Abstract
【解決手段】本発明の一実施例は、支持部材と、該支持部材上に配置され、第1半導体層、第2半導体層及び前記第1及び第2半導体層の間における活性層を有する発光構造物とを備え、前記支持部材は、前記活性層から放出された光を、異なる波長の光に変換(励起)するメタルイオンを含む発光素子である。

Description
発光素子アレイ420は、発光素子(図示せず)及び発光素子が配置されたボディーを含む発光素子パッケージ424と、基板422とを含むことができる。
実施例で、発光素子は、図1に示す発光素子100でよく、これに限定されない。
ただし、図13で説明した部分についての重複説明は省略する。
特に、発光素子パッケージ522は、伝導性物質で形成され、多数のホールを含むフィルムを発光面に備えることによって、レンズを省略することができ、発光素子パッケージのスリム化が得られ、かつ光取り出し効率を向上させることができる。その結果、より薄型化したバックライトユニット570を得ることが可能になる。
Claims (15)
- 支持部材と、
前記支持部材上に配置され、第1及び第2領域を有する第1半導体層、前記第2領域上に配置された第2半導体層、及び前記第1及び第2半導体層の間に配置された活性層を有する発光構造物と
を備え、
前記支持部材は、前記活性層から放出された光を、異なる波長の光に変換(励起)するメタルイオンを含む、発光素子。 - 前記支持部材は、
前記発光構造物と隣接している第1面と、
前記第1面に対向する第2面と
を有し、
前記メタルイオンは、
前記第1及び第2面のいずれか一面の表面に配置されたり、または前記第1及び第2面の間に注入されている、請求項1に記載の発光素子。 - 前記メタルイオンは、
前記活性層から放出された光を第1波長の光に変換する第1メタルイオンと、
前記活性層から放出された光及び前記第1波長の光の少なくとも一方を第2波長の光に変換する第2メタルイオンと
を含む、請求項1に記載の発光素子。 - 前記第1及び第2メタルイオンは、互いに混合されて一つの層を形成したり、または互いに異なる層を形成して積層されている、請求項3に記載の発光素子。
- 前記メタルイオンは、バナジウム、クロム、チタン及びアイロンの少なくとも一つを含む、請求項1または2に記載の発光素子。
- 前記支持部材は、アルミニウム(Al)を含み、
前記メタルイオンの含量は、前記アルミニウムの含量対比0.01%〜0.1%である、請求項1に記載の発光素子。 - 前記第1半導体層上に第1電極、前記第2半導体層上に第2電極を有する、請求項1に記載の発光素子。
- 前記第1及び第2電極の少なくとも一方は、単一層または複数層で形成されている、請求項7に記載の発光素子。
- 前記第2半導体層上に透光性電極層を有し、
前記透光性電極層は、
ITO、IZO(In−ZnO)、GZO(Ga−ZnO)、AZO(Al−ZnO)、AGZO(Al−GaZnO)、IGZO(In−GaZnO)、IrOx、RuOx、RuOx/ITO、Ni/IrOx/Au、及びNi/IrOx/Au/ITOの少なくとも一つを含む、請求項1に記載の発光素子。 - 前記第2半導体層上に反射電極層を有し、
前記反射電極層は、
アルミニウム(Al)、銀(Ag)、及び銅(Cu)の少なくとも一つを含む、請求項1に記載の発光素子。 - 前記第2電極は、
前記第2半導体層、前記透光性電極層または前記反射電極層に接している、請求項7、9または10に記載の発光素子。 - 前記第2半導体層または前記透光性電極層上に、若しくは前記第2半導体層と前記反射電極層との間に光変換層を有する、請求項9または10に記載の発光素子。
- 前記光変換層は、蛍光体を含んでいる、請求項12に記載の発光素子。
- 前記活性層は、
互いに異なるエネルギーバンドギャップを有する少なくとも一つの井戸層及び障壁層を有し、
前記第2半導体層に隣接した井戸層または障壁層のエネルギーバンドギャップは、前記第1半導体層に隣接した井戸層または障壁層のエネルギーバンドギャップよりも大きい、請求項1に記載の発光素子。 - 請求項1乃至14のいずれかに記載の発光素子を備える照明システム。
