本発明は、光学部品などに用いられる反射防止膜やハーフミラー、干渉フィルターなどの光学薄膜の製造方法および該光学薄膜を有する光学部品に係り、より詳しくはスパッタリング法による光学薄膜の製造方法およびこの方法により得られる光学薄膜を有する光学部品に関する。

【従来の技術】
従来、反射防止膜やハーフミラー、干渉フィルターなどの光学薄膜を光学部品に形成する場合、真空中で膜材料を加熱して蒸発させ、基板上に付着させる真空蒸着法が主に使用されてきた。しかし、近年になり、上記光学薄膜を成形する際においても、真空蒸着法に比較して自動化・省力化・大面積基板への適用性などの点で有利なスパッタリング法によるコ−ティングの要求が高まってきた。

一方、光学薄膜を構成する物質としては、SiO2 やTiO2 などの金属酸化物が一般的であるが、この他に屈折率が低い等の理由により、MgF2 などの金属フッ化物がしばしば用いられている。ところが、MgF2 などの金属フッ化物は真空蒸着法により容易に良質な膜が成形できるのに対し、スパッタリング法においては、スパッタリングを行う際にフッ素(F)が解離しやすく、形成した膜に可視光の吸収が生じやすいという問題がある。

そこで、従来、スパッタガスとしてフッ素を含有するガスを用いることにより、解離したフッ素を補充するという技術が検討されている。このような試みは、例えば特開平4−289165号公報に開示されている。この公報によれば、金属フッ化物をスパッタする際、スパッタガスとして不活性ガスとフッ素ガスまたはフッ素ガス含有化合物ガスとの混合ガスを用い、金属フッ化物の膜を形成している。

【発明が解決しようとする課題】
しかし、上記従来技術で用いられているフッ素ガスやフッ素含有化合物ガスなどのフッ素系ガスは、極めて腐食性が高く、真空チャンバーやポンプ、真空油などを劣化させてしまう恐れがあった。また、人体にも有害で、特別な排ガス処理装置が必要である等、生産性や安全性において問題があった。

本発明は、上記従来技術の問題点に鑑みてなされたもので、スパッタリング法により、光吸収の少ない光学薄膜を生産性良く安全に形成することができる光学薄膜の製造方法および該光学薄膜を有する光学部品を提供することを目的とする。

【課題を解決するための手段】
本発明は、上記問題点を解決するために、以下のように構成した。
請求項1の発明は、スパッタリング法により光学薄膜を製造するにあたり、少なくとも金属酸フッ化物(MFx Oy ;Mは金属)を含むターゲットをスパッタリングすることにより、光学薄膜を基板上に形成することとした。ここで、フッ素(F)と酸素(O)の金属に対する組成比(xおよびy)は、特に限定されるものではない。また、本発明では、金属酸フッ化物に他の金属酸フッ化物や金属酸化物などを、本発明の効果を享受し得る範囲で混合しても良く、また他の金属酸化物や金属などからなる層と組み合わせて多層の光学薄膜を構成しても一向に構わない。

請求項2の発明は、請求項1における金属酸フッ化物の金属をMgとした。また請求項3の発明は、ガラスまたはプラスチックスを基板として、その上に金属酸フッ化物からなる光学薄膜を有する構成の光学部品とした。本発明の金属酸フッ化物を構成する金属は、特に限定をする必要はなく、Li,Na,Mg,Al,Ca,Ga,Sr,Y,In,Ba,Pb,La,Ce,Nd,Sm,Dy,Yb等、さまざまなものが適用可能であるが、膜の屈折率や耐久性などを勘案すると、特に金属がMgである時に有効である。

なお、本発明における光学薄膜とは、反射防止膜、反射増加膜、ハーフミラー、ビームスプリッター、干渉フィルター、位相膜等をさし、特に限定されるものではない。

また、本発明におけるスパッタリング法とは、マグネトロンスパッタリング、高周波(RF)スパッタリング、低周波(LF)スパッタリング、二極スパッタリング、ECRスパッタリング、イオンビームスパッタリング(IBS)等をさし、特に限定されるものではない。

【作用】
上記請求項1にあっては、少なくとも金属酸フッ化物(MFx Oy ;Mは金属)を含むターゲットを用いて、金属酸フッ化物からなる光学薄膜を製造する。金属酸フッ化物は、通常の金属フッ化物に比べてスパッタ時のフッ素の解離が少なく、製造された膜は光吸収が生じにくくなる。これは、金属に結合している酸素(O)が同じく金属に結合しているフッ素(F)の解離を抑える作用があるからである。

また、少なくとも金属酸フッ化物(MFxOy;Mは金属)を含むターゲットを用いて得られる金属酸フッ化物の膜は、通常の金属フッ化物の膜に近い屈折率を有し、光学特性や耐久性においても金属フッ化物と同等以上の性能を有しているので、従来の金属フッ化物と同様に光学薄膜に用いることができる。さらに、スパッタガスとして特殊なフッ素系のガスを用いる必要がなく、生産性や安全性を損なうことがない。
したがって、請求項3の光学部品にあっては、金属フッ化物の膜に比べ、その上に形成される金属酸フッ化物の膜は金属に結合した酸素が同じく金属に結合しているフッ素の解離を抑える作用があるから、光吸収が生じにくくなり、よって光吸収の少ない光学部品が得られる。

本発明の実施例1では、ターゲットにMgFx Oy (x=1.8,y=0.1)を用い、ガラス基板上にMFx Oy からなる単層の反射防止膜を形成した。
上記ターゲットのMgFx Oy は、MgF2 を真空中で熱酸化するなどして、容易に製造することができる。

