Abstract
Description
The present invention relates to a corrosion-resistant member, an electrostatic chuck device, and a method for manufacturing a corrosion-resistant member.
Conventionally, in the production line of semiconductor devices such as IC, LSI, VLSI, etc., there are processes using halogen-based corrosive gas such as fluorine-based corrosive gas, chlorine-based corrosive gas and their plasma, especially dry etching, In processes such as plasma etching and cleaning, fluorine-based gases such as CF 4 , SF 6 , HF, NF 3 , and F 2, and chlorine-based gases such as Cl 2 , SiCl 4 , BCl 3 , and HCl are used. Therefore, improvement of the corrosion resistance of the constituent members in the semiconductor manufacturing apparatus by these corrosive gases and plasma is required. In particular, among the constituent members in the semiconductor manufacturing apparatus, the electrostatic chuck member is required to have excellent corrosion resistance.
Therefore, conventionally, other than the rare earth metal element oxide, cubic garnet-type yttrium aluminum oxide (yttrium aluminum garnet: 5Al 2 O 3 .3Y 2 O 3 , YAG) and yttrium as corrosion resistant materials used for electrostatic chuck members Sintered YAG added with the rare earth metal oxide is used (see, for example, Patent Documents 1 and 2).
However, since the dielectric constant of YAG is as low as 10.7, when the YAG sintered body is applied to the dielectric layer of the electrostatic chuck member, there is a problem that the attractive force is low.
On the other hand, REAlO 3 (RE is a rare earth metal element) can be expected to have a high dielectric constant if the structure can be controlled as a perovskite phase. REAlO 3 is synthesized by heat-treating an equimolar mixture of RE 2 O 3 and Al 2 O 3 , but the surface of the obtained REAlO 3 particles has many defects and high dielectric loss. Therefore, when the REAlO 3 sintered body is applied to the dielectric layer of the electrostatic chuck member, there is a problem that the residual adsorption force is increased.
In addition, when REAGO 3 is added to YAG and the dielectric constant is improved, if the REAlO 3 content is too high (for example, 10% or more), REAlO 3 grows abnormally, leading to a decrease in mechanical strength. Therefore, it was difficult to contain a large amount.
The present invention has been made to solve the above problems, and has excellent corrosion resistance against halogen-based corrosive gases such as fluorine-based corrosive gases and chlorine-based corrosive gases, and plasmas thereof. Embodiments of a corrosion-resistant member of the present invention and an electrostatic chuck device using the same will be described.
Note that this embodiment is specifically described in order to better understand the gist of the invention, and does not limit the present invention unless otherwise specified.
SmxREyAlO3 … (1)
(ただし、x+y=1、x>0、y>0)
[Corrosion resistant material]
The corrosion-resistant member of this embodiment includes a composite oxide obtained by substituting a part of samarium of samarium / aluminum / perovskite with a rare earth element (RE) that is not samarium, and REAlO 3. It is the corrosion-resistant member which consists of a sintered compact represented.
Sm x RE y AlO 3 (1)
(However, x + y = 1, x> 0, y> 0)
That is, the composite oxide is an oxide of a rare earth metal element (RE) in which the samarium oxide (Sm 2 O 3 ) in the samarium-aluminum oxide (SmAlO 3 ) crystal is not samarium (Sm) (hereinafter referred to as a rare earth metal oxide). (Also referred to as (RE 2 O 3 )) has a perovskite structure formed by partial substitutional solid solution.
Here, the rare earth metal oxide is expressed as RE 2 O 3 , but the lanthanoid (Ln) is a divalent oxide (LnO), 4 other than the trivalent oxide (Ln 2 O 3 ). A valent oxide (LnO 2 ) or the like. For example, divalent oxides SmO, EuO, and YbO can also be taken with samarium (Sm), europium (Eu), and ytterbium (Yb), and high oxidation number oxide (Pr 6 O 11 ) with praseodymium (Pr). Is stable. Therefore, when referring to rare earth metal oxides, it is expressed as RE 2 O 3, and only when particularly necessary, for example, REO or the like.
As the rare earth element (RE) that is not samarium, a rare earth element having an ionic radius larger than that of Sm is preferable. For example, lanthanum (La), cerium (Ce), praseodymium (Pr), neodymium (Nd), promethium (Pm), yttrium (Y), europium (Eu), gadolinium (Gd), terbium (Tb), dysprodium ( Dy) and at least one metal selected from the group consisting of holmium (Ho) are preferred. As RE, Y or Nd is particularly preferable.
In the composite oxide, samarium - aluminum oxide rare earth metal oxide added to (SmAlO 3) (RE 2 O 3) may also be dissolved in SmAlO 3, as a second phase in the grain boundary of SmAlO 3 Although it may be present, it is preferably dissolved in SmAlO 3 .
