この発明は、流量計及び流量制御装置に関するものである。

【従来の技術】
マスフローコントローラ等の流量制御装置では、流路を流れる制御対象の流体を、目的の流量に応答性よく、かつ高精度で制御する必要がある。同様にマスフローメータ等の流量計においても流路を流れる被測定流体の流量を高精度で計測する必要がある。

「計測技術」誌95年10月号には、「デジタルマスフローコントローラ2000シリーズ」の記事が掲載され、その第5図(74頁)にはA/D変換器を搭載したマスフローコントローラの基本構成が記載されている。この記事の中でも記載されているように、第一世代のマスフローコントローラには、単に一定流量を供給可能といった程度の性能が求められているにすぎなかったが、第二世代のものには、高速性が求められ、さらにこれからの第三世代のものには、汎用価格を実現できるようなものが求められている。
従って、デジタル式のマスフローコントローラに必要不可欠のA/D変換器にも、流量を検出するセンサからの流量信号を高速かつ高分解能でデジタルデータに変換できるものが必要とされ、かつ安価なマイクロコンピュータ内蔵型のものが望まれる。

A/D変換器によって変換された変換データ(ディジタル値)Dは次式に従って演算される。

マイコン内蔵のA/D変換器では8ビットが主流であり、せいぜい10ビットである。8ビットA/D変換器を使用した場合の分解能は1/256となるので、測定レンジを例えば5Vとすると、8ビットA/D変換器の最小分割電圧は0.02V(≒5/256)となる。

【発明が解決しようとする課題】
従来のA/D変換器は以上のように構成されているので、通常、悪くても1/2000程度の分解能が要求される流量計及び流量制御装置に、汎用のマイコンに内蔵されているA/D変換器を用いた場合、分解能が不足してしまい、精度よく流量を計測することが出来ない。また、A/D変換器には、分解能が高いほど変換速度が遅くなるという傾向があり、高分解能であって、かつ高速度のものは極めて高価である。

従来の流量計及び流量制御装置では、高分解能が要求されるため、高価であってもマイコン内蔵型のA/D変換器よりも高い分解能を有するA/D変換器を外部に備えるようにしているのが現状である。

また、汎用のA/D変換器を用いて分解能を向上させる方法もあるが、変換時間が長いため、その分、流量が急激に変化したときには追従できず、使用することができない。

その一方で、前述したように、これからの流量計及び流量制御装置には、安価なA/D変換器が求められている。
さらに、このような汎用で安価なA/D変換器を用いて高精度の計測及び制御を行える流量計及び流量制御装置が求められ、従来よりこのような解決しなければならない課題があった。

この発明は上記のような課題を解決するためになされたもので、分解能がそれほど高くない汎用のA/D変換器を用いて高精度かつ高速度で流量を計測でき、かつ流量の急激な変化があっても、問題なく流量の計測及び制御を行えるような流量計及び流量制御装置を得ることを目的とする。

【課題を解決するための手段】
この発明に係る流量計は、流路に流れる流体の流量に応じた第1のアナログ信号を出力する流量検出手段と、第1のアナログ検出信号を第1のディジタル値に変換する第1のA/D変換手段と、第1のディジタル値を用い、第1のディジタル値より低い第2のディジタル値を演算する演算手段と、第2のディジタル値を第2のアナログ信号に変換するD/A変換手段と、第1のアナログ信号と第2のアナログ信号を入力する作動増幅器と、作動増幅器の出力を第3のディジタル値に変換するA/D変換手段と作動増幅器の出力がレンジオーバーした場合、第1のディジタル値により流量を演算し、作動増幅器の出力がレンジオーバーしない場合、第3のディジタル値により流量を演算する選択手段とを備えたものである。

【発明の実施の形態】
以下、この発明の実施の一形態を説明する。
実施の形態1.
図1は本発明に係る流量制御装置の実施の形態1の構成を示す図であり、図1において、21は流量制御装置である。尚、この流量制御装置21はソレノイド弁を備え、動作モードに応じてこのソレノイド弁の開度を調節するようにし、かつ、動作モードを選択できるようになっている。動作モードについては後述する。

また、22は流量制御装置21の流路ブロック、23は入口配管接続用ブロック、25は被測定流体が流れる円形断面の流路である。
また、31は被測定流体の流れを整えるステンレス製の整流用金網、32はステンレス製の整流用金網31を挟持するリング状のスペーサ、33はスペーサ32を係止するための段部、34は被測定流体の流量を検出するマイクロフローセンサ(流量検出手段)である。
なお、この実施の形態1の被測定流体としては、例えば、空気、窒素、アルゴン、炭酸、酸素などの気体を対象としているが、本発明の対象はこれに限られず、液体用の流量計であってもよい。

マイクロフローセンサ34には、例えば、本願出願人が特願平3−106528号に係る明細書等において開示した半導体ダイアフラム構成のものを使用することができる。すなわち、このマイクロフローセンサ34は、図示例を省略するが、発熱部とこの発熱部の上流側および下流側に配設された2つの温度検出部を有し、これら2つの温度検出部によって検出される温度の差を一定に保つために必要な発熱部に対する供給電力から流速に対応する流量を求めたり、あるいは一定電流または一定電力で発熱部を加熱し、2つの温度検出部によって検出される温度の差から流量を求めるたりすることができるように形成されている。そして、このマイクロフローセンサ34は、熱絶縁されたきわめて薄いダイアフラム構造を採用しているため、高速応答、低消費電力という特長を備えている。

