Abstract
Description
The present invention relates to a CVD apparatus for forming a superconducting thin film on the surface of a tape-like substrate and a method for forming a superconducting thin film.
Conventionally, RE-based superconductors (RE: rare earth elements) are known as a type of high-temperature superconductor exhibiting superconductivity at a liquid nitrogen temperature (77 K) or higher. In particular, an yttrium oxide superconductor (hereinafter referred to as YBCO) represented by the chemical formula YBa 2 Cu 3 O 7-y is representative. For forming this YBCO thin film, for example, a chemical vapor deposition method (CVD: Chemical Vapor Deposition method) is used in which a superconducting layer is formed by supplying a raw material gas to the surface of a base material to cause a chemical reaction. . Specifically, each of the β-diketone metal complexes of Y, Ba, and Cu is dissolved in tetrahydrofuran (THF) or the like, and a predetermined amount of these solutions are mixed and vaporized, and the raw material gas is sprayed onto the surface of the substrate. Is called.
Conventionally, as a CVD apparatus using this type of CVD method, a raw material is formed in a reaction chamber that is divided into three in the running direction of the tape-shaped substrate by two shielding plates and a film formation region sandwiched between the two shielding plates. By supplying a raw material gas to the surface of the tape-like substrate that runs directly above the susceptor in the reaction chamber and causing a chemical reaction, the raw material gas ejection portion that ejects gas and a susceptor that heats the tape-like substrate are provided. A superconducting thin film is formed on the surface of a tape-like substrate, and a susceptor having a shielding gas jetting part for jetting a shielding gas has been proposed (for example, see Patent Document 1).
In this type of CVD apparatus, a film forming region in which a source gas is supplied in the running direction of the tape-shaped substrate and a substrate upstream of the film forming region are introduced into the reaction chamber by two shielding plates. It can be divided into a region and a base material lead-out region on the downstream side (these are collectively referred to as a preheating region). In this preheating region, the shielding gas is ejected from the shielding gas ejection portion toward the susceptor, thereby shielding the susceptor and the susceptor. It is possible to suppress the source gas from flowing out from the film formation region to the preheating region through the gap with the lower end of the plate.
However, since the shielding gas flows along the shielding plate so as to shield the gap between the shielding plate and the susceptor, the temperature of the film formation region fluctuates due to the shielding gas. Therefore, there is a problem that the superconducting property may be deteriorated because the film is not formed properly.
The present invention provides a CVD apparatus and a method for forming a superconducting thin film that can suppress the temperature fluctuation of the film forming region due to the shielding gas and can stably form the superconducting thin film on the surface of the tape-like substrate. With the goal.
In order to solve the above-mentioned problems, the present invention comprises a reaction chamber having a source gas ejection portion for ejecting a source gas and a susceptor for heating a tape-shaped substrate, and travels directly above the susceptor in the reaction chamber. A CVD apparatus for forming a superconducting thin film on the surface of the tape-shaped substrate by supplying the raw material gas to the surface of the tape-shaped substrate to cause a chemical reaction, wherein the reaction chamber includes the reaction chamber in the reaction chamber. In the running direction of the tape-shaped substrate, a shielding plate is provided that is divided into a film formation region to which the source gas is supplied and a preheating region upstream or downstream of the film formation region, and toward the susceptor. Shielding gas is ejected, and a shielding gas ejection part that suppresses diffusion of the source gas from the film formation region to the preheating region through a gap between the susceptor and the shielding plate, and a shielding gas that adjusts the temperature of the shielding gas Characterized in that it comprises a time adjustment unit.
In this configuration, the shielding gas ejection part desirably ejects the shielding gas substantially at a right angle to the susceptor. Here, “substantially perpendicular” means an angle perpendicular to the susceptor or slightly inclined in the plane of the shielding plate, and an angle at which the gap between the susceptor and the shielding plate can be shielded by the shielding gas. is there.
Moreover, the said shielding gas temperature adjustment part is good also as a structure which adjusts the said shielding gas to temperature higher than the said source gas. The lower end of the shielding plate may be spaced apart from the susceptor by a predetermined distance, and the opening of the shielding gas ejection portion may be provided at the lower end of the shielding plate.
In addition, the shielding gas jetting part has an opening distance x in the width direction of the tape-shaped substrate, x a width of the tape-shaped substrate, and a number of tape-shaped substrates that run immediately above the susceptor. n, where the distance between the tape-shaped substrates is d, the opening distance x may satisfy x> w × n + d × (n−1).
Moreover, when the distance from the tape-shaped base material to the lower end of the opening of the shielding gas ejection part is h, the distance h may be formed in a range of 2 mm <h <10 mm. The reaction chamber may include a source gas transport path in which the shielding plate forms one side wall and guides the source gas ejected from the source gas ejection part to the surface of the tape-shaped substrate. Further, the source gas transport path may have an opening end narrower than the width of the susceptor, and may be disposed along a traveling region of the tape-shaped substrate formed at the center in the width direction of the susceptor. .
Further, the present invention is characterized in that, in the method for forming a superconducting thin film using the CVD apparatus configured as described above, the temperature of the shielding gas is set to 200 ° C. or higher and lower than 300 ° C. In this configuration, the reaching speed of the shielding gas with respect to the tape-shaped substrate may be equal to or higher than the reaching speed of the source gas.
According to the present invention, a shielding gas ejection part that ejects a shielding gas toward the susceptor and suppresses diffusion of the source gas from the film formation region to the preheating region through a gap between the susceptor and the shielding plate. In addition, since the shielding gas temperature adjusting unit that adjusts the temperature of the shielding gas is provided, the temperature-adjusted shielding gas is ejected, so that temperature fluctuations in the film formation region due to the shielding gas are suppressed. Therefore, the superconducting thin film can be stably formed on the surface of the tape-like substrate, and the deterioration of the superconducting characteristics can be suppressed.
Hereinafter, embodiments of the present invention will be described with reference to the drawings.

