動により、加工対象物10上に形成される溝の幅を変化させることができる。例えば、幅の広い溝を形成したい場合は、加工テーブル11を上方へ移動させ、反対に、幅の狭い溝を形成したい場合は、加工テーブル11を下方へ移動させれば良い。

また、加工テーブル11の近傍には、加工対象物10を撮像する計測カメラ13が設置されている。さらに、計測カメラ13には、ピントを調整する焦点用駆動装置14が備えられている。計測カメラ13で撮像された加工対象物10の画像情報は、制御部15で加工対象物10のX、Y方向の位置情報に変換される。一方、焦点用駆動装置14で得られた焦点の情報は、制御部15で加工対象物10表面のZ方向の位置情報に変換される。即ち、計測カメラ13、焦点用駆動装置14、そして、制御部15によって、加工対象物10の原点の位置決めがなされる。

また、本実施形態の制御部15は、上述した種々の機能の他、レーザ加工を開始する前に、加工中のレーザ発生装置1のレーザ出力等の加工条件を最適なものに自動設定する機能も備えている。以下、制御部15の加工条件自動設定機能について説明する。

図2は、制御部15内のレーザ加工条件自動設定装置を示す構成図である。所定の演算処理を行うCPU16に、設計図面データ入力部17、素材入力部18が接続されている。設計図面データ入力部17により、加工対象物10の最終形状を示した設計図面のデータが入力される。また、素材入力部18により、加工対象物10の素材が入力される。設計図面データ及び素材の入力は、CADから直接情報を送ることにより行われる。尚、CADによらず、オペレータによるキーボード操作でも入力することができる。レーザ加工条件自動設定装置は、加工対象物10を、設計図面データ入力部17で入力された最終形状(以下、「最終加工形状」という。)に限りなく近い形状に加工できるように、後述の種々の加工条件を決定していく。

CPU16には、更に、素材別加工条件記憶手段19、マスクデータ記憶手段20、加工速度データ記憶手段21、そして、許容誤差値記憶手段22が接続されている。

素材別加工条件記憶手段19には、加工対象物10の素材別の加工条件データが予め蓄積されている。この加工条件データとしては、レーザ出力と加工深さの関係、フルエンス(fluence)と加工深さの関係、パルスレーザ周波数と加工深さの関係等がある。これらの加工条件データは、例えば、加工対象物10がレーザ光を吸収しにくい素材の場合は、レーザ出力に対する加工深さが浅いデータとなっており、反対に、加工対象物10が紫外線を吸収し易い素材の場合は、レーザ出力に対する加工深さが深いデータとなっている。そして、素材別加工条件記憶手段19に蓄積された加工条件データの中から、上述の素材入力部18で入力された加工対象物10の素材に対応した加工条件が選択される。

更に、この素材に対応した加工条件に基づいて、最終加工形状を現出させるために最も適したレーザ出力、フルエンス、パルスレーザ周波数等が、最適加工条件としてCPU16により決定される。この最適加工条件を決定する場合、まず、加工対象物10の最終加工形状は、表面の傾斜角が変わる節々で区切られ、複数の区分に分割される。そして、この分割された各区分ごとに最適加工条件が決定される。

ここで、図3を参照して、最適加工条件の決定方法の一例を示す。図3(a)は、設計図面データ入力部17により入力された、ある加工対象物10の最終形状を示す断面図である。この図において、加工対象物10は、図面の左から右方向に移動し、パルスレーザは、図面上方から照射される。ます、最終加工形状を示す断面図は、図3(b)のように、表面の傾斜角が変わる節々で区切られ、複数の区分A〜Hに分割される。そして、分割された各区分ごとに、最適なレーザ出力、フルエンス、パルスレーザ周波数が決定される。例えば、区分A,Hではレーザ照射を行う必要がないため、レーザ出力は0(J/cm2)になる。また、レーザ加工を迅速に行うために、区分Bよりも深く加工する必要のある区分Dにおいては、例えばレーザ出力やパルスレーザ周波数を高く設定する。尚、加工深さの調整を後述の加工速度だけで行う場合、区分B〜Gのレーザ出力等は全て等しくされる。

次に、CPU16に接続されたマスクデータ記憶手段20について説明する。マスクデータ記憶手段20には、マスク7の開口を特定するためのマスクデータが予め蓄積されている。このマスクデータとしては、マスク7の開口の形状、寸法、寸法公差などがある。そして、上述のように傾斜角の違いで分割された最終加工形状の各区分の形状に応じて、マスク7の開口形状等のマスクパラメータがCPU16により決定される。

ここで、図4〜図6を参照して、マスクパラメータの決定方法の一例を示す。例えば、図4(a)のように、矩形溝を加工対象物10に形成する場合は、図5(a)に示すように、マスク7の開口形状を正方形もしくは長方形とする。また、図4(b)のように、底部分の断面がU字状の溝を形成する場合は、図5(b)に示すように、マスク7の開口形状を楕円形とする。さらに、図4(c)のように、底部分の断面がV字状の溝を形成する場合は、図5(c)に示すように、マスク7の開口形状を三角形にしたり、図5(d)に示すように、五角形にすればよい。

