Description
発光ダイオード(LED)が、主に、表示及び通信の目的のために長年に渡って研究されている(例えば、A A Bergh and P J Dean“Light Emitting Diodes",Clarrendon Press Oxford 1976を参照せよ)。GaAs,GaP及びInP及びこれらの材料上に薄膜として成長される合金(例えば、GaAs上に成長されたAlxGa1-xAs)に基づく技術が首尾よく開発され、0.5×10-6m乃至1.7×10-6mの波長の放射を発生する素子を提供している。
米国特許4,144,540号は、選択された波長を吸収するためにドープされたエピタキシャル成長された材料の4つの層から成る赤外検出器を開示している。この素子は狭いバンドを有しており、調整可能な応答性を有している。上層は、p型層上に高くドープされたn型層からなる。カットオン吸収エッジは最上層でのドーピング量によって決まる。カットオフ吸収エッジはこれらの層によって形成されたn−p接合に逆バイアス電圧を加えることによって変化することが出来る。
“Encylopedia Of Semiconductor Technology"(Encyclopedia Reprint Series)Martin Grayson編,John Wiley & Sons,ニューヨーク,米国合州国は、LEDから放出することのできる発生放射の量の最適化を教示している。この文型はLEDの基板をそこで発生された放射に対して透明にするために、モス−バーステイン(Moss−Burstein)シフトを利用することを言及しているが、この参考文献は、p型材料で発生される放射が材料のバンドギャップ以下のエネルギーを実際有しているという基本的な物理的な動作機構のGaAs素子に関連している。放射を引き出すためにn型材料を使用することが有益である。これは、p型材料と関連する極めて強い自由キャリア吸収を除去するからである。GaAsのモス−バーステインシフトは小さく、その効果が素子で意味を有することは考えられない。
歴史的には、1.55×10-6mよりも長い動作波長を有するLEDに対する要求は、かなり限られたものであった。従って、この様な装置は、殆ど開発活動の目標では無かった。
安価、定量的、選択的且つ低電力のガス検出装置の開発への興味が現在高まっている。多くのガスが、波長領域〔2乃至5〕×10-6m内にガスの特徴を与える振動−回転吸収バンドを有している。この特徴吸収波長で動作するLEDに基づく光学システムは、基本的にこれらのシステムの要求を満足する可能性を有している。更に、この様なLEDに基づくシステムは、熱赤外線源に基づく別のシステムよりもより電力効率が良いであろう。
特定の関心のあるガスは3.3×10-6mに吸収を有するメタン、4.2×10-6mに吸収を有する二酸化炭素、及び4.7×10-6mに吸収を有する一酸化炭素を含む。
従来のLED構造において、蒸着された金属接触部がp−n接合を含む層構造の頂部表面に付与される。この接触部はLEDの放射領域の重要な部分を曇らせ、外出効率の減少をもたらす。更に、薄い材料層においては、電流集中が生じる可能性がある。これは、接触層を垂直に通過する電流であり、頂部接触部の下の素子の領域に流れることが強制される(W B Joyce and S H Wemple,Journal of Applied Physics,41,3818(1979))。これは、素子の頂部表面からの光出力を更に減少する。この影響は、III/V族半導体内のホールが低い移動度を有しているので、p型上方接触層を有して形成された素子においては特に過酷になる。
GaAs/AlGaAs赤外LEDにおいて、光引出しのこれらの問題は、素子構造を反転し、基板側面から光を引き出すことによって解消された。ブラス(Burrus)構造(C A Burrus and B I Miller,Optical Communications,4,307(1971))を製造するために基板内に窓をエッチングするか、又は素子の動作波長で実質的に透明なより広いバンドギャップ基板上に素子を成長することが必要である。これらの解決方法の何れも素子製造に困難をもたらす。
前者の解決方法は、エッチング深さ制御(多分追加のエッチング停止層の成長を要求する)という関連する問題を伴う追加の処理工程を導入し、且つアクセス抵抗及び素子加熱を増大する場合がある。後者においては、好適に格子整合するワイドギャップ基板材料を見出すことが必要であり、しばしば得るのが困難である3元又は4元合金の使用を必要とする。
