【産業上の利用分野】
この発明は、ホール注入電極と電子注入電極との間に、少なくとも有機材料を用いたキャリア輸送層と発光層とが積層されてなる有機エレクトロルミネッセンス素子に係り、特に、有機材料を用いたキャリア輸送層や発光層の劣化が少なく、長期にわたって安定した発光が行なえる有機エレクトロルミネッセンス素子に関するものである。

【従来の技術】
近年、情報機器の多様化等にともなって、従来より一般に使用されているCRTに比べて消費電力や空間占有面積が少ない平面表示素子のニーズが高まり、このような平面表示素子の一つとしてエレクトロルミネッセンス素子(以下、EL素子と略す。)が注目されている。

そして、このEL素子は使用する材料によって無機EL素子と有機EL素子に大別され、無機EL素子においては、一般に発光部に高電界を作用させ、電子をこの高電界中で加速して発光中心に衝突させ、これにより発光中心を励起させて発光させるようになっている一方、有機EL素子においては、電子注入電極とホール注入電極とからそれぞれ電子とホールとを発光部内に注入させ、このように注入された電子とホールとを発光中心で再結合させて、有機分子を励起状態にする。そして、この有機分子が励起状態から基底状態に戻るときに蛍光を発光するようになっている。

ここで、無機EL素子においては、上記のように高電界を作用させるため、その駆動電圧として100〜200Vと高い電圧を必要とするのに対し、上記の有機EL素子においては、5〜20V程度の低い電圧で駆動できるという利点があった。また、このような有機EL素子においては、発光材料である螢光物質を選択することによって適当な色彩に発光する発光素子を得ることができ、フルカラーの表示装置等としても利用できるという期待があり、近年、このような有機EL素子について様々な研究が行なわれるようになった。

そして、上記の有機EL素子における素子構造としては、ホール注入電極と電子注入電極との間にホール輸送層と発光層と電子輸送層とを積層させたDH構造と称される三層構造のものや、ホール注入電極と電子注入電極との間にホール輸送層と電子輸送性に富む発光層とが積層されたSH−A構造と称される二層構造のものや、ホール注入電極と電子注入電極との間にホール輸送性に富む発光層と電子輸送層とが積層されたSH−B構造と称される二層構造のものが知られていた。

しかし、このような有機EL素子は、上記のように無機EL素子に比べて低電圧で駆動でき、多色化が容易であるという利点を有しているが、その材料として有機材料を使用しているため、無機EL素子に比べて寿命が短く、長期にわたって安定した発光が行なえないという欠点があった。

そこで、従来においても、上記のような有機EL素子において、その発光が長期にわたって安定して行なえるようにするために様々な研究が行なわれ、例えば、特開平4−212284号公報に示されるように、有機EL素子に金属酸化物等の薄膜からなる封止層を設け、これによって陰極材料の酸化を抑制するようにしたもの等が提案された。

しかし、このように金属酸化物等の薄膜からなる封止層を設け、陰極材料の酸化を抑制した場合であっても、依然としてその寿命が短く、長期にわたって安定した発光が行なえないという問題があった。

【発明が解決しようとする課題】
この発明は、有機EL素子における上記のような問題を解決することを課題とするものであり、ホール注入電極と電子注入電極との間に設けられたキャリア輸送層や発光層における有機材料の劣化が少なく、長期にわたって安定した発光が行なえる有機EL素子を提供することを目的とするものである。

【課題を解決するための手段】
この発明においては、上記のような課題を解決するため、ホール注入電極と電子注入電極との間に、少なくとも有機材料を用いたキャリア輸送層と発光層とが積層されてなる有機エレクトロルミネッセンス素子において、金属窒化物又は金属炭化物からなる放熱層を設けるようにしたのである。

ここで、この有機EL素子においては、そのホール注入電極として、金やITO(インジウム−スズ酸化物)等の仕事関数の大きな材料を用いるようにする一方、電子注入電極としては、マグネシウム等の仕事関数の小さな電極材料を用いるようにし、EL光を取り出すために、少なくとも一方の電極を透明にする必要があり、一般にはホール注入電極に透明で仕事関数の大きいITOを用いるようにする。

