【発明の属する技術分野】
この発明は、インバータを構成する絶縁ゲートバイポーラトランジスタ(IGBT)の破壊を防止するための保護装置に関するものである。

【従来の技術】
図4は、例えば、特開平4−308420号公報に示された従来のインバータの構成素子を保護する装置を示したものである。図4において、1はインバータを制御するインバータ制御装置、2はインバータ制御装置1の信号を受け、絶縁ゲートバイポーラトランジスタ3を駆動する絶縁ゲートバイポーラトランジスタ駆動回路、4は絶縁ゲートバイポーラトランジスタ3のコレクタ(C)−エミッタ(E)間電圧(VCE)を検出するコレクタ−エミッタ間電圧検出回路、6は該検出電圧の継続時間が、絶縁ゲートバイポーラトランジスタ過電流判定時間を超過したか否かを判定する過電流判定回路である。前記過電流判定回路6が作動した場合には、絶縁ゲートバイポーラトランジスタ駆動停止回路5により、絶縁ゲートバイポーラトランジスタの駆動を停止させる構成になっている。

次に、この従来のインバータの保護装置の動作について説明する。図4に示したインバータを構成する絶縁ゲートバイポーラトランジスタ3は、スイッチング素子であり、その絶縁ゲートバイポーラトランジスタ3のコレクタ−エミッタ間電圧は、そのコレクタ(C)−エミッタ(E)間に流れる電流(コレクタ電流:Ic)にほぼ比例して大きくなる。このため、通常のスイッチング動作では、絶縁ゲートバイポーラトランジスタ3がオンした場合、コレクタ−エミッタ間電圧は殆ど0Vであるが、短絡等で大電流が発生した時には、コレクタ−エミッタ間電圧が非常に高い値となる。

上記従来のインバータの保護装置では、この動作を利用して、絶縁ゲートバイポーラトランジスタ駆動回路2が絶縁ゲートバイポーラトランジスタ3をオンさせている時のみ、絶縁ゲートバイポーラトランジスタ3のコレクタ−エミッタ間電圧を検出するようコレクタ−エミッタ間電圧検出回路4が作動する。コレクタ−エミッタ間電圧検出回路4は、予め設定された一定のレベル以上の電圧か否かを判定する。コレクタ−エミッタ間電圧検出回路4が過電流レベルと判定すれば、過電流判定回路6内のCR時定数回路により絶縁ゲートバイポーラトランジスタ3のオン期間内で過電流継続時間を判定し、過電流判定回路6内のCR時定数を超過した時に、過電流と判定して、絶縁ゲートバイポーラトランジスタ駆動停止回路5により、絶縁ゲートバイポーラトランジスタ駆動回路2を停止させる。

【発明が解決しようとする課題】
従来のインバータの保護装置は以上のように構成されているので、過電流を判定する過電流判定回路6内のCR時定数は常に一定である。図3に示すように、絶縁ゲートバイポーラトランジスタ3の過電流許容時間は、一般的に低温程長く高温になる程短くなる。一方、絶縁ゲートバイポーラトランジスタ3のスイッチング時間は、低温になる程遅くなり高温になる程速くなる特性がある。従って、過電流を検出する時間、すなわち過電流判定回路6内のCR時定数を一定にした場合、装置の使用環境温度の変動に対する余裕度は殆どなく、環境温度が変化した場合には、過電流判定回路6の誤動作や絶縁ゲートバイポーラトランジスタ3の破壊を招くという問題点があった。

この発明は、このような問題点を解決するためになされたものであり、広い温度範囲(概ね−30℃〜80℃の範囲)において、安価な構成で、過電流発生時に確実に絶縁ゲートバイポーラトランジスタを保護することができる、信頼性の高いインバータの保護装置を得ることを目的とする。

【課題を解決するための手段】
この発明に係る広温度範囲でも確実に絶縁ゲートバイポーラトランジスタを保護するために、絶縁ゲートバイポーラトランジスタの過電流を検出する過電流判定回路に、雰囲気温度を検出する温度センサを付加した温度補正回路を組み合わせることにより、過電流を判定するCR時定数に温度補正を行ったものである。

