前記第1導電型のベース層上に設けられ、前記第1導電型のベース層よりも高い不純物
濃度を有する第1導電型のバリア層と、
前記バリア層に隣接して設けられた第2導電型の拡散層と、
前記バリア層上に設けられた第2導電型のベース層と、
前記バリア層、前記拡散層、及び前記第2導電型のベース層に接し、底部が前記バリア
層及び前記拡散層に位置するように設けられたトレンチと、
前記トレンチ内に絶縁膜を介して設けられた第1の導電体層と、
前記第1導電型のベース層に電気的に接続された第1の電極と、
前記第2導電型のベース層に電気的に接続された第2の電極と、
を有する半導体装置。 A base layer of a first conductivity type;
A first conductivity type barrier layer provided on the first conductivity type base layer and having an impurity concentration higher than that of the first conductivity type base layer;
A diffusion layer of a second conductivity type provided adjacent to the barrier layer;
A second conductivity type base layer provided on the barrier layer;
A trench provided in contact with the barrier layer, the diffusion layer, and the base layer of the second conductivity type so that a bottom portion is positioned in the barrier layer and the diffusion layer;
A first conductor layer provided in the trench via an insulating film;
A first electrode electrically connected to the base layer of the first conductivity type;
A second electrode electrically connected to the second conductivity type base layer;
A semiconductor device.
