[ずり粘度]
硬化前の半導体用接着フィルムのずり粘度を以下のようにして評価した。
半導体用接着フィルムの接着剤組成物層が対向するように硬化前の半導体用接着フィルムを二枚重ねにした。支持フィルムを剥がした後、平行平板プレート法によるずり弾性率の測定装置、TAインスツルメンツ製ARESを用いて、ひずみ量1.0(%)、剪断速度0.1(s−1)、120℃一定の条件で20分測定し、120℃20分後のずり粘度を測定し、下記評価基準に従って評価した。
〜評価基準〜
−×:ずり粘度が10000Pa・s未満であった。
○:ずり粘度が10000Pa・s以上100000Pa・s以下であった。
+×:ずり粘度が100000Pa・sを超えた。

[吸湿耐熱性]
半導体接着フィルムから支持フィルムを剥がし、接着剤組成物層の両面にポリイミドフィルム(ユーピレックスS、厚さ50μm)を積層し、170℃で5時間の加熱処理により接着層を硬化した試験片を作製した。この試験片を85℃相対湿度85%の環境に48時間放置した後、10mm角に切断した後、260℃のホットプレート上に乗せて、膨れや発泡を目視により観察し、下記評価基準に従って評価した。
〜評価基準〜
×:ホットプレート上に乗せて1分以内に膨れや発泡が生じた。
○:ホットプレート上に乗せて1分を超えても膨れや発泡が生じなかった。
