(4)前記Al電極またはCu電極上に、めっき処理により、Ni及び/またはPd被膜を形成したことを特徴とする前記(1)〜(3)のいずれかに記載のワイヤボンディング用またはAuスタッドバンプ用電極。

田中電子社製AuワイヤGSB線径25μmに代わり、銅ワイヤ(ヘラウス社製MaxsoftLD線径φ38μm)を用いた下記表1に記載の条件でボンディングを行った以外は、実施例1と同様にボンディングを行い、ボンディング性の評価を行った。
結果を表2に示す。
Example 14
Bonding was performed in the same manner as in Example 1 except that bonding was performed under the conditions described in Table 1 below using a copper wire (Maxsoft LD wire diameter φ38 μm manufactured by Heraus) instead of the Au wire GSB wire diameter 25 μm manufactured by Tanaka Denshi. The bonding property was evaluated.
The results are shown in Table 2.

実施例1において、同様にNi/Pdめっきを行い、酸化防止処理を行わなかったこと以外は同様の処理を行い、実施例1と同様にAuワイヤボンディングを行ったが、ボンディングは出来なかった。

100μm角の大きさを有するAl−Cu電極パッドを有するウエハを用い、その電極上にジンケート処理後、無電解ニッケルめっき(JX金属商事製KG−529、もしくはJX金属商事製KG−535)によりニッケル膜を2μm、無電解パラジウムめっき(JX金属商事製KG−110)によりパラジウム膜を0.010μm形成し、酸化防止剤として上記表面処理剤#2に室温で10秒浸漬した。オージェ分光法により、有機膜の膜厚を測定した結果、10Åであった。
実施例1と同様にボンディングを行い、ボンディング性の評価を行った。
結果を表2に示す。
Example 15
Using a wafer having an Al—Cu electrode pad having a size of 100 μm square, after the zincate treatment on the electrode, nickel is applied by electroless nickel plating (KG-529 made by JX Metals Corporation or KG-535 made by JX Metals Corporation). The film was formed to a thickness of 2 μm and electroless palladium plating (KG-110 manufactured by JX Metals Corporation) to form a palladium film of 0.010 μm, and immersed in the surface treatment agent # 2 as an antioxidant at room temperature for 10 seconds. As a result of measuring the film thickness of the organic film by Auger spectroscopy, it was 10 mm.
Bonding was performed in the same manner as in Example 1, and the bonding property was evaluated.
The results are shown in Table 2.
実施例16

結果を表2に示す。
Example 17

In the same manner as in Example 14, bonding was performed by using a copper wire (Maxsoft LD wire diameter φ38 μm manufactured by Heraus) using a semi-auto wire bonder HB16 manufactured by TPT under the conditions described in Table 1 below.
The results are shown in Table 2.

実施例17において、同様にNi/Pdめっきを行い、酸化防止処理を行わなかったこと以外は同様の処理を行い、実施例17と同様にCuワイヤボンディングを行ったが、ボンディングは出来なかった。

実施例17において、Al電極上に酸化防止剤#1を用いて酸化防止処理を行った以外は実施例17と同様の処理を行い、Cuワイヤボンディングを行ったが、ボンディングは出来なかった。
