C=ε(A/d)
と表現することができる。p型半導体を用いる場合、ゲート電圧が負電圧から正電圧に増加する際に、その孔は絶縁体/半導体の界面から押しのけられ、多数の不動の陰イオンを残す。これは間隙を効果的に増加させ、それ故、合計の正味の静電容量は減少される。その静電容量は最終的に最小値に達する。電圧を追加的に増加させても、空乏領域の大きさは増加しない。ゲート電圧のさらなる増加は反転を創出し、そこで、大量の電子が界面に引き付けられ、結果として、その実効静電容量はCiの値に戻る。しかしながら、このことは低周波数(100Hz未満)領域でのみ起こる。典型的な高周波数条件では、その正味の静電容量は、反転層内の少数担体の発生−再結合率に関連するAC場にその電荷が素早く反応することができないので、図5で示されるようにCminであると測定される。
Claims (20)
- アンテナ回路と、
前記アンテナ回路に電気的に連結された非線形構成部であって、前記非線形構成部は、絶縁破壊電圧の閾値を下回る電圧に対しては非線形静電容量を示し、前記絶縁破壊電圧の閾値を上回る電圧に対しては線形静電容量を示す非線形構成部と、
を備える電子物品監視(「EAS」)タグ。 - 前記非線形構成部が金属酸化物半導体(「MOS」)機器である、請求項1に記載の電子物品監視(「EAS」)タグ。
- 前記アンテナ回路が双極子アンテナを含む、請求項1に記載の電子物品監視(「EAS」)タグ。
- 前記アンテナ回路が第1部分と第2部分を含み、前記非線形構成部が、前記アンテナ回路の前記第1部分と前記アンテナ回路の前記第2部分との間に配置される、請求項1に記載の電子物品監視(「EAS」)タグ。
- 前記MOS機器への所定電圧の印加が前記MOS機器の絶縁破壊をもたらし、それによって、EAS問い合わせシステムによりEASタグを検出不能にする、請求項2に記載の電子物品監視(「EAS」)タグ。
- 前記MOS機器が絶縁体層を含み、前記MOS機器への前記所定電圧の印加が前記絶縁体層の絶縁破壊をもたらす、請求項5に記載の電子物品監視(「EAS」)タグ。
- 前記MOS機器に電気的に連結された漸増回路をさらに備え、前記漸増回路が前記MOS機器に印加される前記電圧を増加させる、請求項5に記載の電子物品監視(「EAS」)タグ。
- 前記漸増回路が所定電圧で作動するスイッチを含み、前記増加した電圧を前記MOS機器に利用可能にする、請求項7に記載の電子物品監視(「EAS」)タグ。
- 前記EASタグが、高周波信号と低周波信号の組み合わせによって変調された混合タグである、請求項1に記載の電子物品監視(「EAS」)タグ。

前記EASタグに接触することなく、前記EASタグを不活性化させるように適合された不活性化機器と、
を備える、EASタグの不活性化システム。 - 前記非線形構成部が金属酸化物半導体(「MOS」)機器である、請求項10に記載のシステム。
- 前記アンテナ回路が双極子アンテナを含む、請求項10に記載のシステム。
- 前記アンテナ回路が第1部分と第2部分を含み、前記非線形構成部が、前記アンテナ回路の前記第1部分と前記アンテナ回路の前記第2部分との間に配置される、請求項10に記載のシステム。
- 前記不活性化機器が、前記MOSの両端に所定電圧を印加して前記MOS機器の絶縁破壊をもたらし、それによって、EAS問い合わせシステムによりEASタグを検出不能にする、請求項11に記載のシステム。

前記非線形構成部の両端に電圧を誘起することであって、前記誘起した電圧は、前記非線形構成部を絶縁破壊するために前記絶縁破壊の閾値より大きいことと、
を含む方法。 - 前記非線形構成部が金属酸化物半導体(「MOS」)機器である、請求項19に記載の方法。
