Abstract
Description
TECHNICAL FIELD The present invention relates to an epoxy resin composition useful as an insulating material for electrical and electronic materials such as highly reliable semiconductor encapsulation, laminates, heat dissipation substrates, etc., and a carbon fiber reinforced composite material, and a polymer using the same.
Conventionally, as a sealing method for electrical and electronic parts such as diodes, transistors, integrated circuits, and semiconductor devices, for example, a sealing method using epoxy resin or silicon resin, or a hermetic sealing method using glass, metal, ceramic, or the like has been used. However, in recent years, resin encapsulation by transfer molding has become mainstream because of its improved reliability, mass production, and cost advantages.
As a resin composition used for resin sealing by transfer molding, a sealing material composed of a resin composition containing an epoxy resin and a phenol resin as a curing agent as a main component is generally used.
Epoxy resin compositions used for the purpose of protecting elements such as power devices are required to be further improved in heat resistance, heat dissipation, and low thermal expansion properties in order to cope with a large amount of heat emitted by the elements. .
In view of the above background, for example, Patent Document 1 proposes a liquid crystalline epoxy resin having a rigid mesogenic group and an epoxy resin composition using the same. However, although the liquid crystallinity of the cured product obtained from this can be confirmed, it does not have crystallinity with a clear melting point, and it is sufficient in terms of heat resistance, high thermal conductivity, low thermal expansion, low hygroscopicity, etc. It wasn't. Patent Document 2 discloses an epoxy resin composition and a cured product using a curing agent mainly composed of an epoxy resin having a bisphenol-based mesogenic structure and a bifunctional phenolic compound. However, since it is a reaction between bifunctional components, the curability is not sufficient, and the cross-linking reaction hardly occurs, so the heat resistance is insufficient, and the thermal conductivity is also low. it wasn't enough.
Accordingly, an object of the present invention is to provide an epoxy resin composition that solves the above problems and gives a crystalline cured product that is excellent in moldability, heat resistance, low hygroscopicity, and high thermal conductivity. It is to provide a cured product using.
The present inventors have found that when a specific bifunctional curing agent that undergoes two-dimensional reaction as a curing agent and a specific polyhydric phenol resin are combined with an epoxy resin having a specific structure, the crosslinked structure The present inventors have found that a crystalline cured product having
The present invention provides an epoxy resin composition containing an epoxy resin and a curing agent, wherein 50 wt% or more of the epoxy resin is a difunctional epoxy resin, 40 to 80 wt% of the curing agent is a bifunctional phenol compound, and 20 to 60 wt% of the curing agent. % is a polyfunctional phenol resin, it is an epoxy resin composition that gives a crystalline cured product, and a crystalline epoxy resin cured product obtained by curing it.
The present invention also provides a crystalline cured product obtained by curing the above epoxy resin composition.
The cured product has an endothermic peak (melting point) in the range of 200° C. to 350° C. associated with melting of crystals in scanning differential thermal analysis, or an endothermic amount (in terms of resin component) associated with melting of crystals in scanning differential thermal analysis. is preferably 5 J/g or more.
INDUSTRIAL APPLICABILITY The epoxy resin composition of the present invention is excellent in moldability and reliability, and gives molded articles excellent in high heat resistance, low water absorption, high thermal conductivity, low thermal expansion, and the like. Appropriately applied to insulating materials for electrical and electronic materials such as substrates, and composite materials such as fiber-reinforced composite materials and molding materials for machine parts, exhibiting excellent heat dissipation, high heat resistance, and high dimensional stability. be done. The reason for this specific effect is that the reaction of a specific epoxy resin with a specific difunctional phenolic curing agent results in a crystalline two-dimensional molecular chain with a high melting point and high elastic modulus at high temperatures. In addition to forming a unit, by introducing a crosslinked structure while maintaining crystallinity by using a specific polyhydric phenol resin as a curing agent, the cured product has high heat resistance, low water absorption, thermal conductivity, It has become possible to impart low thermal expansibility, flame retardancy, and the like.
The present invention will be described in detail below.

In formula (3), R1 and R2 independently represent a hydrogen atom or a hydrocarbon group having 1 to 6 carbon atoms. A hydrogen atom or a methyl group is preferable from the viewpoint of curability, flame retardancy, heat resistance, etc. when a cured product is obtained. R1 and R2 also include rings that are adjacent and linked to each other. From the viewpoints of heat resistance, low water absorption, low thermal expansion, flame retardancy, etc., the cyclic body is preferably a naphthalene skeleton.