上述の問題は、中赤外線領域での動作に対する素子の製造にも関係している。
本発明に従うと、2.5×10-6乃至5×10-6の波長範囲内の放射を発生するための発光ダイオードが、n型InAsの基板、この基板上に位置するn型InAs層、及びp型InAs層を含むInAsの複数の層からなり、前記基板が、基板材料の好適なドーピングによって誘起されたモス−バーステイン(Moss−Burstein)シフトのために、ダイオードによって発生される放射に対して透明であることを特徴とする。
好適な実施の形態においては、基板材料が1018cm-3乃至5×1018cm-3の範囲内でドープされている。
更に好適な実施の形態においては、基板材料が3×1018cm-3乃至5×1018cm-3の範囲内でドープされている。
好ましくは、n型InAsの層が5×1017cm-3のレベルにドープされており、p型InAsの層が5×1018cm-3のレベルにドープされている。
更に好適な実施の形態においては、n型InAsの層が1018cm-3のレベルにドープされており、p型InAsの層が5×1018cm-3のレベルにドープされており、ドープされていないInAsの層を更に含む。透明な基板はレンズに形成することが出来る。
5×1018cm-3にドープされたp型接触層を有するInAsLEDは、1016cm-3のドーピングレベルを有するn型基板上に製造される。この様な素子は、(E=0.36evのエネルギーに対応する)3.44×10-6mのピークを有し、且つ0.4×10-6m(E=0.04eV)の半値幅(FWHM)を有する放射スペクトルを有する。基板は(波長>3.7×10-6m、E<0.335eV)の放射スペクトルのテイル(尾部)の光に対してのみ透明であり、この領域からの光は機械的ラスタースキャンを使用して映像化された。結果として得られる映像は、電流集中の結果として、略総ての光放出が接触金属部の下で起こることを示した。
活性領域中で発生された光の全スペクトルに渡って基板が透明である、上述と同様の中赤外素子は、より多くの光を引き出すことを容易にする。
本発明によって、中赤外発光素子の基板は、モス−バーステイン シフト(E Burstein,Phys.Rev.,93 104(1954);T S Moss,Proc.Phys.Soc.1367775(1954))を使用して透明にされる。これは、化学的に組成が異ならない透明基板上に光を発生するの使用される活性層が成長することを可能にする。
半導体がn型ドーパントで強くドープされる時、それ以上だと、導電率の点で、材料が金属の様に振る舞う臨界ドーピング密度が存在する。フェルミエネルギー(Ef)が導電バンド内にシフトされて、導電バンド内の或る状態を電子が占有する確率が顕著になる様にされる。(特定の波長範囲内の放射に対して)これらの状態の基で、光吸収が抑制され、材料は実質的に透明にされる。
モス−バーステイン シフトの強度E(吸収係数がドープされていない材料の値の半分に低下するエネルギーとして定義される)は次の表現で与えられる。
E=Ef(1+me/mh) …(1)
me及びmhは電子及びホールの有効質量であり、所定のドーピング密度でのEfは次の暗示的式によって近似的に与えられる。
nはドーピング密度であり、m(E)は導電バンド中の電子のエネルギー依存性質量であり、次式で与えられる。
EGは半導体のバンドギャップであり、Δは価電子バンドでのスピン−軌道スプリットである。(式(2)及び(3)の導出のためには、それぞれ、N W Ashcroft and D Mermin“Solid State Physics"Saunders College Philadelphia 1976)pp36−37及びG Bastard,Acta Electronica 25 147(1983)を参照されたい。)