具体的には、請求項1の発明に係るインバータの保護装置は、インバータの構成素子に絶縁ゲートバイポーラトランジスタを使用し、該絶縁ゲートバイポーラトランジスタのコレクタ−エミッタ間電圧を検出して過電流保護を行うインバータの保護装置において、前記絶縁ゲートバイポーラトランジスタのオン時のみコレクタ−エミッタ間電圧検出を有効にする絶縁ゲートバイポーラトランジスタ駆動回路と、前記絶縁ゲートバイポーラトランジスタのコレクタ−エミッタ間電圧を検出する検出回路と、前記絶縁ゲートバイポーラトランジスタのコレクタ−エミッタ間電圧が所定値よりも大きな絶縁ゲートバイポーラトランジスタ過電流電圧を継続する時間を判定する過電流判定回路と、前記絶縁ゲートバイポーラトランジスタの周囲の雰囲気温度を検出する温度センサと、前記温度センサの値から前記過電流検出時間が、前記絶縁ゲートバイポーラトランジスタの温度により変化する過電流許容時間よりも小さく、スイッチング時間よりも大きくなるように補正する温度補正回路と、前記絶縁ゲートバイポーラトランジスタ過電流検出時に、前記絶縁ゲートバイポーラトランジスタを保護する絶縁ゲートバイポーラトランジスタ駆動停止回路とを備えるものである。

【発明の実施の形態】
実施の形態1.
以下、この発明の一実施の形態を図について説明する。図1において、1はインバータを制御するインバータ制御装置、2はインバータ制御装置1の信号を受けて、絶縁ゲートバイポーラトランジスタ3を駆動する絶縁ゲートバイポーラトランジスタ駆動回路、4は絶縁ゲートバイポーラトランジスタ3のコレクタ(C)−エミッタ(E)間電圧(コレクタ−エミッタ間電圧)を検出するコレクタ−エミッタ間電圧検出回路、6は該検出電圧の継続時間が、所定の絶縁ゲートバイポーラトランジスタ過電流判定時間を超過したか否かを判定する過電流判定回路である。尚、これらの要素1〜6の機能は、基本的には、図4の上記従来例と同様である。

7は過電流判定回路6に温度補正特性を付加する温度補正回路であり、8は温度補正を行うため、絶縁ゲートバイポーラトランジスタの周囲の雰囲気温度を検出するため、装置内部に組み込まれた温度センサである。

次に、このインバータ制御装置の動作について説明する。図1において、インバータを駆動させた時に絶縁ゲートバイポーラトランジスタ3に過電流が発生し、コレクタ−エミッタ間電圧検出回路4で過電流レベルを検出するまでの回路動作は、基本的には、図4の上記従来例と同様である。

本発明では、過電流判定回路6の中に、雰囲気温度を検出する、例えばサーミスタ素子のように、温度によって抵抗値が変化する温度センサ8を内蔵しており、温度センサ8とCR時定数で構成した温度補正回路7とを組み合わせることで、図2に示すように、過電流検出時間に温度特性を持たせている。

尚、温度補正回路7のCR時定数は、予め使用する絶縁ゲートバイポーラトランジスタ3の過電流許容時間及び並びにスイッチング時間のデータから最適な値になるよう調整される。

すなわち、前記過電流検出時間は、絶縁ゲートバイポーラトランジスタ3の温度により変化する過電流許容時間よりも小さく、スイッチング時間よりも大きくなるように設定されるもので、温度センサ8の検出値が高温になる程短く、低温になる程長くなるように補正される。

【発明の効果】
以上に述べたように、本発明によれば、絶縁ゲートバイポーラトランジスタの温度特性に合致した過電流検出時間が設定できるので、広い温度範囲の動作においても、安価な部品を追加するだけで、インバータの保護装置として、高い信頼性が得られるものである。

この発明における温度補正回路は、雰囲気温度を検出する温度センサをCR時定数に組み込んだものであり、予め使用する絶縁ゲートバイポーラトランジスタの過電流許容時間及びスイッチング時間から適正な定数を設定することにより、広い温度範囲の環境下においても、確実に絶縁ゲートバイポーラトランジスタの過電流を検出してインバータを保護することができるものである。
