Abstract
Description
The present invention relates to an exhaust gas treatment apparatus for detoxifying an exhaust gas discharged from a manufacturing apparatus for producing a semiconductor device, a liquid crystal, an LED, or the like.
The semiconductor manufacturing apparatus emits gas containing toxic gas such as silane gas (SiH 4 ) or halogen-based gas (NF 3 , ClF 3 , SF 6 , CHF 3 , C 2 F 6 , CF 4 ). Such exhaust gas (process gas) cannot be released into the atmosphere as it is. Therefore, it is generally performed that these exhaust gases are guided to a detoxification device and subjected to oxidation detoxification treatment by combustion. As this treatment method, a combustion type exhaust gas treatment apparatus that forms a flame in a furnace using fuel gas and performs exhaust gas treatment is widely adopted.
Combustion type exhaust gas treatment equipment for the semiconductor industry and the liquid crystal industry mixes fuel and combustion-supporting gas (oxygen-containing gas), burns the fuel to form a flame, mixes the processing gas with the flame, and performs gas treatment Therefore, a large amount of dust (mainly SiO 2 ) and a large amount of acid gas are expected as a by-product of the combustion process. As a conventional combustion oxidation method, a method is known in which a high-temperature pure oxygen flame is formed using LNG and pure oxygen, and the processing gas is heated and decomposed with the high-temperature pure oxygen flame. Nitrogen contained in the exhaust gas is decomposed by a high flame temperature due to the characteristics of pure oxygen combustion, and a large amount of nitrogen oxide (NOx) is additionally generated.
There is also known a method in which pure oxygen is not used, a flame is formed by air, a processing gas is mixed with the flame, and the processing gas is heated at a relatively low temperature. In this case, the generation of nitrogen oxides (NOx) is suppressed, but the decomposition performance of hardly decomposable gases such as PFCs that require a high-temperature flame is reduced. Moreover, since the flame is low temperature, there is a problem that CO is generated.
In addition, in the combustion type exhaust gas treatment device, it is necessary to periodically perform maintenance for removing the powder deposited and deposited on the inner wall surface of the combustion chamber. By adding a mechanism such as a scraper to the deposited powder, It was necessary to periodically scrape the inner wall of the room.
In the conventional combustion-type exhaust gas treatment apparatus including the above-mentioned
However, such conventional combustion methods have the following problems.
(1) When forming a high-temperature flame using pure oxygen The burner body that forms the flame becomes hot and is damaged by heat.
B. A large amount of thermal NOx is generated by the contact between the high-temperature flame and the processing gas (including N 2 gas as one of the main components).
(2) When a relatively low temperature flame using air is formed. Refractory gases such as PFCs require a high reaction treatment temperature, so that the gas treatment performance of the hardly decomposable gas is reduced and CO is generated as a by-product gas.
B. As a countermeasure against the product accumulated in the combustion chamber, it is necessary to add a mechanism such as a scraper because wet wall water cannot flow into the combustion chamber.
In the conventional method in which the fuel and the combustion-supporting gas (oxygen-containing gas) are mixed in the burner to form a flame, and the processing gas is heated with the flame formed in the burner, the above-described method is used. As a result of repeated research on a new combustion method due to various problems, it was conceived that three types of fuel (fuel gas), combustion-supporting gas (oxygen-containing gas) and processing gas would be mixed, In order to perform the above, it is conceived that three kinds of gases are blown in the tangential direction of the inner peripheral surface of the combustion chamber.
Accordingly, the present invention is a gas having high combustion efficiency by injecting fuel, combustion-supporting gas, and processing gas in the tangential direction of the inner peripheral surface of the combustion chamber to co-fire three types of fuel, combustion-supporting gas, and processing gas. An object of the present invention is to provide an exhaust gas treatment apparatus that can perform the treatment and suppress the generation of thermal NOx and CO.
In order to achieve the above-described object, one aspect of the exhaust gas treatment apparatus of the present invention is an exhaust gas treatment apparatus for detoxifying a process gas by burning it, and the combustion chamber for burning the process gas has one end closed and the other end The combustion chamber is configured as a cylindrical container-like combustion chamber having an opening, and the combustion chamber includes a fuel nozzle that blows fuel, a combustion-supporting gas, and a processing gas in a direction tangential to the inner peripheral surface of the combustion chamber, and a combustion-supporting chamber. A fuel gas nozzle and a processing gas nozzle, the fuel nozzle and the processing gas nozzle are located on the same plane perpendicular to the axis of the combustion chamber, and the combustion-supporting gas nozzle is In the axial direction of a combustion chamber, it is arrange | positioned in the position spaced apart from the one end part of the said combustion chamber rather than the position of the nozzle for fuel and the nozzle for process gas. Here, being located on the same plane means that part of the opening on the combustion chamber peripheral surface side of the two nozzles is located on the same plane.
According to the present invention, fuel and processing are injected by blowing fuel (fuel gas), combustion-supporting gas (oxygen-containing gas), and processing gas (exhaust gas) in the tangential direction of the inner peripheral surface of the cylindrical combustion chamber. A gas is burned with a combustion-supporting gas to form a cylindrical mixed flame. That is, in the combustion chamber, a three-mixed cylindrical mixed flame can be formed in the same combustion field, and the processing gas can be burned.
According to the present invention, the fuel nozzle and the processing gas nozzle are located on the same plane orthogonal to the axis of the combustion chamber, and the combustion-supporting gas nozzle is located in the axial direction of the combustion chamber. The fuel nozzle and the processing gas nozzle are disposed at positions farther from one end of the combustion chamber than the positions of the fuel nozzle and the processing gas nozzle. Therefore, such as in the NF 3 of fuel and strong combustion assisting gas that reacts directly, such as methane, when the process gas containing a component reactive with the fuel into the combustion chamber, first, the process gas The processing gas blown from the nozzle for fuel and the fuel (fuel gas) blown from the nozzle for fuel can be mixed to promote the direct reaction between the fuel (fuel gas) and the components in the processing gas. Leads to improvement. Thereafter, the combustion-supporting gas is blown from the combustion-supporting gas nozzle into the swirling flow of the mixed gas of the processing gas containing the components generated by the direct reaction and the fuel, thereby supporting the fuel and the processing gas. It is burned with gas to form a cylindrical mixed flame.
Another aspect of the exhaust gas treatment apparatus of the present invention is an exhaust gas treatment apparatus for detoxifying a process gas by burning it, and the combustion chamber for burning the process gas has a cylindrical container shape with one end closed and the other end open. The combustion chamber is composed of a fuel nozzle, a fuel support gas nozzle, and a processing gas for blowing fuel, a combustion supporting gas, and a processing gas in a direction tangential to the inner peripheral surface of the combustion chamber. The fuel nozzle and the fuel-supporting gas nozzle are located on the same plane perpendicular to the axis of the combustion chamber, and the fuel nozzle and the fuel-supporting gas nozzle are In the axial direction of a combustion chamber, it is arrange | positioned in the position spaced apart from the one end part of the said combustion chamber rather than the position of the said nozzle for process gas.