また、この発明における有機EL素子の素子構造は、前記のDH構造,SH−A構造,SH−B構造の何れの構造のものであっても良い。

また、この有機EL素子に設ける放熱層に使用する金属窒化物や金属炭化物としては、絶縁性で熱伝導性の高いものを用いることが好ましく、例えば、金属窒化物としては窒化アルミニウム(AlN)を、また金属炭化物としては炭化ケイ素(SiC)を用いることが好ましい。なお、このような放熱層をEL光の取り出し側の部分に設ける場合には、上記の放熱層にAlN等の透明材料を用いることが好ましく、SiC等の不透明の材料の場合には、この放熱層をメッシュ状等に形成してEL光が通過できるようにすることが必要である。

【作用】
この発明における有機EL素子においては、上記のホール注入電極から注入されたホールと電子注入電極から注入された電子とが、有機材料を用いた発光層の部分において再結合して有機分子を励起状態し、この有機分子が励起状態から基底状態に戻るときに蛍光を発光するようになっており、ホールと電子とが再結合した際に熱が発生したとしても、この熱が上記の放熱層を通して外部に放熱され、再結合時における熱によって発光層やキャリア輸送層に用いた有機材料が劣化するということが抑制されるようになる。

また、上記の金属窒化物または金属炭化物からなる放熱層を電子注入電極を覆うようにして設けると、この放熱層により電子注入電極の酸化も抑制されるようになる。

【実施例】
以下、この発明の実施例に係る有機EL素子を添付図面に基づいて具体的に説明すると共に、比較例を挙げ、この実施例における有機EL素子が耐久性等の点で優れていることを明らかにする。

(実施例1)
この実施例における有機EL素子は、図1に示すように、ガラス基板1上に、ITOで構成されて膜厚が2000Åになった透明なホール注入電極2と、下記化1に示すN,N’−ジフェニル−N,N’−ビス(3−メチルフェニル)−1,1’−ビフェニル−4,4’−ジアミン(以下、MTPDと略す。)で構成されて膜厚が500Åになったホール輸送層3と、下記化2に示すトリス(8−キノリノール)アルミニウムで構成されて膜厚が500Åになった発光層4と、マグネシウム・インジウム合金で構成されて膜厚が2000Åになった電子注入電極5とが順々に形成されたSH−A構造になっている。そして、上記のホール注入電極2と電子注入電極5とにそれぞれリード線10を接続させて電圧を印加させるようにすると共に、上記の電子注入電極5を被覆するようにしてAlNで構成された膜厚が500Åの放熱層6を設けている。

次に、この実施例の有機EL素子を製造する方法を具体的に説明する。

まず、ガラス基板1上にITOで構成されたホール注入電極2を形成したものを中性洗剤により洗浄した後、これをアセトン中で20分間、エタノール中で20分間それぞれ超音波洗浄を行なった。

そして、上記のITOからなるホール注入電極2上に、上記のMTPDを蒸着させてホール輸送層3を形成し、このホール輸送層3上に上記のトリス(8−キノリノール)アルミニウムを真空蒸着させて発光層4を形成し、さらにこの発光層4の上にマグネシウム・インジウム合金からなる電子注入電極5を真空蒸着により形成した。なお、これらの蒸着は何れも真空度1×10−5Torr、基板温度20℃で行なうと共に、ホール輸送層3及び発光層4については、その蒸着速度を2Å/secの条件で行なった。

そして、上記のように形成された電子注入電極5の上にAlNで構成された放熱層6を設けるにあたっては、Alをターゲットに用い、N2 :Ar=1:1の雰囲気条件下においてRFスパッタリングにより形成するようにし、この時のスパッタ条件は、真空度1×10−2Torr、基板温度20℃、電力200W(付着速度100Å/h)で行なった。

このようにAlNで構成された放熱層6を設けると、ホール注入電極3から注入されたホールと電子注入電極5から注入された電子とが発光層4の部分において再結合して発光する際に熱が発生したとしても、この熱が蓄積されることなくこの放熱層6を通して放熱されるようになった。また、この放熱層6に用いたAlNは耐化学薬品性に優れると共に強度が大きく、さらにこのAlNの熱膨張率が5.3×10−6/℃で、ガラス基板1の熱膨張率8×10−6/℃に比較的似ているため、この放熱層6が良好な封止層としても作用し、電子注入電極5の酸化等も抑制されるようになった。

(比較例1)
この比較例の有機EL素子においては、図2に示すように、上記実施例1と同様に、ガラス基板1上にITOで構成された透明なホール注入電極2と、MTPDで構成されたホール輸送層3と、トリス(8−キノリノール)アルミニウムで構成された発光層4と、マグネシウム・インジウム合金で構成された電子注入電極5とを順々に形成する一方、この比較例においては、上記の電子注入電極5上にエポキシ樹脂で構成された封止層7を設けるようにした。