これらのマスク7は、図6(a)のように、回動可能な円盤状のマスク台23の外周に並設されている。円盤状のマスク台23が回動することにより、最終加工形状を形成するのに最も適したマスクを選択することが可能となる。尚、マスク7の選択方法は、図6(a)のような回動式に限られない。例えば、図6(b)のように、複数のマスク7を摺動させる方式でもよい。

マスク7の開口の寸法は、加工対象物10に一定の加工幅を形成する場合は、その加工幅に応じて決定される。一方、加工対象物10の加工幅が変化する加工を行う場合は、マスク7の開口の寸法は、最終加工形状の最小の加工幅に応じて決定される。マスク7の開口の幅がこれよりも大きいと、加工対象物10に最小の加工幅を形成することができないためである。また、マスク7の開口の幅が最終加工形状の最小の加工幅に応じた寸法よりも小さい場合、最小の加工幅を形成することは可能であるが、デフォーカス状態で加工することになり、一部で加工精度が低下する可能性がある。尚、マスク7の開口の寸法は、例えば、パルスレーザ光を透過させない仕切り板をマスクに設け、この仕切り板を摺動させることで変化させることができる。

また、マスク7の開口の寸法公差も、マスクデータ記憶手段20に予め蓄積されたマスクデータを基に、最終加工形状と対応するように決定される。例えば、最終加工形状が、高度な寸法精度が要求される複雑な形状の場合、マスク7の開口の寸法公差は、小さな値に設定される。一方、最終加工形状が、寸法精度がさほど要求されない簡略な形状の場合は、マスク7の開口の寸法公差は、大きな値に設定される。

次に、CPU16に接続された加工速度データ記憶手段21について説明する。加工速度データ記憶手段21には、加工対象物10の最終加工形状、レーザ出力等の最適加工条件及びマスクパラメータに対応した加工速度データが予め蓄積されている。そして、最終加工形状等に応じて、加工速度のプロファイルがCPU16により決定される。ここでいう加工速度とは、レーザ加工中におけるレーザ光の照射位置と加工対象物10との相対的な移動速度を意味し、加工速度データには移動加速度のデータも含まれる。本実施形態では、パルスレーザ光の照射位置を固定した状態で加工テーブル11を移動させるため、加工テーブル11の速度が加工速度となる。尚、本実施形態とは反対に、加工テーブル11を固定し、パルスレーザ光の照射位置のみを移動させることも可能である。パルスレーザ光の照射位置を移動させるには、ミラー2〜4,シャッター6,マスク7,レンズ8等を移動させれば良い。この場合は、パルスレーザ光の照射位置の移動速度が加工速度となる。

ここで、図7を参照して、加工速度の高低による加工結果の相違を説明する。図7は、4種類の異なる加工速度で加工対象物10に溝を形成した場合の結果を示している。この図において、左から順に加工対象物10の移動速度を速くしている。尚、加工対象物10の移動加速度は一定にしてある。この図から分かるように、加工速度が遅い場合は、パルスレーザ光の照射時間が長くなるため、深い溝が形成される。反対に、加工速度が速い場合は、パルスレーザ光の照射時間が短くなるため、形成される溝は浅くなる。即ち、加工すべき深さに応じて加工速度を決定すればよいことが分かる。

更に、図8を参照して、加工中に加工深さを変化させた場合の効果を説明する。図8は、加工中に、加工対象物10の移動速度を変化させた場合の加工例を示す斜視図及び断面図である。ここでは、加工対象物10の移動加速度を一定とし、移動速度が次第に速くなるように制御している。加工対象物10の移動方向は、図8(A)の奥から手前、図8(B)の右から左である。移動速度が速くなるにつれて加工深さは次第に浅くなり、図8に示すような底面が傾斜した溝が形成される。このとき、連続的に移動速度を変化させることによって、滑らかな傾斜面を得ることができる。

続いて、図9を参照して、加工対象物10の初速度及び加速度と斜面の傾斜角度との関係を説明する。図9から分かるように、初速度が遅い場合は、同じ加速度で移動速度を増加しても傾斜角度は大きくなり、初速度が速い場合は、傾斜角度は小さくなる。また、同じ初速度でも、加速度が大きいと加工深さの変化が大きくなり、傾斜は急になる。また、この図から、加工中に加速度を変化させると、傾斜角度が変化し、曲面が形成されることが分かる。

以上のように、加工対象物10の移動速度及び移動加速度を制御することによって加工深さを制御することができ、更に、斜面や曲面などを形成することも可能となる。尚、最終加工形状の加工深さに基づいて、レーザ出力、パルスレーザ周波数等は決定されているが、加工速度を調整することによって一層加工対象物10を最終加工形状に近づけることが可能となる。また、マスクパラメータも既に決定されているため、マスク7の開口の形状、寸法等も考慮して加工速度のプロファイルが決定される。

