Description
【産業上の利用分野】
本発明は、半導体製造分野等において用いられる高純度アンモニアガスの純度測定方法に関し、更に詳しくは、上記アンモニアガスに含まれる微量水分の測定方法に関する。

【従来の技術】
従来、アンモニアガス中に含まれる水分の測定方法としては、ガスクロマトグラフィー法(GC法)、赤外線吸収スペクトル法(FT−IR法)、SEMIスタンダード(SEMIジャパンスタンダード刊行)等によるアンモニアガス熱分解法等が知られている。

GC法は、検出下限界が約10ppmであるので、微量又は極微量の水分の測定には適当ではない。
FT−IR法では、NHの吸収ノイズが入るので、OHの伸縮振動に基づく水分の分析に誤差が入り易く、アンモニアガス中に含まれる水分が微量であればある程、分析精度の信頼性に欠ける欠点があった。

SEMIスタンダード(SEMI C3、12−94)による方法は、水分を含むアンモニアガスを約950℃に加熱して、ニッケル系触媒を充填した触媒槽に通し、アンモニアを熱分解して窒素と水素に分解したうえで、分解されなかった水分を、露点を計測することにより測定する方法である。

しかし、SEMIスタンダードによる方法では、ニッケル系触媒中に含まれる酸化ニッケルが水素によって還元され、その結果、生成した水分も同時に測定されるので、元来アンモニアガスに含まれていた水分よりも常に高い水分量を示すこととなる問題があった。
従って、現在、特に半導体製造分野で必要とされる高純度アンモニアガス中の0.1〜10ppm程度の微量の水分を簡単かつ正確に測定する方法は知られていない。

【発明が解決しようとする課題】
本発明は、上記に鑑み、0.1〜10ppm程度の微量の水分を含有するアンモニアガス中の水分を高い精度で測定する方法を提供することを目的とするものである。

【課題を解決するための手段】
本発明の要旨は、微量水分を含むアンモニアガスを、貴金属触媒を用いて熱分解し、窒素と水素と水分とからなる分解混合ガスとし、前記分解混合ガス中の水分を測定するところにある。
貴金属触媒は、本来実質的に酸化物を含むことがないため、上記ニッケル系触媒を用いた場合のように水素還元により水分を生成することがなく、アンモニアガス中に含まれている微量水分のみを測定することができる。

以下に、本発明の実施態様を図1を用いて具体的に説明する。
アンモニアガスボンベ1を出たアンモニアガスは、減圧弁2によって、0.1〜3kg/cm2 の所定圧力に調整され、流量指示計3で所定流量、即ち、空間速度(SV)が300〜1000hr-1の範囲に調節され、触媒槽4に入る。触媒槽4には、600〜1000℃、好ましくは700〜1000℃に加熱された貴金属触媒が充填してあり、アンモニアガスは触媒槽4を通過する間に、熱分解される。
上記熱分解により、窒素、水素及び水分の3成分となった混合ガスは、冷却装置5で冷却され、水分測定装置6に導かれ、水分が測定される。

本発明において用いられる貴金属触媒としては特に限定されず、例えば、パラジウム、ルテニウム、白金、オスミウム、イリジウム、ロジウム等を挙げることができ、なかでも、アンモニアを実質的にすべて分解することから、パラジウム、ルテニウム、白金が好ましい。

上記貴金属触媒としてパラジウムを用いる場合は、例えば、パラジウム0.5重量%をアルミナ、シリカ等に担持させたもの等の市販のパラジウム触媒を用いることができる。
上記貴金属触媒としてルテニウムを用いる場合は、例えば、ルテニウム0.5重量%をアルミナ、シリカ等に担持させたもの等の市販のルテニウム触媒を用いることができる。

上記水分測定装置6は特に限定されず、例えば、水晶発振式水分計、静電容量式水分計、光学式露点計、赤外分光光度計等の公知のものを使用することができ、なかでも、測定の簡便さ、正確さ等の見地から、光学式露点計、赤外分光光度計が好ましい。

本発明は、アンモニアガスを熱分解するときに、ニッケル系触媒に代えて、パラジウム、ルテニウム、白金、オスミウム、イリジウム、ロジウム等の貴金属触媒を用いるので、ニッケル系触媒を用いた場合のように水素還元によってアンモニアガス由来以外の水分を生成することがなく、アンモニアガス中に含まれている水分のみを測定することができる。