Thereby, the crystal phase of the composite oxide forms an orthorhombic perovskite phase.
When the composite oxide is a solid solution of SmAlO 3 and RE 2 O 3 , oxygen ions around the RE ions are expanded by replacing Sm of SmAlO 3 with a rare earth element having an ion radius larger than that of Sm. As a result, gaps are generated around the Al ions, polarization occurs, and the dielectric constant is improved.
Moreover, REAlO 3 contained in the corrosion-resistant member of this embodiment is an oxide of rare earth metal element (RE) and aluminum that is not samarium. Examples of RE include the same metals as those used in the composite oxide.
The REAlO 3 content is preferably such that x is 0.5 or more and less than 1 and y is more than 0 and 0.5 or less in the composition formula Sm x Re y AlO 3 of the obtained sintered body. If x is 0.5 or more, sufficient adsorption force can be obtained even if annealing is performed to eliminate oxygen defects. Moreover, if y is 0.5 or less, the dielectric constant increases, and a sufficient attracting force can be obtained when the corrosion-resistant member of this embodiment is used in an electrostatic chuck portion of an electrostatic chuck device.
The corrosion-resistant member of this embodiment having such a composition preferably has RE 2 O 3 below the detection limit in X-ray crystal structure diffraction. In this specification, “RE 2 O 3 is below detection limit” means using a powder X-ray diffractometer (trade name: X ′ Pert PRO MPD, manufactured by PANalytal) for a metal oxide that is a raw material of a corrosion-resistant member. As a result of measurement, the diffraction peak corresponding to RE 2 O 3 is below the detection limit.
The corrosion resistant member of the present embodiment preferably has a dielectric constant of 20 or more at a frequency of 40 Hz. Thereby, when the corrosion-resistant member of this embodiment is used for the electrostatic chuck portion of the electrostatic chuck device, a sufficient attracting force can be obtained.
The corrosion-resistant member of this embodiment preferably has a 4-point bending strength of 150 MPa or more. In this specification, “4-point bending strength” means that a test piece according to JIS R1601 is prepared from a corrosion-resistant member, and the bending strength is measured by a 4-point bending test using a Marto JIS bending tester MZ-401. Results (6 arithmetic averages).
The corrosion-resistant member of this embodiment has the above configuration.
The corrosion-resistant member configured as described above has not only excellent corrosion resistance against halogen-based corrosive gases and their plasmas, but also plate-like shapes such as semiconductor wafers when used as a mounting plate for an electrostatic chuck device. The sample also has excellent adsorptivity.
[Method of manufacturing corrosion-resistant member]
The method for producing a corrosion-resistant member of the present embodiment is a step of adjusting a slurry by mixing Sm 2 O 3 powder, Al 2 O 3 powder and RE 2 O 3 powder in the presence of a dispersant and dispersing the mixture in a dispersion medium. And a step of removing water from the slurry and granulating, and a step of sintering the obtained particles. Hereinafter, it demonstrates in order.
(Process for adjusting slurry)
First, a slurry in which Sm 2 O 3 powder, Al 2 O 3 powder and RE 2 O 3 powder are mixed and dispersed in a dispersion medium is prepared.
As starting materials, samarium oxide (Sm 2 O 3 ) powder, aluminum oxide (Al 2 O 3 ) powder, and rare earth metal oxide (RE 2 O 3 ) powder other than samarium oxide (Sm 2 O 3 ) are used.
These powders preferably have a purity of 99% or more, for example. Moreover, it is preferable that the average particle diameter of a primary particle is 0.01 micrometer-10 micrometers. By setting the average particle size of the primary particles to 0.01 μm to 10 μm, it is possible to suppress a decrease in corrosion resistance of the obtained sintered body (corrosion resistant member).
These Sm 2 O 3 powder, Al 2 O 3 powder and RE 2 O 3 powder are dispersed in a dispersion medium in the presence of a dispersant to prepare a slurry.
Examples of the dispersion medium include water, an organic solvent, a mixed solvent of water and an organic solvent, and the like.
As the organic solvent, for example, methanol, ethanol, propanol, butanol, toluene, xylene, acetone, methylene chloride, ethyl acetate, dimethylformamide, diethyl ether and the like are preferably used, and one or more of these solvents are used. Can be used.
As the dispersant, an anionic surfactant, a cationic surfactant, or a nonionic surfactant is used, and can be appropriately selected depending on the type and particle size of the starting raw material powder to be used. The dispersant is preferably a polymer dispersant, and more preferably polyacrylate, polycarboxylate, acrylamide, polyvinyl alcohol, or polymethacrylate. One dispersant may be used, or two or more dispersants may be mixed and used.