そして、上記の実施例1の有機EL素子とこの比較例1の有機EL素子とを、それぞれ乾燥空気中で10mA/cm2 の定電流で駆動させて連続発光試験を行ない、各有機EL素子におけるEL光の輝度がどのように変化するかを測定し、その結果を図3に示した。なお、この図3においては、有機EL素子における初期輝度を1としてその変化を示した。

この結果、AlNで構成された放熱層6を設けた実施例1の有機EL素子はエポキシ樹脂で構成された封止層7を設けた比較例1の有機EL素子に比べて、輝度が半減する時間が約1.2倍の78時間に向上していた。

(実施例2)
この実施例における有機EL素子も、前記実施例1の有機EL素子と同様に、ガラス基板1上に、ITOで構成された透明なホール注入電極2と、MTPDで構成されたホール輸送層3と、トリス(8−キノリノール)アルミニウムで構成された発光層4と、マグネシウム・インジウム合金で構成された電子注入電極5とが形成されたSH−A構造になっているが、この実施例の有機EL素子においては、図4に示すように、上記のホール注入電極2とホール輸送層3との間に、EL光が通過できるように、メッシュ状になったSiCで構成された膜厚が500Åの放熱層6を形成すると共に、上記の電子注入電極5上に上記比較例1の場合と同様にエポキシ樹脂で構成された封止層7を設けている。

ここで、上記のようにホール注入電極2とホール輸送層3との間にメッシュ状になったSiCで構成された放熱層6を設けるにあたっては、前記の実施例1の場合と同様に、ガラス基板1上にITOで構成されたホール注入電極2を形成したものを中性洗剤により洗浄し、これをアセトン中で20分間、エタノール中で20分間それぞれ超音波洗浄を行なった後、メタルマスクを用いたプラズマCVD法により、シラン(SiH4 )とメタン(CH4 )とを1:1の比で用い、基板温度250℃、電力150mW/cm2 の条件下で、線幅30μm,格子の大きさ30μmのメッシュ状になったSiCの放熱層6を形成した。

このようにしてメッシュ状になったSiCの放熱層6を形成した後は、前記実施例1の場合と同様にして、MTPDで構成されたホール輸送層3と、トリス(8−キノリノール)アルミニウムで構成された発光層4と、マグネシウム・インジウム合金で構成された電子注入電極5とを順々に形成した後、上記の比較例の場合と同様に、この電子注入電極5上にエポキシ樹脂で構成された封止層7を設けるようにした。

そして、この実施例2の有機EL素子についても、上記実施例1の有機EL素子と同様に、乾燥空気中で10mA/cm2 の定電流で駆動させて連続発光試験を行ない、この有機EL素子におけるEL光の輝度がどのように変化するかを測定し、その結果を上記比較例1の有機EL素子の結果と合わせて図5に示した。なお、この図5においても、図3の場合と同様に有機EL素子における初期輝度を1としてその変化を示した。

この結果、上記のようにホール注入電極2とホール輸送層3との間にメッシュ状になったSiCからなる放熱層6を設けた実施例2の有機EL素子は、上記の比較例1の有機EL素子に比べて、輝度が半減する時間が約1.1倍の70時間に向上していた。

なお、上記実施例1,2においては、素子構造がSH−A構造になった有機EL素子の例を示しただけであるが、この発明における有機EL素子はSH−A構造ものに限られず、前記のDH構造やSH−B構造のものであっても同様の効果が得られる。

また、上記実施例のものにおいて、放熱層6による熱放散をより効率よく行なうために、放熱層6にヒートシンクを接合させるようにすることも可能である。

【発明の効果】
以上詳述したように、この発明における有機EL素子においては、ホール注入電極から注入されたホールと電子注入電極から注入された電子とが、有機材料を用いた発光層の部分において再結合して発光する際に熱が発生したとしても、この熱が金属窒化物や金属炭化物で構成された放熱層を通して外部に放熱されるようになり、発光層やキャリア輸送層に用いた有機材料が熱によって劣化するということが少なくなり、従来の有機EL素子に比べて長期にわたって安定した発光が行なえるようになった。

また、上記の金属窒化物または金属炭化物からなる放熱層を電子注入電極を覆うようにして設けると、この放熱層により電子注入電極の酸化も抑制され、より安定した発光が行なえるようになった。
