Abstract
【解決手段】アノードカップリング型プラズマCVD法を用いて、アルキルシラン化合物及び/又はアルコキシシラン化合物であるシラン化合物と、シラザン化合物の混合物を原料として生成される化合物を基板上に堆積させることにより、窒素含有アモルファスシリコンカーバイドからなるn型半導体を製造する。

Description
太陽光発電等に用いられる半導体素子を製造するためには、透明なガラス基板やフィルム上に半導体膜を形成する必要があるが、上記高温下でこうした工程を行うことは困難である。また、窒素ガスをSiC結晶中に拡散させることも容易ではなく、ドナー密度は1×1010〜5×1012cm-3程度に留まってしまう。
本発明に係る製造方法を用いることにより、窒素含有アモルファスシリコンカーバイドからなるn型半導体を製造することができる。
さらに望ましくは、この割合を0.3〜1.3mol%とすることが望ましい。これにより、光応答電流値が大きく、キャリア密度が高い、窒素含有アモルファスシリコンカーバイドからなるn型半導体を製造することができる。
また、本発明に係る製造方法は、アノードカップリング型プラズマCVD法を用いて、シラン化合物と、シラザン化合物の混合物を原料として生成される化合物を基板上に堆積させる方法であるため、従来のような高温下での工程を経ることなく、窒素含有アモルファスシリコンカーバイドからなるn型半導体を製造することができる。
XPS測定により、製造したa-SiC及びa-Cの元素組成比を算出した。a-SiC及びa-C表面の元素組成の解析は、0eVから1100eVの範囲を10eV/minの掃引速度で測定することにより行った。a-SiC及びa-Cの各元素の組成(atom%)は、検出されたSi原子の2pピーク、C原子の1sピーク、 O原子の1sピーク、及びN原子の1sピークのピーク強度Iから、相対感度係数法を使用して以下の式(1)から算出した。

ここで、Sは相対感度係数である。
また、一部サンプルについては、オージェ電子分光測定を行って元素組成を求めた。
Csp2/(Csp2+Csp3)=S(sp2)/ΣS ・・・(2)
実施例1のXPS測定時には、N原子に由来するピーク値が、ノイズと同レベル(窒素0.5atom%に相当)と検出された。しかし、ホール測定(後述)の結果、実施例1のa-SiCにおけるキャリア密度は5.38×1014cm-3となった(図12参照)。この値は実施例2のa-SiCのキャリア密度(1.78×1014cm-3)の3倍に相当する。キャリア密度はN原子の含有量を反映することから、実施例1のa-SiCには、少なくとも実施例2のa-SiCのN原子含有率(3.68atom%)以上の窒素が含有されていることが分かる。つまり、図4中の(4*)は、C原子とSi原子の合計数に対して約4atom%の原子数比率でN原子を含有していることを示している。
なお、組成分析においてはどのサンプルもC原子、Si原子、N原子以にO(酸素)原子が検出されたが、これは、XPS、オージェ電子測定において薄膜表面を使用した際に、大気中で薄膜が表面酸化された影響を受けたためであると考えられる。
次に、a-SiC及びa-Cのラマン散乱分光測定結果について説明する。sp2炭素成分の割合がほぼ一定であり、Si原子の含有量が異なる実施例1及び2、比較例1及び2のラマン散乱スペクトルを図5(a)に示す。また、図5(b)に、実施例1及び2のラマン散乱スペクトルを拡大したもの、図6は、ラマン散乱スペクトルから得られたDピーク位置、Gピーク位置、Dピーク強度、及びGピーク強度と、これらの値から算出したsp2炭素クラスターサイズをまとめた表である。
a-C膜のラマン散乱スペクトルでは、1560cm-1付近にグラファイト性のsp2炭素の結合伸縮に由来するG(Graphite)ピークと、1360cm-1付近にグラファイト性のsp2炭素構造中に欠陥(終端部位)などが存在する場合に現れるD(Disorder)ピークの2つのブロードなピークが検出されることが知られている。
Siを17.57atom%含む比較例2のラマン散乱スペクトルにおいても、比較例1と同様、1500cm-1近傍に、非対称で低波数側になだらかな肩を有するブロードなピークが検出された。このラマン散乱スペクトルに関して波形分離を行ったところ、1505cm-1と1316cm-1にGピークとDピークを得ることができた。従って、比較例2もアモルファス構造を有していると考えられる。
a-SiC及びa-Cの透過光スペクトルは、ガラス基板上にa-SiC薄膜及びa-C薄膜を成膜した試料を用いて測定した。そして、測定により得られた透過光スペクトルから以下の式(3)を用いて光吸収係数αを求めた。

ここで、Tはa-SiC又はa-Cの透過率 (%)であり、dは膜厚(単位:Å)である。さらに、光吸収係数αを用いてTaucプロットを作成して、光学ギャップ(Eog)を算出した。

