極薄銅層18の気相法(好ましくはスパッタリング法)による成膜は、銅ターゲットを用いてアルゴン等の不活性雰囲気下で行われるのが好ましい。銅ターゲットは金属銅で構成されるのが好ましいが、不可避不純物を含みうる。銅ターゲットの純度は99.9%以上が好ましく、より好ましくは99.99%、さらに好ましくは99.999%以上である。極薄銅層18の気相成膜時の温度は、50℃以下が好ましく。より好ましくは40℃以下、さらに好ましくは30℃以下、特に好ましくは25℃以下である。スパッタリング法による成膜は、カルーセルタイプのスパッタリング装置を用いるのが成膜温度の上昇の抑制の点で望ましい。また、ロール・トゥ・ロール方式のスパッタリング装置の場合、キャンロール(成膜時にサンプルを巻きつけるロール)の温度を所定温度に制御することも可能である。成膜時、Arプラズマの影響により基板温度が100℃以上となることもあるため、積極的な冷却機構が必要となる。また、異常放電やプラズマ照射不良などの稼働不良なく、連続的に成膜する観点から成膜時の圧力は0.1〜2.0Paの範囲で行うことが好ましい。この圧力範囲は、装置構造、容量、真空ポンプの排気容量、成膜電源の定格容量等に応じ、成膜電力、アルゴンガスの流量を調整することで設定すればよい。また、スパッタリング電力は成膜の膜厚均一性、生産性等を考慮してターゲットの単位面積あたり0.05〜10.0W/cm2の範囲内で適宜設定すればよい。

極薄銅層18の表面にフォトレジスト層20を所定のパターンで形成する(図2(b)参照)。フォトレジストは感光性フィルムであるのが好ましく、例えば感光性ドライフィルムである。フォトレジスト層20は、露光及び現像により所定の配線パターンを付与すればよい。ところで、前述したように、従来、気相法により形成された極薄銅層を含むキャリア付銅箔はドライフィルムの現像性に劣る、より具体的には現像液に対する耐剥離性に劣るとの問題があった。これに対し、本発明のキャリア付銅箔10を用いることで、現像液に対する耐剥離性に優れるとの利点がある。これは、現像時におけるキャリア付銅箔10界面への薬剤の浸入が有意に抑制され、それにより界面剥離が効果的に防止されることによるものである。この優れた現像液に対する耐剥離性は、ニッケル含有率が45〜98重量%のニッケル合金層14と、炭素層16とからなる2層構成の剥離層を採用したことによるものと考えられる。

フラッシュエッチングにより露出したニッケル合金層14の不要部分をエッチングにより除去して、配線層24が形成されたコアレス支持体、すなわち配線層付コアレス支持体26を得る(図3(f)参照)。ニッケル合金層14のエッチングは塩酸を主成分とし添加剤を含むエッチング液を用いて行われるのが、ニッケル合金層を望ましくエッチングできる一方で、電気銅めっき層22や極薄銅層18を含む配線層24を過度にエッチングしない点で好ましい。塩酸を主成分とするエッチング液の好ましい塩酸濃度は10〜50容量%である。また、このエッチング処理は30〜50℃で行われるのが好ましい。ところで、前述したように、従来の界面金属層を含むキャリア付銅箔を用いた場合、配線層形成時の界面金属層のエッチングにおいて、界面金属層の不均一な膜厚分布に起因するオーバーエッチングや、界面金属層に対するエッチング選択性の低さに起因して、界面金属層を剥離層に到達させるまでにエッチングした場合に、本来エッチングされるべきでない電気めっき配線層の端面及び表面(すなわち銅めっきの表面)までもがエッチングにより溶解し、配線高さ及び幅が必要以上に低く細くなり、配線層が部分的に消失してしまうとの問題があった。この点、本発明のキャリア付銅箔10にあっては、ニッケル含有率が45〜98重量%のニッケル合金層14と、炭素層16とからなる2層構成の剥離層を採用することで、界面金属の膜厚分布均一性及びエッチング選択性の両方において優れた特性を発揮することができる。すなわち、ニッケル合金層14のエッチング工程において、ニッケル合金層14を(電気銅めっき層22よりも優先的に)高い選択性でエッチングすることができ、しかもオーバーエッチングを回避しながらニッケル合金層14を均一にエッチングすることができる。こうして、本来エッチングされるべきでない電気めっき配線層の端面及び表面(すなわち銅めっきの表面)の望ましくないエッチングを極力回避することができる。その結果、配線高さ及び幅が必要以上に低く細くなったり、時には配線層が部分的に消失したりするといった、望ましくないエッチングに伴う不具合を効果的に防止することができる。