On the

Inside the
As shown in FIG. 2, the
In addition, the
In the present embodiment, as shown in FIG. 3, the
As shown in FIG. 2, the
As described above, in this configuration, the shielding gas is injected into the
Further, on the
In the present embodiment, when the superconducting thin film is formed, the shielding gas is blown out in a curtain shape from the
The shielding gas blown out from the
By the way, in the above-described configuration, since the shielding gas suppresses the diffusion of the raw material gas in the longitudinal direction (running direction of the tape-like base material 50), a high-quality superconducting thin film can be formed in the film formation region A2. On the other hand, it has been found by experiments and researches by the inventors that the surface temperature of the tape-
Since the shielding gas is normally ejected at room temperature (for example, 25 ° C.), it is significantly lower than the surface temperature of the tape-shaped substrate 50 (for example, 700 to 800 ° C.). For this reason, when the surface temperature of the tape-
For this reason, in this configuration, the CVD apparatus 1 includes the shielding gas
As shown in FIG. 3, the shielding gas
In the present embodiment, since the
According to this configuration, the shielding gas supplied from the shielding
The distance h between the
In the present configuration, the arrival speed of the shielding gas blown from the
Next, the temperature of the shielding gas will be described.
As described above, it has been found that the fluctuation of the surface temperature of the tape-shaped

[Comparative Example 2]
Comparative Example 2 is different from Example 1 in that the argon gas is not heated (room temperature), and the other conditions are the same as Example 1.
[Comparative Example 3]
In Comparative Example 3, the argon gas was not heated (room temperature), and the argon gas blowing flow rate was 1000 sccm. The other conditions were the same as in Example 1. is there.
About the superconducting wire which concerns on above-mentioned Examples 1-5 and Comparative Examples 1-3, the critical current value was measured by the 4-terminal method in the environment of 77K, 0T (Tesla). The measurement results are shown in Table 1.
As shown in Table 1, in Examples 1 to 3, the critical current values are as high as 290A, 280A, and 270A. On the other hand, in Comparative Example 1 in which no argon gas is used, the critical current value is as low as 190 A, and in Comparative Examples 2 and 3 in which argon gas is not heated, the critical current value in the case of 600 sccm is 200 A, 1000 sccm. In this case, the critical current value was 150 A, which was lower than those of Examples 1 to 3.
For this reason, it turned out that there exists sufficient effect in blowing off argon gas as shielding gas at the time of film-forming.
In Examples 4 and 5, when the heating temperature was 190 ° C. and 300 ° C., the critical current values were 230A and 220A, respectively, which were lower than those in Examples 1 to 3.
When the temperature of the argon gas is less than 200 ° C., the surface temperature of the tape-
As described above, according to the present embodiment, the
Further, according to the present embodiment, the shielding gas
Moreover, according to this embodiment, since the shielding
Further, the
Further, according to the present embodiment, when the distance from the tape-shaped
In addition, according to the present embodiment, the
Further, according to the present embodiment, the
Further, according to the present embodiment, since the temperature of the shielding gas is set to 200 ° C. or higher and lower than 300 ° C., it is possible to suppress the adverse effects on the decomposition of the source gas and the film formation, and it is possible to improve the superconducting characteristics. .
Moreover, according to this embodiment, since the arrival speed of the shielding gas with respect to the tape-shaped
As mentioned above, although this invention was concretely demonstrated based on one Embodiment, this invention is not limited to the said embodiment, It can change in the range which does not deviate from the summary.
For example, in the present embodiment, a single tape-
According to this configuration, the superconducting thin film on the surface of the tape-shaped
Further, the types of the carrier gas and the shielding gas are not limited to Ar as long as a chemical reaction between the two gases and the source gas is avoided, and for example, N 2 or other rare gas can be used. It is also possible to use different types of gases.