ここで、hνは入射光エネルギー、Bは定数、Eogは光学バンドギャップの値である。
作製したa-Cとa-SiCの半導体特性を明らかにするために、Hall効果測定装置(Ecopia., HMS-3000)を使用し、van der Pauw法によりキャリア密度、キャリア移動度、体積抵抗率、及び伝導型を測定した。測定には、絶縁体のガラス基板上にa-SiCあるいはa-Cを成膜した試料を用いた。薄膜上には、1mm2のニッケルを1cm間隔で4隅に抵抗加熱方式で蒸着してオーミック接触を形成し、このオーミックコンタクトをHall測定に必要な4つの電極として使用した。蒸着した電極に測定装置の端子を接触させ、0.35Tの永久磁石の磁場方向と薄膜表面が垂直になるように試料を設置して、室温でHall効果測定を行った。その結果を図13に示す。
以上の点を踏まえると、実施例1及び2は、比較例2よりも大きな光学ギャップを示しているが、キャリア移動度が10倍高く、体積抵抗率が10分の1という優れた半導体特性を示す材料であると言える。
電気化学測定では、ポテンショ/ガルバノスタット(Hokuto Denko Co., HZ-3000 system)を用い、3電極セルを使用したリニアスイープボルタンメトリー(LSV)法により実行した。3電極セルの構成は、対極(CE)に白金ワイヤ、参照極(RE)にAg/AgCl(sat.KCL)電極、作用極(WE)にa-SiCあるいはa-C薄膜を使用した。以下、電位を表記する際は、Ag/AgCl(sat.KCL)参照電極を基準とした電位とする。測定の電解質溶液には0.2MのNaH2PO4を使用した。作用極と電解質溶液の接触面積(電極面積)は、Oリングを使用して0.1cm2に調節した。電気化学測定の測定範囲は-1.5Vから4.0Vとし、走査速度は5mV/secとした。
また、後述する別の光応答電流の測定では、水銀キセノンランプから波長360nmの光のみを取り出すために光学フィルター(HOYA Co., U-360)をハロゲンランプのファイバーの先端に取り付けた。紫外光源以外の装置、セル、条件は上記の電気化学測定と同じである。量子効率QEは以下の式(5)を用いて算出した。

ここで、Npは入射した光子の数、Neは電子の数である。Np、Neは以下の式(6)、(7)を用いて算出した。

ここで、Ipは光応答電流、eは電荷素量、Wは入射した光の強度、Eは波長360nmの光子1個のエネルギーである。
この結果から、HDMSを、TESとHMDSの合計モル数に対して0.1〜3mol%の割合とすることが好ましく、この割合を0.3〜1.3mol%とすることがより好ましいと考えられる。実施例2の製造条件(HMDSのmol%比:0.65%程度)及び元素組成比(N原子の含有率:約4%)から、HMDSの混合割合が0.3〜1.3mol%である場合には、Si原子とC原子の合計数に対して2〜8%の原子数比率でN原子が含有されると考えられる。
Claims (6)
- シリコン原子と炭素原子を1:1〜2の比率で含有し、前記シリコン原子と前記炭素原子の合計数に対して2〜8%の原子数比率で窒素原子を含有することを特徴とする窒素含有アモルファスシリコンカーバイドからなるn型半導体。
- シリコン原子と炭素原子を1:1.1〜1.4の比率で含有することを特徴とする、請求項1に記載の窒素含有アモルファスシリコンカーバイドからなるn型半導体。
- アノードカップリング型プラズマCVD法を用いて、アルキルシラン化合物及び/又はアルコキシシラン化合物であるシラン化合物と、シラザン化合物の混合物を含む原料から生成される化合物を基板上に堆積させることを特徴とする窒素含有アモルファスシリコンカーバイドからなるn型半導体の製造方法。
- 前記シラザン化合物のモル比が、前記シラン化合物と前記シラザン化合物の合計モル数に対して0.1〜3.0mol%であることを特徴とする請求項3に記載の窒素含有アモルファスシリコンカーバイドからなるn型半導体の製造方法。
- 前記シラザン化合物のモル比が、前記シラン化合物と前記シラザン化合物の合計モル数に対して0.3〜1.3mol%であることを特徴とする請求項3に記載の窒素含有アモルファスシリコンカーバイドからなるn型半導体の製造方法。
- 前記シラン化合物が、テトラメチルシラン、テトラエチルシラン、テトラプロピルシラン、テトラブチルシラン、及びテトラエトキシシランのうちの少なくとも1種類を含み、前記シラザン化合物は、1,1,1,3,3,3-ヘキサメチルジシラザン、1,1,1,3,3,3-ヘキサエチルジシラザン、トリス(トリメチルシリル)アミン、及びビストリメチルシリルメチルアミンのうちの少なくとも1種類を含むことを特徴とする、請求項3から5のいずれかに記載の窒素含有アモルファスシリコンカーバイドからなるn型半導体の製造方法。
