Abstract
Description
The present invention relates to an exposure apparatus and a device manufacturing method using the same.
In a lithography process, which is a manufacturing process for semiconductor devices, liquid crystal display devices, and the like, an exposure apparatus applies a pattern of an original (reticle or mask) to a photosensitive substrate (a wafer having a resist layer formed on the surface) via a projection optical system. Or a glass plate). For example, in a projection exposure apparatus used in the manufacture of semiconductor devices, as the resolution of the projection pattern is improved, high precision is achieved even when relatively aligning the reticle and wafer on the respective stages. Is required. Specifically, a projection optical system having a high resolving power is required due to the demand for miniaturization and high integration of semiconductor device patterns. The depth of focus is becoming shallow due to the increase in NA of this projection optical system. . Therefore, the projection exposure apparatus is required to match the wafer surface with the best imaging surface (best focus surface) of the projection optical system with high accuracy.
However, the best focus surface is caused by a change in temperature around the projection optical system, a change in atmospheric pressure, a temperature increase due to irradiation light incident on the projection optical system, or a temperature increase due to heat generation of the entire apparatus including the projection optical system. May vary. Therefore, it is necessary to correct the in-focus position as appropriate in order to maintain a high resolving power. As this correction means, for example, there is a TTL autofocus that uses a light beam via a projection optical system.
However, the method for detecting a focus position by TTL autofocus as shown in
SUMMARY OF THE INVENTION An object of the present invention is to provide an exposure apparatus that is advantageous in terms of the short time required for aligning an original plate holder and a substrate holder.
In order to solve the above-described problems, the present invention provides an exposure apparatus that exposes a substrate through an original and a projection optical system, and holds the original, is orthogonal to the optical axis of the projection optical system, and is orthogonal to each other. The length of the first mark in the second direction or the length of the third mark in the second direction is greater than the other so that the positioning can be performed based on the output of the detection unit. One of the lengths of the second marks in the first direction and the lengths of the fourth marks in the first direction is larger than the other, and all the lengths are the object plane or image of the projection optical system. It is the length in any one of the surfaces.
According to the present invention, for example, it is possible to provide an exposure apparatus that is advantageous in terms of a short time required for alignment between an original holding unit and a substrate holding unit.
Hereinafter, embodiments for carrying out the present invention will be described with reference to the drawings.
First, the configuration of an exposure apparatus according to an embodiment of the present invention will be described. FIG. 1 is a schematic diagram showing a configuration of an
The
The

The control system 8 is composed of, for example, a computer and is connected to each component of the
Next, the shapes of the original-
L1Y≧L2Y+2×DY (1)
L1X≧L2X+2×DX (2)
In contrast, FIGS. 4A and 4B are plan views showing the original-
L1 Y ≧ L2 Y + 2 × D Y (1)
L1 X ≧ L2 X + 2 × D X (2)
Next, the lengths L1 Y and L1 X of the opening slits of the V mark M1 V and the H mark M1 H in the original-
Next, correction of the focus position by TTL autofocus using the original-
Conventionally, alignment of the focusing
Here, as in the conventional example shown in FIGS. 3A and 3B, each of the marks M1 V ′ and M2 V ′ (or the original
FIG. 7 is a cross-sectional view showing the positional relationship between the original stage, the projection optical system, and the substrate stage viewed from the X-axis direction, and the state of light incident on the
First, in FIG. 7 (a), the driving in the Y-axis direction of the
In contrast, in the original-
FIG. 8 shows the positional relationship between the
First, in FIG. 8A, the length in the longitudinal direction of the opening of the V mark M1 V constituting the original-
Next, a procedure for correcting the in-focus position by the
Next, the control system 8 executes mark alignment driving for moving the
Next, the control system 8 sets the V mark M1 V , M2 V , and the H mark M1 H with the original

Conventionally, in each alignment measurement in the X-axis and Y-axis directions, which is a preparation process for in-focus position measurement, a process of driving and measuring the
As described above, according to the present embodiment, it is possible to reduce the time required for alignment measurement and further reduce the time required for in-focus position measurement. That is, since the time required for the entire correction of the in-focus position can be shortened, an exposure apparatus that is advantageous in terms of productivity can be provided.