続いて、配線層付コアレス支持体26(具体的には配線層24)を画像検査又は電気検査する工程を行うのが好ましい。画像検査は、典型的には、光学式自動外観検査(AOI)装置を用いて光源から所定の光を照射して、配線パターンの二値化画像を取得し、この二値化画像と設計データ画像とのパターンマッチングを試み、両者間における一致/不一致を評価することにより行われる。一方、電気検査は、典型的には、複数のコンタクトプローブを配線の端部に接触させて仮のスキャナ回路を形成し、所定の電圧を印加し、配線内の導通及び配線間の絶縁を測定することにより行われる。コンタクトプローブの例としては、検査冶具にセットされたジグプローブ方式や、プロービングポイントを任意に移動させて測定するフライングプローブ方式等が挙げられる。また、スキャナ回路の検査方式の例としては、抵抗測定方式や静電容量測定方式等が挙げられる。

その後、必要に応じて、画像検査又は電気検査を経た配線層付コアレス支持体26上に、チップ等の電子素子28を搭載する工程を行うのが好ましい。ところで、前述したように、このように配線層24を形成した後にチップの実装を行うプロセスはRDL−First法と呼ばれる手法である。この工法によれば、チップの実装を行う前にコアレス支持体表面の配線層やその後に積層される各ビルドアップ配線層の画像検査又は電気検査を行うことができるため、各配線層の不良部分を避けて、良品部分にのみチップを実装できる。その結果、RDL−First法はチップの無駄使いを回避できる点で、チップの表面に配線層を逐次積層する工法であるChip−First法等と比較すると経済的に有利である。この点、本発明のキャリア付銅箔10にあっては、上述したとおり、ニッケル含有率が45〜98重量%のニッケル合金層14と、炭素層16とからなる2層構成の剥離層を採用することで、界面金属の膜厚分布均一性及びエッチング選択性の両方において優れた特性を発揮することができ、コアレス支持体表面の配線性及び配線間の絶縁性に優れる微細配線を形成することができる。その結果、画像検査における電気銅めっき層22の表面とキャリア12とのコントラストが十分に得ることができ、画像検査を高い精度で行なうことが可能となる。例えば、光学式自動外観検査(AOI)装置により取得される配線パターンの二値化画像がより正確かつ鮮明なものとなる。また、電気銅めっき層22から形成される配線内の導通性、及び独立した配線間の絶縁性に優れ、電気検査への適用が可能な配線層付コアレス支持体26を形成できる。こうして、プリント配線板の製造プロセス(特にRDL−First法)において、チップ実装前の配線層に対する画像検査又は電気検査を高精度に行うことができ、それにより製品歩留まりを向上することができる。また、任意工程として想定される、コアレス支持体26の配線層上に搭載される電子素子28の例としては、半導体素子、チップコンデンサ、抵抗体等が挙げられる。電子素子搭載の方式の例としては、フリップチップ実装方式、ダイボンディング方式等が挙げられる。フリップチップ実装方式は、電子素子28の実装パッドと、コアレス支持体26上の配線層24との接合を行う方式である。この実装パッド上には柱状電極(ピラー)やはんだバンプ等が形成されてもよく、実装前にコアレス支持体26の配線層24表面に封止樹脂膜であるNCF(Non−Conductive Film)等を貼り付けてもよい。接合は、はんだ等の低融点金属を用いて行われるのが好ましいが、異方導電性フィルム等を用いてもよい。ダイボンディング接着方式は、コアレス支持体26表面の配線層24に対して、電子素子28の実装パッド面と反対側の面を接着する方式である。この接着には、熱硬化樹脂と熱伝導性の無機フィラーを含む樹脂組成物である、ペーストやフィルムを用いるのが好ましい。

ビルドアップ層付積層体32から少なくともキャリア12を分離してビルドアップ層30を含む多層配線板34を得る。すなわち、少なくともキャリア12が剥離除去される。この分離工程においては、物理的な分離、化学的な分離等が採用されうる。物理的分離法は、手や治工具、機械等でキャリア12をビルドアップ層30から引き剥がすことにより分離して多層配線板34を得る手法である(図4(j)参照、すなわち図4(i)の段階はスキップされる)。ここで、コアレス支持体上に配線パターンが存在する部位は炭素層16で分離され、キャリア12とビルドアップ層30が接している部位は、キャリア12とビルドアップ層30の界面近傍で分離されることとなる。このため、分離後の多層配線板34にはニッケル合金層14が残留しないこととなり、後の工程でニッケル合金層14の除去工程を必要としない点で好ましい。また、化学的分離法を採用する場合、キャリア12を溶解するキャリアエッチング液を用いて多層配線板34を得る(図4(i)参照)。このキャリアエッチング液は、キャリア12を溶解可能で、かつ、ビルドアップ層30を構成する部材を溶解しない薬液でエッチングすることが好ましい。例えばキャリアがガラスである場合は、フッ酸や酸性フッ化アンモニウム等のガラスエッチング液等を用いてキャリアを溶解分離することが好ましい。化学的分離法は、キャリア12にビルドアップ層30が直接接している部位が広く強固に接着された場合において有効である。