The slurry may be adjusted by mixing the Sm 2 O 3 powder, the Al 2 O 3 powder, and the RE 2 O 3 powder, and then dispersing the mixed powder in the dispersion medium in the presence of the dispersant. Alternatively, Sm 2 O 3 powder, Al 2 O 3 powder, and RE 2 O 3 powder are individually dispersed in a dispersion medium in the presence of a dispersant, and the resulting slurry is mixed to prepare a target slurry. It is good as well. When mixing individual dispersions of Sm 2 O 3 powder, Al 2 O 3 powder and RE 2 O 3 powder, they may be further dispersed as well as simply mixed.
A known method can be used when adjusting the slurry. For example, an ultrasonic disperser, a ball mill, a sand mill, a high-pressure disperser, or the like can be used when adjusting the slurry.
In this composite oxide (corrosion resistant member), in order to ensure the generation of a sufficient amount of orthorhombic perovskite phase, the number of samarium atoms (N Sm ) and the number of rare earth metal elements excluding samarium (N RE ) the sum of (for N Sm + N RE), the number of atoms of rare earth metal elements except samarium (ratio (N RE / (N Sm + N RE in N RE))) is to be a more and 0.5 or less than 0 It is preferable to adjust the raw material powder.
Since the amount of crystal phase produced varies depending on the mixing conditions, firing conditions, etc. in addition to the ratio of the raw material powder, it is desirable to obtain these conditions in advance through preliminary experiments.
(Process of granulating)
Next, the dispersion medium is removed from the obtained slurry and granulated.
As a method for removing the dispersion medium, various methods such as heating, reduced pressure, and air blowing can be adopted, but spray drying capable of simultaneously removing the dispersion medium and granulating is preferable.
Moreover, it is good also as granulating by removing a dispersion medium from a slurry and grind | pulverizing a dried material irrespective of the said spray drying.
The obtained dried product (granules) is preferably degreased by heating at 50 ° C. or more and 600 ° C. or less in an air atmosphere.
(Process of granulating)
Next, the particles obtained in the granulating step are sintered.
Specifically, the particles obtained in the granulation step are in the air, in a vacuum, or in an inert gas atmosphere at 1400 ° C. to 1700 ° C., preferably 1550 ° C. to 1650 ° C. for 1 hour to 3 Bake for less than an hour. Thereby, a dense sintered body having a sintered density of 98% or more can be produced.

The firing method may be a normal pressure firing method, but a pressure firing method such as hot pressing or hot isostatic pressing (HIP) is preferred in order to obtain a dense sintered body. Although the pressurization pressure at the time of pressurization baking does not have a restriction | limiting in particular, Usually, it is about 10-40 Mpa.
The obtained sintered body is used as a corrosion-resistant member of this embodiment.
As described above, the corrosion-resistant member of this embodiment can be manufactured.

In addition, it is good also as annealing treatment by heating the obtained sintered compact to 1300 degreeC or more and 1600 degrees C or less in air | atmosphere after the process to sinter mentioned above. By performing the annealing treatment, oxygen defects in the obtained sintered body (corrosion resistant member) can be reduced, and residual adsorption can be reduced.
By heating to 1300 ° C. or higher, oxygen defects can be sufficiently reduced. In addition, when annealing is performed, the adsorption force tends to decrease when the corrosion-resistant member is used in the electrostatic chuck portion of the electrostatic chuck device. However, annealing at 1600 ° C. or lower reduces the adsorption force. Can be suppressed.
The annealing treatment time is preferably 2 hours or more and 10 hours or less. When the annealing treatment is performed for 2 hours or more, oxygen defects can be sufficiently reduced. In addition, by performing the annealing process for 10 hours or less, it is possible to suppress a decrease in adsorption force.
The manufacturing method of the corrosion-resistant member having the above-described structure not only has excellent corrosion resistance against halogen-based corrosive gases and their plasmas, but also when used as a mounting plate for an electrostatic chuck device, a semiconductor wafer, etc. It is possible to suitably manufacture a corrosion-resistant member that is also excellent in the adsorptivity of the plate-like sample.

The average particle diameter of the surface-coated aluminum nitride (AlN) particles is preferably 1 μm or more and 10 μm or less, more preferably 2 μm or more and 5 μm or less.
Here, when the average particle size of the surface-coated aluminum nitride (AlN) particles is less than 1 μm, the contact between the particles becomes insufficient, and as a result, the heat transfer rate may be lowered, and the particle size is small. If it is too much, workability such as handling is reduced, which is not preferable. On the other hand, if the average particle size exceeds 10 μm, it is not preferable because the thickness of the adhesive layer tends to vary.