モス−バーステイン シフトの大きさは、(所定のドーピング密度に対して)III−V半導体に対するバンドギャップに略逆比例する。InAsのバンドギャップは、GaAsのものの1/4であり、モス−バーステイン シフトは従って4倍大きい。基板の透明性の定義は、100×10-6mの吸収長に対応する100cm-1の吸収係数として捉えられる。光測定は、InAsにおいて、吸収係数がこの値を有しているエネルギーが、公称でドープされていない材料内での0.34eV(3.64×10-6m)から3.8×1018cm-3のドーピング密度を有して0.48eV(2.3×10-6m)に増大される(J R Dixon & J M Ellis,Phys.Rev.,123,1560(1961))。吸収におけるこのシフトは、上述された特徴スペクトルを有する低くドープされたInAsによって放出される放射に対して基板を略透明にする。
本発明は、以下の図面を参照して、実施例によって記述される。

図4aは本発明の実際の実施の態様を形成するために使用される層構造を表し、図4bはこの様にして形成された実際の構造を表しており、図4cは比較のために形成された、従来の技術で見られていたものと同様の素子を表している。
図5は図4b及び4cによって表される素子に対する出力強度対素子電流のプロットの比較を示す。
図6aは本発明の第2の実施の形態を形成するのに使用される層構造を表しており、図6bはこの様にして形成された実際の構造を表しており、図6cは比較のために形成された、従来の技術で見られていたものと同様の素子を表している。
図7は図6b及び6cによって表される素子に対する出力強度対素子電流のプロットの比較を示す。
図1を参照する。従来の技術の典型的なLEDは、p型材料の不透明の基板層2、p型材料の層3、及びn型材料の層4を含む。蒸着された金属接触部5は素子の頂部に付与され、第2の接触部6が基板2に付与される。
動作中、電位差が接触部5と6との間に加えられ、(矢印7によって表される)素子を通過する垂直電流が接触部5の下を流れることが強制される。結果として、素子の活性領域8は、層3と4と間の接触部5の直接下にある接合領域に制限されている。この様な様子からの(破線9によって表された)光の放出は、不透明基板2及び金属接触部5によって制限される。
図2を参照する。本発明の典型的な素子10は、高くドープされたn型基板11を利用して、素子によって発生された放射に対して透明である出口路を与えている。n型層4が基板上に成長され、薄いp型接触層3が最上部に成長される。p型接触層3は絶縁層12で被覆されており、この層12内に、窓13が開けられて、p型接合層3及び金属層14との間に接触領域を定めている。金属層14が絶縁層12の表面上に延びているので、層3及び14との間の接触領域を、接続問題をもたらさないでリソグラフィーが可能にする程度に小さくすることが出来る。個別の素子は、導電性エポキシレジンの様な好適な導電性材料16を使用する好適なヘッダー15に接続することが出来る。
電気接触部が、素子の放出領域から離れて付与された好適な金属接触部6によってn型基板11に作られている。p型接触部3と活性領域が近接していることと伴って基板11の材料内の高い電子移動度が、この幾何学的形状で顕著である基板11内の電流集中を防止する。
動作中、電位差が、ヘッダー15と接触部6との間に加えられ、電流が素子を流れる。(矢印9によって表される)光は、素子の活性領域8で作り出され、基板11を通して素子を出ることが出来る。活性領域8は、層3内の電流集中によって、窓13の直接下の層3と4との間の接合の領域に制限される。
図2によって表される素子の外出効率は、基板11と空気との間の界面での内面反射によって制限される。図3を参照する。素子の外出効率は、基板11を半球又は放物型レンズに形成することによって改良される。これは、当業者に良く知られる標準のポリッシング又はエッチング技術によった達成することが出来る。代替的には、レンズをフラット基板に取り付けることが出来る。
図4aを参照する。開始層構造17は5×1016cm-3にドープされたInAsの300×10-6cm厚のn型基板2、4×1018cm-3にドープされたn型InAsの10×10-6cm厚の層11、5×1017cm-3にドープされたn型InAs4の2×10-6m厚の層4、及び5×1018cm-3にドープされたn型InAs3の2×10-6m厚の層3から形成された。この例においては、層3、4及び11は、有機金属化学気相成長によって堆積されたが、他の好適な技術例えば分子ビームエピタキシーが当業者にとっては自明である。
更に、多種の可能なドーパントが知られている。この場合において、硫黄がn型ドーパントとして使用され、亜鉛がp型ドーパントとして使用された。