According to the present invention, fuel (fuel gas), combustion-supporting gas (oxygen-containing gas), and processing gas (exhaust gas) are blown in the tangential direction of the inner peripheral surface of the cylindrical combustion chamber, thereby supporting the fuel. A swirling flow of a mixture of flammable gas and process gas is formed. As a result, the fuel and the processing gas are combusted by the combustion-supporting gas to form a cylindrical mixed flame. That is, in the combustion chamber, a three-type mixed cylindrical flame can be formed and the processing gas can be burned.
According to the present invention, the fuel nozzle and the combustion-supporting gas nozzle are located on the same plane orthogonal to the axis of the combustion chamber, and the fuel nozzle and the combustion-supporting gas nozzle are In the axial direction of the combustion chamber, it is disposed at a position farther from one end of the combustion chamber than the position of the processing gas nozzle. Therefore, even if the processing gas does not always flow from the processing gas nozzle, the combustion-supporting gas nozzle that mainly generates the turning force is installed at a position spaced apart from the processing gas nozzle in the axial direction of the combustion chamber. Thus, it is possible to prevent the combustion-supporting gas from entering the processing gas nozzle. Therefore, there is an advantage that the situation in which the combustion-supporting gas and the processing gas react at the processing gas inflow portion does not occur, and the product can be prevented from adhering to and blocking the inflow piping portion.
According to a preferred aspect of the present invention, a water film is formed on the inner circumferential surface of the combustion chamber at a position spaced apart in the axial direction of the combustion chamber from the blowing position of the fuel, the combustion-supporting gas and the processing gas. It is characterized in that a water supply nozzle for forming the water is installed.
According to the present invention, a water film (wet wall) can be formed on the inner wall surface (inner peripheral surface) of the combustion chamber outside the three-mixed cylindrical mixed flame.
According to a preferred aspect of the present invention, a cylindrical mixed flame is formed in the combustion chamber by blowing the fuel, the combustion-supporting gas, and the processing gas toward the tangential direction of the inner peripheral surface of the combustion chamber. It is characterized by.
According to the present invention, the swirling centrifugal force forms a distribution of a three-mixed gas having a low temperature and a heavy unburned gas on the outside of the cylindrical mixed flame, and a three-mixed gas having a high temperature and a light temperature on the inside. Therefore, since the cylindrical mixed flame is in a self-insulated state covered with an unburned three-type mixed gas having a low temperature, there is no temperature decrease due to heat dissipation, and a gas treatment with high combustion efficiency is performed.
According to a preferred aspect of the present invention, the water film on the inner peripheral surface of the combustion chamber is swirled by the swirling force of the cylindrical mixed flame.
That is, in the combustion chamber, a three-mixed cylindrical mixed flame is formed in the same combustion field and the process gas is burned, so that the effects listed below can be obtained.
(1) By introducing all three types of gas in the tangential direction of the inner peripheral surface of the combustion chamber, the swirl centrifugal force causes the inside of the cylindrical flame to be a high-temperature light post-combustion gas and the outside to be a low-temperature heavy unburned gas. Become. Since it is in a state of self-insulation on the flame structure, there is little heat dissipation and highly efficient combustion is possible. Therefore, the generation of CO generated in the case of a low temperature flame is suppressed, and thermal damage of the combustion chamber can be prevented.
(2) By mixing and burning the three kinds of gases, a flame having no locally high temperature portion is formed, so that the generation of thermal NOx is suppressed, and the by-product can be prevented from melting and sticking.
(3) By mixing the three gases, the fuel and oxygen are further diluted by the N 2 gas that is the main inflow gas, so the ratio of the unburned gas outside the cylindrical flame increases, so that the flame diameter is reduced. Get smaller. That is, the self-insulating property of the flame is promoted.
(4) A flame with improved self-insulation is formed by co-firing the three kinds of gases, so even if wet wall water is flowed outside the flame, the water and the high-temperature flame do not come into direct contact with each other. Since the temperature rise of water is suppressed, a mixed fire heat insulation flame can be formed inside the wet wall without reducing the combustion efficiency. Therefore, the following effects can be obtained.
A. The ignition position of the cylindrical mixed flame is immediately below the inflow gas port, and the oxidation reaction of the inflow gas starts from the position of the wet wall water. The powder such as SiO 2 generated by the oxidation reaction is collected in the wet wall water by the swirling centrifugal force, and thus does not accumulate in the combustion chamber. Since the generated powder such as SiO 2 is collected in the wet wall water by the swirling centrifugal force immediately after the generation, the powder removal efficiency as a detoxifying device is improved. That is, the scrubber performance can be improved.
B. Since the inner wall of the combustion chamber is covered with wet wall water, there is no contact with corrosive gases such as HF and Cl 2 .
C. Conventionally, since the high temperature corrosive gas and the combustor main body are in direct contact with each other, it has been necessary to use an expensive corrosion-resistant / heat-resistant material, but according to the present invention, the wet wall water is allowed to flow on the inner wall of the combustion chamber. Since corrosion can be prevented, inexpensive stainless steel can be used. That is, the entire combustor including the combustion chamber can be made of stainless steel.
D. In order to form a wet wall water film uniformly on the inner wall of the combustor, conventionally, wet wall water was supplied in a swirl flow, and special processing for improving wettability was required on the inner wall surface. In the adiabatic flame, wet wall water also swirls due to the swirling flow of gas, so that processing for improving the wettability of the inner wall surface of the combustion chamber becomes unnecessary.
Hereinafter, an embodiment of an exhaust gas treatment apparatus according to the present invention will be described with reference to FIGS. 1 to 8. 1 to 8, the same or corresponding components are denoted by the same reference numerals, and redundant description is omitted.
FIG. 1 is a schematic cross-sectional view showing a configuration example of a combustion chamber of an exhaust gas treatment apparatus of the present invention. The
2 is a cross-sectional view taken along line II-II in FIG. As shown in FIG. 2, a
As shown in FIG. 1, in the
In the
Further, by co-firing the processing gas containing N 2 gas with the fuel and the combustion-supporting gas, the diameter of the cylindrical flame is reduced and the inner wall surface temperature of the
Next, an example of processing gas (exhaust gas) processing by the
Depending on the amount of treatment gas flowing into the

