Abstract
Description
The present disclosure relates to a light emitting device including a light emitting element and a method for manufacturing the light emitting device.
In a light emitting device in which a light emitting element such as an LED (light emitting diode) is mounted, an inexpensive material is required for a member used in the light emitting device in order to reduce the cost of the light emitting device. For this reason, the wiring pattern of the mounting substrate, in particular, may be used as a material for the wiring pattern of the flexible substrate, which is less expensive than Cu or the like and is lightweight and excellent in flexibility.
On the other hand, as a method of mounting a light emitting element such as an LED on a mounting substrate, the electrodes of the light emitting element and the wiring pattern of the mounting substrate are opposed to each other through an anisotropic conductive adhesive and thermocompression bonded. There is a method of bonding and electrical connection (see, for example, Patent Document 1).
An anisotropic conductive adhesive is provided with conductivity having anisotropy by dispersing conductive particles in an insulating binder resin. The conductive particles are formed by providing a metal coating such as Au on the surface of the elastic resin core.
By using such an anisotropic conductive adhesive for mounting a light-emitting element, bonding can be performed at a lower temperature than when solder or the like is used.
However, since the anisotropic conductive adhesive contains a binder resin, the thermal conductivity is relatively low, and it is difficult to sufficiently release the heat generated from the light emitting element to the mounting substrate side. In the light emitting element, when the temperature of the active layer is 100 ° C. or more, the luminous efficiency is remarkably lowered, the life is shortened, and the reliability is lowered. Therefore, it is important to efficiently release the heat generated by the light emitting element.

Hereinafter, a light-emitting device and a method for manufacturing the light-emitting device according to the embodiment will be described with reference to the drawings.
<Embodiment>
[Configuration of light emitting device]
The light-emitting device according to the present embodiment includes at least a light-emitting element, a mounting substrate including a wiring pattern for mounting the light-emitting element, an anisotropic conductive bonding member that bonds the light-emitting element and the mounting substrate, The anisotropic conductive bonding member has an Au—Sn alloy layer between the electrode of the light emitting element and the wiring pattern, and is not between the electrode of the light emitting element and the wiring pattern. In this part, Sn-based solder particles having a lower proportion of Au than the alloy layer or not containing Au are provided.
An anisotropic conductive material that uses Au, which is a stable material resistant to oxidation and deterioration, for the part for connecting to the outside of the electrode of the light-emitting element, and inexpensive Al for the wiring pattern of the mounting board When lead-free Sn-based solder that has little adverse effect on the environment is used as the solder contained in the joining member, Au as the electrode on the light emitting element side and Sn-based solder form a good alloy and are solder-bonded. Al and Sn-based solder on the mounting substrate side are generally difficult to be solder-bonded because Al forms an oxide film on the surface thereof. Therefore, when Al is used for the wiring pattern of the mounting board, the thermal resistance between the solder and the wiring pattern of the mounting board is sufficiently lowered even if the anisotropic conductive joint member contains solder. There is a problem that can not be.
Therefore, as in this embodiment, the Au-containing layer of the electrode of the light-emitting element and the Sn-based solder particles contained in the anisotropic conductive bonding member form an alloy layer, whereby the electrode of the light-emitting element and the mounting substrate The thermal resistance with respect to the wiring pattern can be reduced, the heat dissipation is improved, and the temperature rise of the light emitting element can be suppressed. Thereby, a highly reliable light-emitting device can be obtained.

The

The anisotropic
The anisotropic
The

The

The particle size (D50) of the
As described above, the
If the film thickness of Au in the
Here, the composition of the
The
As shown in FIG. 2B, when the film thickness of the
As described above, an Au—Sn alloy having high thermal conductivity is preferably used for joining the
光反射性物質としては、例えば、TiO2(酸化チタン)、ZrO2(酸化ジルコニウム)、MgO(酸化マグネシウム)、Al2O3(酸化アルミニウム)などを用いることができる。

Next, as shown in FIG. 6C, in the thermocompression bonding step S103c, using a thermocompression bonding apparatus, for example, a load is applied from the upper surface side of the
Note that the application of the load may be performed from the upper surface side of the
Furthermore, the
Many of the resins and phosphors used as members constituting the light emitting device have relatively low heat resistance. For this reason, in order to widen the choice of materials that can be used, the heating temperature at the time of thermocompression bonding is preferably about 260 ° C. or less. Accordingly, these materials are selected so that the curing temperature of the
As described above, when pressure and heating are performed from both the upper surface side of the
In addition, during heating, the Sn-based
Next, a light-transmitting sealing member that covers the surfaces of the light-emitting

In order to confirm the effect of the manufacturing method of the light emitting device according to the present embodiment, a Sn-based light emitting element manufactured by changing the film thickness of the Au-containing layer that is the second layer of the n-side electrode and the p-side electrode is used.
なお、熱抵抗値は、JEDEC(Joint Electron Device Engineering Council)のJESD51−14規格に準拠した過渡熱測定によって求めている。
[Measurement result of thermal resistance]
The measured thermal resistance value of the joint (between the second layer and the wiring pattern) is shown below.
The thermal resistance value is obtained by transient heat measurement in accordance with JEDEC (Joint Electron Device Engineering Council) JESD51-14 standard. This measurement method is a method for calculating a temperature change from a voltage change based on a correlation between a junction temperature and a voltage of a device such as a light emitting element.
(Example): 8 [° C./W]
(Comparative Example): 16 [° C./W]
The smaller this value is, the lower the thermal resistance is. When this thermal resistance value is converted by the temperature rise rate of the light emitting element per 1 W of power consumption of the light emitting element, the comparative example rises by 16 ° C., The example increases by 8 ° C. That is, when the same power consumption is input to the light emitting element, the temperature rise is halved by this junction.
Thus, according to this embodiment, it was confirmed that the temperature increase rate was suppressed to about half that of the comparative example, in other words, the thermal resistance could be reduced to about half.
