【発明の属する技術分野】
本発明は、全反射減衰法による表面プラズモン共鳴を用いた測定試料の光学的評価方法およびその装置に関する。

【従来の技術】
表面プラズモン共鳴(SPR;Surface Plasmon Resonance)は金属表面に局在する電子の粗密波である。SPRの分散関係は、波数kと周波数ωとの間で関係付けられ、物質表面形状と組成に密接に関係している。このSPRの分散関係を知ることは、物質表面の理解を深めることになる。

しかし、光を直接照射してもSPRとはマッチングがとれないために、プリズムを用いた全反射減衰法(ATR法)で計測するのが一般的である。従来のATR法では、SPRの分散関係を、角度(波数)または波長(周波数)の依存性で評価している。ATR法は、薄膜の膜厚や誘電率測定あるいは蛋白質等の生体関連物質の物性測定に応用されており、SPRセンサやSPR顕微鏡などがある。

本願発明者らは、薄膜の特性測定において、リアルタイムでの薄膜の成長過程の観察、また、インプロセスでの制御の応用を目指している。そのためには、プリズムや分光器の回折格子の回転機構などの駆動部のない測定系が必要である。

ATR法を用いてSPRを検出する方法で、駆動部を使用せず、角度分布と波長分布を同時に測定する方法の報告はない。本願発明者等は、ATR法において角度・波長分布を目指した前段階の発表を行っている。しかし、これらは各々のデータを合成し、二次元的な画像(分光ATR画像)として画像化したものであり、同時測定したものではない。

この図に示すように、45°石英プリズム6の底面に設置した測定試料5(Ag膜)へP偏光の光(白色光)4を入射する。Ag膜5の表面には絶縁体膜5Aが形成されているとする。なお、入射角αはプリズムへの入射角で法線が0でプリズム底面側を+とする。図6において、入射角46.5°(α=+1.5°)、Ag膜5の膜厚dAgは50nmである。空気/絶縁体/銀/プリズムにおいて、空気、絶縁体、石英プリズムの屈折率は、それぞれna =1、nd =1.46、np =1.46であるとする。

【発明が解決しようとする課題】
上記したように、従来のATR法においては、SPRの角度依存性または波長依存性のいずれかだけの評価で、得られる情報量が少ないという問題点があった。また、インプロセスの測定には機械的駆動部のない測定系が必要であった。

本発明は、上記問題点を除去し、SPRの角度依存性と波長依存性の両方の情報を同時に得ることにより、情報量が多く、かつ信頼性の高い測定試料の光学的評価方法およびその装置を提供することを目的とする。

【課題を解決するための手段】
本発明は、上記の目的を達成するために、
〔1〕全反射減衰法による測定試料の光学的評価方法において、白色光を、試料を取り付けたプリズムへ広い範囲の入射角で入射し、角度広がり方向と平行に分光スリットを配置して分光器を通した後、画像位置に二次元光検出器を配置することにより、表面プラズモン共鳴の角度依存性と波長依存性を同時に示す二次元画像を取得することを特徴とする。

【発明の実施の形態】
以下、本発明の実施の形態を図面を参照しながら説明する。

図1は本発明の実施例を示す測定試料の光学的評価装置の要部の構成図である。

この図に示すように、入射光である白色光4を測定試料5を取り付けたプリズム6へ広い範囲の入射角で入射し、その反射光8を角度広がり方向と平行に分光スリット11を配置した分光器20を通した後、その画像位置にCCDカメラなどの二次元光検出器31を配置する。これにより、SPRの角度依存性と波長依存性を同時に示す二次元画像を取得することができる。

その場合、プリズム6に入射する所での白色光4は数100μm×数mmの長方形の形をしており、測定試料5面では1×1mm以下の微小スポットになるように光学系を配置する。プリズム6から出た反射光8の角度広がり方向と平行に分光スリット11を分光器20に配置して、分光スリット11を通過した光を分光器20を通した後、二次元光検出器(CCDカメラ)31で出力を検出する。入射光4が角度広がりを持っているため、出力光も角度広がりを持ち、その角度依存性が測定できる。また、光源が白色であるため、分光器20を通すことにより、波長依存性が出力される。これらは、二次元光検出器31で同時測定が可能である。

なお、プリズム6は三角柱状、半円球状を用いることができる。また、プリズム6の底面に透明基板を貼り付け、その透明基板のプリズム6と反対側に成膜をする。つまり、透明基板を真空容器の一部とすることにより、薄膜成長過程のモニターを行うようにすることができる。

ここで、図2(a)には計測された測定試料Ag膜に対する分光ATR画像が、図2(b)には測定試料Au膜に対する分光ATR画像が、図2(c)には測定試料Cu膜の分光ATR画像が、図3(a)には酸化なしのAg膜の分光ATR画像が、図3(b)には部分的に酸化されたAg膜の分光ATR画像がそれぞれ示されており、それぞれ上段に示されたP偏光の光で画像化されている。下段に示されたS偏光では吸収が見られないことからSPRであることが確認できる。
(実験例)
ここでは、白色光源としてはWランプを用い、偏光板はP偏光に調整した。プリズムは石英で三角柱状であり、測定試料としては、図2では、Ag膜,Au膜,Cu膜について、金属の種類による相違が見られた。また、図3では、Ag膜の酸化なしと部分酸化させたものを比較したところ、酸化による相違が見られた。スリットは、実験では約0.1mm×10mmにした。分光器は分光計器製、M10−TP、分光は反射型グレーティング150本/mmにより行った。CCDカメラは1/2インチ型、38万画素であり、取得データとしては光吸収された部分が黒く映っている。なお、入射角αはプリズム入射面で法線が0で、プリズム底面側を+とする。