(2) When at least one of the fuel (fuel gas), the combustion-supporting gas, and the processing gas blown into the combustion chamber is blown into the combustion chamber lastly to form a swirling flow of three kinds, three kinds The composition of the air-fuel mixture reaches the combustion range.
By satisfying the above conditions (1) and (2), a three-mixed cylindrical mixed flame floating from the inner wall of the
Next, various aspects satisfying the above conditions (1) and (2) will be described with reference to the drawings.
First, as a nozzle that is first blown into the
3 (a) and 3 (b) show that the set of the
When the combustion-supporting gas is air and the air ratio is 1.3, air that is about 15 times the fuel flow rate is required. In this case, the air flow rate and flow velocity dominate the turning force in the combustion chamber. Therefore, as shown in FIGS. 3A and 3B, the combustion-supporting
Then, the
3A and 3B, the
4 (a) and 4 (b) show that the set of the
As shown in FIGS. 4A and 4B, in the lower set, the combustion-supporting

FIGS. 5A and 5B are schematic views showing another example of a lower set when two or more stages are installed in the upper and lower directions when the process gas blowing nozzles cannot be fitted into a single stage. a) is a partial longitudinal sectional view of the combustion chamber, and FIG. 5B is a horizontal sectional view.
As shown in FIGS. 5A and 5B, in the lower set, the
When a hardly decomposable gas or the like flows into the combustion chamber as a processing gas, it is necessary to add oxygen to the air of the combustion supporting gas to form a high temperature field. When it is necessary to form a high temperature field, the upper set has the same configuration as the set of FIGS. 3A and 3B, and the lower set is shown in FIGS. 4A and 4B. As the set shown in FIGS. 5A and 5B excluding the nozzle for supporting gas from the set, the nozzle for supporting gas is provided only in the upper set. The formation position of the flame moves to the swirl upstream side as compared with the case of the lower set shown in FIGS. 4A and 4B, and the flame volume can be reduced, so that a higher temperature field can be formed. . Also, in this case, the formation position of the flame moves to the upstream side of the turn and the cooling effect by the upper combustion-supporting gas before ignition can be expected, so the temperature rise near the top plate is suppressed, and the heat of the combustion chamber top plate Damage can be prevented. In addition, since the oxygen concentration of the combustion-supporting gas is increased in order to form a high-temperature field, thermal NOx is likely to be generated by forming a local high-temperature part (1500 ° C. or higher). When the nozzle for the flammable gas is installed only in the upper stage, dilution with the flammable gas for fuel combustion in the lower stage (still unburned in the upper stage) than when the nozzle for the flammable gas is installed in the upper stage and the lower stage, The local high temperature portion is hardly formed, and the generation of thermal NOx is suppressed.