また、図2に示す回路は、マイコンに内蔵された汎用のA/D変換器を用い、その分解能を高めるように構成された回路であり、図2において、62はマイクロフローセンサ34から直接アナログ検出信号が入力されてアナログ・ディジタル変換を行うためのアナログ・ディジタル変換器(以後、「A/D変換器」と記す。)、63は高精度のアナログ・ディジタル変換を行うかまたは低精度のアナログ・ディジタル変換を行うかを選択するための切替器であり、マイコンに内蔵されているマルチプレクサをそのまま使用している。64はディジタル・アナログ変換器(以後、「D/A変換器」と記す。)、65はオペアンプ66と抵抗R1〜R4とによって構成された差動増幅器(増幅器)、67はオペアンプ68によって構成されているバッファ、Cはコンデンサであり、差動増幅器65、バッファ67、抵抗R1〜R4、コンデンサCは信号処理回路52に内蔵され、A/D変換器62、切替器63、D/A変換器64、CPU57には汎用性の高いマイコン内蔵型のものを用いる。

また、この図2に示す回路は、汎用のA/D変換器の分解能を高めるだけでなく、切替器63をV2 側にした時のA/D変換器62の入力電圧V2 がA/D変換器62の測定レンジをオーバしないようにも構成されている。即ち、この回路では、D/A変換器64から非増幅側のA/D変換器62の入力電圧V1 より少し低い電圧を出力すれば、A/D変換器62がレンジオーバしないようになっている。

次に入力スイッチ54の各スイッチとLED表示灯55の各ランプの機能について説明する。
54−1は動作モードを切り替えるときに押すDRIVEスイッチであり、通常は押す毎に全閉モードと制御モードが交互に切り替わるが、全開モードにするときはDRIVEスイッチ54−1を2秒以上押し続ける。54−2はイベント設定等、特殊な設定を行うときに押すモードスイッチ、54−3、54−4は、それぞれ設定値を変更するときに押すダウンスイッチ(▽)、アップスイッチ(△)、54−5は、アップスイッチ54−4、ダウンスイッチ54−3により設定値を変更したとき、変更したその設定値を確定させるときに押すENTスイッチであり、ENTスイッチ54−5はアラーム、リセットや積算リセット等をするスイッチとしても使用される。54−6は7セグメント表示器56の表示内容を切り替えるときに押すDISPスイッチであり、表示内容はDISPスイッチ54−6を押す毎に瞬時PV値(流量計測値)→瞬時SP値(流量設定値)→積算PV値→瞬時PV値→…のように循環して切り替わる。

次に動作について説明する。
被測定流体は流路25中を流れ、この流量はマイクロフローセンサ34によって検出され、マイクロフローセンサ34からアナログ検出信号が出力される。このアナログ検出信号は信号処理回路52のA/D変換器62に入力され、その入力電圧V1 はA/D変換器62によりディジタルデータD1 に変換される。
CPU57は、このディジタル値D1 に基づいて被測定流体の流量の変化の速度に応じた精度のディジタルデータを出力する。このCPU57の動作は図3のフローチャートに基づいて行われる。

この待機時間を設けたのは、D/A変換器64の出力が安定するまでの間に所定の時間を要し、また差動増幅器65の入出力間に遅れがあるからである。
ディジタルデータD3 は、この間にD/A変換器64によりアナログ信号に変換され、このアナログ信号はオペアンプ68によって構成されたバッファ67を介して差動増幅器65のオペアンプ66の反転入力に入力され、その電圧はマイクロフローセンサ34からの入力電圧V1 との差に基づいて増幅され、増幅信号はA/D変換器62に出力される。

図4にも示すように、被測定流体の流量の変化の速さが速ければ(時刻t1 〜t2 )、切替器63をV2 側とした時のA/D変換器62の入力電圧V2 はレンジオーバし、被測定流体の流量の変化の速さが遅いときはレンジ内に入る。従って、切替器63をV2 側とした時のA/D変換器62の入力電圧V2 がレンジ内の値になっているか否かを判定することにより、被測定流体の流量の変化の速さが速いか否かを判定することができる。尚、図4は流量設定値をMINからMAXに変更した時の制御流量特性の例である。

このときは、被測定流体の流量が急速に変化しているときであり、流量の検出(PV)値が設定(SP)値とかけ離れているのでPV値の分解能が低下しても制御としては問題にならない。つまり、分解能の悪いPV値でPID制御を行っても制御流量を設定に一致させることはできないまでも、近づけることはできる。SP値がPV値に近づいてきたら流量の変化は少なくなっているので、問題なく高分解能でデータが得られ、その時点からきめ細かい制御を行えばよい。また、流量制御装置21を全開モードで動作させて流量計として使用している時に流量が急速に変化した場合も、表示器56に表示する値は使用者に流量がどの程度変化しているかを知らせることができればよく(変化中の表示値は)精度が悪くても問題にならない。

ステップST9では、A/D変換結果DOUT を流量に変換する。ステップST10では流量検出値を設定値に近づけるべくPID(P:比例、I:積分、D:微分)演算を行う。

以上のように、この実施の形態1によれば、検出信号の変化が速いときは高精度の測定の必要がない点に着目し、検出信号の変化が遅いときだけ高精度の流量演算を行うようにしたので、高性能で高価なA/D変換器を用いることなく、実使用上、問題なく高精度で流量を計測できる安価な流量計を得ることができる。特に、シングルチップ・マイクロコンピュータに内蔵されたA/D変換器を用いるのに好適である。切替器63もマイクロコンピュータに内蔵されたものを用いれば、別途外付けのA/D変換器を用意する必要もないので、コストが低減される。
