Abstract
Description
The present invention relates to a plasma processing apparatus that discharges a workpiece under atmospheric pressure.
Many of today's products such as electronic devices are required to be smaller and have higher performance, and accordingly, the structure of the members used has become complicated. Taking a liquid crystal television as an example, not only high performance of the display panel itself, but also optical films and color filters have a laminated structure having individual functions over multiple layers. In the progress of such composite material technology, surface modification technology that imparts high functionality by changing only the surface properties without changing the internal properties of the material has become extremely important today. In addition, from the viewpoint of yield and productivity improvement, surface treatment technology that can be applied to a high-speed in-line manufacturing process is strongly demanded.
Under such circumstances, atmospheric pressure plasma technology applying dielectric barrier discharge has attracted much attention in surface modification. The atmospheric pressure plasma processing apparatus does not require a vacuum pump or a chamber and has a very simple configuration (for example, Patent Document 1). Therefore, it is easy to increase the size of the apparatus, and its application is rapidly expanding as a new dry cleaning / surface modification technique that replaces ultraviolet irradiation and reduced pressure plasma in applications where continuous processing is performed in-line.
However, in the plasma processing apparatus, a discharge processing gas containing harmful components or a harmful component generated as a by-product from the discharge processing gas by plasma discharge may be released outside the apparatus. This is a big safety issue.
The present invention provides a plasma processing apparatus that prevents harmful components from being released to the outside in atmospheric pressure plasma processing of an object to be processed.
The present invention relates to a plasma processing apparatus that discharges an object to be processed under a pressure near atmospheric pressure, the discharge chamber, a gas inlet for introducing gas into the discharge chamber, and a gas introduced into the discharge chamber. A gas discharge port for discharging gas, a workpiece introduction port provided at one end of the discharge chamber, a workpiece discharge port provided at the other end of the discharge chamber, and at least one provided in the discharge chamber The workpiece is introduced into the discharge chamber from one electrode pair and the workpiece inlet, and after passing between the electrodes of the electrode pair, the workpiece is conveyed from the workpiece outlet to the downstream of the discharge chamber. The plasma processing apparatus includes a transfer unit, and the workpiece outlet port has a larger opening than the workpiece inlet.
In the plasma processing apparatus, air is blown on the surface of the workpiece to be processed downstream of the discharge chamber so that air is blown from the surface of the workpiece to the workpiece outlet of the discharge chamber on the surface of the workpiece. Preferably means are provided. In this case, the air blowing position of the air blowing means is preferably a position within 2000 mm from the workpiece outlet port of the discharge chamber in the conveyance direction of the workpiece.
In the plasma processing apparatus, it is preferable that an electrode pair, a gas discharge port, and a workpiece outlet port are provided in the discharge chamber in order in the conveyance direction of the workpiece.
The plasma processing apparatus preferably includes a harmful component exclusion unit that excludes harmful components contained in the gas discharged from the gas discharge port and then discharges the components to the outside.
According to the atmospheric pressure plasma processing apparatus of the present invention, harmful components can be prevented from being released to the outside.

In addition, dimensional relationships such as length, width, thickness, and depth are changed as appropriate for clarity and simplification of the drawings, and do not represent actual dimensional relationships.

The plasma processing apparatus further introduces the
The shape and material of the
The plasma processing apparatus of the present invention is used under a pressure in the vicinity of atmospheric pressure. Specifically, the term “under the pressure in the vicinity of atmospheric pressure” as used herein is specifically 6 × 10 4 Pa or more and 2.1 × 10 5 Pa or less. In particular, in the present invention, the pressure is preferably 9.3 × 10 4 Pa or more and 1.07 × 10 5 Pa or less.
The width of the space in the discharge chamber 66 (the length in the width direction of the object to be processed 11) is preferably set so that a space of 10 to 30 mm is formed on both sides in the width direction of the object to be processed 11. That is, the width of the space in the
A
Examples of the harmful component removal method in the harmful component exclusion means 68 include a catalytic reaction treatment method, a combustion treatment method, an adsorption treatment method using an adsorbent, a wet treatment method using an alkali scrubber, and a combination thereof. When the adsorption treatment method using an adsorbent is used as the harmful component removal method, the harmful component exclusion means 68 can be composed of an adsorbent that collects the target component. For example, a plurality of adsorbents are provided inside the harmful component exclusion means 68 so that the harmful components of the gas from which the adsorbent has been discharged are adsorbed. The configuration of the harmful component exclusion means 68 to be used is appropriately selected according to the processing gas to be used and the type of by-product generated.

The structure of the

Examples of the dielectric covering the electrode base material include inorganic glasses such as silicate glass, borate glass, phosphate glass, and germanate glass, and mixtures thereof, polytetrafluoroethylene, Use solid dielectrics such as plastics such as polyethylene terephthalate, polymethyl methacrylate, polycarbonate, polypropylene and mixtures thereof, metal oxides such as aluminum oxide, zirconium oxide, titanium oxide, barium titanate, and mixtures thereof.

FIG. 1 shows an example in which the
The plasma processing apparatus includes an air nozzle (air blowing means) 67 on the downstream side of the
The

The distance L from the

In the discharge treatment of the object to be processed using the atmospheric pressure plasma processing apparatus shown in FIG. 1, the object to be processed 11 is arranged between the
The processing gas is composed of an inert gas and a reactive gas. As the inert gas, a rare gas such as helium, argon, neon, or krypton, nitrogen, or a mixed gas thereof can be used.
The reactive gas is not particularly limited, for example, oxygen, carbon dioxide, ammonia, fluorinated, fluorinated hydrocarbon gas: for example tetrafluoromethane (CF 4), 4-ethylene fluoride, hexafluoropropylene, 8 Examples include butylene fluoride. When oxygen is used as the reactive gas, ozone is generated as a by-product by the plasma reaction. When carbon dioxide is used as the reactive gas, carbon monoxide is generated as a by-product. These by-products are harmful components. Ammonia itself is a harmful component. Fluorine and fluorinated hydrocarbon gases are not only harmful per se, but also react with water vapor mixed in a trace amount in the system to produce harmful hydrogen fluoride as a by-product.
The concentration of the reactive gas in the processing gas is preferably 0.1 to 10% by volume. When the concentration of the reactive gas is 0.1% by volume or more, the processing efficiency tends to be improved. When the concentration of the reactive gas is 10% by volume or less, the plasma stability tends to increase.
The supply rate of the processing gas is appropriately set depending on the volume of the