As described above, since the direct reaction between the fuel and the component in the processing gas can be promoted in the upper stage, the processing performance is improved. Thereafter, in the lower stage, the fuel and the processing gas are blown into the swirling flow of the mixed gas of the processing gas containing HF and the like generated by the direct reaction and the fuel from the supporting

However, as shown in FIG. 7, only the
In the example shown in FIG. 7, the processing gas is blown from the

FIG. 8 is a schematic diagram showing the overall configuration of the exhaust gas treatment apparatus including the

The cooled exhaust gas is then introduced into the exhaust gas cleaning unit 30. The exhaust gas cleaning unit 30 is an apparatus that cleans the exhaust gas with water and removes fine dust contained in the exhaust gas. This dust is mainly a powder product generated by oxidative decomposition (combustion treatment) in the
The exhaust gas cleaning unit 30 includes a
The

As shown in FIG. 8, the exhaust gas is introduced into the exhaust gas cleaning unit 30 from a
The fine dust having a diameter of less than 1 μm contained in the exhaust gas easily adheres to the water droplets constituting the mist by the diffusion action (Brownian motion), and is thereby captured by the mist. Most of the dust having a diameter of 1 μm or more is also trapped in the water droplets. Since the diameter of the water droplet is about 100 μm, the size (diameter) of the dust adhered to the water droplet is apparently increased. Therefore, the water droplets containing dust easily collide with the downstream water film due to inertial collision, and the dust is removed from the exhaust gas together with the water particles. Dust having a relatively large diameter that has not been captured by mist is also captured and removed by the water film in the same manner. The exhaust gas thus washed with water is discharged from the upper end of the