In formula (3), R3 and R4 each represent a hydrogen atom or independently a hydrocarbon group optionally having a hydroxyl group of 1 to 9 carbon atoms. A hydrogen atom is preferred from the standpoint of formability, and a hydrocarbon group is preferred from the standpoint of low water absorption and low dielectric properties.
m is the number of repetitions and represents a number from 0.1 to 15. Polyfunctional phenolic resins are usually mixtures of a plurality of compounds with different repeating numbers, and in this case, the average value of m (Σm/Σnumber of molecules) is in the range of 0.1 to 15, preferably 0.1. It ranges from 5 to 10, more preferably from 1.0 to 5. If it is smaller than this, the effect of improving the moldability, heat resistance, flame retardancy, low water absorption, etc. will be small, and if it is larger than this, the viscosity will increase, and fluidity during molding, filler filling, etc. will decrease.
The amount of the polyfunctional phenol compound of formula (3) used as a curing agent is 20-60 wt%, preferably 25-55 wt%, more preferably 30-50 wt%, of the total curing agent. If the amount is less than this, the moldability deteriorates, and the effect of improving physical properties such as heat resistance, moisture resistance and flame retardancy of the cured product is small. If the amount is more than this, the crystallinity of the cured product is lowered, and the high-temperature elastic modulus, thermal conductivity, low thermal expansion, etc. are lowered.
A preferable hydroxyl equivalent weight of the polyfunctional phenol resin is 150 to 350 g/eq. and more preferably 170 to 300 g/eq. is in the range of If it is smaller than this, the effect of improving flame retardancy, low water absorption, etc. will be small, and if it is larger than this, the moldability will be lowered, the crosslink density of the cured product will be low, and the heat resistance, etc. will be lowered.
The softening point of the polyfunctional phenolic resin is preferably 50-200°C, more preferably 70-150°C. If it is lower than this, the handleability of the epoxy resin composition is reduced due to blocking or the like. is preferred.
B(1+a/b)/(A+B+C)が0.35~0.95の範囲にあることが好ましい。 B(1+a/b)/(A+B+C)は、より好ましくは0.40~0.90の範囲である。 The proportions of the bifunctional epoxy resin of formula (1), the bifunctional phenol compound of formula (2) and the multifunctional phenolic resin of formula (3) are: A for the weight of the bifunctional epoxy resin, a for the epoxy equivalent, and a for the bifunctional Where B is the weight of the phenolic compound, b is the hydroxyl equivalent weight, and C is the weight of the polyfunctional phenolic resin, B(1+a/b)/(A+B+C) is preferably in the range of 0.35 to 0.95. This corresponds to the ratio in the cured product of the unit that exhibits crystallinity formed by the reaction of the bifunctional epoxy resin and the bifunctional phenol compound. As a result, high thermal conductivity, high-temperature elastic modulus, etc. are lowered. If it is larger than this, the cross-linking density is lowered, and heat resistance, flame retardancy, low water absorption, etc. are deteriorated. B(1+a/b)/(A+B+C) is more preferably in the range of 0.40 to 0.90.
As the curing agent used in the epoxy resin composition of the present invention, in addition to the bifunctional phenol compound of formula (2) and the polyfunctional phenolic resin of formula (3), other curing agents generally known as curing agents agents can be used in combination. Examples include amine curing agents, acid anhydride curing agents, phenol curing agents, polymercaptan curing agents, polyaminoamide curing agents, isocyanate curing agents, blocked isocyanate curing agents and the like. The blending amount of these other curing agents may be appropriately set in consideration of the types of curing agents to be blended and the physical properties of the resulting thermally conductive epoxy resin molding. However, even when other curing agents are used, their compounding amount is preferably less than 50 wt%, more preferably less than 30 wt%, relative to the total amount of curing agents.
In the epoxy resin composition of the present invention, the compounding ratio of the epoxy resin and the curing agent is preferably in the range of 0.8 to 1.5 in terms of the equivalent ratio of the epoxy groups to the functional groups in the curing agent. The above range is preferable in order to prevent unreacted epoxy groups or functional groups in the curing agent from remaining after curing and reducing the reliability of the insulating material for electronic parts.
The epoxy resin composition of the present invention preferably contains an inorganic filler. The amount of the inorganic filler added in this case is usually 50 to 96 wt%, preferably 60 to 94 wt%, more preferably 70 to 92 wt%, relative to the epoxy resin composition. If the amount is less than this, effects such as high thermal conductivity, low thermal expansion, and high heat resistance are not sufficiently exhibited. These effects improve as the amount of the inorganic filler added increases, but the improvement does not depend on the volume fraction of the filler, and the improvement remarkably increases when the added amount exceeds a specific amount. These physical properties are due to the effect of controlling the higher-order structure in the polymer state, and since this higher-order structure is mainly achieved on the surface of the inorganic filler, a specific amount of inorganic filler is required. It is considered that On the other hand, from the viewpoint of viscosity and moldability, it is preferable to set the amount of the inorganic filler added to the above upper limit or less.
