これらの試験結果から、AlNからなるセラミックス基板においては、接合時に金属板とセラミックス基板との界面に存在するCu厚さを2.5μm以下とすることが好ましいことが確認された。

同様に、厚さ0.6mmの4Nアルミニウムからなる金属板の片面に、真空蒸着によってCuを固着させ、この金属板を40mm角で厚さ0.32mmのSi3N4からなるセラミックス基板の両面に、両方の金属板の蒸着側をSi3N4側になるようにそれぞれ積層し、積層方向に圧力1〜5kg/cm2で加圧した状態で真空炉(真空度10−3Pa〜10−5Pa)で加熱し、セラミックス基板と回路層及び金属層とを備えたパワーモジュール用基板を製出した。
ここで、真空蒸着によるCuの固着量(Cu厚さ)を、0.1μm、0.5μm、1.0μm、2.0μm、3.0μmの5水準とし、加熱温度を610℃、630℃、650℃の3水準とし、計30種類のパワーモジュール用基板を成形した。

この試験片を、−40℃−105℃の熱サイクルを3000回負荷し、セラミックス基板の割れの有無を確認した。なお、同一水準のパワーモジュール用基板をそれぞれ 2個ずつ試験に供した。この結果を図11に示す。なお、図11において、全ての試験片でセラミックス基板の割れが発生しなかったものを○、セラミックス基板の割れが一つでも認められたものを△、全ての試験片でセラミックス基板の割れが発生したものを×とした。

また、図12に示すように、加熱温度が高いほど接合信頼性が向上する傾向が認められる。また、Cu厚さが2μm程度の場合には、加熱温度が低温でも接合信頼性が向上していることが確認される。
これらの試験結果から、Si3N4からなるセラミックス基板においては、接合時に金属板とセラミックス基板との界面に存在するCu厚さを0.15μm以上3μm以下とすることが好ましいことが確認された。

次に、図10、図12において、熱サイクルを3000回負荷後の接合面積比率が70%未満であった試験片(Cu厚さ0.1μm、接合温度650℃)を比較例1−4とし、熱サイクルを3000回負荷後の接合面積比率が85%以上であった試験片(Cu厚さ1.0μm、接合温度650℃)を本発明例1−4とし、これら比較例1−4及び本発明例1−4について、熱サイクル負荷前の状態で接合界面を透過電子顕微鏡(日本電子製:JEM−2010F)を用いて観察した。この接合界面のCu濃度(Cu質量比)を、エネルギー分散型X線分析法(EDS)で分析した。また、金属板のうち接合界面から5nm離間した位置のCu濃度(Cu質量比)を、エネルギー分散型X線分析法(EDS)で分析した。なお、エネルギー分散型X線分析法による分析値は、日本電子製の電子顕微鏡JEM−2010Fに搭載したサーモフィッシャーサイエンティフィック株式会社製のエネルギー分散型蛍光X線元素分析装置NORAN System7を用いて加速電圧200kVで行った。結果を表1に示す。
