Claims (5)
素子分離絶縁膜を形成する領域の前記導電体膜をエッチングして開口部を形成する工程と、
前記開口部に露出する前記導電体膜の側面に接し、1層からなる被覆絶縁膜を成膜する工程と、
前記導電体膜が前記被覆絶縁膜で覆われた状態で前記開口部から前記半導体基板をエッチングして素子分離溝を形成する工程と、
前記素子分離溝を熱酸化してライナー膜を成膜する工程と、
前記被覆絶縁膜に接すると共に前記素子分離溝を絶縁物で埋め込み前記素子分離絶縁膜を形成する工程と、を含む