Preferred inorganic fillers include powders such as silica, alumina, boron nitride, aluminum nitride, carbon powder and carbon fiber powder, and fibrous substrates such as glass fiber, carbon fiber and aramid fiber. is preferably 50 wt % or more of the inorganic filler. In addition, the inorganic filler is preferably spherical, and is not particularly limited as long as it is spherical, including those with an elliptical cross section. It is particularly preferred to have As a result, a close-packed structure such as a face-centered cubic structure or a hexagonal close-packed structure can be easily obtained, and a sufficient filling amount can be obtained. If it is not spherical, friction between fillers increases as the filling amount increases, and there is concern that fluidity will decrease and viscosity will increase before the upper limit of the above blending amount is reached, which may affect moldability. is preferred.
From the viewpoint of improving the thermal conductivity, 50 wt % or more, preferably 80 wt % or more of the inorganic filler should have a thermal conductivity of 5 W/m·K or more. As such an inorganic filler, alumina, aluminum nitride, crystalline silica and the like are suitable. Among these, spherical alumina is excellent. In addition, if necessary, amorphous inorganic fillers such as fused silica and crystalline silica may be used in combination regardless of their shape.

These may be used alone or in combination.
The amount of the curing accelerator to be added is preferably 0.1 to 10.0 wt parts with respect to 100 wt parts in total of the epoxy resin and the curing agent. If the amount is less than 0.1 wt part, the gelation time is delayed, resulting in a decrease in workability due to a decrease in rigidity during the heating reaction. becomes easier.

It can be produced by adding a coupling agent by a method and kneading with a heating roll, a kneader, or the like. For example, an epoxy resin composition containing an epoxy resin and a curing agent as main components is dissolved in a commonly used organic solvent, impregnated into a sheet-like fiber base material and dried by heating to partially react the epoxy resin. can be used as a prepreg.
In order to obtain a cured product (molded product) using the epoxy resin composition of the present invention, for example, thermoforming methods such as transfer molding, press molding, cast molding, injection molding, and extrusion molding are applied. From the viewpoint of mass productivity, transfer molding is preferred.
The cured product of the present invention has crystallinity, and in scanning differential thermal analysis measured at a heating rate of 10 ° C./min, the endothermic peak temperature (melting point) associated with melting of crystals is usually 150 to 350 ° C. is preferably 170 to 350°C, more preferably 200 to 350°C.
Here, the effect of crystallinity development will be briefly described. In general, the glass transition point is used as an index of heat resistance in cured epoxy resins. This is because a normal epoxy resin cured product is an amorphous (glassy) molded product without crystallinity, and the physical properties thereof change greatly at the glass transition point. Therefore, in order to increase the heat resistance of the epoxy resin cured product, that is, to increase the glass transition point, it is necessary to increase the crosslink density. On the other hand, the cured molded product of the present invention is characterized by developing crystallinity, but the melting point can be used as an index of heat resistance because the change in physical properties is small up to the melting point. Since the melting point of a polymeric substance is higher than the glass transition point, the polymer of the present invention has no crosslinked structure or has a low crosslinked density, thereby maintaining high flexibility and high heat resistance. can ensure the integrity. In addition, the expression of crystallinity means high intermolecular force, which suppresses the movement of molecules, achieves low thermal expansion, exhibits high thermal diffusivity, and improves thermal conductivity. Furthermore, due to the high packing property of the molecular chains, both the water vapor permeability and the saturated water absorption are lowered, and the water resistance is improved.
Therefore, the higher the crystallinity of the cured product of the present invention, the better. Here, the degree of crystallization can be evaluated from the heat of fusion (the amount of heat absorbed by melting of crystals) in differential scanning thermal analysis. A preferable endothermic amount is 10 J/g or more per unit weight of the resin component excluding the filler. More preferably 15 J/g or more, particularly preferably 20 J/g or more. If it is smaller than this, the effect of improving the heat resistance, low thermal expansion and thermal conductivity of the molded product is small. The endothermic value referred to herein refers to the endothermic value obtained by measuring a sample of about 10 mg precisely weighed by a differential scanning calorimeter under a nitrogen stream at a heating rate of 10°C/min. .
The cured product of the present invention can be obtained by heat reaction by the molding method described above. However, although the molding temperature is usually 80° C. to 350° C., it is desirable to carry out the reaction at a temperature lower than the melting point of the molded product in order to increase the degree of crystallinity of the molded product. Preferred molding temperatures range from 130°C to 280°C, more preferably from 160°C to 250°C. Also, the molding time is preferably 30 seconds to 1 hour, more preferably 1 minute to 30 minutes. Furthermore, after molding, the degree of crystallinity can be further increased by annealing (post-curing). Usually, the annealing temperature ranges from 130°C to 250°C and the time ranges from 1 hour to 20 hours. Cure is desirable.