図1は本実施例で使用したスパッタリング装置を示す概略構成図である。
スパッタリング装置のチャンバー1は三槽構造となっており、基板をセットする第一槽2、基板上に成膜を行う第二槽3および成膜した基板を取り出す第三槽4から構成される、いわゆるインライン式の装置である。第一槽2と第二槽3はゲートバルブ5および第二槽3と第三槽4はゲートバルブ6でそれぞれ仕切られている。第二槽3には、ガス導入バルブ7を備えたガス導入口8が設けられており、ガス導入バルブ7を開くことによりArガスなどのスパッタガスを第二槽3内に外部から導入することができるようになっている。また、第二槽3内には、マグネトロンを使用したカソードが設けられ、4インチのターゲット9を取り付け得るようになっている。ターゲット9のカソードには、RF電源10が備えられている。さらに、ターゲット9と基板ホルダ12で保持されたガラス基板11の間には、ターゲット9からの粒子を遮るためのシャッタ13が開閉自在に設けられている。

上記基板ホルダー12は、第一槽2、第二槽3および第三槽4内を移動自在に設けられており、第一槽2でガラス基板11を保持させた後、第二槽3内でターゲット9と対向する位置に移動させてガラス基板11上に成膜した後、第三槽4に移動させ得るようになっている。なお、排気系は図示を省略してあるが、排気系はロータリーポンプとターボ分子ポンプとからなっている。

本実施例では、第二槽3のターゲット9としてMgFx Oy (x=1.8,y=0.1)をカソードに取り付け、MgFx Oy をスパッタする際には、真空槽内を十分に排気した後、ガス導入バルブ7を徐々に開いてガス導入口8から分圧が2PaのArガスを導入し、RF電源10の投入電力を400Wとする。このようにすることで、RFマグネトロンスパッタリング法により、ガラス基板11上にMgFx Oy 膜を形成することができる。

次に、本実施例の光学薄膜の成膜手順を説明する。
まず、硝材LaSK01((株)オハラ製、屈折率n=1.76)からなるガラス基板11を基板ホルダ12に保持し、第一槽1内にセットする。槽内を図示を省略した排気系のターボ分子ポンプにより1×10−3Paまで排気した後、ゲートバルブ5を開き、基板ホルダ12とともにガラス基板11を第二槽3内の所定位置に送る。

ガラス基板11が第二槽3に入るとゲートバルブ5を閉じ、シャッタ13を開き、光学的膜厚nd=130nmのMgFx Oy 膜をガラス基板11上に形成した後、シャッタ13を閉じる。続いて、ゲートバルブ6を開き、ガラス基板11を基板ホルダ12とともに第三槽4に送る。

本実施例では、金属酸フッ化物であるMgFx Oy のターゲットを用いているため、通常の金属フッ化物であるMgF2 をターゲットに用いた場合に比べて、スパッタ時のフッ素の解離が少なく、形成した膜の光吸収が生じない。これは、Mgに結合している酸素(O)が同じくMgに結合しているフッ素(F)の解離を抑える作用があるからである。

すなわち、本実施例の製造方法によって得られるMgFx Oy の膜は、通常のMgF2 の膜の屈折率(n=1.38)に近い、低い屈折率(n=1.39)を有し、光学特性や耐久性においてもMgF2 と同等以上の性能を有している。
また、本実施例では、スパッタガスとして特殊なフッ素系のガスを用いておらず、生産性や安全性を損なうことがない。

本実施例により形成した反射防止膜の分光反射特性を図2に示す。図2に示すように、MgFx Oy からなる反射防止膜は、単層で良好な反射防止効果が得られていることがわかる。また、光吸収は可視域で0.3%以下であり、実用上何ら問題はなかった。

以上のように、本発明の実施例1によれば、MgFxOyのターゲットをスパッタリングすることにより、反射防止膜を形成したので、光吸収の少ない反射防止膜をスパッタリング法によりガラス基板上に生産性良く安全に製造することができる。また、本実施例では、特に金属がMgなので、膜の屈折率が低く、良好な反射防止膜を有するガラス基板が得られる他、反射防止膜の耐久性も高い。

なお、本実施例では、MgFx Oy からなる反射防止膜を単層で形成した例を示したが、これに限られないことはいうまでもない。例えば、TiO2 やTa2 O5 のような酸化物などと組み合わせた2〜6層程度の反射防止膜や、その他ハーフミラー、干渉フィルター等でも、同様の手法で光吸収のない良好な光学薄膜を製造することができた。また、基板11もガラスに限られず、例えばポリカーボネートやアモルファスポリオレフィンなどのプラスチックにも適用でき、同様の効果が得られた。その他、スパッタリング装置も本実施例のようなインライン式の装置でなく、バッチ式のものを用いても同様の効果を有する反射防止膜を製造することができた。

【実施例2〜8】
本発明の実施例2〜8では、実施例1におけるターゲット9のMgFx Oy (x=1.8,y=0.1)に代え、表2に示す材質のターゲットを用い、実施例1で使用したスパッタリング装置により、実施例1と同じ成膜条件でガラス基板上に金属酸フッ化物の膜からなる反射防止膜を形成した。すなわち、実施例2ではMgFx Oy (x=1.4,y=0.3)、実施例3ではAlFx Oy (x=2.4,y=0.3)、実施例4ではCaFx Oy (x=1.6,y=0.2)、実施例5ではSrFx Oy (x=1.8,y=0.1)、実施例6ではInFx Oy (x=2.4,y=0.3)、実施例7ではGaFx Oy (x=2.4,y=0.3)、実施例8ではMgFx Oy (x=1.4,y=0.3)とAlFx Oy (x=2.4,y=0.3)の混合物をターゲットの材質に用いた。
