Abstract
Description
The present invention relates to an imprint method and an imprint apparatus, and a method for manufacturing an article using the same.
The demand for miniaturization of semiconductor devices, MEMS, and the like has progressed, and in addition to conventional photolithography technology, there is a microfabrication technology that forms a resin pattern on a substrate by molding a resin on a substrate (wafer) with a mold. It attracts attention. This technique is also called an imprint technique, and can form a fine structure on the order of several nanometers on a substrate. For example, one of the imprint techniques is a photocuring method. In an imprint apparatus employing this photocuring method, first, a resin (photocurable resin) is applied to a pattern formation region on a substrate. Next, this resin is molded using a mold on which a pattern is formed. Then, the resin pattern is formed on the substrate by irradiating light to cure the resin and then separating it.
Here, when forming this resin pattern, it is desirable to make the remaining film thickness of the resin pattern uniform in the plane of the substrate. This is because, for example, in the semiconductor device manufacturing process, when the dry etching process is performed in a process other than the pattern forming process by the imprint apparatus, for example, an etching process, occurrence of in-plane variation in line width is suppressed. . As a method for making the remaining film thickness of the resin pattern uniform,
However, in the atmosphere of the carbon compound gas (pentafluoropropane) described in Non-Patent
The present invention has been made in view of such a situation. For example, the present invention provides an imprint method that is advantageous in that the resin pattern is prevented from being formed into an unintended shape and the productivity is improved. With the goal.
In order to solve the above-mentioned problems, the present invention provides an imprint method in which a resin on a substrate is molded by a mold and cured by light irradiation to form a pattern on the substrate. It is characterized in that the mold and the resin are brought into contact in an atmosphere containing a gas having them.
According to the present invention, for example, it is possible to provide an imprint method that is advantageous in that the resin pattern is prevented from being formed into an unintended shape and the productivity is improved.
Hereinafter, embodiments for carrying out the present invention will be described with reference to the drawings.
(First embodiment)
First, an imprint method and apparatus according to a first embodiment of the present invention will be described. FIG. 1 is a schematic diagram illustrating a configuration of an
The
The mold 3 has a polygonal shape (preferably, a rectangle or a square) as an outer peripheral shape, and a
The
ウエハ2は、例えば、単結晶シリコン基板やSOI(Silicon on Insulator)基板、またはガラス基板である。
The
The
The
The gas supply mechanism 8 supplies gas (gas) to the gap space between the mold 3 and the
The
Although not shown, the
Next, an imprint method by the
In the above-described pressing process, when the mold 3 and the
Here, the difference between the case where the supplied gas has a carbon unsaturated bond and the case where it does not have will be described. The
As described above, in the
As described above, according to the present embodiment, it is possible to provide an imprint method and apparatus that are advantageous in that the resin pattern is prevented from being formed into an unintended shape and the productivity is improved.
(Second Embodiment)
Next, an imprint method and apparatus according to a second embodiment of the present invention will be described. In the first embodiment, as the gas supplied from the gas supply mechanism 8, only a gas having a carbon unsaturated bond is employed. On the other hand, the imprint method and apparatus according to the present embodiment is characterized in that the gas supplied by the gas supply mechanism is obtained by mixing a gas having a carbon unsaturated bond with a mixing gas. In this case, as shown by a dotted line in FIG. 1, the gas supply mechanism of the present embodiment includes, in addition to the configuration of the gas supply mechanism 8 of the first embodiment, a gas having a carbon unsaturated bond, a mixing gas, And a
Here, in this embodiment, it is assumed that, for example, 2-butene (CH 3 CH═CHCH 3 ), which is an olefinic hydrocarbon, is adopted as the gas having a carbon unsaturated bond. Since this olefinic hydrocarbon also has high diffusivity, high solubility, and high reactivity, the filling speed of the
(Third embodiment)
Next, an imprint method and apparatus according to a third embodiment of the present invention will be described. In the second embodiment, nitrogen or helium is exemplified as the mixing gas. However, a gas having no unsaturated bond of carbon may be employed. For example, as a gas having an unsaturated bond of carbon, 2,3,3,3-tetrafluoro-1-propene, which is an HFO, is employed as in the first embodiment. On the other hand, in the present embodiment, for example, 1,1,1,3,3-pentafluoropropane (HFC (hydrofluorocarbon)), which is one of HFCs (hydrofluorocarbons), is used as the mixing gas having no carbon unsaturated bond. CHF 2 CH 2 CF 3 ) can be employed. Since these HFCs also have high solubility and can reduce the viscosity of the resin, as with the HFOs employed in the first embodiment, the filling speed of the
(Product manufacturing method)
A method for manufacturing a device (semiconductor integrated circuit element, liquid crystal display element, etc.) as an article includes a step of forming a pattern on a substrate (wafer, glass plate, film-like substrate) using the above-described imprint apparatus. Furthermore, the manufacturing method may include a step of etching the substrate on which the pattern is formed. In the case of manufacturing other articles such as patterned media (recording media) and optical elements, the manufacturing method may include other processes for processing a substrate on which a pattern is formed instead of etching. The method for manufacturing an article according to the present embodiment is advantageous in at least one of the performance, quality, productivity, and production cost of the article as compared with the conventional method.
As mentioned above, although preferable embodiment of this invention was described, this invention is not limited to these embodiment, A various deformation | transformation and change are possible within the range of the summary.
