Abstract
Description
The present invention relates to a CIGS solar cell including a CIGS light absorption layer having good characteristics and a method for manufacturing the same.
Thin solar cells typified by amorphous silicon solar cells and compound solar cells can significantly reduce material costs and manufacturing costs as compared to conventional crystalline silicon solar cells. For this reason, in recent years, these research and development have been advanced rapidly. Especially, it is a compound solar cell using Group I, III, and VI elements as constituents, and the light absorption layer is made of a copper (Cu), indium (In), gallium (Ga), or selenium (Se) alloy. Since the CIGS solar cell which does not use silicon at all and has excellent photoelectric conversion efficiency (hereinafter referred to as “conversion efficiency”), it is particularly attracting attention among thin solar cells.
Such a CIGS solar cell usually has a structure in which a substrate, a back electrode layer, a CIGS light absorption layer, a buffer layer, and a transparent electrode layer are laminated in this order, and the CIGS light absorption layer, the buffer layer, A pn junction is formed at the interface. In order to achieve high conversion efficiency, it is necessary to increase the grain size of the crystal in the CIGS light absorption layer to obtain a high-quality crystal (for example, see Patent Document 1).
On the other hand, although the conversion efficiency is improved to some extent by increasing the crystal grain size in the CIGS light absorption layer or preventing the formation of fine crystal grains, in order to spread it to the general market However, the conversion efficiency obtained by these improvement measures is inadequate, and further development of a CIGS solar cell having a higher conversion efficiency is required.
This invention is made | formed in view of such a situation, The objective is provision of the CIGS solar cell which can implement | achieve much higher conversion efficiency, and its manufacturing method.
In order to achieve the above object, the present invention is a CIGS solar cell having a substrate, a back electrode layer, a CIGS light absorption layer, a buffer layer, and a transparent electrode layer in this order, and the CIGS light absorption layer Is composed of a first light absorption layer formed on the substrate side and a second light absorption layer formed on the first light absorption layer, and the first light absorption layer has an average grain size. The first gist is a CIGS solar cell that is composed of crystal grains having a diameter A and in which the second light absorption layer is composed of fine crystal grains having an average grain size A / 3 or less.
And it is a CIGS solar cell which has a board | substrate, a back surface electrode layer, a CIGS light absorption layer, a buffer layer, and a transparent electrode layer in this order, Comprising: The said CIGS light absorption layer is formed in the said substrate side. A first light absorption layer and a second light absorption layer formed on the first light absorption layer, wherein the first light absorption layer is composed of crystal grains having an average particle diameter A; A method of manufacturing a CIGS solar cell in which the second light absorption layer is composed of fine crystal grains having an average grain size of A / 3 or less, and a layer containing indium, gallium, and selenium on the substrate ( α) and a layer (β) containing copper and selenium are laminated in this order in the solid state, and a crystal is grown by heating the laminate in which the layer (α) and the layer (β) are laminated. Forming a first light absorption layer composed of crystal grains having an average grain size A, and On the first light absorption layer, indium, gallium, and selenium are supplied in a gas phase, and indium, gallium, and selenium are supplied simultaneously and a crystal is grown, so that the average particle size is not more than A / 3. The second gist is a CIGS solar cell manufacturing method in which the CIGS light absorption layer is formed via a step of forming a second light absorption layer composed of crystal grains.
That is, the present inventors have repeatedly studied the crystals constituting the CIGS light absorption layer in order to obtain a CIGS solar cell that achieves high conversion efficiency. As a result, contrary to the trend of increasing the grain size of the crystals constituting the CIGS light absorption layer and eliminating the fine crystal grains that have been studied to achieve high conversion efficiency, the CIGS light absorption layer contains micro crystal grains. Thus, the inventors have found that the high conversion efficiency of the CIGS solar cell can be achieved unexpectedly when the fine crystal grains are arranged at a specific portion of the CIGS light absorption layer, and the present invention has been conceived.