尚、上記特開平7−304179号公報に掲載された技術によれば階段状の流路溝を形成することができるが、この公報の技術はあくまで流路溝の幅方向の断面を階段状に形成するためのものであり、溝の延伸方向に深さを変えることはできない。また、この技術では形成面は階段状となり滑らかな表面を形成することは困難である。従って、溝の延伸方向に深さを変えることができる点、そして、形成面を階段状でなく滑らかにできる点で本実施形態のレーザ加工装置及びレーザ加工条件自動設定装置は、上記の特開平7−304179号公報等に掲載された技術と異なる。

次に、CPU16に接続された許容誤差値記憶手段22について説明する。まず、上述のように決定された最適加工条件、マスクパラメータ及び加工速度プロファイルに基づいて加工対象物10を加工した場合に現出する予想形状(以下、「予想加工形状」という。)が、CPU16でのシミュレーションにより算出される。このシミュレーションで算出された予想加工形状は、必ずしも設計図面データ入力部17により入力された最終加工形状と一致するとは限られず、微小の誤差が生じる。この誤差の算出はCPU16で行われ、誤差が一定値以下のときはレーザ加工を開始し、誤差が一定値を越えるときは再び最適加工条件、マスクパラメータ、加工速度プロファイル等を決定し直すことになる。そして、誤差の比較対照となる一定値は、許容誤差値として許容誤差値記憶手段22に蓄積されている。

ここで、図10を参照して、予想加工形状と最終加工形状との間の誤差と、許容誤差値との比較方法の一例について説明する。図10(a)は、図3(b)と同様に、ある加工対象物10の最終加工形状を複数の区分A〜Hに分割した図である。予想加工形状と最終加工形状の間の誤差と許容誤差値との比較は、最適加工条件の決定の際に分割された各区分ごとに行われる。図10(b)は、シミュレーションにより算出された予想加工形状を示している。また、図10(c)は、最終加工形状と予想加工形状とを重ね合わせた状態を示しており、実線で表した図が最終加工形状で、破線で表した図が予想加工形状である。この最終加工形状と予想加工形状は、ディスプレイ等の表示手段24にも表示される(図2参照)。

前記加工対象物の素材別の加工条件に基づいて、前記加工対象物の素材と前記最終加工形状とに応じた最適加工条件を決定する工程と、
前記マスクの開口を特定するためのマスクデータに基づいて、前記最終加工形状に応じたマスクパラメータを決定する工程と、
前記パルスレーザ光による前記加工対象物の加工速度を制御するための加工速度データに基づいて、前記最終加工形状、前記最適加工条件及び前記マスクパラメータに応じた加工速度プロファイルを決定する工程と、
前記最適加工条件、前記マスクパラメータ及び前記加工速度プロファイルに基づいて、前記加工対象物に加工を施した場合の予想加工形状をシミュレーションにより算出する工程と、
前記最終加工形状と前記予想加工形状とを比較して、誤差を算出する工程と、
前記誤差が許容誤差値以内のときは、レーザ加工を開始させ、前記誤差が前記許容誤差値を越えるときは、前記誤差に基づいて前記最適加工条件、前記マスクパラメータ又は前記加工速度プロファイルのうち少なくとも一つを再び決定する工程と、

Based on the optimum processing conditions, the mask parameters, and the processing speed profile, calculating a predicted processing shape when processing the processing object by simulation,
Comparing the final machining shape with the expected machining shape and calculating an error;
When the error is within an allowable error value, laser processing is started, and when the error exceeds the allowable error value, at least one of the optimum processing condition, the mask parameter, or the processing speed profile based on the error. Determining one again,

前記マスクの開口を特定するためのマスクデータが予め蓄積されたマスクデータ記憶手段と、
前記マスクデータ記憶手段に蓄積された前記マスクデータに基づいて、前記最終加工形状に応じたマスクパラメータを決定するマスクパラメータ決定手段と、
前記パルスレーザによる前記加工対象物の加工速度を制御するための加工速度データが予め蓄積された加工速度データ記憶手段と、
前記加工速度データ記憶手段に蓄積された前記加工速度データに基づいて、前記最終加工形状、前記最適加工条件及び前記マスクパラメータに応じた加工速度プロファイルを決定する加工速度プロファイル決定手段と、
前記最適加工条件、前記マスクパラメータ及び前記加工速度プロファイルに基づいて、前記加工対象物に前記加工を施した場合の予想加工形状をシミュレーションにより算出する予想加工形状算出手段と、
前記最終加工形状と前記予想加工形状とを比較して、誤差を算出する誤差算出手段と、
前記誤差の許容値である許容誤差値が予め蓄積された許容誤差値記憶手段と、
前記誤差が前記許容誤差値以内のときは、レーザ加工を開始させ、前記誤差が前記許容誤差値を越えるときは、前記誤差に基づいて前記最適加工条件、前記マスクパラメータ又 は前記加工速度プロファイルのうち少なくとも一つを再び決定する誤差判別手段と、