【実施例】
以下に実施例を掲げて本発明を更に詳しく説明するが、本発明はこれら実施例のみに限定されるものではない。

実施例1
予め、ガスクロマトグラフィー法により水分含有量を50ppmと測定されたアンモニアガスを、加圧精留及び吸着剤による水分除去を交互に数回繰り返して得られた実質的に水分を含まない無水アンモニアガスを用いて5倍に希釈し、水分10ppmを含むアンモニアガスを調製した。このガスを0.1Nl/min(SV=300hr-1)の流量で、パラジウムを0.5重量%担持させた触媒20gを均一充填し、900℃に加熱した触媒槽に導入した。アンモニアの熱分解を行った後、分解ガスを光学ミラー式露点計に導き分解ガスの露点を測定したところ、−65.7℃で、水分は4.8ppmと計測された。アンモニア分解ガスはその体積が分解前の体積の2倍量となることから、アンモニアガス中の水分に換算すると9.6ppmとなり、高い精度で測定された。

実施例2
実施例1で用いた水分10ppmのアンモニアガスを、無水アンモニアガスにて希釈し、水分4ppmを含むアンモニアガスを調製した。このガスを0.3Nl/min(SV=900hr-1)の流量で、ルテニウムを0.5重量%担持させた触媒25gを均一充填し、850℃に加熱した触媒槽に導入した。アンモニアの熱分解を行った後、分解ガスを光学ミラー式露点計に導き分解ガスの露点を測定したところ、−71.7℃で、水分は2.0ppmと計測された。アンモニア分解ガスはその体積が分解前の体積の2倍量となることから、アンモニアガス中の水分に換算すると4.0ppmであった。

実施例3
実施例1で用いた水分10ppmのアンモニアガスを、無水アンモニアガスにて希釈し、水分1ppmを含むアンモニアガスを調製した。このガスを0.3Nl/min(SV=900hr-1)の流量で、ルテニウムを0.5重量%担持させた触媒28gを均一充填し、950℃に加熱した触媒槽に導入した。アンモニアの熱分解を行った後、分解ガスを光学ミラー式露点計に導き分解ガスの露点を測定したところ、−79.2℃であった。実施例1と同様にして、アンモニアガス中の水分に換算したところ1.2ppmであった。

実施例4
予め、実質的に水分を含まない無水窒素ガスを拡散管式水分発生装置に導入し水分含有量10ppmの窒素ガスを得、これをフーリエ変換赤外分光装置(FT−IR)の10mの長光路ガスセルに導き、OHの伸縮振動に基づく3740cm−1付近の吸光度を測定した。吸光度は、0.0160と計測され、これにより一点検量線を作成した。一方、実施例1で用いた水分10ppmのアンモニアガスを、無水アンモニアガスにて希釈し、水分4ppmを含むアンモニアガスを調製した。このガスを、0.3Nl/分(SV=900h−1)の流量で、ルテニウムを0.5重量%担持させた触媒25g均一充填し、850℃に加熱した触媒槽に導入した。アンモニアの熱分解を行った後、分解ガスをフーリエ変換赤外分光装置の10mの長光路ガスセルに導き、OHの伸縮振動に基づく3740cm−1付近の吸光度を測定したところ、0.0032と計測された。検量線からその時のガス中水分は2.0ppmと定量された。アンモニア分解ガスはその体積が分解前の体積の2倍量となるので、アンモニアガス中の水分に換算すると4.0ppmとなり、供試ガスの水分とよい一致をみた。

比較例1
実施例1で用いた水分10ppmのアンモニアガスを、0.1Nl/min(SV=300hr-1)の流量で、ニッケルを10重量%担持させた触媒25gを均一充填し、950℃に加熱した触媒槽に導入した。アンモニアの熱分解を行った後、分解ガスを光学ミラー式露点計に導き分解ガスの露点を測定したところ、−20℃以上であった。実施例1と同様にして、アンモニアガス中の水分に換算したところ2000ppm以上であった。

【発明の効果】
本発明は、0.1〜10ppm程度の微量水分を含有するアンモニアガスを、貴金属触媒を用いて熱分解し、分解混合ガス中の水分を測定するので、微量水分を高い精度で測定することができる。

Claims (7)
- 微量水分を含むアンモニアガスを、貴金属触媒を用いて熱分解し、窒素と水素と水分とからなる分解混合ガスとし、前記分解混合ガス中の水分を測定することを特徴とするアンモニアガス中の微量水分の測定方法。
- 微量水分が、0.1〜10ppmである請求項1記載のアンモニアガス中の微量水分の測定方法。
- 貴金属触媒が、パラジウムである請求項1又は2記載のアンモニアガス中の微量水分の測定方法。
- 貴金属触媒が、ルテニウムである請求項1又は2記載のアンモニアガス中の微量水分の測定方法。
- 熱分解の温度が、600〜1000℃である請求項1、2、3又は4記載のアンモニアガス中の微量水分の測定方法。
- 分解混合ガス中の水分測定が、光学式露点計を用いてするものである請求項1、2、3、4又は5記載のアンモニアガス中の微量水分の測定方法。
- 分解混合ガス中の水分測定が、赤外線吸収スペクトル法を用いてするものである請求項1、2、3、4又は5記載のアンモニアガス中の微量水分の測定方法。
