次に、ソルダーレジスト(太陽インキ製造社製、PSR−4000 AUS703)を印刷し、半導体素子搭載パッドなどが露出するように、所定のマスクで露光し、現像、キュアを行い、回路上のソルダーレジスト層の厚さが12μmとなるように形成した。
最後に、ソルダーレジスト層から露出した回路層上へ、無電解ニッケルめっき層3μmと、さらにその上へ、無電解金めっき層0.1μmとからなるめっき層を形成し、プリント配線基板を得た。

○:わずかに傷が観察されるが、製品品質上問題のない程度である。
×:目立った傷が観察される。

このような点から、各実施例で得られたビルドアップ材は半導体装置等を作製する際におけるプロセス効率を向上できるものであることがいえる。