In the present invention, a solid phase refers to a phase that is in a solid state at that temperature, and a liquid phase refers to a phase that is in a liquid state at that temperature. The gas phase means a phase that is in a gaseous state at that temperature.
In the present invention, the average grain size of the crystal grains constituting the light absorption layer is the center of each of the cross sections of the first and second light absorption layers using an SEM (Scanning Electron Microscope). This can be determined by observing the portion at a magnification of 20,000, measuring the grain size of all the crystals that can be confirmed on the screen, and calculating the average. The diameter of the crystal is measured when the crystal is spherical, and when the crystal is in other shapes, the maximum length is measured.
That is, the CIGS solar cell of the present invention is a CIGS solar cell having a substrate, a back electrode layer, a CIGS light absorption layer, a buffer layer, and a transparent electrode layer in this order. And a first light absorption layer formed on the substrate side and a second light absorption layer formed on the first light absorption layer, wherein the first light absorption layer has an average particle size. The second light-absorbing layer is composed of fine crystal grains having an average grain size of A / 3 or less. For this reason, not only can the electrons generated by the first light absorption layer made of crystal grains having a large average grain diameter disposed on the substrate side be taken out without loss, but also the average grains disposed on the buffer layer side. The second light absorption layer made of small crystal grains having a small diameter can supply a large amount of Na present in the CIGS grain boundary near the surface of the CIGS light absorption layer (the side on which light is incident). The acceptor concentration can be improved.
Since the CIGS light absorption layer has fine irregularities formed by the fine crystal grains of the second light absorption layer on the surface (the light incident side), the light confinement effect of the fine irregularities It can also be expected to improve the current value of the CIGS solar cell.
The average grain size of the crystal grains constituting the first light absorption layer is 1000 nm or more and 2000 nm or less, and the average grain diameter of the microcrystal grains constituting the second light absorption layer is 50 nm or more and 300 nm or less. As a result, the current value is further improved and a CIGS solar cell with high conversion efficiency is obtained.
Furthermore, when obtaining the CIGS solar cell of the present invention, a layer (α) containing indium, gallium and selenium, and a layer (β) containing copper and selenium in this order on the substrate in this order. By laminating and heating the laminated body in which the layer (α) and the layer (β) are laminated, a crystal is grown to form a first light absorption layer composed of crystal grains having an average grain size A. A step of supplying indium, gallium, and selenium in a gas phase state on the first light absorption layer, and simultaneously supplying indium, gallium, and selenium and growing a crystal, the average particle size A / 3 When the CIGS light absorption layer is formed through the step of forming the second light absorption layer constituted by the following microcrystal grains, the first light absorption can be achieved only by changing the temperature condition and the like. The layer and the second light absorption layer are continuously formed with the same device. It is possible to, it is possible to improve the efficiency and cost of manufacture.
Next, an embodiment for carrying out the present invention will be described.

Moreover, when manufacturing this CIGS solar cell by a roll-to-roll system or a stepping roll system, it is suitable that the said board |

In addition to Cr, SiO 2 , Al 2 O 3 , TiN, TiO 2 , Ni, NiCr, Co, or the like can be used as a material for forming the impurity
In addition to molybdenum (Mo), W, Cr, Ti, or the like can be used as a material for forming the

And since the said 1st
The second
Each of the first

このようなドーピング材料としては、例えば、Al:ZnO(AZO)、B:ZnO(BZO)、Ga:ZnO(GZO)、Sn:In2O3(ITO)、F:SnO2(FTO)、Zn:In2O3、Ti:In2Oe、Zr:In2O3、W:In2O3等があげられる。

Such a CIGS solar cell can be manufactured, for example, by the following method.

According to this method, an excellent CIGS

From the above results, it can be seen that Examples 1 to 9 show a high conversion efficiency of 10.3% or more. Especially, Examples 1-4 which the average particle diameter of the microcrystal grain which comprises the 2nd
Since the CIGS solar cell of the present invention is thin and has very high conversion efficiency, it is suitable not only for installation with a large area but also for installation in a space with a low load resistance or a curved surface. .