多層配線板34を加工してプリント配線板36を得る(図4(j)参照)。このとき、多層配線板34にニッケル合金層14が残留している場合は、前処理としてニッケル合金層14をエッチングにより除去するのが好ましい。前述のとおり、ニッケル合金層14のエッチングは塩酸系エッチング液を用いて行われるのが好ましい。塩酸系エッチング液の好ましい塩酸濃度は10〜50容量%である。また、このエッチング処理は30〜50℃で行われるのが好ましい。ただし、この限りではなく、中圧水洗、高圧水洗等の圧力洗浄や、プラズマ処理等の気相法による洗浄により、ニッケル合金層14及び炭素層16を一度の処理で除去することも採用しうる。また、多層配線板34の加工プロセスは、一般的にプリント配線板において採用される公知の工法を用いることができ、特に限定されない。

各種評価
例1〜11のキャリア付銅箔について、以下に示されるとおり、各種評価を行った。評価結果は表1に示されるとおりであった。

<現像液に対する耐剥離性>
各キャリア付銅箔の極薄銅層の表面を0.1規定の希硫酸で処理して表面の酸化膜の除去を行い、その後、水洗及び乾燥を行った。その後、極薄銅層の表面に感光性ドライフィルムを貼り付け、ライン/スペース(L/S)=5μm/5μmのパターンを与えるように露光及び現像を行った。現像は、現像液として1%炭酸ナトリウム水溶液を用いて、25℃で1分間行った。現像後における極薄銅層とキャリアとの界面(特に炭素層と界面金属層と界面)への現像液の浸入による極薄銅層の剥離の有無ないし程度を評価した。得られた評価結果を以下の基準で格付けした。
評価A:極薄銅層の剥離が無かった。
評価B:極薄銅層の一部が剥離した。
評価C:極薄銅層の全体が剥離した。
<Release resistance to developer>
The surface of the ultra-thin copper layer of each carrier-attached copper foil was treated with 0.1 N dilute sulfuric acid to remove the surface oxide film, and then washed with water and dried. 各キャリア付銅箔の界面金属層の膜厚分布均一性は、ガラスシート上に各例において作成される界面金属層の製造条件と同じ条件で界面金属層のみを形成したサンプルを用いて、以下のように評価した。界面金属層の直上からシート抵抗測定器により50mm間隔でシート抵抗の測定を行い、20点の抵抗分布(標準偏差/平均値の百分率)から膜厚の均一性の評価を行った。得られた評価結果を以下の基準で格付けした。
評価A:±3%未満
評価B:±3以上7%以下
評価C:±7%より大きい
<Uniformity of interface metal film thickness distribution>

<エッチング選択性>
各キャリア付銅箔の極薄銅層の表面に感光性ドライフィルムを貼り付け、露光及び現像を行い、ライン/スペース(L/S)=5μm/5μmのパターンのフォトレジスト層を形成した。図2に示されるように、極薄銅層18の露出表面(すなわちフォトレジスト層20でマスキングされていない部分)に電気銅めっき層22を形成した。次いで、フォトレジスト層20を30%有機アミン水溶液系の剥離液により剥離し、露出した極薄銅層18の不要部分を過酸化水素水−硫酸系のフラッシュエッチング液により除去した。そして、フラッシュエッチングにより露出した界面金属層(図3においてニッケル合金層14に相当する層)をエッチングにより除去した。このエッチングは、以下に示される液温40℃のエッチング液をシャワーでサンプルに掛けることにより行った。このエッチング処理は、配線間の残渣を確実に行うため、界面金属層のエッチングが150%のオーバーエッチングとなるように行った。
‐例1〜7、10及び11で用いたエッチング液:塩酸エッチング液に添加剤(界面活性剤)を加えた溶液(塩酸濃度:50%)
‐例8で用いたエッチング液:硫酸エッチング液に添加剤(界面活性剤)を加えた溶液(硫酸濃度:85%)
‐例9で用いたエッチング液:硝酸第二セリウムアンモニウムを含む過塩素酸エッチング液に添加剤(界面活性剤)を加えた溶液(硝酸第二セリウムアンモニウム濃度:15%)

A carbon layer provided on the nickel alloy layer and mainly comprising carbon;
An ultrathin copper layer provided on the carbon layer;
A copper foil with a carrier.

Forming a photoresist layer in a predetermined pattern on the surface of the ultra-thin copper layer;
Forming an electrolytic copper plating layer on the exposed surface of the ultrathin copper layer;
Peeling the photoresist layer;
Removing unnecessary portions of the ultrathin copper layer exposed by peeling of the photoresist layer by flash etching;
Removing unnecessary portions of the nickel alloy layer exposed by the flash etching by etching to obtain a coreless support having a wiring layer formed thereon; and
The manufacturing method of the coreless support body with a wiring layer containing these.