図4bを参照する。本発明の素子18を製造するために、図4aによって表される開始層構造のサンプルが用いられた。下方基板層2が先ず100×10-6mの厚さまで薄くされた。100×10-6m平方のAu/Ti接触金属化部5が、層構造の頂部に堆積された、NiGeAuの金属接触部6が基板2の底部上に堆積された。この下方の接触部6は、頂部接触部5よりも若干大きい穴19を中心部に含んでいた。素子によって発生された放射に対して不透明な基板2が、頂部接触部5の下でエッチングされ、素子によって発生された放射に対して透明な高ドープされた基板層11が露出された。
図4cを参照する。従来の技術で見出されたものと同様の前面放出素子20が図4aによって表されるのと同じ基本的層構造から比較のために製造された。素子は、直径50×10-6mのTiAu接触部5を層構造の頂部に堆積し、頂部接触部の周りに〜3×10-6mのメサ(台形)21をエッチングすることによって製造された。NiGeAuの金属接触部6が基板の底に堆積された。
図5を参照する。(図4bで表されている様な)本発明の素子22及び(図4cで表されている様な)従来の技術23に対する出力強度対素子電流のプロットの比較は、所定の駆動電流に対して、平均出力パワーが典型的には本発明の素子に対するものよりも約5倍大きいことを示している。
図6aを参照する。本発明の第2の実施の形態が、2×1018cm-3までドープすることによって関心のある波長範囲で透明にされたn型InAs11の基板上の(分子ビームエピタキシーによって成長された)層構造から製造された。その構造は1018cmのレベルまでドープされたn型InAsの10-6m層4、ドープされないInAsの2×10-6m層24、及び5×1018cm-3までドープされたp型InAsの2×10-6m層3から構成された。
図6bを参照する。本発明の素子18を製造するために、10-4m×10-4m平方のメサ21が図6aによって表されるエピタキシャル構造にエッチングされた。Ti/Au接触部5は、若干メサよりも小さく、頂部に堆積される。NiGeAu接触部6が基板11上に堆積され、光が素子を出ることを可能とするために、メサ21の中心に直径5×10-4mの穴を有していた。レンズ(図示せず)を、光学システムにおけるLEDの性能を改良するために基板11に装着することが出来る。
図6cを参照する。従来の技術で見られたのと同様の前方放出素子20が、図6aによって表される同じ基本的層構造から、比較のために製造された。この素子は、層構造の頂部に直径50×10-6mのTiAu接触部5を堆積し、接触部の周りの2×10-4mメサ21をエッチングすることによって製造された。NiGeAuの金属接触部6が基板の底部上に堆積された。
図7を参照する。(図6bで表されるような)本発明の素子22及び(図6cで表されるような)従来の技術の素子23に対する出力強度対駆動電流のプロットの比較が、所定の駆動電流に対する、平均出力パワーが本発明の素子に対するものよりも約9倍大きいことを示している。
Claims (6)
- 2.5×10-6m乃至5×10-6mの波長範囲内の放射を発生するための発光ダイオードが、n型InAsの基板、この基板上に位置するn型InAs層、及びp型InAs層を含むInAsの複数の層からなり、前記基板が、基板材料の好適なドーピングによって誘起されたモス−バースティン(Moss−Burstein)シフトのために、ダイオードによって発生される放射に対して透明であることを特徴とする発生ダイオード。
- 前記基板材料が1018cm-3乃至5×1018cm-3の範囲内でドープされていることを特徴とする請求項1記載の発光ダイオード。
- 前記基板材料が3×1018cm-3乃至5×1018cm-3の範囲内でドープさていることを特徴とする請求項1記載の発光ダイオード。
- 前記n型InAsの層が5×1017cm-3のレベルにドープされており、前記p型InAsの層が5×1018cm-3のレベルにドープされていることを特徴とする請求項1記載の発光ダイオード。
- 前記n型InAsの層が1018cm-3のレベルにドープされており、前記p型InAsの層が5×1018cm-3のレベルにドープされており、ドープされていないInAsの層を更に含むことを特徴とする請求項1記載の発光ダイオード。
- 前記透明な基板がレンズに形成されていることを特徴とする請求項1記載の発光ダイオード。
